Abstract

트랜지스터(10)는 기판(12) 및 확산(14)을 갖는다.
게이트 도전층(18)은 기판(12)에 중첩되고 기판(12)을 노출시킨 측면으로 인접하게 형성된 측벽 절연층(22)은 트랜지스터(10)에 대한 게이트 절연으로서의 기능을 한다. 도전 영역은 개구내에 형성된다. 도전 영역은 제1전류 전국영역(28) 및 제2제어 전국 영역(34) 및 측벽 절연층(22) 에 측면으로 인접한 채널영역(30)을 갖는다. 각각 트랜지스터(10)와 일치하는 복수개의 트랜지스터는 NMOS 또는 PMOS NAND, NOR 및 인버터 게이트 같은 논리 게이트를 형성하기 위해 수직방법으로 적층될 수 있다.

Claims (1)

  1. 표면을 갖는 기판(12), 적어도 부분적으로 기판(12)의 표면에 중첩되고, 제1전류전극(28), 제1전류전극(28)에 중첩되는 제2전류 전극(32), 제1 및 제2전류전극(28,32) 사이에 채널 영역(30), 및 채널 영역에 인접한 적어도 하나의 게이트 전극(19)을 갖는 제1트랜지스터(19,28,32), 제1트랜지스터(19,28,32), 제1전류 전극(50)을 갖는 제2트랜지스터(40,50,54), 제1전류 전극(50)에 중접되는 제2전류 전극(54), 제1및 제2전류전극(50,54)사이에 채널 영역(52) 및 채널 영역(52)에 인접한 적어도 하나의 전극(40)에 중첩되는 제2트랜지스터(40,50,54), 제2전류전극(32)에 결합시키는 도전 재료(25,36)를 포함하는 반도체 디바이스(11).
