【発明の属する技術分野】
本発明は、電界放出型のフラットパネルディスプレイや、陰極線管、ランプ、電子銃など、電子エミッタ(電子源)を必要とする装置等に用いられる電子放出素子の製造方法に関するものである。この電子放出素子は、具体的には、カーボンナノチューブなどの針状構造を有する冷陰極部材を用いて構成される。本発明は、また、上記のような電子放出素子を用いて構成される画像表示素子に関するものである。

【従来の技術】
カーボンナノチューブは、高いアスペクト比を有し、かつ、その先端部の曲率半径が小さい形状を有しているため、上記先端部に電界が集中しやすく、電子放出素子(電界放出型電子エミッタ)における冷陰極部材(電子放出材料、電子エミッタ材)として適している。具体的には、例えば、束ねた状態のカーボンナノチューブから、64Vという低いターンオン電圧で、400μA/cm2という大きな放出電流密度が得られることが、これまでに報告されている。

上記のようなカーボンナノチューブ等、針状構造の材料を冷陰極部材とする電子放出素子を例えばフラットパネルディスプレイなどに適用するためには、上記冷陰極部材を2次元的に配置する必要がある。このため、カーボンナノチューブを効率的に取り扱い、2次元的に配置して固定する技術、また、効率よく電界を印加して電子を放出させる技術が求められている。

そこで、例えば、de Heer et al. は、Science誌の第270巻、第1179頁(1995)にて、カーボンナノチューブの懸濁液をセラミックフィルタに流し、ろ過して、フィルタの表面上にカーボンナノチューブを配列させ、次に、上記配列したカーボンナノチューブをプラスチックシート上に移すことによって、カーボンナノチューブの2次元アレイを形成する技術を開示し、この方法によって得られたカーボンナノチューブの2次元アレイから電子の電界放出が得られた旨を報告している。

また、特開平10−149760号公報には、電界放出型冷陰極装置における電子エミッタにカーボンナノチューブまたはフラーレンを用いる技術が開示されている。この技術では、支持基板上に複数配設される各電子エミッタは、例えば複数のカーボンナノチューブが、塗布や、圧着、埋め込み等の方法により、支持基板上に倒木が重なり合うような状態で設けられて構成されている。ここで、上記カーボンナノチューブは、例えば、アーク放電によってアノード電極としての炭素を昇華させ、カソード電極上に析出させることによって形成されている。

また、特開平10−12124号公報には、陽極酸化膜に規則正しく配設された細孔中に金属触媒を析出させ、その触媒作用により、カーボンナノチューブを成長させて電子エミッタを形成する技術が開示されている。

【発明が解決しようとする課題】
しかしながら、上記 de Heer et al. が開示している技術では、上記セラミックフィルタによるろ過の際やプラスチックシートへの転写の際に所定の領域だけにカーボンナノチューブを配置することが困難であり、パターン化された領域にカーボンナノチューブが配置された電子エミッタを得ることは困難である。また、カーボンナノチューブの密度の制御が容易ではないため、電子放出特性が、例えば中央部と周辺部となどで不均一になったり、製品ごとにばらついたりしがちであるという問題点を有していた。この問題点は、例えば20型以上のディスプレイを製造する場合など、大きな面積の領域にカーボンナノチューブを配置する場合には特に大きなものとなる。

また、上記特開平10−149760号公報に開示されているように、塗布等によってカーボンナノチューブを配置する方法では、形成されるカーボンナノチューブの方向性を制御することが困難である。このため、大きな放出電流密度を得ることが困難であるうえ、エミッション電流変動も大きくなりがちである。

また、上記特開平10−12124号公報に開示されている方法では、陽極酸化膜および細孔の形成や金属触媒の析出工程を必要とするうえ、金属触媒の触媒作用によってカーボンナノチューブを成長させるために、これらのプロセスに必要な手間や、時間などが多く、必ずしも十分な生産性を有するとは言い難い。

さらに、上記 de Heer.et.al. や、特開平10−149760号公報、特開平10−12124号公報等に開示されている構成では、電子エミッタを構成するカーボンナノチューブは、単に電極基板に接触しているにすぎない。すなわち、両者間の接触は強固なものではなく、接触抵抗が大きくなりがちであるため、電子のやりとりが安定せず、やはり、大きな放出電流密度を得ることや、電流変動を小さくすることが困難であるという問題点を有していた。

なお、本願発明者らは、ポリシランから成る保持部材にカーボンナノチューブを固着させた構造の電子放出素子を検討した。しかしこの構成では、ポリシランの電気抵抗が大きいために、電子が放出されにくくなる。言い換えれば、大量の電子をエミッションさせようとすると、電圧降下が大きくなるために、高い印加電圧が必要となるという問題点があった。

上記のように、従来の電子放出素子においては、例えば2次元的な所定のパターン化された領域に、カーボンナノチューブ等を均一に配置することが困難であったり、配置されるカーボンナノチューブ等の方向性を制御することが困難であるなどのために、低い印加電圧で大きな放出電流密度を得ることが困難であるなどの問題点を有していた。また、電子放出素子の生産性を高めることも困難であるという問題点を有していた。

本発明は、上記の点に鑑み、低い印加電圧で大きな放出電流密度を得ることができる電子放出素子を高い生産性で製造することができ、また、例えば2次元的にパターン化された比較的大きな面積の領域などにカーボンナノチューブ等を配置することが容易にできる電子放出素子の製造方法の提供を目的としている。

【課題を解決するための手段】
上記の目的を達成するため、請求項1の電子放出素子の製造方法は、支持部材の上に導電層のパターンを形成する工程と、前記導電層のパターンを覆うように、前記支持部材の上にカーボン粒子を混入したポリシラン膜を形成する工程と、前記導電層のパターンの上に位置する前記ポリシラン膜の部分に選択的に、紫外線を照射し、その領域におけるポリシラン膜のSi−Si原子間結合を解離させる工程と、前記導電層を一方の電極とする電気泳動法或いは誘電泳動法により、前記ポリシラン膜の前記Si−Si原子間結合を解離させてできた隙間部分に、針状構造を有する冷陰極部材を泳動させて、前記支持部材に対して垂直な姿勢で埋設させる工程と、その後、熱処理することにより、前記Si−Si原子間結合が解離したポリシラン膜の部分をSiOx化して硬化させるとともに、前記紫外線が照射されなかった残りのポリシラン膜の部分を分解させて除去する工程と、を備える。

【発明の実施の形態】
まず、カーボンナノチューブを基板上に配置させる原理について説明する。

本願発明者らは、六炭素環構造を含むカーボンの単体またはその集合体である針状構造の冷陰極部材として用い得るカーボンナノチューブ等が、電気泳動特性(または誘電泳動特性)を有することを見い出した。この特性を利用すれば、カーボンナノチューブを印加電界(電気力線)の方向に沿って配向させるとともに、電極に向けて移動させることが可能になる。

そこで、上記手法を用いて、ナイフエッジ上にカーボンナノチューブを1次元的に配列させ、所定の電圧を印加して冷陰極部材として作用させたところ、カーボンナノチューブの密度等にもよるが、例えば1μA/cm2の放出電流密度及び160Vのターンオン電圧が得られた。

同様に、カーボンナノチューブの電気泳動(または誘電泳動)現象を利用して、平板状の基板上にカーボンナノチューブを2次元的に配列させれば、大型の電子放出素子を容易に構成することができる。

(実施の形態1)
以下、電子放出素子について、具体的に説明する。

図1は、本実施の形態におけるカーボンナノチューブを用いた電界放出型の電子放出素子10の構成を模式的に示す斜視図である。同図に示すように、支持部材として機能する誘電体基板である基板11の表面には、帯状の複数の導電層12が形成され、さらに、上記導電層12上に、保持部材として機能する厚さが約1μmのポリシラン膜13が形成されている。ポリシラン膜13には、針状構造の冷陰極部材である多数のカーボンナノチューブ14が、基板11に対してほぼ垂直で、その一端がポリシラン膜13に埋め込まれるようにして固定されている。上記多数(複数)のカーボンナノチューブ14によって、電子エミッタ(カソード)15が構成されている。

上記基板11としては、例えばコーニング社製の#7059ガラスを用いることができるが、他のものも使用可能である。例えば、ポリマーフィルムや、各種セラミックス材料(アルミナなど)から成る基板などを使用することができる。

上記導電層12は、特に限定されるものではないが、例えばアルミニウムから成り、カーボンナノチューブ14に所定の電圧を印加するようになっている。

上記ポリシラン膜13は、例えば、分子量が約130000のポリメチルフェニルシランから成り、導電率(シート抵抗)が0.5〜1.0×10-3(S/cm)になるように、4/1のポリシラン/カーボンブラック混合比でカーボンブラックの粒子が混入している。すなわち、単体のポリシランなどのSi系ポリマー材料は比較的高抵抗であるが、上記のようにカーボンブラックの粒子を混入させることによって、電子放出効率を高め得るようになっている。なお、上記ポリシラン膜13に代えて、ナノシラン等のSi系ポリマー材料などを用いてもよい。また、混入させる粒子としては、より具体的には例えばグラファイトや、カーボンナノチューブ、フラーレン等のカーボン粒子などを適用することができるが、これらに限らず、導電性または半導体性の粒子であればよい。さらに、ポリシラン膜13の導電率は上記の値に限らず、電子放出素子10に必要とされる特性等に応じて、混入粒子の種類や混合比を設定すればよい。ここで、本願明細書で述べる「粒子」は、特定の形状に限定されるものではなく、いわゆる粒状の形状を有する分離された固体の他に、針状、筒状、球状等、様々な形状を有する分離された固体を包括的に示す。また簡単化のために、「粒子またはその凝集体」も、単に「粒子」と記す。ただし、上記粒子の大きさ(非対称な形状を有する場合には少なくとも最小寸法)は、ポリシラン膜13の厚さよりも小さいことが好ましい。なお、上記ポリシラン膜13の電気抵抗と電子放出能力との関係については、後に詳述する。

また、上記カーボンナノチューブ14は、例えば直流アーク放電法によって形成されるものを用いることができる。(その内容は当業者には周知であるので、ここではその説明を省略する。)このような方法によって形成されるカーボンナノチューブ14は一般に多面体構造を有しており、典型的には、長さが約1〜5μmで、直径が約5〜50nmである。また、カーボンナノチューブは、上記直流アーク放電法以外の種々の公知の方法によって製造したものなどを用いることももちろん可能である。ただし、電子放出素子10に低真空中で安定な動作をさせるためには、カーボンナノチューブの先端が多面体的に閉じた構造になっていることが好ましい。
次に、図2(a)〜(g)を参照して、上記のような電子放出素子10の製造プロセスを説明する。
(1)まず、図2(a)に示すように、基板11の表面に、複数の帯状にパターニングされた導電層12を形成する。上記導電層12のパターニング処理は、半導体技術分野などで一般的に使用されているプロセス(例えばフォトリソグラフィなど)を使用することができるので、その説明はここでは省略する。
(2)次に、例えばスピンキャスト法によって、図2(b)に示すように、基板11および上記導電層12を覆うように、カーボンブラックを混入させた、例えば厚さが約1μmのポリシラン膜13を形成する。
(3)続いて、図2(c)に示すように、導電層12のパターンに対応した開口パターンを有するマスク16を介して、上記ポリシラン膜13に、例えば水銀ランプから発せられた紫外(UV)光を照射する。これによって、図2(d)に示すように、ポリシラン膜13におけるUV光が照射された領域13aで、原子間結合(通常はSi−Si結合)の光解離が生じる。このとき、上記領域13aのポリシラン膜13は、上記光解離に起因して、360nmの波長の光に対して透明になることによって光解離が生じたことを確認することができる。
(4)上記のような処理がなされた基板11を、図2(e)に示すように、電気泳動装置31内に設置し、電気泳動装置31内(基板11と対向電極32との間に形成されるギャップセル)にカーボンナノチューブ14を分散させた溶液(懸濁液)33を導入する。

ここで、上記カーボンナノチューブ14は、例えば、前記のように直流アーク放電法によって収集部材上に析出したカーボンナノチューブを、超音波の印加によってイソプロピルアルコール(IPA)中に分散させ、得られた懸濁液を遠心分離器により不純物を除去して精製したものである。上記不純物除去プロセス後の懸濁液が、上記電気泳動装置31のギャップセル内に導入される溶液33として用いられる。なお、この溶液33には、カーボンナノチューブの凝集を防止するために、トリトン等の活性剤を混入させるなどしてもよい。

溶液33を導入した後、基板11に形成された導電層12と対向電極32との間に所定の電圧を20分間印加する。より詳しくは、例えば、室温で、導電層12に負の電圧、対向電極32に正の電圧を印加して、両者間に約2.0×103V/cmの電界を形成する。この電界の形成によって、溶液33中のカーボンナノチューブ14は、電界(電気力線)に沿って配向するとともに、電気泳動現象によって、ポリシラン膜13の表面に向かって移動する。ポリシラン膜13における前記光解離が生じた領域13aに到達したカーボンナノチューブ14は、前記光解離によって生じたポリシラン膜13の隙間に、ある程度の深さまで挿入されて固定される。すなわち、カーボンナノチューブ14は、基板11上の平行な複数のストライプ状の領域に配置されて、基板11にほぼ垂直な配向状態(姿勢)で、端部をポリシラン膜13に埋め込まれるようにして固定される。

上記のようにカーボンナノチューブ14の一部がポリシラン膜13に挿入された状態になることは、次のようにして確認された。すなわち、ポリシラン膜13の表面に固定された14の状態を走査型電子顕微鏡(SEM)によって観察したところ、カーボンナノチューブ14は、UV光が照射された領域13aだけに存在し、かつ、カーボンナノチューブ14の一部が他の部分に比べて低い透明度であることが観察され、その部分がポリシラン膜13に挿入されていることが確認された。すなわち、上記のSEM観察の結果は、電気泳動現象によって、カーボンナノチューブ14が効果的に配列され、基板11にほぼ垂直に配向して効率的にポリシラン膜13の表面に移動し、ポリシラン膜13の表面における、UV光の照射によるSi−Si結合の光解離が生じた部分に、選択的にカーボンナノチューブ14が挿入されていることを明確に示している。

上記約20分間の電圧印加後に、カーボンナノチューブ14を含む懸濁液(溶液33)を除去して、基板11を取り出す。
(5)上記カーボンナノチューブ14がポリシラン膜13に固定された基板11を、図2(f)に示すように、電気炉41によって例えば200〜450℃に加熱すると、前記UV光の照射によってSi−Si結合が解離した部分のポリシラン膜13はSiOx化し、硬化して、カーボンナノチューブ14が強固に固着される。一方、UV光が照射されなかった部分のポリシラン膜13は分解されて、図2(g)に示すように除去される。ここで、加熱温度は上記の温度に限らないが、高すぎると(例えば450℃を越えると)、全ての領域のポリシラン膜13が分解してしまう一方、低すぎると(200℃より低いと)、十分なSiOx化やUV光が照射されなかった部分での分解が起こりにくい。なお、必要とされるカーボンナノチューブ14の固着強度や保持部材の材質等によっては、上記加熱は必ずしも行わなくてもよく、またより低い温度で加熱するようにしてもよい。
次に、ポリシラン膜13の電気抵抗について説明する。

上記のようにして作製された、大きさが1mm2の電子エミッタを有する電子放出素子と、上記電子エミッタから1mmの間隔を空けて配置されたアノード電極と、上記電子放出素子およびアノード電極を包囲する包囲部材とを設けるとともに、その内部を排気することによって電子放出型ダイオード素子(電極構成)を構成し、印加電圧とエミッション電流との関係(電流−電圧特性:I−V特性)を調べた。その結果を図3に示す。また、同図には、併せて、同様の構成でポリシラン膜にカーボンブラックを混入させない場合(すなわち、ポリシラン膜が高抵抗な場合)の印加電圧とエミッション電流との関係も記す。同図から解るように、ポリシラン膜13にカーボンブラックを混入させて電気抵抗を低く抑えた場合には、カーボンナノチューブ14に効率よく電子が供給されるため、電子が放出されやすくなり、I−V曲線は立ち上がったものとなる。すなわち、ポリシラン膜13の電気抵抗を500MΩ以下、より好ましくは、100MΩ以下にすることによって、ポリシラン膜13での電圧降下を小さく抑えて、多くの電子の放出を容易にすることができる。

なお、電子放出素子におけるエミッション電流変動を小さく抑えるためには、ポリシラン膜の電気抵抗は1MΩ程度以上にすることが好ましい。すなわち、上記エミッション電流変動は、電子エミッタから放出される電子が残存気体分子に衝突して気体分子がイオン化し、そのイオンが電子エミッタの表面に再付着する際に電子エミッタの電位が瞬間的に変化することが原因であると考えられる。このようなエミッション電流変動は、本実施の形態の電子放出素子のように針状構造の冷陰極部材が基板11にほぼ垂直で、かつ、その一端が保持部材に確実に埋めこまれるとともに他端が突出する構成である場合には、例えば冷陰極部材が倒木状に設けられている場合などに比べて、エミッションサイト(電子が放出される起点)が多いため、エミッション電流変動は平均化されて緩和されるが、ポリシラン膜13の電気抵抗を上記のようにある程度大きく設定することにより、ポリシラン膜13が安定化抵抗として作用するので、より小さく抑えることができる。

したがって、上記のように、ポリシラン膜13の電気抵抗が1MΩ以上500MΩ以下、より好ましくは1MΩ以上100MΩ以下になるように、カーボンブラックの混入率等を設定することによって、電子の放出し易さを阻害することなく電流変動を小さく抑えることができる。ここで、上記抵抗値は、例えば図1に示す電子放出素子10のように複数の画素に対応して電子エミッタ15が形成される場合には、所定の電子放出範囲あたり、すなわち例えば各画素に対応する領域での電気抵抗が上記の範囲になるように設定すればよい。

なお、上記の例では、冷陰極部材としてカーボンナノチューブを用いた例を示したが、これに限らず、六炭素環構造を含むカーボンの単体または集合体であるような針状構造を有する他の材料、例えばカーボンファイバーなどを用いてもよい。また、上記カーボンファイバーは、その表面を毛羽立たせたものなどでもよい。また、実質的に針状構造を有するものであれば、グラフィトやフラーレンなどが混在するものや、これらがカーボンナノチューブに付着したものが含まれたものなどでもよい。これらを用いた場合でも、上記のような電気泳動を利用した製造プロセスを適用して、同様の構成、および効果を有する電子放出素子を作製することができる。

また、上記の例では、保持部材としてポリシラン膜13を用い、UV光を照射することによって原子間結合の解離(光解離)を発生させる例を示したが、原子間結合の解離は、光照射の他の作用(例えばレーザー光などの局部的な照射による加熱)によって発生させたり(熱解離)、さらに、光以外のエネルギの印加によって発生させるなど、保持部材の構成材料等に応じた種々の方法によって発生させてもよい。

また、保持部材として、少なくとも一部の領域が実質的にポーラスな(微***を有する)材料、具体的には、例えば陽極酸化処理されたポーラスSi等を用い、そのポーラス部分にカーボンナノチューブ等の一端が挿入されるようにしてもよい。

(実施の形態2)

画像表示素子50は、図4に示すように、電子放出素子10と、この電子放出素子10と所定の間隔を空けて設けられた対向基板51とを備えている。上記電子放出素子10と対向基板51とは、周辺部で図示しないシール部材によって接着され、間の空隙が所定の圧力の低真空に保たれている。

対向基板51には、電子放出素子10における導電層12と直交する方向の複数の帯状の導電層(アノード電極)52、および電子線の照射によって発光する例えば蛍光体等の発光体層(画像形成部材)53が設けられている。上記各導電層12と導電層52との交差部によって、表示画素が構成されている。すなわち、複数の導電層12・52が、それぞれ帯状にパターニングされて形成され、これらの導電層12・52がそのまま信号線(走査線またはデータ線)として使用されることにより、2次元アレイ状に配置された表示画素が形成され、ビットマップ画像が表示されるようになっている。

画像表示装置60は、図5に示すように、上記画像表示素子50、画像表示素子50に駆動電圧を印加する制御駆動回路61、および制御駆動回路61に電力を供給する電源62が設けられて構成されている。上記制御駆動回路61は、入力される画素ごとの画像信号に応じた電圧を、各導電層12および導電層52に、順次、選択的に印加するようになっている。これにより、各画素ごとに発光体層53が画像信号電圧に応じた輝度で発光し、画像信号に応じた画像が表示される。
