Abstract
本发明的目的是提供充分高透明的、带有透明导电膜的透光性基板,其是在透光性基板上形成有膜厚为12~2nm的连续的透明导电膜的带有透明导电膜的透光性基板,透明导电膜优选为柱状单晶的集合体,透明导电膜的最大表面粗糙度为1~20nm,透明导电膜的平均表面粗糙度为0.1~10nm的范围,透明导电膜是掺杂有锡的氧化铟薄膜,锡原子均匀地分布在掺杂有锡的氧化铟薄膜中,该基板对于波长400nm的光的穿透率为88%或更多,对于波长350nm的光的穿透率为85%或更多,对于全部光线的穿透率为90%或更多。

技术领域
本发明涉及高透明的带有导电膜的透光性基板。
背景技术
作为带有薄膜透明导电膜的透光性基板,有在特开平7-242442号公报中记载的基板,其掺杂有锡的氧化铟(ITO)的膜厚为23nm,550nm的穿透率为95.1%(由图1可知,400nm的穿透率为87.6%);在特开平7-242443号公报中记载的基板,其ITO的膜厚为20nm,400nm下的穿透率为86.8%,500nm下的穿透率为92.2%。另外,普遍认为带有透明导电膜的透光性基板的导电膜一旦成为纳米级的极薄的膜,就无法得到连续的膜。
发明内容
虽然人们在寻求高透明的带有透明导电膜的透光性基板,但是,即使是上述公报的ITO膜,其在可见光区域(380~780nm)也不能说是充分高透明的。
本发明的目的是提供充分高透明的带有透明导电膜的透光性基板。本发明人等为了解决上述课题进行了深入研究,结果成功地将带有透明导电膜的透光性基板的导电膜制成纳米级的极薄膜的连续膜,从而完成了本发明。
也就是说,本发明内容如下:
(1)带有透明导电膜的透光性基板,其特征在于,在透光性基板上形成膜厚为12~2nm的、连续的透明导电膜。
(2)前述(1)所述的带有透明导电膜的透光性基板,其特征在于,透明导电膜是柱状单晶的集合体。
(3)根据前述(1)~(2)中任一项所述的带有透明导电膜的透光性基板,其特征在于,透明导电膜的最大表面粗糙度为1~20nm。
(4)根据前述(1)~(3)中任一项所述的带有透明导电膜的透光性基板,其特征在于,透明导电膜的平均表面粗糙度为0.1~10nm。
(5)根据前述(1)~(4)中任一项所述的带有透明导电膜的透光性基板,其特征在于,透明导电膜是掺杂有锡的氧化铟薄膜。
(6)根据前述(5)所述的带有透明导电膜的透光性基板,其特征在于,锡原子均匀地分布在掺杂有锡的氧化铟薄膜中。
(7)根据前述(1)~(6)中任一项所述的带有透明导电膜的透光性基板,其特征在于,透明导电膜是用喷雾热分解法或超声波喷雾热分解法(パイルゾル法)在基板上制造的导电膜。
(8)根据前述(7)所述的带有透明导电膜的透光性基板,其特征在于,在基板上的温度为400~750℃下形成导电膜。
(9)根据前述(1)~(8)中任一项所述的带有透明导电膜的透光性基板,其特征在于,对于波长为400nm的光的穿透率为88%或更多。
(10)根据前述(1)~(9)中任一项所述的带有透明导电膜的透光性基板,其特征在于,对于波长为350nm的光的穿透率为85%或更多。
(11)根据前述(1)~(10)中任一项所述的带有透明导电膜的透光性基板,其特征在于,全光线穿透率(全光線透過率)为90%或更多。
在本发明中,作为透光性基板,优选容易获得、光通透性和其他物性优异的玻璃基板或树脂基板。玻璃基板可大致分为碱玻璃和无碱玻璃。碱玻璃价格便宜、容易得到,因此在成本方面的优点大,不过,其含有13~14%左右的碱金属氧化物,必须采取防止被这些碱金属污染的措施,还有耐热性差等缺点。另外,无碱玻璃则无需担心碱金属的污染、具有耐热性,因此是优选的。
作为碱玻璃,例如已知的有,组成为SiO2:72重量%、Al2O3:2重量%、CaO:8重量%、MgO:4重量%、Na2O:13.5重量%的碱石灰玻璃等;作为无碱玻璃,例如已知的有,组成为SiO2:49重量%、Al2O3:10重量%、B2O3:15重量%、BaO:25重量%的硼硅酸(7059)玻璃、组成为SiO2:53重量%、Al2O3:11重量%、B2O3:11重量%、CaO:2重量%、MgO:2重量%、BaO:15重量%、ZnO:6重量%的硼硅酸(AN)玻璃、组成为SiO2:54重量%、Al2O3:14重量%、B2O3:15重量%、MgO:25重量%的硼硅酸(NA-40)玻璃、硼硅酸(BLC)玻璃、无碱(OA-10)玻璃等。
作为这些玻璃等基板的表面粗糙度,可以优选地研磨成平均表面粗糙度Ra≤10nm、最大表面粗糙度Rmax≤50nm。特别是,对于使用碱玻璃的基板,优选的是,平均表面粗糙度Ra≤10nm、最大表面粗糙度Rmax≤50nm;对于使用无碱玻璃的基板,优选的是,平均表面粗糙度Ra≤5、最大表面粗糙度Rmax≤20nm。作为其下限值没有特别的限制,不过通常为平均表面粗糙度Ra≥0.1nm、最大表面粗糙度Rmax≥0.5nm左右。作为将玻璃基板的表面粗糙度调整在上述范围内的方法,可以是使用金刚石、氧化铈等的镜面研磨等。
作为树脂具体地可例示出聚碳酸酯、聚对苯二甲酸乙二醇酯、聚芳酯等聚酯、聚醚砜系树脂、无定形聚烯烃、聚苯乙烯、丙烯酸类树脂等制成的膜、片材或板。特别是,从透明性和成形性的角度考虑,优选聚烯烃系的透明热固性树脂制成的材料,更优选使用由含有具有2个或更多个不饱和基团的多官能单体的组合物聚合而成的聚烯烃系共聚物。
作为具有2个或更多个不饱和基团的上述多官能单体的具体例,可举出(i)二(甲基)丙烯酸乙二醇酯、二(甲基)丙烯酸二甘醇酯、二(甲基)丙烯酸三甘醇酯、二(甲基)丙烯酸甘油酯、三(甲基)丙烯酸甘油酯、三羟甲基丙烷二(甲基)丙烯酸酯、三羟甲基丙烷三(甲基)丙烯酸酯、季戊四醇二(甲基)丙烯酸酯、季戊四醇三(甲基)丙烯酸酯、季戊四醇四(甲基)丙烯酸酯等多元醇的二-、三-、四-(甲基)丙烯酸酯类;(ii)对二乙烯基苯、邻二乙烯基苯等芳香族多官能单体;(iii)(甲基)丙烯酸乙烯基酯、(甲基)丙烯酸烯丙基酯等酯类;(iv)丁二烯、己二烯、戊二烯等二烯类;(v)以二氯磷腈为原料导入聚合多官能基团而具有磷腈骨架的单体;(vi)异氰尿酸三烯丙基酯等具有杂原子环状骨架的多官能单体等。
从耐光性、耐氧化劣化性和防静电性的各方面考虑,上述的透明热固性树脂优选含有各种紫外线吸收剂、防氧化剂和防静电剂的物质。当透明热固性树脂为上述的聚烯烃系共聚物时,该聚烯烃系共聚物优选使用了具有紫外线吸收性或防氧化性的单体的共聚物。作为这样的单体的优选例子,可举出具有不饱和双键的二苯甲酮系紫外线吸收剂、具有不饱和双键的苯甲酸苯酯系紫外线吸收剂、具有将受阻氨基作为取代基的(甲基)丙烯酸单体等。为了得到目的聚烯烃系共聚物,这些单体优选在相对于所用单体的总量的0.5~20wt%的范围使用。
使用的树脂基板的表面状态优选的是,表面粗糙度的二乘平均值为30nm或更小且在该平坦面上的500μm见方的区域内存在的60nm或更大的突起的数目为20个或更少的面。此外,对于上述平坦面,本发明所述的“表面粗糙度的二乘平均值”是指其表面的凹凸与其高度的平均值的差的二乘平均值,意味着表面凹凸大小的程度。此外,本发明的“在该平坦面上的500μm见方的区域内存在的60nm或更大的突起的数目”是指,在前述平坦面上任意设定10处500μm见方的区域,在各区域存在的高度为60nm或更高的突起的数目的平均值。各区域内的突起的高度及其数目可以使用电子显微镜、原子力显微镜等求得。
只要具有上述平坦面,无论是使用任何聚合方法和成形方法所得到的物质均可。此外,其厚度可以根据目的用途等而适当选择,不过,当该透明热固性树脂基板含有上述聚烯烃系共聚物时,从机械特性方面考虑,其厚度优选为0.1~1.5mm,更优选为0.1~1.0mm。
为了防止碱成分等侵入透明导电膜中,可以根据需要在透光性基板与透明导电膜之间形成无机氧化物膜。作为无机氧化物膜,具体地可例示出硅氧化物(SiOX),铝氧化物(Al2OX)、钛氧化物(TiOX)、锆氧化物(ZrOX)、钇氧化物(Y2OX)、镱氧化物(Yb2OX)、镁氧化物(MgOX)、钽氧化物(Ta2OX)、铈氧化物(CeOX)或铪氧化物(HfOX)、有机聚硅烷化合物形成的聚硅烷膜、MgF2膜、CaF2膜、含有SiOX与TiOX的复合氧化物等的膜。
无机氧化物膜的膜厚可根据材质而进行适当改变,不过大致在2~20nm的范围。膜过薄则无法防止碱成分等的侵入。另外,膜过厚则透光性下降。
无机氧化物膜的表面的平坦性优选是与作为该无机氧化物膜的底材的前述基板的平坦面的平坦性同等程度地高。具有这样的平坦性的无机氧化物膜,可以利用直流方式、磁控管方式、高频放电方式等的溅射法、真空蒸镀法、离子镀法、等离子CVD法、浸渍法、喷雾热分解法、超声波喷雾热分解法(パイロゾル)等方法形成。无论是用哪种方法形成无机氧化物膜的情况下,成膜时的基板温度优选设定为前述基板实质上不发生热变形的温度。
作为透明导电膜,可举出掺杂有锡的氧化铟(ITO)、掺杂有锌的氧化铟(IZO)、掺杂有铝的氧化锌、FTO、ATO、ZnO、SnO2、In2O3等膜,优选ITO膜。在提高光穿透率的情况下,透明导电膜越薄越好,不过因为必须是不形成岛状结构的连续膜,所以膜厚为12~2nm、优选为10~2nm,为了提高光穿透率优选为9~2nm,为了进一步提高光穿透率,优选为8~2nm。就本发明的带有透明导电膜的透光性基板的光穿透率而言,对于波长为400nm的光的穿透率优选为88%或更多、更优选为90%或更多,全光线穿透率优选为90%或更多、更优选为92%或更多、更进一步优选为93%或更多。此外,带有透明导电膜的透光性基板,对于更短波长350nm的光的穿透率也优选为85%或更多,该值优选大的值。
使用ITO作为透明导电膜的情况下,通常按化学计量组成含有In2O3与SnO2,氧量由此多少有些偏差也是可以的。如果为InOX·SnOY,则优选X为1.0~2.0、Y为1.6~2.4的范围。相对于In2O3而言,SnO2的混合比优选为0.05~40重量%的范围、更优选为1~20重量%、更进一步优选为5~12重量%的范围。SnO2的比例高则热稳定性增加。
作为透明导电膜的制造方法,只要是在基板上形成薄膜的方法就没有特别的限制,具体地可例示出溅射法、电子束法、离子镀法、丝网印刷法或化学气相沉积法(CVD法)、喷雾热分解法、超声波喷雾热分解法等,可优选地例示出喷雾热分解法、超声波喷雾热分解法。
更具体地,如果利用溅射法,以金属(例如铟、锌等)和被掺杂的金属(例如锡、氟、氟化合物、铝等)的混合物与氧气、或对金属氧化物(例如氧化铟、氧化锌等)进行了烧结后的物质等作为靶物质;如果使用电子束法或离子镀法,则以金属(例如铟、锌等)和被掺杂的金属(例如锡、氟、氟化合物、铝等)的混合物与氧气、或对金属氧化物(例如氧化铟、氧化锌等)进行了烧结后的物质等作为蒸发物质,从而可以形成上述的透明导电膜。
使用溅射法形成含有ITO的导电膜的情况下,优选通过使用在In2O3中掺杂了SnO2的靶物质的DC溅射或者RF溅射法来形成。
作为溅射气体没有特别的限定,可以使用Ar、He、Ne、Kr、Xe等惰性气体、或者它们的混合气体。此外,这些气体中还可以含有20%或更少量的O2。作为这样的溅射气体溅射时的压力,通常可以在0.1~20Pa左右。
成膜时的基板温度优选为150~500℃、特别优选为200~400℃的范围。
ITO等导电膜成膜后,可以根据需要进行加热处理。加热处理的温度优选为100~550℃、更优选为150~300℃的范围,其处理时间优选为0.1~3小时、更优选为0.3~1小时。作为处理气氛,优选空气、氮、氧、加氢的氮气氛、添加有机溶剂的空气或者氮气氛等。
CVD法、喷雾热分解法、超声波喷雾热分解法等中所用的铟化合物优选为热分解而成为氧化铟的物质,更具体地,可以例示出三(乙酰丙酮)铟(In(CH3COCHCOCH3)3)、三(二苯甲酰甲烷)铟(In(C6H5COCHCOC6H5)3)、三氯化铟(InCl3)、硝酸铟(In(NO3)3)、三异丙醇铟(In(OPr-i)3)等,优选三(乙酰丙酮)铟。
此外,作为锡化合物,可以优选使用热分解而成为氧化锡的物质,具体地可举出氯化锡、二氯化二甲基锡、二氯化二丁基锡、四丁基锡、辛酸亚锡(Sn(OCOC7H15)2)、马来酸二丁基锡、乙酸二丁基锡、二(乙酰丙酮)二丁基锡等。
再有,除了前述铟化合物与锡化合物以外,优选添加作为第3成分的下述物质来形成ITO膜,即,Mg、Ca、Sr、Ba等元素周期表第2族元素、Sc、Y等第3族元素、La、Ce、Nd、Sm、Gd等镧系物、Ti、Zr、Hf等第4族元素、V、Nb、Ta等第5族元素、Cr、Mo、W等第6族元素、Mn等第7族元素、Co等第9族元素、Ni、Pd、Pt等第10族元素、Cu、Ag等第11族元素、Zn、Cd等第12族元素、B、Al、Ga等第13族元素、Si、Ge、Pb等第14族元素、P、As、Sb等第15族元素、Se、Te等第16族元素等的单质或它们的化合物。
相对于铟而言,这些元素的添加比例优选为0.05~20原子%左右,添加比例随添加元素而异,可以适当选定与目的电阻值相符的元素和添加量。
作为利用超声波喷雾热分解法或喷雾热分解法在玻璃基板上形成ITO膜的方法,将上面例示的铟化合物与锡化合物溶解在甲醇、乙醇等醇类、丙酮、甲基丁基酮、乙酰丙酮等酮类等有机溶剂中,制成混合溶液,然后,将该混合溶液在载气中进行微粒化、使其分散,可以通过与预先加热到400~750℃、优选400~550℃的玻璃基板在常压下接触的方法来制造。该混合溶液的微粒化可以利用超声波雾化法、喷雾法等进行,优选超声波雾化法,其可以稳定产生均匀粒径的微粒。作为载气,使用氧化性气体,通常使用空气。
使用上述的超声波喷雾热分解法时,通过使该混合溶液的微粒与加热的玻璃基板接触,在玻璃基板上生成具有ITO膜组成的晶核,随着该晶核的成长,其与相邻的晶核接触,因为该接触晶核被相互制约,成长以垂直于基板面的方向为主流,从而容易得到作为定向了的柱状单晶的复合体的ITO膜,该ITO膜的蚀刻性好。用超声波喷雾热分解法形成ITO膜时,锡原子从基板向着膜表面而在膜中均匀地分布,所以,此时因为所得到的膜变得均匀,也可以不进行研磨。这里所谓均匀是指,锡原子并不偏析在膜表面,就锡/铟原子比而言,膜表面的值不超过膜中的平均值的2倍。
透明导电膜优选为结晶材质的导电膜。该膜结构没有特别的限定,可以是块状晶体层积而得的结构,但其中优选柱状单晶的集合体。透明导电膜的晶粒尺寸优选20nm~100nm的范围。微晶的形状没有特别的限定,但优选球形或旋转椭圆形、优选突起、角少的。可以使用透射显微镜(TEM)观察表面,从而进行微晶形状与大小的评价。此外,本发明的透明导电膜,最大表面粗糙度Rmax优选为1~20nm、更优选为1~15nm的范围,平均表面粗糙度Ra优选为0.1~10nm、更优选为0.1~1nm的范围。
对于上述在基板上形成的导电膜,可以根据需要而进一步实施UV臭氧照射或者氧离子、氮离子、氩离子等离子的照射。UV臭氧照射的条件例如为:光源的主波长为2537埃、1849埃,照射槽内的氧气导入量为10升/分,基板温度为10~30℃,照射时间为10分~5小时。此外,离子照射的条件例如为:照射槽内压10-6~10-1Pa,照射驱动电压为10~1000V,照射时间为10秒~1小时。此外,上述UV臭氧照射和离子照射也可对具有所希望的表面凹凸的导电膜实施。在进行UV臭氧照射或离子照射时,不会损伤基板,可以实现导电膜表面的清洁化。

具体实施方式
以下使用实施例进一步详细说明本发明,不过,本发明的范围并不限于实施例。
实施例1
利用超声波喷雾热分解法在玻璃基板上制作ITO膜。也就是说,用带式运输机将预涂覆有SiO2膜(膜厚10nm)的硼硅酸(BLC)玻璃研磨基板(260×220×0.4mm)投入加热到500℃的输送炉中,将按原子比含有12%的锡原子的氯化锡-乙酰丙酮铟的乙酰丙酮溶液制成雾滴状,以空气作为载气吹入到输送炉中,使其与玻璃基板的表面接触而热分解,从而形成膜厚为12nm的ITO膜。得到的ITO膜的表面电阻值为1.7KΩ/sq(KΩ/□)。此外,用原子力显微镜(AFM)观察膜表面可知,平均表面粗糙度Ra为0.7nm、最大表面粗糙度Rmax为12nm。所得的ITO玻璃的分光特性的穿透率如图1所示、反射率如图2所示。
实施例2
除了调整带式运输机的速度和试剂雾化量以外,其他与实施例1相同地操作,形成膜厚为10nm的ITO膜。
所得的ITO玻璃的分析结果如表1所示,分光特性的穿透率如图1所示,反射率如图2所示。
实施例3
利用超声波喷雾热分解法在玻璃基板上制成ITO膜。也就是说,用带式运输机将预涂覆有SiO2膜(膜厚10nm)的硼硅酸(BLC)玻璃研磨基板(260×220×0.4mm)投入加热到500℃的输送炉中,将按原子比含有12%的锡原子的氯化锡-乙酰丙酮铟的乙酰丙酮溶液制成雾滴状,以空气作为载气吹入到输送炉中,使其与玻璃基板表面接触而热分解,从而形成膜厚为8nm的ITO膜。用AFM观察膜表面可知,平均表面粗糙度Ra为0.8nm、最大表面粗糙度Rmax为13nm。所得的ITO玻璃的分光特性的穿透率如图1所示、反射率如图2所示。
实施例4
除了调整带式运输机的速度和试剂雾化量以外,其他与实施例3相同地操作,形成膜厚为6nm的ITO膜。
所得的ITO玻璃的分析结果如表1所示,分光特性的穿透率如图1所示,反射率如图2所示,用AFM所得的表面照片如图3所示。

实施例1~4中得到的ITO玻璃,即使进行洗涤,其ITO膜也不会剥离,用碱剥离时也没有被侵蚀。
实施例5
以按原子比含有5%的锡原子的氯化锡-乙酰丙酮铟的乙酰丙酮溶液作为试剂,调整带式运输机的速度和试剂雾化量,除此之外,与实施例1相同地操作,形成膜厚为10nm的ITO膜。
所得的ITO玻璃的全光线穿透率为93%。用ESCA测定膜中的金属原子的组成后可知,锡原子从表面向着基板地在膜中均匀分布,并未偏析。测定结果如图4所示。
实施例6
除调整带式运输机的速度和试剂雾化量外,其他与实施例5相同地操作,形成膜厚为8nm的ITO膜。所得的ITO玻璃的全光线穿透率为93%。用ESCA测定膜中的金属原子的组成后可知,锡原子从表面向着基板地在膜中均匀分布,并未偏析。测定结果如图4所示。
工业上的应用性
本发明的带有透明导电膜的透光性基板是高透明的,可以节省装置的光量和能量,适合作为液晶显示器(LCD)、液晶调光装置、LCD镜头等的电极,在工业上的利用价值高。
Claims (9)
1.带有透明导电膜的透光性基板,其特征在于,在透光性基板上形成膜厚为12~2nm的、连续的透明导电膜,所述透明导电膜是由超声波喷雾热分解法制造的导电膜,所述透明导电膜是柱状单晶的集合体,所述透明导电膜的最大表面粗糙度为1~20nm,所述透明导电膜是掺杂有锡的氧化铟薄膜,锡原子从所述透明导电膜的表面向着基板地在所述透明导电膜中均匀存在,并未偏析。
2.根据权利要求1所述的带有透明导电膜的透光性基板,其特征在于,透明导电膜的平均表面粗糙度为0.1~10nm。
3.根据权利要求1所述的带有透明导电膜的透光性基板,其特征在于,锡原子均匀地分布在掺杂有锡的氧化铟薄膜中。
4.根据权利要求1所述的带有透明导电膜的透光性基板,其特征在于,在基板上的温度为400~750℃下形成导电膜。
5.根据权利要求1所述的带有透明导电膜的透光性基板,其特征在于,对于波长为400nm的光的穿透率为88%或更多。
6.根据权利要求1所述的带有透明导电膜的透光性基板,其特征在于,对于波长为350nm的光的穿透率为85%或更多。
7.根据权利要求1所述的带有透明导电膜的透光性基板,其特征在于,全光线穿透率为90%或更多。
8.根据权利要求1所述的带有透明导电膜的透光性基板,其特征在于,膜厚为9~2nm。
9.根据权利要求1所述的带有透明导电膜的透光性基板,其特征在于,透光性基板是玻璃基板或树脂基板。
