Next, the measurement results of the carbon nanotubes produced in the above examples will be described.
FIG. 5 is a view showing a transmission electron microscope image (TEM) of the single-walled carbon nanotube produced in the above example. The TEM image was obtained by cutting a part of carbon nanotubes that were aligned at high density and vertically on a Si substrate, selecting single-walled nanotubes, fixing them to a TEM sample stage, and photographing them. From the figure, it can be seen that this carbon nanotube is a single-walled nanotube.
FIG. 6 is a view showing a transmission electron microscope image (TEM) of the double-walled carbon nanotube produced in the above example. The TEM image was obtained by cutting out a part of the carbon nanotubes with high density and perpendicular orientation on the Si substrate, selecting the double-walled carbon nanotubes, fixing the carbon nanotubes on the TEM sample stage, and photographing them. From the figure, it can be seen that this carbon nanotube is a double-walled nanotube.
図7は、上記実施例で作製した単層カーボンナノチューブの直径分布を示す図である。作製したカーボンナノチューブの内から単層カーボンナノチューブを無作為に選択して直径を測定した。図から、単層カーボンナノチューブの直径は2nmから6nmにわたって分布することがわかる。すなわち、遷移金属触媒微粒子のサイズとカーボンナノチューブの直径とは1対1に対応するので、堆積するFe薄膜の厚さを6nm以下に制御すれば、単層カーボンナノチューブのみを選択的に合成できることがわかる。
図8は、上記実施例で作製した二層カーボンナノチューブの直径分布を示す図である。作製したカーボンナノチューブの内から二層カーボンナノチューブを無作為に選択して直径を測定した。図から、二層カーボンナノチューブの直径は、4nmから15nmにわたって分布することがわかる。従って、堆積するFe薄膜の厚さを6nm以上で15nm以下に制御すれば、単層及び二層カーボンナノチューブのみを選択的に合成できることがわかる。
なお、合成したカーボンナノチューブ中に、単層又は二層カーボンナノチューブ以外の多層カーボンナノチューブは観測されなかった。

FIG. 8 is a diagram showing the diameter distribution of the double-walled carbon nanotubes produced in the above example. Among the produced carbon nanotubes, double-walled carbon nanotubes were randomly selected to measure the diameter. From the figure, it can be seen that the diameter of the double-walled carbon nanotube is distributed from 4 nm to 15 nm. Therefore, it can be seen that only single-walled and double-walled carbon nanotubes can be selectively synthesized by controlling the thickness of the deposited Fe thin film to be 6 nm or more and 15 nm or less.
In addition, multi-walled carbon nanotubes other than single-walled or double-walled carbon nanotubes were not observed in the synthesized carbon nanotubes.
上記実施例では、有機液体としてエタノールを用いたが、エタノールに限らず、メタノール又は酢酸は、極めて好適な有機液体である。すなわち、メタノール、エタノール及び酢酸は、それぞれ、64.96℃、78.5℃、及び117.9℃の沸点を有する有機液体であるので、図1に示した装置によって、基板と有機液体との間に急峻な温度勾配を形成することができる。
また、酸素と水素を構成元素として含む有機液体であれば、金属に対して還元性を有するので、上記有機液体に限らず、本発明の方法が適用できる。また、有機液体が炭素以外の元素を含む場合には、その元素を構成元素としたナノチューブが合成できることは明かである。

従って、電界放射電子源、ナノスケール電子デバイス、化学物質貯蔵システム、機械的補強材、半導体素子材料、燃料電池やリチウム電池の負極、電気二重層キャパシタの電極等の、カーボンナノチューブの最適の層数が異なる応用目的毎に、最適層数のカーボンナノチューブを低コスト、且つ、大量に供給することが可能になる。
As understood from the above description, according to the carbon nanotube synthesis method of the present invention, only single-walled carbon nanotubes arranged in a substrate at high density and high orientation can be selectively synthesized, or single-walled and double-walled carbon nanotubes can be selectively synthesized.
