Abstract
Description
本発明は、このような事情に鑑み、フィルタの設置を容易に位置決めできるように行うことを目的とする。
また、本発明の第3の態様によれば、本発明の露光装置を用いて感光性基板を露光することと、その露光された感光性基板を処理することと、を含むデバイス製造方法が提供される。
図1は、本実施形態のスキャニングステッパーよりなる走査露光型の露光装置EXを示す一部を切り欠いた図である。図1において、露光装置EXは、露光光(露光用の照明光)ELを発生する光源部2と、露光光ELでレチクルR(マスク)を照明する照明光学系ILSと、レチクルRを保持して移動するレチクルステージRSTと、レチクルRのパターンの像をフォトレジスト(感光材料)が塗布されたウエハW(基板)の表面に投影する投影光学系PLとを備えている。さらに、露光装置EXは、ウエハWを保持して移動するウエハステージWSTと、その他の駆動機構及びセンサ類等と、複数枚のレチクルを保管するレチクルライブラリ9と、複数枚の未露光及び/又は露光済みのウエハを保管するウエハカセット7と、露光装置EXの動作を統括的に制御する主制御装置(不図示)とを備えている。これらの光源部2から主制御装置(不図示)までの部材は、例えば半導体デバイス製造工場のクリーンルーム内の第1の床FL1の上面に設置されている。
また、チャンバ10の露光室10a内の床FL1上に、複数の台座11を介して下部フレーム12が設置され、下部フレーム12の中央部に平板状のベース部材13が固定され、ベース部材13上に例えば3箇所の防振台14を介して平板状のウエハベースWBが支持され、ウエハベースWBのXY平面に平行な上面にエアベアリングを介してウエハステージWSTがX方向、Y方向に移動可能に、かつθz方向に回転可能に載置されている。また、下部フレーム12の上端に、ウエハベースWBを囲むように配置された例えば3箇所の防振台15を介して光学系フレーム16が支持されている。光学系フレーム16の中央部の開口に投影光学系PLが配置され、光学系フレーム16上に投影光学系PLを囲むように上部フレーム17が固定されている。
また、上部フレーム17の上面の+Y方向の端部にY軸のレーザ干渉計21RYが固定され、その上面の+X方向の端部にX軸のレーザ干渉計(不図示)が固定されている。これらの干渉計よりなるレチクル干渉計は、それぞれレチクルステージRSTに設けられた移動鏡21MY等に複数軸の計測用ビームを照射して、例えば投影光学系PLの側面の参照鏡(不図示)を基準として、レチクルステージRSTのX方向、Y方向の位置、及びθz、θx、θy方向の回転角を計測し、計測値を主制御装置(不図示)に供給する。
また、本実施形態の露光装置EXが液浸型である場合には、投影光学系PLの下端の光学部材の下面に配置される例えばリング状のノズルヘッドを含む局所液浸機構(不図示)から、投影光学系PLの先端の光学部材とウエハWとの間の局所的な液浸領域に所定の液体(純水等)が供給される。その局所液浸機構としては、例えば米国特許出願公開第2007/242247号明細書等に開示されている液浸機構を使用できる。なお、露光装置EXがドライ型である場合には、その液浸機構を備える必要はない。
また、ローダ室10bの内部において、下方の支持台68の上面にウエハカセット7と、ウエハカセット7との間でウエハの出し入れを行う水平多関節型ロボット6aとが設置されている。水平多関節型ロボット6aの上方には、水平多関節型ロボット6aとともにウエハローダ6を構成するウエハ搬送装置6bが設置されている。ウエハ搬送装置6bは、仕切り部材10dのシャッタ24Wで開閉される開口を通して、水平多関節型ロボット6aとウエハステージWSTとの間でウエハWを搬送する。
本実施形態において、フィルタボックスは、フィルタ面が水平方向に対して交差する方向、例えば、フィルタボックスのフィルタ面がXZ面内に設置される。なお、フィルタボックスのフィルタ面は、XZ面に対して傾斜して設置されてもよい。この場合、フィルタボックスのフレームの設置面にテーパを形成したり、またはケーシング28の底板28hにテーパ部材を設けたりすればよい。
本実施形態では、このフィルタボックスの設置状態を横置きとして、以下説明する。
有機系ガス除去用のケミカルフィルタ51としては、例えば活性炭型フィルタ又はセラミックス型フィルタ等が使用可能である。また、アルカリ系ガス及び酸性ガス除去用のケミカルフィルタ56としては、添着剤活性炭型フィルタ、イオン交換樹脂型フィルタ、イオン交換繊維型フィルタ、又は添着剤セラミックス型フィルタ等を使用することができる。また、フレーム50,55、仕切り板42A~42C、ケーシング28、及びドア29は、それぞれ耐食性があり脱ガス等の少ない材料、例えば表面に酸化皮膜(酸化アルミニウム等)が形成されたアルミニウム(アルマイト処理されたアルミニウム)、又はステンレス鋼等から形成されている。なお、フレーム50,55等は、耐食性があり脱ガスの少ない樹脂材料を含む材料(ポリエチレンで覆った合板、又はフッ素系樹脂等)等で形成することも可能である。
また、フィルタ装置26は、ケーシング28の-X方向の側壁28iに固定されて、それぞれ仕切り板42A,42B,42Cに対してフィルタボックス38,40,38を位置決めするための位置決めブロック48A,48B,48Cと、位置決めブロック48A,48B,48Cに対してそれぞれフィルタボックス38,40,38をZ方向の中央付近で付勢するための移動用レバー58A,58B,58Cと、を有する。位置決めブロック48A,48B,48Cは、それぞれZY平面に対して時計回りに所定のテーパ角φ(図3参照)で傾斜した平面よりなるテーパ部48Aa,48Ba,48Caを有する。
さらに、本実施形態において、フレーム50のXZ平面に平行な-Y方向の第1の端面50aに、開口50fを囲むように接着等で固定されたほぼ正方形の環状のガスケット54(シール部材)を設けている。なお、ガスケット54は、第1の端面50aが密着する相手側(例えば、仕切り板)に設けてもよい。
なお、第1のフィルタボックス38の開口50fは、四角形等の矩形状であっても、多角形状であってもよい。また、フレーム50の形状も正方形に限らず、長方形や多角形状であってもよい。
なお、フレーム50,55は、例えばモールド成形等によって製造可能である。
本実施形態では、第1のフィルタボックス38及び第2のフィルタボックス40の形状は、それぞれの1対の取っ手部70A及び70Bの位置がZ方向に沿って逆方向にずれている点が異なっている。また、この形状の相違は、フィルタボックス38,40をθy方向に180°回転しても維持される。従って、作業者は、外観からフィルタボックス38,40を容易に互いに識別可能である。さらに、図4(A)のフレーム50の1対の取っ手部70Aは例えばボルト(不図示)でテーパ部50b,50cのネジ穴に固定され、テーパ部50b,50cの中心から取っ手部70AとZ方向に対称な位置に取っ手部70Aを取り付け可能なネジ穴が形成された取り付け領域E1,E2が設定されている。このため、1対の取っ手部70Aのテーパ部50b,50aに対する取り付け位置は、傾斜方向とは異なる方向、本実施形態では、傾斜方向に対して直交する方向に沿って可変である。従って、取っ手部70Aをフレーム50の取り付け領域E1,E2に取り付けることによって、フレーム50は第2のフィルタボックス40用のフレーム55として使用可能である。
まず、ケーシング28に最初に2つのフィルタボックス38及び一つのフィルタボックス40を設置するときには、図4(A)の未使用のケミカルフィルタ51が充填された2つのフィルタボックス38と、図4(B)の未使用のケミカルフィルタ56が充填された一つのフィルタボックス40とを用意する。次に、ケーシング28のロック(不図示)を解除してドア29を開いた後、図5(A)において、矢印B1で示すように、移動用レバー58A~58Cを前方(ケーシング28の窓部28bの外側)に開く。
次に矢印B10で示すように、ケーシング28の第1空間28c内で3番目のフィルタボックス38を移動し、移動用レバー58Cを回転して、第1空間28c内の設置位置にフィルタボックス38を設置する。次に、ケーシング28のドア29を閉じてロックすることで、フィルタボックス38,40の設置が完了する。
この際に、フィルタボックス38,40は、設置位置から容易に引く抜くことができるため、ケーシング28におけるフィルタボックス38,40の交換を容易に、かつ効率的に行うことができる。
(1)本実施形態の露光装置EXは、フィルタ装置26及び空調装置30を含む全体空調システムを備え、フィルタ装置26は2つの第1のフィルタボックス38及び一つの第2のフィルタボックス40を備えている。
そして、ケミカルフィルタ51を保持する第1のフィルタボックス38は、ケミカルフィルタ51を保持するフレーム50と、フレーム50に設けられた取っ手部70A(第1取っ手部)と、フレーム50の側面の少なくとも一部に形成され、フレーム50の第2の端面50gから第1の端面50a側に向かって、フレーム50の外側に次第に傾斜する第1テーパ部50b(形状変化部としての第1傾斜部)と、を有する。また、第2のフィルタボックス40も同様に構成され、フィルタボックス40のフレーム55には第1テーパ部55bが設けられている。
さらに、フレーム50の2つの端面のうち第1の端面50aには、ガスケット54(シール部材)が設けられている。
(3)また、フレーム50の第1テーパ部50b及び第2テーパ部50cはフレーム50の第1側面及び第2側面の全面に形成され、フレーム55の第1テーパ部55b及び第2テーパ部55cはフレーム55の第1側面及び第2側面の全面に形成されている。従って、テーパ部50b,50c等の加工が容易である。
(4)また、フィルタボックス38(フレーム50)のテーパ部50b,50c及びフィルタボックス40(フレーム55)のテーパ部55b,55cはそれぞれ平面、即ち直線状に形成されており、これらに対応する位置決めブロック48A,48Bのテーパ部48Aa,48Baも平面に形成されているため、テーパ部50b,50c等の形成が容易である。
また、図4(A)において、第1のフィルタボックス38のフレーム50の第2テーパ部50cの中央付近で、端面50aに近い位置F2に取っ手部70Aを設け、第1テーパ部50bの位置F2と対称な位置に取っ手部70Aを設けてもよい。この場合には、図2の位置決めブロック48Aのテーパ部48Aaの対応する位置に凹部48Abを形成しておく。また、図4(B)において、第2のフィルタボックス40のフレーム55の第2テーパ部55cの中央付近で、端面50aから離れた位置F4に取っ手部70Bを設け、第1テーパ部55bの位置F4と対称な位置に取っ手部70Bを設ける。さらに、図2の位置決めブロック48Bのテーパ部48Baの対応する位置に凹部48Bbを形成しておく。この場合には、フレーム50,55に対する取っ手部70A,70Bの位置関係は端面50a,55aとの距離が異なっている。従って、作業者は、フレーム50,55に対する取っ手部70A,70Bの位置からフィルタボックス38,40を識別可能である。
なお、例えばフレーム50,55に種類が識別可能なラベル等を貼着して、フレーム50に対する取っ手部70Aの位置関係とフレーム55に対する取っ手部70Bの位置関係とを同じにしてもよい。
なお、移動用レバー58A~58Cは必ずしも設ける必要はない。
また、仕切り板42A~42Cは、鉛直線を含む面にほぼ平行(ほぼ水平面に垂直)であるが、本実施形態では、位置決めブロック48A~48Cがあるため、フィルタボックス38,40の移動及び位置決めを円滑に行うことができる。なお、仕切り板42A~42Cは、例えば鉛直線を含む面に対して斜めに傾斜していてもよい。
(8)また、フィルタボックス38のケミカルフィルタ51(濾材)は、その中を通過する気体中の有機系ガス(有機物)を除去し、フィルタボックス40のケミカルフィルタ56(濾材)は、その中を通過する気体中のアルカリ性ガス及び酸性ガスを除去しているため、露光本体部4が収納されるチャンバ10内に不純物が高度に除去された空気を供給できる。
さらに、フィルタボックス38,40内のフィルタは、ケミカルフィルタ以外の任意のフィルタ(濾材)を使用できる。例えば、フィルタボックス38,40のフィルタとしては、HEPAフィルタ又はULPAフィルタのような微小な粒子(パーティクル)を除去するための防塵フィルタを用いることも可能である。
(10)また、本実施形態の露光装置EXは、露光光ELでレチクルRのパターン及び投影光学系PLを介してウエハW(基板)を露光する露光装置において、ウエハWを露光する露光本体部4を収納するチャンバ10と、本実施形態のフィルタボックス38,40と、チャンバ10の外部から取り込まれた空気をフィルタボックス38,40を介してチャンバ10内に送風する空調装置30と、を備えている。
なお、本実施形態において、ローダ室10b内の局所空調装置60のフィルタボックス63,64のフレームとしても、フィルタボックス38,40のフレーム50,55と同様のテーパ部が形成されたフレームを使用し、フィルタボックス63,64を位置決めブロック48A~48Cと相似型のテーパ部が形成された位置決めブロックを備えたケーシングに収納してもよい。
(1)図7(A)は、上記の実施形態の第1変形例の第1のフィルタボックス38A及びこれに対応する位置決めブロック48Aを示す斜視図、図7(B)は、その第1変形例の第2のフィルタボックス40A及びこれに対応する位置決めブロック48Bを示す斜視図である。図7(A)の位置決めブロック48A及び図7(B)の位置決めブロック48Bをそれぞれ図2の位置決めブロック48A,48C及び48Bの代わりにケーシング28内に設置することで、この第1変形例のフィルタボックス38A,40Aをケーシング28内に設置することができる。
(2)次に、図8(A)は、上記の実施形態の第2変形例の第1のフィルタボックス38B及びこれに対応する位置決めブロック48A1を示す斜視図、図8(B)は、その第1変形例の第2のフィルタボックス40B及びこれに対応する位置決めブロック48A2を示す斜視図である。図8(A)の位置決めブロック48A1及び図8(B)の位置決めブロック48A1をそれぞれ図2の位置決めブロック48A,48C及び48Bの代わりにケーシング28内に設置することで、この第2変形例のフィルタボックス38B,40Bをケーシング28内に設置することができる。
また、図8(B)において、第2のフィルタボックス40Bは、ケミカルフィルタ56を保持する環状のフレーム55Aと、フレーム55Aの第1の端面に設けられたガスケット54と、フレーム55の+Z方向の第4側面に設けられた凸部よりなる取っ手部70D(第1取っ手部)と、フレーム55Aの第1側面55Abの-Z方向側に形成され、ガスケット54側に向かってフレーム55Aの外側にテーパ角φで傾斜する第1テーパ部55Abt(第1傾斜部)と、を有する。フレーム55Aの+X方向の第2側面55AcはZY平面に平行で傾斜していない。さらに、位置決めブロック48A2のテーパ角φのテーパ部48A2aはフレーム55Aの第1テーパ部55Abtに対応する部分にのみ形成されている。
なお、図9(B)の複数の円弧部、又は図9(C)の凸の円弧部を回転ローラで構成してもよい。
さらに、カバー部材TF1~TF4の代わりに、例えば滑り易い樹脂製の粘着テープを貼着してもよい。
なお、上記の実施形態では、空調用の気体として空気が使用されているが、その代わりに窒素ガス若しくは希ガス(ヘリウム、ネオン等)、又はこれらの気体の混合気体等を使用してもよい。
また、本発明は、投影光学系を使用しないプロキシミティ方式やコンタクト方式の露光装置等で露光を行う際にも適用できる。
また、本発明は、半導体デバイスの製造プロセスへの適用に限定されることなく、例えば、角型のガラスプレートに形成される液晶表示素子、若しくはプラズマディスプレイ等のディスプレイ装置の製造プロセスや、撮像素子(CCD等)、マイクロマシーン、MEMS(Microelectromechanical Systems:微小電気機械システム)、薄膜磁気ヘッド、及びDNAチップ等の各種デバイスの製造プロセスにも広く適用できる。更に、本発明は、各種デバイスのマスクパターンが形成されたマスク(フォトマスク、レチクル等)をフォトリソグラフィ工程を用いて製造する際の、製造工程にも適用することができる。
また、本願に記載した上記公報、各国際公開パンフレット、米国特許、又は米国特許出願公開明細書における開示を援用して本明細書の記載の一部とする。また、明細書、特許請求の範囲、図面、及び要約を含む2010年4月5日付け提出の米国特許出願第61/320,832号の全ての開示内容は、そっくりそのまま引用して本願に組み込まれている。
Claims (25)
- フィルタを保持するフィルタボックスであって、
前記フィルタを保持するフレームと、
前記フレームに設けられた第1取っ手部とを備え、
前記フレームの側面の少なくとも一部に設けられ、前記フレームの2つの端面のうち、一方の端面側から他方の端面側に向かい、かつ前記フレームの外側に変化した形状変化部を有することを特徴とするフィルタボックス。 - 前記形状変化部は、前記フレームの側面の少なくとも一部に形成され、前記フレームの前記2つの端面のうち、前記一方の端面側から前記他方の端面側に向かって、前記フレームの外側に次第に傾斜する第1傾斜部を有することを特徴とする請求項1に記載のフィルタボックス。
- 前記フレームは、矩形状に形成され、かつ複数の側面を備え、
前記第1傾斜部は、前記複数の側面のうち、第1側面に形成されることを特徴とする請求項2に記載のフィルタボックス。 - 前記フィルタに関して前記フレームの前記第1側面と反対側の第2側面の少なくとも一部に設けられ、前記一方の端面側から前記他方の端面側に向かって、前記フレームの外側に次第に傾斜する第2傾斜部を有することを特徴とする請求項3に記載のフィルタボックス。
- 前記第1傾斜部と前記第2傾斜部とは対称に傾斜していることを特徴とする請求項4に記載のフィルタボックス。
- 前記第1傾斜部及び前記第2傾斜部はそれぞれ前記第1側面及び前記第2側面の全面に形成されたことを特徴とする請求項4又は請求項5に記載のフィルタボックス。
- 前記第1傾斜部の傾斜面及び前記第2傾斜部の傾斜面は、直線状又は曲線状に形成されることを特徴とする請求項4から請求項6のいずれか一項に記載のフィルタボックス。
- 前記第1取っ手部は前記フレームの前記第1側面に設けられることを特徴とする請求項3から請求項7のいずれか一項に記載のフィルタボックス。
- 前記第1取っ手部は前記フレームの前記第1傾斜部に設けられることを特徴とする請求項8に記載のフィルタボックス。
- 前記第1取っ手部は前記第1傾斜部に設けられる凸部であることを特徴とする請求項9に記載のフィルタボックス。
- 前記第1取っ手部は前記第1傾斜部に設けられる凹部であることを特徴とする請求項9に記載のフィルタボックス。
- 前記第1側面における第1取っ手部の位置は、前記第1傾斜部の傾斜方向とは異なる方向に沿って可変であることを特徴とする請求項8から請求項11のいずれか一項に記載のフィルタボックス。
- 前記第1傾斜部は、前記第1側面において2つの部分に分離され、
前記第1取っ手部は、分離された前記第1傾斜部の間に配置されることを特徴とする請求項8に記載のフィルタボックス。 - 前記フレームの前記第2側面に設けられる第2取っ手部を有することを特徴とする請求項4から請求項7のいずれか一項に記載のフィルタボックス。
- 前記第2取っ手部は前記第2傾斜部に設けられることを特徴とする請求項14に記載のフィルタボックス。
- 前記第2取っ手部は前記第2傾斜部に設けられる凸部であることを特徴とする請求項15に記載のフィルタボックス。
- 前記第2取っ手部は前記第2傾斜部に設けられる凹部であることを特徴とする請求項15に記載のフィルタボックス。
- 前記第2側面における前記第2取っ手部の位置は、前記第2傾斜部の傾斜がない方向に沿って可変であることを特徴とする請求項14から請求項17のいずれか一項に記載のフィルタボックス。
- 前記第2傾斜部は、前記第2側面において2つの部分に分離され、
前記第2取っ手部は、分離された前記第2傾斜部の間に配置されることを特徴とする請求項14に記載のフィルタボックス。 - 前記フィルタは、前記フィルタを通過する気体中の有機物を除去することを特徴とする請求項1から請求項19のいずれか一項に記載のフィルタボックス。
- 前記フィルタは、前記フィルタを通過する気体中のアルカリ性物質及び酸性物質の少なくとも一方を除去することを特徴とする請求項1から請求項20のいずれか一項に記載のフィルタボックス。
- 前記フレームの2つの端面のうち、他方の端面に設けられたシール部材を有することを特徴とする請求項1から請求項21のいずれか一項に記載のフィルタボックス。
- 露光光でパターンを介して基板を露光する露光装置において、
前記基板を露光する露光本体部を収納するチャンバと、
請求項1から請求項22のいずれか一項に記載の少なくとも一つのフィルタボックスと、
前記チャンバの外部から取り込まれた気体を前記フィルタボックスを介して前記チャンバ内に送風する空調装置と、
を備えることを特徴とする露光装置。 - 前記フィルタボックスは前記気体の流路に沿って複数個配置されることを特徴とする請求項23に記載の露光装置。
- 請求項23又は請求項24に記載の露光装置を用いて感光性基板を露光することと、
前記露光された感光性基板を処理することと、を含むデバイス製造方法。
