本発明は、金属ナノワイヤーを合成する方法に関する。

【従来の技術】
直径が10nmから100nm程度の金属ナノワイヤーは、ナノエレクトロニクス用配線材料として期待されている(非特許文献1参照)。また、物質の大きさがnmオーダーである金属ナノワイヤーは、所謂、量子サイズ効果が顕著であり、種々の量子効果を利用することができる。また、Pd、Pt、Fe、Co、Ni等の金属は触媒として広く使用されているが、これらの金属のナノワイヤーは体積に比し表面積が極めて大きいので、触媒効果が格段に大きくなる。
このように、金属ナノワイヤーは様々な産業分野で有用性が期待されているが、いまだ工業的に使用できるコストで生産できる製造方法が確立していない。

【発明が解決しようとする課題】
従来の金属ナノワイヤーの製造方法は、鋳型法と呼ばれる方法である。例えば、アーク放電等でカーボンナノチューブを合成し、生成したチューブは末端が閉じているので開口処理を施し、その後、目的の金属の金属塩を担持後、焼成することでカーボンナノチューブを鋳型とした金属ナノワイヤーを合成していた(非特許文献2参照)。また、アルミナの細孔やシリカの細孔を鋳型としてCVD(Chemical Vapour Deposition)法や、光合成で合成する方法も試みられている(非特許文献3,4,5参照)が、これらの方法は、いずれも、高コストの装置を必要とし、かつ複数の工程を必要とするため、工業的に使用できるコストで生産できない。

本発明は上記課題に鑑み、極めて低コストで製造できる金属ナノワイヤーの製造方法を提供することを目的とする。

【課題を解決するための手段】
上記目的を達成するために、本発明の金属ナノワイヤーの第1の製造方法は、有機金属錯体を溶解した有機液体中で、基板を加熱することにより、カーボンナノチューブを合成し、同時にカーボンナノチューブの内部に有機金属錯体の金属を析出させて金属ナノワイヤーを合成することを特徴とする。
また、本発明の金属ナノワイヤーの第2の製造方法は、有機液体中で、金属を含有する触媒層が積層された基板を加熱することにより、カーボンナノチューブを合成し、同時にカーボンナノチューブの内部に触媒層の金属を析出させて金属ナノワイヤーを合成することを特徴とする。
好ましくは、第1の製造方法における有機金属錯体は、Pd、Pt、Fe、Co、または、Niの有機金属錯体である。また、Feを金属とする有機金属錯体は、フェロセンまたは鉄カルボニルであれば好ましい。
また好ましくは、第2の製造方法における触媒層が含有する金属は、Pd、Pt、Fe、Co、または、Niである。
さらに、第1及び第2の製造方法における有機液体はアルコールであり、メタノール、エタノール、またはオクタノールであれば好ましい。
また、好ましくは、第1及び第2の製造方法における基板はSiである。
また、基板の加熱温度は、好ましくは、800℃以上である。

上記第1の製造方法によれば、有機液体中で基板を高温に加熱することによって、基板近傍の有機液体中の有機金属錯体が分解して金属元素が生成し、この金属元素が触媒となって基板近傍の有機液体を分解してカーボン原子が生成し、このカーボン原子によるカーボンナノチューブが基板上で成長すると共にカーボンナノチューブ内に金属元素が析出して金属ナノワイヤーが合成される。
この方法によれば、有機金属錯体を溶解させた有機液体中で基板を加熱するという工程だけで、カーボンナノチューブ内に金属ナノワイヤーを合成でき、酸化雰囲気中で加熱すれば容易にカーボンナノチューブを取り去ることができるので、極めて容易に、かつ低コストで合成することができる。
原料は、半導体工業で大量に使用されている有機液体や有機金属錯体を使用でき、低コストである。
また、合成装置は、基板を加熱する装置、例えば、導電性基板を使用した場合には基板に電流を流して加熱する電源、有機液体を保持する容器、及び有機液体の温度を制御する水冷装置があればよいので、装置コストが低い。

上記第2の製造方法によれば、有機液体中で基板を高温に加熱することによって、基板に積層された触媒層の金属が触媒となり基板近傍の有機液体を分解してカーボン原子が生成し、このカーボン原子によるカーボンナノチューブが基板上で成長すると共にカーボンナノチューブ内に触媒層の金属元素が析出して金属ナノワイヤーが合成される。
この方法によれば、金属を含有した触媒層を積層した基板を、有機液体中で加熱するという工程だけで、カーボンナノチューブ内に金属ナノワイヤーを合成でき、酸化雰囲気中で加熱すれば容易にカーボンナノチューブを取り去ることができるので、極めて容易に、かつ低コストで合成することができる。原料は、半導体工業で大量に使用されている有機液体や金属元素を使用することができ、低コストである。
また、合成装置は、基板を加熱する装置、例えば、導電性基板を使用した場合には基板に電流を流して加熱する電源、有機液体を保持する容器、及び有機液体の温度を制御する水冷装置があればよいので、装置コストが低い。

上記のように、本発明の方法によれば、金属ナノワイヤーを、工業上の使用が可能なコストで製造することができる。

【発明の実施の形態】
以下、本発明の実施の形態を図面に基づき詳細に説明する。
本発明の金属ナノワイヤーの製造方法に使用する合成装置を説明し、この装置に基づいて本発明の製造方法を説明する。なお、実質的に同一の部材は同一の符号を付して説明する。
図1は、本発明の金属ナノワイヤーの製造方法に使用する合成装置の構成を示す図である。この合成装置は、液体槽1の外側に液体槽1を冷却するための水冷手段2と、基板3を保持し、かつ、基板3に電流を流すための電極4を有する基板ホルダー5と、液体槽1から蒸発する有機液体蒸気を冷却凝縮して液体槽1に戻す水冷パイプ6からなる凝縮手段7と、基板ホルダー5と凝縮手段7とN2 ガスを導入するバルブ8とを保持する蓋9を有し、液体槽1と蓋9で有機液体10を密閉して保持する構成である。

この装置によれば、有機液体10の温度を沸点未満に保持することができると共に、基板3の温度を高温に保持でき、金属ナノワイヤーの合成が可能になる。また、有機液体10の気相が凝縮されてもどるため原料の有機液体を無駄にすることがなく、さらに有機気相と空気との混合による爆発、炎上の危険がない。また、不活性ガス導入手段としてのバルブ8を有するから、液体槽1中での有機気相と空気との混合による爆発、炎上の危険がない。

次に、本発明の第1の金属ナノワイヤーの合成方法を図1の装置を使用し、基板に導電性のSiを使用する場合を例にとって説明する。
有機液体10は、例えば、メタノール(CH3 OH)、エタノール(C2 H5 OH)やオクタノール(C8 H17OH)等のアルコールであり、有機液体10に有機金属錯体、例えば、フェロセン(Fe(C2 H5 )2 )、または鉄カルボニル(Fe(CO)5 )、Fe3 (CO)12)を溶解する。有機金属錯体の溶解量は多くても少なくてもかまわない。
そして、電極4を介してSi基板3に電流を流して加熱する。基板温度が800℃以上の所定の温度になる電流を流し、合成中もこの電流値に保つ。Si基板表面からアルコールのガスからなる気泡が発生すると共に、Si基板表面がこの気泡によって覆われる。この際、アルコール10の温度をアルコールの沸点以下に保つことが必要であり、水冷手段2を用いて冷却する。また気相のアルコールを凝縮手段7により液体に戻し、液体槽1に戻す。
カーボンナノチューブが所望の長さになる一定時間、合成装置を上記の状態に保つことにより、カーボンナノチューブに覆われた所望の長さの金属ナノワイヤーが合成される。

次に、本発明の第2の金属ナノワイヤーの製造方法を説明する。この方法は、第1の金属ナノワイヤーの製造方法と比べると、有機液体10がアルコールのみであって、有機金属錯体を含まないこと、及び、基板が基板表面に触媒層を有していることのみが異なり、他は同一である。
基板表面の触媒層は、例えば、Pd、Pt、Fe、Co、Ni等の金属層を蒸着等の薄膜形成手段で基板上に積層しても良く、あるいは、基体となる物質にこれらの金属元素を含浸させた厚膜を基板に塗布しても良い。

本発明の金属ナノワイヤーの合成メカニズムは、以下のように考えられる。 図2は、本発明の金属ナノワイヤーの合成メカニズムを示す図である。図において、基板3の表面は約800℃以上の高温であり、この高温によって有機液体10中の有機金属錯体が分解し、基板3上に金属液体微粒子22が析出する。一方、基板3の表面に隣接する有機液体10は有機液体の沸点以下の温度、例えばメタノールの場合60℃以下である。また、基板3の表面は、有機液体のガス(Cn Hm )21で覆われており、基板3の表面から有機液体10に向かって急激な温度勾配が存在する。この急激な温度勾配と金属液体微粒子22の触媒作用とにより、有機液体10中で特異な熱分解反応が生じ、金属液体微粒子22に溶け込むカーボン原子が生成するものと考えられる。すなわち、非熱平衡状態における金属の触媒反応によりカーボン原子が生成する。

生成したカーボン原子は金属液体微粒子22に過飽和に溶け込み、基板3の表面の温度勾配により、金属液体微粒子22中のカーボン原子が金属液体微粒子22の表面に析出して成長核を形成する。この成長核に金属液体微粒子22中からカーボン原子が連続的に供給されてカーボンナノチューブ23が成長すると共にカーボンナノチューブ23中に金属液体微粒子22の金属24が析出し、金属ナノワイヤー24を内包したカーボンナノチューブ23が成長する。なお、基板3上の金属液体微粒子22は、金属24がカーボンナノチューブ23に析出することによって減少するが、同時に有機液体10中の有機金属錯体が分解して金属原子が供給され、基板3上で一定の大きさを保つと考えられる。
第2の金属ナノワイヤーの製造方法においては、基板上の触媒層の金属元素が同様の作用をすると考えられる。

次に、実施例を示す。
この実施例は本発明の第1の金属ナノワイヤーの製造方法を用いて合成した。高純度メタノール(99.7%)を有機液体として用い、このメタノールに、フェロセン(Fe(C2 H5 )2 )をモル比で約1%溶解した。基板には、低抵抗(0.002Ωcm)Si(100)面方位、寸法10×20×1mm3 を用いた。Si基板は、アセトン中で超音波洗浄し、3%フッ酸溶液でエッチングして洗浄した。
このSi基板を、図1の基板ホルダー3に配置し、直流電流を流し、930℃に加熱した。多数の泡が生成してメタノール液表面に上昇し、Si基板表面はこの泡で覆われた。液体槽1中のメタノールの温度は約60℃に上昇した。メタノールの温度を沸騰点よりも低くするため冷却手段2を用いて冷却した。また、蒸発したメタノールは凝縮手段7で回収した。Si基板温度は、光学放射温度計を使用し、焦点を基板表面に合わせて測定した。Si基板に流す電流は成長中一定に保った。基板温度は、カーボンナノチューブの長さが長くなるに従ってゆっくりと減少することが観測された。

図3は、合成した金属ナノワイヤーの透過電子顕微鏡像を示す図である。図において、上部中央やや右から、左に曲がりながら、下部中央やや左に伸びているものが合成された金属ナノワイヤーを内包したカーボンナノチューブであり、カーボンナノチューブの中央に黒く見えるものがFeナノワイヤーである。図のスケールと比較すると、この金属ナノワイヤーは、径が約20〜60nmであることがわかる。

【発明の効果】
上記説明から理解されるように、本発明の金属ナノチューブの合成方法は、有機金属錯体を溶解した有機液体中で基板を加熱するか、あるいは金属を含有した触媒層を積層した基板を有機液体中で加熱するという工程だけで、カーボンナノチューブ内に金属ナノワイヤーを合成でき、酸化雰囲気中で加熱すれば容易にカーボンナノチューブを取り去ることができるので、極めて容易に、かつ低コストで合成することができる。原料は、半導体工業で大量に使用されている有機液体や有機金属錯体を使用でき、低コストである。また、合成装置は、基板を加熱する装置、例えば、導電性基板を使用した場合には基板に電流を流して加熱する電源、有機液体を保持する容器、及び有機液体の温度を制御する水冷装置があればよいので、装置コストが低い。
従って、本発明の方法によれば、金属ナノワイヤーを、工業上の使用が可能なコストで製造することができる。

Thus, although the metal nanowire is expected to be useful in various industrial fields, a manufacturing method that can be produced at a cost that can be used industrially has not yet been established.

[Problems to be solved by the invention]
A conventional method for producing metal nanowires is a method called a mold method. For example, carbon nanotubes are synthesized by arc discharge, etc., and the generated tube is closed at the end, so that it is subjected to opening treatment, and then the metal salt of the target metal is supported and then fired to form a metal using carbon nanotubes as a template. Nanowires were synthesized (see Non-Patent Document 2). Also, CVD (Chemical Vapor Deposition) methods using alumina pores and silica pores as templates and methods of synthesizing by photosynthesis (see Non-Patent Documents 3, 4, and 5) have been tried. In either case, a high-cost apparatus is required and a plurality of processes are required, so that it cannot be produced at a cost that can be used industrially.

In order to achieve the above object, a first method for producing metal nanowires according to the present invention synthesizes carbon nanotubes by heating a substrate in an organic liquid in which an organometallic complex is dissolved, and at the same time, A metal nanowire is synthesized by depositing a metal of an organometallic complex therein.
Moreover, the second method for producing metal nanowires of the present invention synthesizes carbon nanotubes by heating a substrate on which a metal-containing catalyst layer is laminated in an organic liquid, and at the same time, inside the carbon nanotubes. Metal nanowires are synthesized by depositing metal in the catalyst layer.
Preferably, the organometallic complex in the first production method is an organometallic complex of Pd, Pt, Fe, Co, or Ni. The organometallic complex containing Fe as a metal is preferably ferrocene or iron carbonyl.
Preferably, the metal contained in the catalyst layer in the second production method is Pd, Pt, Fe, Co, or Ni.
Furthermore, the organic liquid in the first and second production methods is an alcohol, preferably methanol, ethanol, or octanol.
Preferably, the substrate in the first and second manufacturing methods is Si.

The synthesis mechanism of the metal nanowire of the present invention is considered as follows. FIG. 2 is a view showing a synthesis mechanism of the metal nanowire of the present invention. Next, an example is shown.
This example was synthesized using the first method for producing metal nanowires of the present invention. High-purity methanol (99.7%) was used as an organic liquid, and ferrocene (Fe (C 2 H 5 ) 2 ) was dissolved in this methanol at a molar ratio of about 1%. The substrate used was a low resistance (0.002 Ωcm) Si (100) plane orientation with dimensions of 10 × 20 × 1 mm 3 . The Si substrate was cleaned by ultrasonic cleaning in acetone and etched with a 3% hydrofluoric acid solution.
