本発明は、金属材料から成り得る基板上にグラファイト・ナノ・ファイバーを形成する方法及び装置に関するものであり、この方法及び装置は平面ディスプレー (電界放出型ディスプレー) やCRTの電子管球の代りに使用される電子発光素予を製作するのに利用され得る。

【従来の技術】
この種の従来技術の装置としては添付図面の図2に示すようなカーボンナノチューブ成膜装置が知られている。図2に示す成膜装置は、直径約300mmの成膜室を構成しているステンレス製の真空チャンバー1を有し、この真空チャンバー1内に試料ホルダー2が配置され、試料ホルダー2上に導電性の材質で製作された例えばφ200mmの大きさの試料基板3が装着される。また真空チャンバー1内において、試料ホルダー2に対向した位置には上部加熱ヒーター4が配置され、このヒーター4は格子(メッシュ)状の形状をなし、試料ホルダー2上方に空間を隔てて取り付けられている。真空チャンバー1は仕切バルブ5を介して油回転ポンプ6に接続されている。また真空チャンバー1にはダイヤフラム真空計7が取り付けられている。

さらに、真空チャンバー1にはガス供給系8が接続されている。このガス供給系8は、仕切バルブ9a、ガス流量調節器9b、圧力調整器9c及びメタンガスボンベ9dを直列に接続した原料ガス供給系と、仕切バルブ10a、ガス流量調節器10b、圧力調整器10c及び水素ガスボンべ10dを直列に接続した水素ガス供給系とを並列に備え、仕切バルブ9a、10aと真空チャンバー1との間で合流している。

このような構成の装置の動作において、油回転ポンプ6を作動し、仕切パルブ5を開放状態にして成膜室を真空排気する。ピラニー真空計7で成膜室内の圧力を測定し、成膜室の圧力が〜10-2Torr程度になったところで、原料(メタン)ガスボンベ9dとガスボンベ10dの元栓を開いて、圧力調整器9c、10cにより約1気圧(絶対圧力)に調整し、仕切バルブ9a、10aを開き、ガス流量調節器9b、10bによりメタンガス約20sccm、水素約200sccm程度ガスを成膜室へ流す。この状態において、仕切バルブ5のノブを調節して開放の度合いを変化させることによって成膜室がほぼ大気圧 (760Torr) となるように設定する。さらに加熱ヒーター4を付勢してメタンガスと水素の混合ガスが加熱ヒーター3のメッシュ上に流れ込ませることにより水素及びメタンが加熱されながら基板ホルダー2上の試料基板3上に達する。この時にメタンが解離し、試料基板3上にカーボン膜が成膜される。

【発明が解決しようとする課題】
このような従来のカーボン成膜装置では、基板上にカーボンナノチューブは成膜できるが、グラファイト・ナノ・ファイバーは成膜できない。
カーボンの六角形状の結晶が蜂の巣に成長した膜が丸く閉じて形成され従って内部が空洞になっているカーボンナノチューブと違って、グラファイト・ナノ・ファイバーは六角形状の結晶の膜が小さな断片に切れて積層した中実であり、主として常圧での基板の加熱の問題で基板が小さい場合にはファイバー成膜ができても、例えば200mm×200mmのような大きな基板では困難である。

そこで、本発明は、比較的大きな基板において均一にグラファイト・ナノ・フアイバーを成膜できる方法及び装置を提供することを目的としている。

【課題を解決するための手段】
上記の目的を達成するために、本発明の第1の発明によるグラファイト・ナノ・ファイバー成膜方法は、 予め所定のレベルまで排気した真空チャンバー内に配置した基板ホルダー上の試料基板を赤外線ランプで加熱し、原料ガス及び水素ガスの混合ガスの流量を調整して真空チャンバー内へ導入し、原料ガスが赤外線ランプで加熱されることなく試料基板に到達するようにし、真空チャンバー内の圧力を約1気圧に維持して試料基板上に均一にグラファイト・ナノ・ファイバーを成膜することから成る。

本発明の方法においては、赤外線ランプによる加熱に加えて、基板ホルダーに組込んだヒーターで基板を加熱する段階を含み得る。そして試料基板は好ましくは600℃〜650℃に加熱され得る。
また、好ましくは、原料ガスとして一酸化炭素が用いられ得る。
本発明の方法においては、Ni、Fe、Co又はこれらの金属の少なくとも2種類からなる金属から成る試料基板が用いられ得る。

本発明の第2の発明によれば、真空チャンバー内に水素ガスと共に原料ガスを導入し、基板ホルダーに装着した基板上にグラファイト・ナノ・ファイバーの薄膜を形成する装置において、基板ホルダーに対向した真空チャンバーの壁に赤外線透過窓部を設け、この赤外線透過窓部の外側に、基板加熱用の赤外線ヒーターを設け、真空チャンバー内をほぼ大気圧にして赤外線ヒーターにより基板を加熱した状態でグラファイト・ナノ・ファイバーを基板上に成膜するように構成したことを特徴としている。

本発明による装置においては、真空チャンバーの外側に真空チャンバーを冷却する冷却手段が設けられ、真空チャンバーの内壁は絶縁体で被覆され得る。
好ましくは、基板ホルダーに対向した真空チャンバーの壁に設けた赤外線透過窓部は、耐熱ガラスで構成され得る。
また基板は、Ni、Fe、Co又はこれらの金属の少なくとも2種類からなる金属で構成され得る。
更に好ましくは、基板を保持する基板ホルダーには抵抗加熱式ヒーターが設けられ得る。

【発明の実施の形態】
以下、添付図面の図1を参照して本発明の実施の形態について説明する。
図1に示すグラファイト・ナノ・ファイバー成膜装置は、成膜室を構成しているステンレス製の真空チャンバー11を有し、この真空チャンバー11内に試料ホルダー12が配置され、試料ホルダー12上に導電性の材質で製作された例えばφ200mmの大きさの試料基板13が装着される。基板13の材料としては、Ni、Fe、Co又はこれらの金属の少なくとも2種類から成る金属が用いられ得る。試料ホルダー12には、抵抗加熱式ヒーター14が組込まれている。真空チャンバー11は仕切バルブ15を介して油回転ポンプ16に接続され、真空チャンバー11内を排気できるようにされている。また真空チャンバー11にはダイヤフラム真空計17が取り付けられている。

また、真空チャンバー11にはガス供給系18が接続されている。このガス供給系18は、仕切バルブ19aからガス流量調節器19b及び圧力調整器19cを介して一酸化炭素ガスボンベ19dに連なる原料ガス供給系と、仕切バルブ20aからガス流量調節器20b及び圧力調整器20cを介して水素ガスボンべ20dに連なる水素ガス供給系とを並列に備え、原料ガス供給系と水素ガス供給系は仕切バルブ19a、20aと真空チャンバー11との間で合流している。

さらに、図示装置においては、基板ホルダー12に対向した真空チャンバー11の壁(すなわち上部壁)に赤外線透過窓部21が設けられ、この窓部21は石英のような耐熱ガラスから成り、この赤外線透過窓部21の外側に、基板加熱用の赤外線ランプ22が取り付けられている。また、ステンレス製の真空チャンバー内壁にグラファイト・ナノ・ファイバーを成長させないようにするために、真空チャンバー11の外周には図示したように冷却媒体例えば冷却水を流す冷却管23が配管されている。さらにまた真空チャンバー11の内壁にはアルミナなどの絶縁体24が溶射により被覆されている。

このように構成した図示装置の動作において、油回転ポンプ16を作動すると共に、仕切パルブ15を開放状態にして真空チャンバー11内を真空排気する。そして真空チャンバー11内の圧力をピラニー真空計17で測定し、真空チャンバー11内の圧力を〜10-2Torr程度にまで排気する。この状態で、原料ガスボンベ19dとガスボンベ20dの元栓を開き、圧力調整器19c、20cにより約1気圧(絶対圧力)に調整し、そして仕切バルブ19a、20aを開き、ガス流量調節器19b、20bにより一酸化炭素ガスと水素との混合ガスを約200sccm程度に調節して真空チャンバー11内へ導入する。この状態において、仕切バルブ15を調節して開放の度合いを変化させることによって真空チャンバー11内がほぼ大気圧(760Torr) となるように設定する。この場合、赤外線ランプ22を付勢して基板ホルダー12上の試料基板13を600℃〜650℃に加熱した状態でガスを流し込むようにされるが、一酸化炭素ガスは赤外線ランプ22で加熱されることなく試料基板13に到達するようにされる。それにより、一酸化炭素が試料基板13上に達すると、一酸化炭素の酸素が解離し、試料基板13上にグラファイト・ナノ・ファイバーが成膜される。この状態で、グラファイト・ナノ・ファイバーが均一に成膜されない場合には、基板ホルダー12に組込まれた抵抗加熱式ヒーター14を付勢して基板ホルダー12の全体を均一に加熱することで試料基板13上に均一に20〜100nmのグラファイト・ナノ・ファイバーを成膜することができる。

また試料基板の加熱温度を600℃〜650℃に選定することにより、グラファイト・ナノ・ファイバーの成膜を制御性よく実施することができる。すなわち基板の温度が600℃以下では成膜速度が遅くなり、一方650℃以上では成膜プロセスを制御することが実質的に難しくなる。

【発明の効果】
以上説明してきたように、本発明によるグラファイト・ナノ・ファイバーの成膜方法では、予め所定のレベルまで排気した真空チャンバー内に配置した基板ホルダー上の試料基板を赤外線ランプで加熱し、原料ガス及び水素ガスの混合ガスを約1気圧に調整して真空チャンバー内へ導入し、原料ガスが赤外線ランプで加熱されることなく試料基板に到達するように構成したことより、基板上にグラファイト・ナノ・ファイバーを均一に成膜することができるようになる。
また、本発明の方法において、赤外線ランプによる加熱に加えて、基板ホルダーに組込んだヒーターで基板を加熱するようにすることにより、グラファイト・ナノ・ファイバーの成膜の均一性を高めることができる。

また、本発明によるグラファイト・ナノ・ファイバーの成膜装置においては、基板ホルダーに対向した真空チャンバーの壁に赤外線透過窓部を設け、この赤外線透過窓部の外側に、基板加熱用の赤外線ヒーターを設け、真空チャンバー内をほぼ大気圧にして赤外線ヒーターにより基板を加熱した状態でグラファイト・ナノ・ファイバーを基板上に成膜するように構成したことにより、従来装置では実際上困難であった大きな基板上にグラファイト・ナノ・ファイバーを成膜することができるようになる。
また、基板ホルダーに抵抗加熱式のヒーターを組込み、赤外線ヒーターによる基板の加熱に加えて基板ホルダーを加熱することにより試料基板上に成膜されるグラファイト・ナノ・ファイバーの均一性を高めることができる。
また、真空チャンバーの外側に冷却手段を設け、真空チャンバーの内壁にアルミナ等の絶縁体を被覆した場合には、真空チャンバー内壁にグラファイト・ナノ・ファイバーが付着するのを避けることができ、装置のメンテナンスが容易となる。
