Abstract

본 발명의 불휘발성 반도체 기억장치는 행 메인디코더(RMD)와 행 서브디코더(RSD)간에 래치회로(L)를 갖추고서, 복수개의 블록을 동시에 소거할 수있기 때문에, 소거시간이 종래와 비교해서 단축되게 된다.
또한, 검증독출시에 있어서, 모든 메모리셀의 데이터를 독출할 필요없이 짧은 검증시간으로 블록소거가 종료했는지의 여부를 확인할 수 있게 된다. 이것은 검증시간까지도 포함한 소거시간의 단축으로 연결되게 된다.

Claims (2)

  1. 복수개의 메모리셀 어레이로 이루어진 블록을 선택하는 행 메인디코더(RMD)와 상기 블록내의 메모리셀을 선택하는 행 서브디코더(RSD)를 갖춘 불휘발성 반도체 기억장치에 있어서, 상기 행 메인디코더(RMD)의 출력신호를 래치하는 래치회로(L)를 더 갖추고서, 상기 래치회로(L)의 출력신호가 상기 행 서브디코더(RSD)를 제어하도록 되어 있는 것을 특징으로 하는 불휘발성 반도체 기억장치.
  2. 제1항에 있어서, 상기 래치회로(L)는 외부신호에 응답하여 래치된 신호와 상기 메인디코더(RMD)의 출력신호가 일치하는 경우에 일치신호를 출력하도록 된 것을 특징으로 하는 불휘발성 반도체 기억장치.
