Abstract
본 발명은 기재 상에 적층하기 위한 ITO 막 및 FTO 막으로 이루어지는 투명 도전막으로서, FTO 막 표면의 결정 구조의 일부 또는 전부가 사방정인 것을 특징으로 하는 투명 도전막, 및 기재 상에 적층하기 위한 ITO 막 및 FTO 막으로 이루어지는 투명 도전막으로서, FTO 막의 막두께가 5 ㎚ ∼ 20 ㎚ 이고, 또한 FTO 막이 연속막인 것을 특징으로 하는 투명 도전막을 제공한다. 또, 본 발명은 피로졸법에 의하여 ITO 막을 기재 상에 막형성한 후, 연속적으로 ITO 막 상에 FTO 막을 막형성하는 것을 특징으로 하는 상기 투명 도전막의 제조 방법을 제공한다.
Description
본 발명은 투명 전극판 등에 사용되는 투명 도전막에 관한 것으로, 특히 색소 증감 (增感) 태양 전지의 투명 전극 등에 바람직한 FTO/ITO 적층막에 관한 것이다.
본원은 2008년 6월 24일에 일본에 출원된 일본 특허출원 2008-164417 호에 기초하여 우선권을 주장하고, 그 내용을 여기에 원용한다.
색소 증감 태양 전지는 태양광을 흡수하는 색소가 광을 흡수하여 전자를 방출함으로써 발전하는 방식의 태양 전지에 관한 것이다. 1991년, 스위스 Ecole Polytechnique Federale de Lausanne (EPFL) 의 Michael Gratzel 씨가 발표한 논문을 계기로 연구가 진행되어 왔다. 그 기구는 전지에 광이 닿으면 전지 중의 색소가 여기 상태가 되어 전자를 방출한다. 이 전자는 산화 티탄 (TiO2) 을 경유하여 투명 전극에 도달하고, 외부로 흐른다. 한편, 전자를 방출하여 양이온이 된 색소는 다른 편방의 전극으로부터 공급되는 전자를, 전해액 중의 요오드 (I) 를 경유하고 받아, 원 상태로 되돌아간다고 하는 것이다.
이와 같은 태양 전지에 사용되는 투명 전극에 필요한 조건으로서 저저항, 열안정성, 화학적 안정성, 고투과성, 내습성, 저비용 등을 들 수 있다. 이와 같은 조건을 만족하는 전극용의 투명 도전성막으로는, 일반적으로 주석을 도프한 산화 인듐막 (ITO 막) 보다, 열, 화학적 조건에 강한 불소를 도프한 산화 주석막 (FTO 막) 이 바람직하다.
그러나, ITO 막은 투명성, 도전성이 우수하다는 점에서 액정 표시 소자나 태양 전지에 널리 사용되고 있는 경우도 있기 때문에, ITO 막 상에 FTO 막을 적층한 막도 개발되고 있다. 그 일례로서 특허문헌 1 이 있다.
특허문헌 1 에는, ITO 막의 막두께가 100 ㎚ ∼ 1000 ㎚, FTO 막의 막두께는 적어도 30 ㎚ ∼ 350 ㎚ 가 좋다는 것, 및 FTO 막이 이 막두께이면 온도 250 ∼ 700 ℃ 에서의 1 시간의 가열에 의해서도 도전성은 저하되지 않는다는 것이 기재되어 있다. 또, FTO 막의 막형성은 ITO 막의 막형성 후에 연속하여 실시할 필요가 있다는 것이 기재되어 있다. 그 때문에, ITO 막을 형성한 직후의, 여전히 400 ∼ 500 ℃ 정도에 있는 유리판에 즉시 FTO 막이 되는 원료 화합물 용액을 분무하고, ITO 막이 열화되기 전에 스프레이 열분해법 (SPD법) 에 의하여 FTO 막을 막형성할 필요가 있는 것으로 기재되어 있다.
그러나, 상기 방법에서는, 막 전체가 두껍기 때문에 비용상의 과제가 있는 점, FTO 막의 막두께가 두껍기 때문에 ITO 가 갖는 메리트를 충분히 살릴 수 없는 등의 점에서 충분하지 않았다.
따라서, 태양 전지의 투명 전극판 등, 특히 색소 증감 태양 전지의 투명 전극 등에 사용할 수 있고, FTO 및 ITO 가 갖는 메리트를 살려, 비용적으로 맞는 FTO/ITO 적층막을 갖는 투명 도전막을 제작하는 것이 과제였다.
본 발명자들은, 예의 검토를 거듭한 결과, 피로졸법에 의하여 유리 기재 상에 FTO/ITO 적층막을 제작하는 경우에, 막형성 로 중에서, 유리판을 컨베이어로 이동시키는 동안에 연속하여 ITO 막과 FTO 막을 적층함으로써, FTO 막의 표면이 사방정을 갖는 막이 되고, FTO 막의 막두께가 20 ㎚ 이하로 얇은 경우에도, 내열성이 우수한 적층막이 얻어지는 것을 알아내고, 발명을 완성하였다.
즉, 본 발명은,
(1) 기재 상에 적층하기 위한 ITO 막 및 FTO 막으로 이루어지는 투명 도전막으로서, FTO 막 표면의 결정 구조의 일부 또는 전부가 사방정인 것을 특징으로 하는 투명 도전막,
(2) 350 ℃ 에서 1 시간 가열 후의 시트 저항값의 변화율이 1.5 배 이하인 것을 특징으로 하는 (1) 에 기재된 투명 도전막,
(3) 시트 저항값이 300Ω/□ 이하인 것을 특징으로 하는 (1) 또는 (2) 에 기재된 투명 도전막에 관한 것이다.
또, 본 발명은,
(4) 피로졸법에 의하여 ITO 막을 기재 상에 막형성한 후, 연속적으로 ITO 막 상에 FTO 막을 막형성하는 것을 특징으로 하는 (1) 내지 (3) 중 어느 하나에 기재된 투명 도전막의 제조 방법에 관한 것이다.
또, 본 발명은,
(5) 기재 상에 적층하기 위한 ITO 막 및 FTO 막으로 이루어지는 투명 도전막으로서, FTO 막의 막두께가 5 ㎚ ∼ 20 ㎚ 이고, 또한 FTO 막이 연속막인 것을 특징으로 하는 투명 도전막,
(6) 350 ℃ 에서 1 시간 가열 후의 시트 저항값의 변화율이 1.5 배 이하인 것을 특징으로 하는 (5) 에 기재된 투명 도전막,
(7) 시트 저항값이 300Ω/□ 이하인 것을 특징으로 하는 (5) 또는 (6) 에 기재된 투명 도전막에 관한 것이다.
또, 본 발명은,
(8) 피로졸법에 의하여 ITO 막을 기재 상에 막형성한 후, 연속적으로 ITO 막 상에 FTO 막을 막형성하는 것을 특징으로 하는 (5) 내지 (7) 중 어느 하나에 기재된 투명 도전막의 제조 방법에 관한 것이다.
본 발명의 FTO/ITO 적층막으로 이루어지는 투명 도전막은 FTO 막 표면의 일부 또는 전부가 사방정의 결정 구조를 갖는 점에서, 막두께가 5 ㎚ ∼ 20 ㎚ 로 얇은 경우에도, 내열성이 우수하고, 350 ℃ 에서 1 시간 가열 후의 시트 저항값의 변화율이 1.5 배 이하라는 좋은 결과를 얻을 수 있었다. 그 때문에, 액정 표시 소자나 태양 전지 등의 투명 전극판 등에 사용 가능한 것은 물론, 특히 색소 증감 태양 전지의 투명 전극으로서도 사용할 수 있다는 것이 본 발명의 우수한 점이다.

(투명 도전막)
본 발명의 투명 도전막은 기재 측에 ITO 막이 형성되고, 그 위에 FTO 막이 적층되어 있다. FTO 막 표면의 일부 또는 전부가 사방정의 결정 구조를 갖고 있다.
본 발명에 있어서, 표면의 일부가 사방정이란, 적어도 시트 저항값의 변화율이 1.5 배 이하로 되기 때문에 필요한 양만큼 사방정이 포함되어 있는 상태를 말한다. 결정 구조의 일부가 사방정을 갖고 있는 경우, 나머지는 정방정 또는 그 밖의 결정계로서 통상적으로 혼정 상태가 된다.
사방정이란, 결정학 분야에서 일반적으로 사용되고 있는 7 개의 결정계 (입방정, 육방정, 삼방정, 정방정, 사방정, 단사정, 삼사정) 중에서, 축길이의 관계가 a≠b≠c 이고, 축각의 관계가 α = β = γ = 90°인 것을 말한다. 결정계의 동정은 단결정 및 분말의 X 선 회절, 중성자선 회절, 전자선 회절 등에 의하여 행해진다.
사방정의 결정 구조를 생성시키기 위해서는, 특히 피로졸법에 의하여 막형성하는 경우, 후술하는 바와 같이 복수의 막형성 로를 연결한 막형성 로 내에 있어서 벨트 상을 이송되는 기재 상에 ITO 막의 막형성 후에, 연결된 막형성 로 내에서 계속하여 연속적으로 FTO 막을 막형성할 필요가 있다. 여기서, 연속막이란 결정이 간극 없이 늘어서 있는 막을 말한다. 막형성 로에서 ITO 막을 막형성한 후, 일단 막형성 로 외로 꺼낸 후, 다시 막형성 로에서 FTO 막을 막형성하면, FTO 막의 표면 구조는 정방정이 됨과 함께, 시트 저항값의 변화율은 1.5 배를 초과한다.
또, ITO 막 및 FTO 막의 막두께는, 액정 표시 소자나 태양 전지 등의 투명 전극판 등으로서 사용 가능한 한, 제한은 없지만, FTO, ITO 가 갖는 메리트를 살릴 수 있고, 또한 비용 등의 관점에서 FTO 막의 막두께는 5 ㎚ ∼ 20 ㎚ 가 바람직하고, 10 ㎚ ∼ 20 ㎚ 가 보다 바람직하다. 한편, ITO 막의 막두께는 20 ㎚ ∼ 60 ㎚ 가 바람직하고, 30 ㎚ ∼ 50 ㎚ 가 보다 바람직하다.
FTO 막 및 ITO 막은 각각, 적어도 1 층으로 이루어지고, 상기 막두께를 초과하지 않는 한, 다층으로 적층할 수 있다.
상기 특허문헌 1 에 기재된 ITO 막과 FTO 막의 적층막은 ITO 막의 막두께가 100 ㎚ ∼ 1000 ㎚, FTO 막의 막두께는 30 ㎚ ∼ 350 ㎚ 이다. 동 문헌에서는, FTO 막의 막두께는 ITO 의 보호를 위하여 적어도 30 ㎚ 필요하게 되어 있는 것에 비하여, 본 발명의 투명 도전막은 막두께가 ITO 막, FTO 막 모두 얇게 할 수도 있는 것이 특징이다.
본 발명의 투명 도전막은 FTO 막이 5 ㎚ ∼ 20 ㎚ 로 얇은 경우에도 350 ℃ 이상의 온도에 대한 내열성이 우수하고, 350 ℃ 의 온도에서 1 시간 가열 후의 시트 저항값의 변화율이 1.5 배 이하, 바람직하게는 1.2 배 이하이다. 또, 시트 저항값은 특히 색소 증감 태양 전지의 투명 전극으로서 사용하는 경우에는 300 Ω/□ 이하인 것이 요구되지만, 막두께를 조정함으로써 300 Ω/□ 이하로 하는 것이 가능하다.
(투명 전극용 기재)
본 발명의 투명 도전막은 기재 상에 적층된다. 기재는 통상적으로 투명 기재가 사용되지만, 투명하지 않아도 된다.
투명 기재는 구체적으로는 알칼리 유리, 석영 유리 등의 유리, 폴리카보네이트, 폴리에틸렌테레프탈레이트, 폴리알릴레이트 등의 폴리에스테르, 폴리에테르 술폰계 수지, 아모르퍼스 폴리올레핀, 폴리스티렌, 아크릴 수지 등을 들 수 있다. 이들의 재질은 최종적으로 사용하는 제품의 용도에 따라 최적인 것이 적절히 선택된다.
기재와 투명 도전막 사이에는, 필요에 따라 투명 도전막에 알칼리 성분 등이 침입하는 것을 방지하기 위해서 무기 산화물막을 형성할 수 있다. 무기 산화물막으로서, 구체적으로는 규소 산화물 (SiOX), 알루미늄 산화물 (Al2OX), 티탄 산화물 (TiOX), 지르코늄 산화물 (ZrOX), 이트륨 산화물 (Y2OX), 이테르븀 산화물 (Yb2OX), 마그네슘 산화물 (MgOX), 탄탈 산화물 (Ta2OX), 세륨 산화물 (CeOX) 또는 하프늄 산화물 (HfOX), 유기 폴리실란 화합물로 형성되는 폴리실란막, MgF2 막, CaF2 막, SiOX 와 TiOX 의 복합 산화물 등으로 이루어지는 막을 예시 할 수 있다.
(투명 도전막의 제법)
투명 도전막의 제조 방법으로는, 본 발명이 목적으로 하는 물성값을 갖는 막을 막형성할 수 있는 방법이면 되고, 구체적으로는 스퍼터법, 전자빔법, 이온 플레이팅법, 스크린 인쇄법 또는 화학적 기상 성장법 (CVD법), 스프레이 열분해법 (SPD법), 피로졸법 등을 예시할 수 있고, 특히 피로졸법을 바람직하게 예시할 수 있다.
이하에, 피로졸법에 의한 본 발명의 제법에 대하여 구체적으로 설명한다.
ITO 막 형성 용액에 사용되는 인듐 화합물로는, 열분해하여 산화 인듐이 되는 물질이 바람직하고, 구체적으로는 인듐트리스아세틸아세토네이트 (In(CH3COCHCOCH3)3), 인듐트리스벤조일메타네이트 (In(C6H5COCHCOC6H5)3), 삼염화 인듐 (InCl3), 질산 인듐 (In(NO3)3), 인듐트리이소프로폭시드 (In(OPr-i)3) 등을 예시할 수 있다.
또, 주석 화합물로는, 열분해하여 산화 제2 주석이 되는 것을 바람직하게 사용할 수 있고, 구체적으로는 염화 제2 주석, 디메틸주석디클로라이드, 디부틸주석디클로라이드, 테트라부틸주석, 스타니아스옥토에이트 (Sn(OCOC7H15)2), 디부틸주석말레에이트, 디부틸주석아세테이트, 디부틸주석비스아세틸아세토네이트 등을 들 수 있다.
또한, 상기 인듐 화합물 및 주석 화합물에 부가하여, 제 3 성분으로서 Mg, Ca, Sr, Ba 등의 주기율표 제 2 족 원소, Sc, Y 등의 제 3 족 원소, La, Ce, Nd, Sm, Gd 등의 란타노이드, Ti, Zr, Hf 등의 제 4 족 원소, V, Nb, Ta 등의 제 5 족 원소, Cr, Mo, W 등의 제 6 족 원소, Mn 등의 제 7 족 원소, Co 등의 제 9 족 원소, Ni, Pd, Pt 등의 제 10 족 원소, Cu, Ag 등의 제 11 족 원소, Zn, Cd 등의 제 12 족 원소, B, Al, Ga 등의 제 13 족 원소, Si, Ge, Pb 등의 제 14 족 원소, P, As, Sb 등의 제 15 족 원소, Se, Te 등의 제 16 족 원소 등의 단체 혹은 이들 화합물을 첨가하여 ITO 막을 형성할 수도 있다.
FTO 막 형성 용액에 사용되는 불소 화합물로는, 불화 수소, 불화 나트륨, 트리플루오로아세트산, 디플루오로에탄, 브로모트리플루오로메탄 등을 들 수 있다. 또, 주석 화합물로는 상기 ITO 막의 제조에 사용되는 주석 화합물을 사용할 수 있다.
상기 화합물을 메탄올, 에탄올 등의 알코올류, 아세톤, 메틸부틸케톤, 아세틸아세톤 등의 케톤류 등의 유기 용매에 용해하여, FTO 막 형성 용액 및 FTO 막 형성 용액을 조제한다.
피로졸법에 의하여 투명 기재 상에 ITO 막 및 FTO 막을 막형성하기 위해서는 아래와 같이 하여 실시한다.
미리 400 ∼ 750 ℃, 바람직하게는 400 ∼ 550 ℃ 로 가열한 컨베이어식 막형성 로를 복수 기 연결하고 기재를 로 내에 투입한다. 제 1 기째의 로 내에서 ITO 막 형성 용액을, 제 2 기째의 로 내에서 FTO 막 형성 용액을, 각각 초음파로 안개 방울 형상으로 하여, 공기를 캐리어 가스로서 컨베이어로 내에 불어 넣고, 기재의 표면에 접촉시켜 열분해시킴으로써 막을 제조한다. 막두께는 컨베이어의 속도를 바꿈으로써 조정할 수 있다.
막형성 로를 3 기 이상 연결함으로써, ITO 막, FTO 막의 적어도 어느 하나를 다층막으로 할 수도 있다. 또, 제 1 기째에서 SiO2 막 등의 다른 무기 산화물막을 막형성할 수도 있다.
실시예
이하에 실시예에 대해 나타내지만, 본 발명의 기술적 범위는 이것에 한정되는 것은 아니다.
(실시예 1) 유리/SiO2/ITO/FTO 적층체 (연속 막형성)
500 ℃ 로 가열한 컨베이어로를 3 기 (로 (1) ∼ (3)) 연결하고, 소다 라임 유리 기재 (320 × 420 × 0.7 ㎜) 를 컨베이어로 내에 투입하고, 제 1 기에 있어서는 SiO2 막 형성 용액 (테트라에톡시실란 (용액 I)), 제 2 기에 있어서는 ITO 막 형성 용액 (염화 제2 주석을 5 몰% 함유하는 인듐아세틸아세톤을 0.2 몰/ℓ함유하는 아세틸아세톤 용액 (용액 II)), 제 3 기에 있어서 FTO 막 형성 용액 (불소를 150 몰% 함유하는 디부틸주석디아세테이트를 0.5 몰/ℓ함유하는 에탄올 용액 (용액 III)) 을 각각 이용하여 초음파로 안개 방울 형상으로 하여, 공기를 캐리어 가스로서 컨베이어로 내에 불어 넣고, 유리 기재의 표면에 접촉시켜 열분해시킴으로써 적층체를 연속적으로 제작하였다. 얻어진 적층체는 유리/SiO2 막 (40 ㎚)/ITO 막 (40 ㎚)/FTO 막 (13 ㎚) 이었다.
(비교예 1) 유리/SiO2/ITO/FTO 적층체 (비연속 막형성법)
비교를 위해서, 실시예와 동일한 조성을 갖는 ITO 막을 유리 기재에 막형성한 후, 일단 유리 기재를 꺼내고, 그 후 다시 막형성 로에 유리 기재를 투입하여 ITO 막 상에 FTO 막을 막형성하여 실시예와 거의 동일한 막두께의 적층체를 제작하였다.
1 회째의 막형성에서는, 500 ℃ 로 가열한 컨베이어로를 2 기 (로 (1) ∼ (2)) 연결하고, 소다 라임 유리 기재(320 × 420 × 0.7 ㎜) 를 컨베이어로 내에 투입하고, 제 1 기에 있어서는 SiO2 막 형성 용액 (테트라에톡시실란(용액 I)), 제 2 기에 있어서는 ITO 막 형성 용액 (염화 제2 주석을 5 몰% 함유하는 인듐아세틸아세톤을 0.2 몰/ℓ함유하는 아세틸아세톤 용액 (용액 II)) 을 각각 사용한 것 이외에는 실시예 1 과 동일한 방법으로 적층체를 제작하였다. 얻어진 적층체는 유리/SiO2 막 (40 ㎚)/ITO 막 (40 ㎚) 이었다.
2 회째의 막형성에서는 500 ℃ 로 과열한 컨베이어로 1 기를 사용하고, 1 회째에 얻어진 유리/SiO2/ITO 적층체를 컨베이어로에 투입하고, FTO 막 형성 용액 (불소를 150 몰% 함유하는 디부틸주석디아세테이트를 0.5 몰/ℓ함유하는 에탄올 용액 (용액 III)) 을 사용한 것 이외에는 실시예 1 과 동일한 방법으로 적층체를 제작하였다. 얻어진 적층체는 유리/SiO2 막 (40 ㎚)/ITO 막 (40 ㎚)/FTO 막 (17 ㎚) 이었다.
(비교예 2) 유리/SiO2/ITO/FTO 적층체
1 회째의 막형성은 비교예 1 과 동일한 방법으로 적층체를 제작하였다. 얻어진 적층체는 유리/SiO2 막 (40 ㎚)/ITO 막 (40 ㎚) 이었다.
2 회째의 막형성은 반송 속도를 비교예 1 보다 늦게 한 것 이외에는 동일한 방법으로 적층체를 제작하였다. 얻어진 적층체는 유리/SiO2 막 (40 ㎚)/ITO 막 (40 ㎚)/FTO 막 (54 ㎚) 이었다.
상기 실시예 1, 비교예 1 및 비교예 2 에 대하여 막두께, 350 ℃ 에서 1 시간 가열 전후의 시트 저항값, 변화율, 가시광 투과율, FTO 막의 결정계, 단면 구조를 평가하고, 결과를 표 1 및 도 1 에 나타낸다.
또한, 막두께는 엘립소미터 (아이멕크사 제조 SE800) 를 사용하고, 시트 저항값은 4 단자법에 의하여, 가시광 투과율 (550 ㎚) 은 분광 광도계 (히타치사 제조 U4000) 를 사용하고, 결정계는 박막 평가용 시료 수평형 X 선 회절 장치 (리가쿠사 제조 SmartLab) 를 사용하고, 단면 구조는 단면 TEM 법에 의하여 각각 평가하였다.
그 결과, 본 발명품은 종래품과 비교하여 FTO 막두께가 얇음에도 불구하고 내열성이 향상되어 있는 것을 알 수 있었다 (표 1).
또, 본 발명품의 FTO 막의 결정계는 사방정이 되어, 종래품의 FTO 막의 결정계 (정방정) 와는 상이한 것을 알 수 있었다 (도 1). 추가로 본 발명품의 FTO 막의 표면은 미세 요철은 있지만, 표면 평탄성이 양호했으나 (도 2), 종래품의 FTO 막의 표면은 표면 요철이 있고, 표면 평탄성이 좋지 않는 것을 알 수 있었다 (도 3).

Claims (8)
- 기재 상에 적층하기 위한 ITO 막 및 FTO 막으로 이루어지는 투명 도전막으로서, FTO 막 표면의 결정 구조의 일부 또는 전부가 사방정인 투명 도전막에 있어서,
상기 ITO 막은 기재 상에 적층되고, 그 막두께가 20 ∼ 60 ㎚이고,
상기 FTO 막은 ITO 막 상에 적층되고, 그 막두께가 5 ∼ 20 ㎚ 이고, 또한 연속막인 투명 도전막. - 제 1 항에 있어서,
350 ℃ 에서 1 시간 가열 후의 시트 저항값의 변화율이 1.5 배 이하인 것을 특징으로 하는 투명 도전막. - 제 1 항에 있어서,
시트 저항값이 300Ω/□ 이하인 것을 특징으로 하는 투명 도전막. - 삭제
