BACKGROUND OF THE INVENTION
The present invention relates to a method for forming a graphite nanofiber thin film by a thermal CVD method, and in particular, a substrate on which a metal thin film having a two-layer structure is formed as an underlayer, or a substrate obtained by heat-treating the substrate on which the underlayer is formed. And a method of forming a graphite nanofiber thin film by a thermal CVD method. This method can be used to fabricate an electroluminescent device used in place of a flat display (field emission display) or a CRT electron tube.
[0002]
[Prior art]
Conventionally, a cold cathode source, which is an electron emission source that emits electrons without heating, has been proposed in which a conical cathode tip (a tip made of W, Mo, Si, etc.) is formed on an electrode substrate. Yes. In the case of this cathode chip, for example, an emitter manufactured using a Mo chip and used for a display can only be driven by an electric field of 100 V / μm at present.
[0003]
As described above, Si, Mo, and the like have been studied as cathode materials, but in recent years, the use of carbon nanotubes as cathode materials has been studied. The carbon nanotube is a graphite fiber having a multi-structured structure in which the inside of a spiral structure having a carbon 6-membered ring as a main structure has a hollow cylindrical shape and the cylinders are arranged in an extremely fine concentric shape. This carbon nanotube is superior to other metal materials in performances such as electron emission characteristics, heat resistance, and chemical stability. Carbon nanotubes are usually produced by an arc discharge method, a laser evaporation method, a plasma CVD method, or the like.
[0004]
The inventors of the present invention have made extensive research and development on cathode materials having high electron emission density and low field electron emission performance. The process of forming a film by a thermal CVD method using a carbon-containing gas and hydrogen gas. Thus, a graphite nanofiber having a structure that has not been reported so far has been found, and since this graphite nanofiber has excellent electron emission characteristics, on February 4, 2000 and March 28, 2000, respectively, Patent applications were filed as Application Nos. 2000-28001 and 2000-89468. Unlike the carbon nanotube, the graphite nanofiber is a solid in which graphene sheets are cut into small pieces and laminated, for example, has a cylindrical structure in which crystals having a frustoconical shape are laminated, There is a through gap in the center, which is hollow or filled with amorphous carbon. The obtained graphite nanofiber has a diameter of 10 nm to 600 nm. Those having a diameter of less than 10 nm have not been synthesized so far, and those having a diameter of more than 600 nm have poor electron emission performance. Such graphite nanofibers are useful as cathode materials having excellent electron emission characteristics such as high electron emission characteristics and low field electron emission performance.
[0005]
[Problems to be solved by the invention]
However, when the conventional carbon nanotubes as described above are to be used as a cold cathode source (electron emission source), the electron emission from the carbon nanotubes occurs from the tip or the defect portion, so that it is like a CRT electron source. As an electron emission source that requires a high current density, there is a problem that it cannot be applied so far.
[0006]
The inventors of the present invention have a technique related to the formation of a graphite nanofiber thin film by a thermal CVD method as described above, because it is difficult to efficiently form a graphite nanofiber thin film at a predetermined location on a substrate to be processed. A method has been found that allows a graphite nanofiber thin film to be selectively formed at a predetermined location, but when this formation method is carried out, the adhesion between the metal thin film of the underlayer that forms the graphite nanofiber thin film and the substrate is low. Slightly inferior, the metal thin film may peel off from the substrate.
[0007]
The present invention solves the above-mentioned problems, and forms a graphite nanofiber thin film that can be a carbon-based electron emission source as a cathode material that can achieve high electron emission density and low field electron emission performance. An object of the present invention is to improve the adhesion between the metal thin film of the base layer and the substrate.
[0008]
[Means for Solving the Problems]
In the method of forming a graphite nanofiber thin film of the present invention, a non-catalytic metal thin film is formed in a predetermined pattern as a base layer on a glass substrate or Si substrate, and then Fe, Co or these are formed on the non-catalytic metal pattern. A substrate on which a catalytic metal thin film of an alloy containing at least one of the above metals is formed in a predetermined pattern is a substrate to be processed, and a carbon-containing gas and a hydrogen gas are used on the substrate to be processed by a thermal CVD method. It consists of growing the graphite nanofibers uniformly only on the pattern portion, whereby the adhesion of the underlying layer to the substrate can be improved. Non-catalytic metal means a metal that cannot form a graphite nanofiber thin film on the metal. Catalytic metal means a metal that can form a graphite nanofiber on the metal. means.
[0009]
In the method for forming a graphite nanofiber thin film of the present invention, a non-catalytic metal thin film is formed in a predetermined pattern as a base layer on a glass substrate or Si substrate, and then Fe, Co is formed on the non-catalytic metal pattern. Alternatively, a substrate on which a catalyst metal thin film of an alloy containing at least one of these metals is formed in a predetermined pattern is used as a substrate to be processed, and the substrate to be processed placed in a vacuum chamber evacuated is used as an infrared lamp. Then, carbon-containing gas and hydrogen gas are introduced into the vacuum chamber, the pressure in the vacuum chamber is maintained at about 1 atm, and graphite nanofibers are applied only to the pattern portion on the substrate to be processed by thermal CVD. It consists of growing uniformly.
[0010]
It is preferable that the substrate to be processed is heat-treated under vacuum after the formation of the base layer having a two-layer structure of the catalyst metal and the non-catalyst metal and before performing the thermal CVD method. The temperature at which this heat treatment is performed is preferably 400 ° C. or higher and lower than the heat resistant temperature of the substrate. When the heat treatment temperature is less than 400 ° C., alloying at the interface between the catalytic metal and the non-catalytic metal in the underlayer does not occur, and the adhesion of the underlayer to the substrate does not improve. Further, there is a problem that the substrate is deformed when the heat resistance temperature of the substrate is exceeded.
[0011]
The mixing ratio of the carbon-containing gas and the hydrogen gas is preferably carbon-containing gas / hydrogen gas = 0.1 to 10 on a volume basis. If the mixing ratio is less than 0.1, it is difficult to efficiently form a graphite nanofiber thin film, and if it exceeds 10, the concentration of the carbon-containing gas is too high to control the formation process of the graphite nanofiber thin film. There is a problem that is practically difficult. Hydrogen gas is used for dilution and catalysis in a gas phase reaction.
[0012]
The temperature at which the thermal CVD method is performed is preferably 450 to 650 ° C. If it is lower than 450 ° C., the carbon-containing gas as the raw material gas is hardly decomposed, so that there is a problem that the growth rate of the graphite nanofiber becomes extremely slow and is not economical. Also, the higher the temperature, the faster the growth rate. However, when the temperature exceeds 650 ° C., there is a problem that it is substantially difficult to control the formation process of the graphite nanofiber thin film.
[0013]
As the carbon-containing gas, for example, a carbon-containing gas such as carbon monoxide, carbon dioxide, or a lower hydrocarbon such as methane can be used, and carbon monoxide or carbon dioxide is preferable.
[0014]
In addition, after the metal thin film of the underlayer is formed in a predetermined pattern, the surface of the catalyst metal thin film of the underlayer is etched by a wet etching method or the like to roughen the surface state, and then heat-treated under vacuum if desired. It is preferable to perform the thermal CVD method after performing the step, which makes the growth of the graphite nanofibers extremely good.
[0015]
DETAILED DESCRIPTION OF THE INVENTION
According to the method of the present invention, as described above, the graphite nanofiber thin film is formed by forming a non-catalytic metal thin film such as Ni, Cu or the like in a predetermined pattern as an underlayer, and then the non-catalytic metal. A glass substrate or Si substrate on which a metal thin film of Fe, Co, or an alloy containing at least one of these metals is formed in a predetermined pattern on a pattern is used, and this is heat-treated under vacuum at a predetermined temperature as desired. Then, by using a CVD method, for example, a carbon-containing gas such as carbon monoxide, carbon dioxide, etc. and hydrogen gas are used to grow graphite nanofibers only on the metal thin film pattern of the underlayer. Is done. Adhesion between the underlayer and the substrate is improved by forming the underlayer in a two-layer structure, and alloying occurs at the interface between the catalytic metal thin film and the non-catalytic metal thin film due to the heat treatment. Adhesion is improved, and adhesion between the underlayer and the substrate is further improved.
[0016]
The method for forming the metal thin film pattern underlayer on the substrate to be processed is not particularly limited. For example, the sputtering method, the CVD method, the vapor deposition method (for example, the EB vapor deposition method) or the like is used. This can be done by forming and adhering a pattern to a predetermined location. Alternatively, a substrate in which the metal thin film pattern is applied to a predetermined portion of the substrate surface by a photolithography process performed by applying a known photosensitive resin liquid on the substrate surface, by a printing process, or by a plating process or the like. As a result, graphite nanofibers may be uniformly grown by thermal CVD as described above at the locations where the metal thin film has been applied. The shape of the pattern is not particularly limited, and may be a straight line, a curve, a dotted line, or any other arbitrary shape.
[0017]
In the method for forming a graphite nanofiber thin film according to the present invention, first, a substrate holder on which a substrate to be processed having a metal thin film pattern as described above is mounted in a vacuum chamber of a thermal CVD apparatus having an infrared lamp. The chamber is placed above and the inside of the chamber is usually evacuated to 0.1 to 0.01 Torr. If desired, a plurality of infrared lamps provided opposite to the substrate to be processed are energized in the upper part of the vacuum chamber and heat-treated under vacuum at a temperature not lower than 400 ° C. and not higher than the heat resistance temperature of the substrate for 1 to 30 minutes. Thereafter, a mixed gas of carbon-containing gas and hydrogen gas is introduced into the chamber at a predetermined volume ratio, preferably carbon-containing gas / hydrogen gas = 0.1 to 10, and gas replacement is performed. At this time, the substrate is heated using the infrared lamp, and the graphite nanofiber thin film is grown only uniformly on the metal thin film pattern on the substrate, preferably at a temperature of 450 ° C. to 650 ° C. Form. The graphite nanofiber thus obtained has a diameter of about 10 to 100 nm. If the mixed gas is preheated before being introduced into the vacuum chamber, the temperature can be raised to the film forming temperature in a short time, and the film forming speed is adjusted by providing such a heating means. You can also.
[0018]
In the case of the graphite nanofiber obtained as described above, it is possible to improve the field electron emission characteristics from the carbon-based electron emission source. In other words, it is possible to emit electrons with a sufficiently high current density to the extent that it can be used for a CRT electron source with a low applied voltage similar to that of conventional carbon nanotubes.
[0019]
The thermal CVD apparatus for carrying out the method of forming a graphite nanofiber thin film of the present invention is not particularly limited. For example, an apparatus having a configuration as shown in FIGS. 1 and 2 of the attached drawings is used. Can do.
[0020]
One example of a thermal CVD apparatus used for carrying out the method of the present invention is an apparatus described in Japanese Patent Application No. 2000-89468. As shown in FIG. 1, this apparatus introduces a raw material gas together with hydrogen gas into a stainless

The characteristics of the electron emission source comprising the graphite nanofiber thin film thus obtained were measured. When the applied electric field reached 1 V / μm, the start of electron emission was confirmed, and then the electrons were increased as the applied electric field was increased. According to the method of the present invention, a graphite nanofiber thin film is formed on a glass substrate or Si substrate having a base layer composed of a two-layer structure of a non-catalytic metal and a catalytic metal by performing a thermal CVD method. Thus, adhesion between the underlayer and the substrate is improved. In addition, when heat treatment under vacuum is performed on the substrate provided with the two-layer underlayer before the thermal CVD method, alloying occurs at the interface between the catalytic metal and the non-catalytic metal, and the The adhesion between the underlayer and the substrate is improved. Therefore, by utilizing this method, a carbon-based electron emission source (cold cathode source) that can achieve high electron emission density and low field electron emission performance can be produced and provided. It is also possible to provide a display element that has a system electron emission source and enables light emission of a desired portion of a light emitter.
