Claims (18)

  1. Konfokale chromatische Vorrichtung zur Inspektion der Oberfläche eines Objekts (10) wie etwa eines Wafers, umfassend:
    - eine chromatische Linse (13) mit erweiterter axialer Farbabweichung;
    - eine Lichtquelle (19) zum Beleuchten des Objekts (10) durch die chromatische Linse (13) mit einer Vielzahl optischer Wellenlängen, die auf verschiedene axiale Entfernungen fokussiert sind;
    - eine Vielzahl optischer Messkanäle (24) mit Sammelaperturen (14), die zum Sammeln des durch das Objekt (10) an einer Vielzahl von Messpunkten (15) reflektierten Lichts durch die chromatische Linse (13) angeordnet sind;
    - eine Steuer- und Datenverarbeitungseinheit (22);
    dadurch gekennzeichnet, dass die Vielzahl optischer Messkanäle (24) folgendes umfasst:
    - wenigstens einen optischen Messkanal (24) mit einem Intensitätsdetektor (20) zum Messen einer Gesamtintensität des gesammelten Lichts;
    - wenigstens einen optischen Messkanal (24) mit einem Spektraldetektor (21) zum Messen der Spektraldaten des gesammelten Lichts von interessierenden Messpunkten;
    wobei die Steuer- und Datenverarbeitungseinheit (22) dazu ausgebildet ist,
    - durch Scannen der Oberfläche des Objekts (10) aus der Gesamtintensität des gesammelten Lichts, Intensitätsdaten eines 2D-Bildes mit erweiterter Abbildungstiefe bereitzustellen und
    - an den interessierenden Messpunkten die aus den 2D-Bilddaten identifizierten axialen Entfernungsdaten abzuleiten; und
    wobei die durch den optischen Messkanal (24) mit einem Intensitätsdetektor (20) gemessenen Messpunkte und die durch den optischen Messkanal (24) mit einem Spektraldetektor (21) gemessenen Messpunkte in bekannter, fester räumlicher Beziehung zueinander stehen.
  2. Vorrichtung gemäß Anspruch 1, wobei die optischen Messkanäle (24) optische Sammelfasern (17) umfassen, deren eines Ende als Sammelapertur (14) verwendet wird.
  3. Vorrichtung gemäß Anspruch 1 oder 2, umfassend wenigstens ein optisches Führungselement (23, 25), welches wenigstens eine der folgenden Maßnahmen ermöglicht:
    - Verwenden eines Intensitätsdetektors (20) und eines Spektraldetektors (21) zur gleichzeitigen oder aufeinanderfolgenden Messung in einem optischen Messkanal (24) ;
    - Selektive Verwendung eines Intensitätsdetektors (20) und/oder eines Spektraldetektors (21) mit einer Vielzahl optischer Messkanäle (24).
  4. Vorrichtung gemäß einem der vorhergehenden Ansprüche, ferner umfassend eine Vergrößerungslinse (31), die zwischen den Sammelaperturen (14) und der chromatischen Linse (13) positioniert und so angeordnet ist, dass sie einen variablen oder veränderbaren Maßstabfaktor zwischen der räumlichen Aufteilung der Sammelaperturen (14) und der Messpunkte (15) einführt.
  5. Vorrichtung gemäß Anspruch 4, umfassend eine Vergrößerungslinse (31) mit Zoomfunktion, die eine variable Vergrößerung ermöglicht.
  6. Vorrichtung gemäß Anspruch 4 oder 5, ferner umfassend einen mechanischen Träger (34), der den Austausch wenigstens eines der folgenden Teile ermöglicht:
    - eine Vergrößerungslinse (31),
    - eine Kombination aus Vergrößerungslinse (31) und chromatischer Linse (13).
  7. Vorrichtung gemäß einem der vorhergehenden Ansprüche, umfassend Sammelaperturen (14), die entlang einer Linie (41) angeordnet sind.
  8. Vorrichtung gemäß einem der vorhergehenden Ansprüche, umfassend Sammelaperturen (14), die entlang einer ersten Linie (41) bzw. einer zweiten, zur ersten Linie (41) im Wesentlichen parallelen Linie (42) angeordnet sind, wobei die erste Linie (41) Sammelaperturen (14) optischer Messkanäle (24) mit einem Intensitätsdetektor (20), und die zweite Linie (42) Sammelaperturen (14) optischer Messkanäle (24) mit einem Spektraldetektor (21) aufweist.
  9. Vorrichtung gemäß einem der vorhergehenden Ansprüche, ferner umfassend mechanische Verschiebegestelle, um das Objekt (10) und die chromatische Linse (13) relativ zueinander zu bewegen.
  10. Verfahren zur Inspektion der Oberfläche eines Objekts (10) wie etwa eines Wafers, der dreidimensionale Strukturen (11) umfasst, umfassend:
    - Bereitstellen einer chromatischen Linse (13) mit erweiterter axialer Farbabweichung;
    - Beleuchten des Objekts (10) durch die chromatische Linse (13) mit einer Vielzahl optischer Wellenlängen, die auf verschiedene axiale Entfernungen fokussiert sind;
    - Sammeln des durch das Objekt (10) an einer Vielzahl von Messpunkten (15) reflektierten Lichts durch die chromatische Linse (13) mittels einer Vielzahl optischer Messkanäle (24) mit Sammelaperturen (14);
    dadurch gekennzeichnet, dass das Verfahren weiter folgendes aufweist:
    - Messen einer Gesamtintensität des durch wenigstens einen der optischen Messkanäle (24) gesammelten Lichts;
    - durch Scannen der Oberfläche des Objekts (10), Bereitstellen der Intensitätsdaten eines 2D-Bildes mit erweiterter Abbildungstiefe der Oberfläche;
    - Messen der Spektraldaten des durch wenigstens einen der optischen Messkanäle (24) von interessierenden Messpunkten gesammelten, aus den 2D-Bilddaten identifizierten Lichts, um axiale Entfernungsdaten zu ermitteln;
    wobei die Messpunkte aus der Messung der Gesamtintensität und die Messpunkte aus der Messung der Spektraldaten in bekannter, fester räumlicher Beziehung zueinander stehen.
  11. Verfahren gemäß Anspruch 10, ferner umfassend die Schritte:
    - Lokalisieren wenigstens einer Struktur (11) auf der Oberfläche des Objekts (10) mittels Intensitätsdaten;
    - Identifizieren wenigstens eines interessierenden Messpunktes bezüglich dieser Struktur (11).
  12. Verfahren gemäß Anspruch 10 oder 11, ferner umfassend den Schritt, das Objekt (10) und die chromatische Linse (13) relativ zueinander zu bewegen, um wenigstens einen optischen Messkanal (24) zu positionieren, um wenigstens ein axiales Entfernungsdatum an einem zuvor identifizierten, interessierenden Messpunkt zu ermitteln.
  13. Verfahren gemäß einem der Ansprüche 10 bis 12, umfassend den Schritt, das Objekt (10) und die chromatische Linse (13) entlang einer vordefinierten Scanlinie relativ zueinander zu bewegen, und für wenigstens eine Scanposition:
    - Ermitteln wenigstens eines Intensitätsdatums; und/oder
    - Ermitteln wenigstens eines axialen Entfernungsdatums an dem zuvor identifizierten, interessierenden Messpunkt.
  14. Verfahren gemäß einem der Ansprüche 10 bis 13, ferner umfassend wenigstens einen der folgenden Schritte:
    - Einstellen der räumlichen Aufteilung der Messpunkte (15) unter Berücksichtigung der räumlichen Aufteilung von Strukturen (11) auf dem Objekt (10);
    - Einstellen der Beabstandung von Messpunkten (15), die im Wesentlichen auf die Beabstandung von Strukturen (11) auf dem Objekt (10) abgestimmt ist;
    - Ändern des Maßstabfaktors zwischen der räumlichen Aufteilung der Sammelaperturen (14) und der Messpunkte (15) mittels einer Vergrößerungslinse (31).
  15. Verfahren gemäß einem der Ansprüche 10 bis 14, ferner umfassend die Schritte:
    - Aufbauen eines Intensitätsbildes durch Kombinieren der in einem interessierenden Bereich des Objekts (10) ermittelten Intensitätsdaten; und/oder
    - Aufbauen einer Höhenkarte durch Kombinieren der in einem interessierenden Bereich des Objekts (10) ermittelten axialen Entfernungsdaten.
  16. Verfahren gemäß einem der Ansprüche 10 bis 15, umfassend ferner den Schritt des Vergleichs der ermittelten axialen Entfernungsdaten mit (einer) Bezugsgröße(n).
  17. Verfahren gemäß einem der Ansprüche 10 bis 16, das zur Inspektion von höckerartigen Strukturen (11) auf einem Wafer (10) verwirklicht wird.
  18. Verfahren gemäß Anspruch 17, umfassend die Schritte:
    - Lokalisieren wenigstens einer höckerartigen Struktur (11) auf der Oberfläche des Objekts (10) mittels Intensitätsdaten;
    - Lokalisieren wenigstens eines interessierenden Punktes entsprechend dem Gipfel der höckerartigen Struktur (11);
    - Ermitteln axialer Entfernungsdaten an diesem wenigstens einen interessierenden Punkt, und Ableiten der Höhendaten dieser höckerartigen Struktur (11).
