近年、機器のデジタル化に伴い、バイポーラtCの中で
デジタル用IC1とりわけ、トランジスタ・トランジス
タ・ロジック(以下、TTLと略す)の需要が急増して

以上のように構成されたショットキーバリアダイオード
について以下その動作について説明する。バリアメタル
1がなくメタルシリサイド3上に、直接、アルミニウム

アルミニウムがメタルシリサイド3を突き抜ける現蒙を
誘起してしまう。この現象を防止するためにアルミニウ
ム配線4とメタルシリサイド3との間にバリアメタル1
の層を形成している。バリアメタル2は通常タングステ
ンとチタンの混合物を使用しており、耐侵食性に優れ、
自己拡散速度が遅いという性質を持っており、アルミニ
