Abstract

사전-조작된 용액 기반 GaAs 전구체는 용액 상태의 갈륨-비소 착화합물을 형성시키는, 용액 상태의 갈륨 착화합물 및 비소 착화합물의 혼합물을 포함한다. 일 구체예에서, 사전-조작된 용액 기반 GaAs 전구체에 형성된 갈륨-비소 착화합물은 일반적으로 GaAs 다이머 (-GaAs-), GaAs 테트라머 (-Ga2As2-), 또는 GaAs 헥사머 (-Ga3As3-) 구조를 갖는다. 단계 (508)에서, 도핑되거나 도핑되지 않은 GaAs 층이 기판(100) 상에 형성된 후에, 어닐링 공정(anneal process)은 증착된 GaAs 층을 열처리하기 위해 수행된다. 상이한 타입의 후처리 공정, 예를 들어 켄칭(quenching), 베이킹(baking), 레이저 처리 등이 또한 필요한 경우에 증착된 GaAs 층 상에서 수행될 수 있다는 것이 주지된다. GaAs 층을 형성시키기 위해 사용되는 전구체는 도펀트 Ga 및 As 이외의 원소, 예를 들어 탄소, 질소, 산화물, 또는 증착된 GaAs 막에 혼입될 수 있는 다른 불순물을 함유한다. 증착된 층 상에서 수행되는 열적 어닐링 공정 및/또는 후처리 공정은 증착된 대로의 GaAs 층에 함유된 불순물의 방출을 보조할 수 있다. 열적 공정은 증착 공정 동안에 증착된 대로의 막에 형성될 수 있는 결함의 복구를 또한 보조할 수 있다.
일 구체예에서, 어닐링 공정은 임의의 적합한 어닐링 도구, 예를 들어 로, 신속한 열공정 챔버, 스파이크 어닐, 또는 레이저 어닐링 챔버 등에 의해서 수행될 수 있다. 어닐링 공정은 기판(100) 상에 형성된 GaAs 층을 치밀화하고/거나 결정화를 보조하도록 약 400℃ 내지 약 600℃의 온도에서 수행될 수 있다. 열 어닐링 챔버의 예, 예를 들어 RTP 챔버는 도 6을 참조로 하여 하기에서 추가로 논의될 것이다.
도 6는 기판, 예를 들어, 도 1 내지 도 5를 참조로 하여 상기 기재된 기판(100)을 어닐링하기 위해서 사용될 수 있는 신속한 열적 공정 챔버(600)의 일 구체예의 단순화된 단면 사시도를 도시하고 있다. 공정 챔버(600)는 내부 공간(628)을 한정하는 챔버 벽(630), 바닥(632) 및 상부(634)를 지니는 챔버 바디(650)를 포함한다. 이러한 벽(630)은 통상적으로 하나 이상의 기판 접근 포트(substrate access port)(도시되지 않음)를 포함하여 기판(100)의 유입 및 유출을 용이하게 한다.

기판(100)의 바닥측(620)과 반사경 플레이트(614)의 상부측(538)은 그들 사이의 반사 공동(640)에 접하고 있다. 반사 공동(640)은 기판(100)의 유효 방사율을 향상시켜서, 온도 측정의 정확성을 개선시킨다. 제어기(617)는, 공정 챔버(600)에서 생성된 방사선을 실시간으로 변화시켜서 요망되는 기판 온도를 공정 범위 내로 유지시키기 위해서, 고온계(616)로부터의 측정값을 수신하고 제어신호를 방사열 어셈블리(624)에 출력할 수 있다.
반사경 플레이트(614)의 상부측(638)은 고도로 반사성이며, 표적 파장 범위의 열 방사선을 반사시키고 표적 파장 범위가 아닌 열 방사선을 흡수한다. 하나 이상의 코팅 또는 층이 사용되어 스테인리스강 베이스(618) 상의 반사경 플레이트(614)를 코팅시켜서 선택적 반사성을 제공할 수 있다. 예를 들어, 여러 반사성 및 흡수성을 지닌 코팅의 여러 조합이 이용되어서 반사경 플레이트(614)가 요망되는 파장의 열 방사선을 기판(100)으로 다시 반사시키고 요망되는 파장이 아닌 열 방사선을 흡수(또는 덜 반사)하게 할 수 있다. 일 구체예에서, 반사경 플레이트(614)는 약 700 nm 내지 약 1000 nm의 열적 파장을 반사하고, 700 nm 미만 및 1000 nm 초과의 열적 파장을 흡수한다. 본 발명에서 유익하게 채택될 수 있는 한가지 반사경 플레이트(614)은 아담스(Adams) 등에게 2005년 1월 4일자 허여된 미국특허 제6,839,507호에 기재되어 있으며, 본원에서는 이의 전체 내용을 참조로 포함한다.
기판(100)으로 다시 반사되지 않은 열 에너지는 반사경 플레이트(614)에 의해서 흡수된다. 흡수된 열 에너지는 반사경 플레이트(614) 아래에 배치된 스테인리스강 베이스(618)를 통해서 순환하는 냉매에 의해서 효율적이며 신속하게 제거된다. 추가적으로, 반사경 플레이트(614)에서의 구멍(도시되지 않음)을 통해서 제공된 가스는 반사경 플레이트(614) 및 그 위에 위치한 기판(100)의 냉각 속도를 촉진하기 위해서 사용될 수 있다. 반사경 플레이트(614)에 의해서 제공된 신속한 냉각 속도는 기판(100)의 온도 제어를 향상시켜서, 요망되는 온도 처리 특징을 제공한다. 일 구체예에서, 반사경 플레이트(614)는 초당 약 200℃ 초과의 기판 냉각 데이터 속도를 제공할 수 있다. 또 다른 구체예에서, 반사경 플레이트(614)는 초당 약 220℃의 기판 냉각 속도를 제공할 수 있다.
도 7은 본 발명의 일 구체예에 따른 GaAs 물질(706)에 의해 둘러싸여진 복수의 탄소 나노 튜브 (CNT)(704)를 포함하는 광흡수층(702)의 단면도이다. 도 7은 GaAs 물질(706)에 의해 형성되고 캡슐화된 탄소 나노 튜브 (CNT)를 갖는 광흡수층(702)의 하나의 가능한 구성을 예시한다는 것이 주지된다. 일부 다른 구성에서, 추가 층들은, 탄소 나노 튜브 (CNT)(704) 위에 GaAs 물질(706)을 배치시키기 전에, 기판과 광흡수층(702) 사이에, 또는 기판(100)과 탄소 나노 튜브 (CNT)(704) 사이에 형성될 수 있다. 도 7을 계속 참조하여, 일 구체예에서, 광흡수층(702)은 기판(100)의 표면(708) 상에 형성된다. 광흡수층(702)은 태양 전지 소자에서 광을 가두고 전류를 발생시키는 공정을 보조하기 위해 사용된다. 광흡수층(702)에 배치된 탄소 나노 튜브 (CNT)(704)가 정공 및/또는 전자의 수집을 개선시키기 위해 효율적인 경로로서 사용되고 통상적으로 통상적인 광흡수층에서 일어날 수 있는 전하 캐리어 재결합 속도를 감소시킬 수 있는 것으로 여겨진다. 탄소 나노 튜브 (CNT)(704)는 형성된 태양 전지 소자에서 전하 발생을 개선시킬 수 있는 요망되는 전기적 성질을 갖는다. 일 구체예에서, 탄소 나노 튜브 (CNT)(704)는 기판의 표면 상에 형성된다. 이후에, 용액 기반 GaAs 층(706)은 탄소 나노 튜브 (CNT)(704) 위에 증착되며, 이에 따라 탄소 나노 튜브 (CNT)(704)를 캡슐화한다. 추가 층들은 또한, 탄소 나노 튜브 (CNT)(704) 위에 GaAs 층(306)을 배치시키기 전에, 탄소 나노 튜브 (CNT)(704) 위에 증착될 수 있다는 것이 주지된다.

일 구체예에서, 탄소 나노 튜브 (CNT)(704)는 흑연의 단일 원자 두께 시트인 그라핀(graphene)으로 형성된 벽을 갖는 나노미터 스케일의 실린더이다. 탄소 나노 튜브(704)는 단일벽(그라핀의 단일 시트로 이루어진 실린더 벽, SWNT로서 지칭됨) 또는 다중벽(그라핀의 다중 시트로 이루어진 실린더 벽, MWNT로서 지칭됨)일 수 있다. 일 구체예에서, 금속 입자 촉매(712)의 얇은 층(710)은 탄소 나노 튜브 (CNT)(704)의 형성 전에 기판(100) 상에 증착될 수 있다. 금속 입자 촉매(712)의 얇은 층(710)은 기판(100) 상에서의 탄소 원자의 핵형성을 촉진시켜 기판(100) 상에서의 탄소 나노 튜브(CNT)(704)의 후속 증착을 촉진시키기 위해 사용될 수 있다. 일 구성에서, 탄소 나노 튜브 (CNT)(704)는 탄화수소 전구체 가스, 예를 들어 에틸렌, 프로필렌, 아세틸렌, 벤젠, 톨루엔, 에탄, 메탄, 부탄, 프로판, 헥산, 메탄올, 에탄올, 프로판올, 이소프로판올, 일산화탄소, 아세톤, 산소화된 탄화수소, 저분자량 탄화수소, 고분자량 탄화수소, 또는 이들의 조합물을 사용하여 금속 입자 촉매(712) 상에 선택적으로 형성된다. 적합한 금속 입자는 철, 니켈, 코발트, 구리, 몰리브덴, 및 합금 등을 포함한다. 얇은 층(710)은 Fe, Cu, Al, Co, Mo, Ta, W, Ag, Ni, Al2O3 등으로부터 선택된 금속성 물질일 수 있다.
일 구체예에서, 탄소 나노 튜브 (CNT)(704)는 개개 탄소 나노 튜브 (CNT)(704) 간에 일정한 간격을 갖도록 기판(100) 상에 수직으로 정렬된다. 탄소 나노 튜브 (CNT)(704)의 수직 정렬은 광흡수층(702) 내에 광을 가두는데 도움을 줄 수 있다. 탄소 나노 튜브 (CNT)(704)의 길이는 약 100 nm 내지 약 2.0 ㎛일 수 있으며, 직경은 약 0.5 내지 약 1.5 nm의 범위이다. 탄소 나노 튜브 (CNT)(704)가 GaAs 물질(706)로 둘러싸여져 있는 구성에서, GaAs 물질(706)은 도 3 및 도 5를 참조로 하여 상기 기술된 공정과 유사한 공정을 이용하여 탄소 나노 튜브 (CNT)(704) 위에 형성될 수 있다. 일 구체예에서, 형성된 탄소 나노 튜브 (CNT)(704)의 높이는 기판의 표면(708)을 제외하고 광흡수층(702) 두께의 약 5 내지 95%이다.

일 구체예에서, 기판(100) 상에 형성된 금속성의 얇은 층(710)은 그 위에 Fe 나노-입자(710)가 형성된 알루미늄일 수 있다. Fe 나노-입자의 직경은 이후에 그 위에 형성되는 탄소 나노 튜브 (CNT)(704)의 직경을 결정할 것이다. 나노-입자(710) 및 얇은 층(712)은 임의의 적합한 기술, 예를 들어 CVD, PVD, ALD, PECVD, HWCVD, 임의의 플라즈마 공정 또는 UV 유도된 ALD 기술에 의해 형성될 수 있다. 이후에, 탄소 나노 튜브 (CNT)(704)가 Fe 나노-입자(710) 상에 형성된다. 탄소 나노 튜브 (CNT)(704)가 기판(100) 상에서 성장된 후에, GaAs 기반 물질(306)은 탄소 나노 튜브 (CNT)(704) 위에 배치되어 광흡수층(702)을 형성시킨다.

GaAs 층(706) 및 p-타입 층(104)에 의해 캡슐화되는 탄소 나노 튜브 (CNT)(704)는 전하가 수집될 수 있는 표면적의 증가 및 CNT의 높은 전기 전도도로 인하여 진성 광흡수층(802)에 형성된 정공 및 전자의 추출에 도움이 될 것이다. 이에 따라, 진성 광흡수층(802)은 전하 캐리어의 수집을 촉진시키고 형성된 태양 전지 소자(840)의 전체 변환 효율을 증가시킬 수 있다. 이후에, n-타입 층(108)은 진성 광흡수층(802) 상에 형성되며, 제 2 TCO 층(112) 및 후방 전극 층(110)은 이후에 도 1과 함께 상기에서 논의된 바와 같이 그 위에 형성된다.
상기에서 논의된 광흡수층(802)의 구조적 구성이 또한, 통상적인 실리콘 기반 태양 전지 소자와 비교하여, 광 산란 표면 수의 증가, 층의 지향, 및 보다 광범위한 흡수된 파장으로 인하여 입사광의 보유 및 흡수에 도움이 될 수 있는 것으로 여겨진다. 이에 따라, 광흡수층(802)에 형성된 전도성 나노-튜브(CNT)(704) 및 GaAs 물질(706)은 전체 태양 전지 변환 효율을 증가시킬 수 있다.
도 9는 태양 전지 소자(940)에 진성 광흡수층(902)이 형성된 태양 전지 소자(940)를 도시한 것이다. 이러한 구체예에서, 도 8에 예시된 태양 전지(940)와 비교하여, 탄소 나노 튜브 (CNT)(704)는 먼저 기판(100) 상에 형성된다. 임의적으로, 금속 입자 촉매(712)는 기판(100) 표면 상에서의 탄소 나노 튜브 (CNT)(704)의 성장에 도움을 주기 위하여 기판 표면 상에 사용되고 증착된다. 이후에, 제 1 TCO 층(102)은, 증착된 층이 탄소 나노 튜브 (CNT)(704)의 프로파일을 따르도록 탄소 나노 튜브 (CNT)(704) 위에 형성된다. 다음으로, p-타입 층(104)은 제 1 TCO 층(102) 상에 형성된다. 일 구성에서, 증착된 p-타입 층(104)은 제 1 TCO 층(102) 및 탄소 나노 튜브 (CNT)(704)의 프로파일을 컨포멀하게 따른다. 이후에, GaAs 층(706)은 p-타입 층(104) 및 탄소 나노 튜브 (CNT)(704) 위에 형성되어 광흡수층(902)을 형성시킨다. 일 구체예에서, 용액 기반 GaAs 층(706)은 도 3 및 도 5를 참조로 하여 상기 기술된 공정들 중 하나 이상을 이용하여 기판 상에 형성될 수 있다. 탄소 나노 튜브 (CNT)(704), p-타입 층(104), 제 1 TCO 층(102) 및 GaAs 층(706) 모두는 광흡수층(902)에 형성된 정공 및 전자의 추출을 도우며, 이에 의해 생성된 전하의 수집을 촉진시키고 형성된 태양 전지 소자의 전체 변환 효율을 증가시킨다. 이후에, n-타입 실리콘 층(108)은 광흡수층(902) 상에 형성되며, 제 2 TCO 층(110) 및 후방 금속 전극(112)은 이후에, 도 1과 함께 상기에서 논의된 바와 같이, 그 위에 형성된다.
p-타입 층(104), 광흡수층(702, 802, 902) 및 n-타입 층(108)을 포함하는 p-i-n 접합부를 형성시키기 위한 순서가 필요한 경우에 역순일 수 있다는 것이 주지된다. 예를 들어, n-i-p 접합부는 또한 GaAs 기반 물질 층(706)으로 채워진 탄소 나노 튜브(704)의 구조를 이용하여 형성될 수 있다. 예를 들어, 도 8 및 도 9에 도시된 바와 같이, 탄소 나노 튜브(704) 상에 p-타입 층(104)을 형성시키는 대신에, n-타입 층(108)이 탄소 나노 튜브(704) 상에 형성될 수 있다. 이후에, GaAs 기반 물질 층(706)은 n-타입 층(108) 및 탄소 나노 튜브(704) 위에 형성될 수 있다. 연속적인 GaAs 기반 물질 층(706)이 기판(100) 상에 형성된 후에, p-타입 층(104)이 그 위에 형성되어 요망되는 경우에 기판 상에 요망되는 n-i-p 접합부를 형성시킨다. 일부 구성에서, 실리콘 이외의 물질로부터 p-타입 및/또는 n-타입 층을 형성시키는 것이 요망될 수 있다는 것이 주지되어야 한다.
상기 설명은 본 발명의 구체예들에 관한 것이지만, 본 발명의 다른 및 추가의 구체예가 본 발명의 기본 범위를 벗어나지 않으면서 고안될 수 있으며, 본 발명의 범위는 이하 기재되는 특허청구범위에 의해서 결정된다.
Claims (15)
- 기판의 표면 위에 제 1 타입의 도펀트가 도핑된 제 1 층을 형성시키는 단계;
상기 제 1 층 상에 GaAs 기반 층을 형성시키는 단계; 및
상기 GaAs 기반 층 상에 제 2 타입의 도펀트가 도핑된 제 2 층을 형성시키는 단계를 포함하는, 태양 전지 소자를 형성시키는 방법. - 제 1항에 있어서, GaAs 기반 층을 형성시키는 단계가 용매 중에 배치된 GaAs 함유 전구체를 공정 챔버에 공급하고 기판 상에 GaAs 기반 층을 형성시키기 위해서 상기 공정 챔버에서 GaAs 함유 전구체 용매를 증발시킴을 포함하는 방법.
- 제 2항에 있어서, GaAs 함유 전구체가 (NMe2)2GaAstBuH, Me2GaAs(NMe2)2, Me2GaAs(SiMePh2)2, Me2GaAs(SiPh3)2, Et2GaAs(SiMe2Cy)2, 및 Me2GaAs(SiMe2Cy)2로 이루어진 군으로부터 선택되는 방법.
- 제 2항에 있어서, 기판 상에 형성된 GaAs 기반 층을 어닐링(annealing)함을 추가로 포함하는 방법.
- 제 1항에 있어서, 제 1 타입의 도펀트가 p-타입 도펀트이며, 제 2 타입의 도펀트가 n-타입 도펀트인 방법.
- 제 1항에 있어서, 제 1 층이 실리콘 함유 층 또는 GaAs 기반 층이며, 제 2 층이 실리콘 함유 층 또는 GaAs 기반 층인 방법.
- 제 6항에 있어서, p-타입 도펀트가 금속 아연 도펀트, 디메틸 아연(DMZ), 디에틸 아연(DEZ), 금속 마그네슘 도펀트, 사이클로펜타디에닐 마그네슘, 카본 클로라이드(CCl4) 또는 카본 브로마이드(CBr4) 중 하나 이상을 포함하며, n-타입 도펀트가 H2S, 황, 실란(SiH4), 디실란(Si2H6), H2Se, Se 등 중 하나 이상을 포함하는 방법.
- 제 1항에 있어서, 제 1 층이 p-타입 비정질 실리콘 층이며, 제 2 층이 n-타입 비정질 실리콘 층인 방법.
- 제 1항에 있어서, 기판 상에 제 1 층을 형성시키기 전에 기판의 표면 위에 복수의 탄소 나노튜브를 형성시킴을 추가로 포함하는 방법.
- 제 9항에 있어서, 복수의 탄소 나노튜브를 GaAs 층으로 채움을 추가로 포함하는 방법.
- 기판 상에 배치된, 제 1 타입의 도펀트로 도핑된 제 1 층;
상기 제 1 층 위에 형성된 GaAs 기반 층; 및
상기 GaAs 기반 층 위에 형성된 제 2 층을 포함하는, 태양 전지 소자에서 사용하기에 적합한 구조물. - 제 11항에 있어서, 제 1 타입의 도펀트가 금속 아연 도펀트, 디메틸 아연(DMZ), 디에틸 아연(DEZ), 금속 마그네슘 도펀트, 사이클로펜타디에닐 마그네슘, 카본 클로라이드(CCl4) 또는 카본 브로마이드(CBr4) 중 하나 이상을 포함하는 p-타입 도펀트이며, 제 2 타입 도펀트가 H2S, 황, 실란(SiH4), 디실란(Si2H6), H2Se, Se 등 중 하나 이상을 포함하는 n-타입 도펀트인 구조물.
- 제 11항에 있어서, 제 1 층이 p-타입 실리콘 함유 층이며, 제 2 층이 n-타입 실리콘 함유 층인 구조물.
- 제 11항에 있어서, 기판 상에 형성된 GaAs 기반 층이 그에 도핑된 제 3 타입의 도펀트를 포함하며, 제 3 타입의 도펀트가 p-타입 도펀트 또는 n-타입 도펀트인 구조물.
- 제 11항에 있어서, GaAs 기반 층이 용액 기반 GaAs 전구체에 의해 제조되는 구조물.
