Claims (9)

  1. 반도체기판과, 그 반도체 기판의 주면으로부터 상부에 형성된 다결정 실리콘막에 채널영역을 형성한 제1도전형의 절연게이트형 전계효과 트랜지스터를 갖는 반도체 장치에 있어서, 그 채널영역은 드레인과 접하고 있는 부분의 제1의 채널 영역과, 그 제1의 채널영역 이외의 부분의 제2의 채널영역으로 구성되고, 제2의 채널영역은 제1도전형과는 반대의 도전형인 제2도전형의 불순물을 가지는 것을 특징으로 하는 반도체 장치.
  2. 제1항에 있어서, 상기 제2의 채널영역의 불순물 농도는 상기 제1의 채널영역의 불순물 농도 보다 높고, 상기 전계효과 트랜지스터의 소스영역 및 드레인 영역의 불순물 농도보다 낮은 것을 특징으로 하는 반도체 장치.
  3. 제1항에 있어서, 상기 제1의 채널영역과 상기 제2의 채널영역과의 경계는 그 트랜지스터의 소스영역 및 드레인영역으로 부터 0.1㎛ 이상 떨어져 있는 반도체 장치.
  4. 반도체기판과, 그 반도체 기판의 주면으로부터 상부에 형성된 다결정 실리콘막에 채널영역을 형성한 제1도전형의 절연게이트형 전계효과 트랜지스터를 가지는 반도체 장치에 있어서, 그 채널영역은 드레인 영역과 접하고 있는 부분의 제1의 채널영역과, 그 제1의 채널영역 이외의 제3의 채널영역으로 구성되고, 제3의 채널영역은 그 제1의 채널영역의 불순물 농도보다 높고, 그 트랜지스터의 소스영역 및 드레인 영역의 불순물농도 보다 낮은 농도의 제1도전형의 불순물을 가지는 것을 특징으로 하는 반도체 장치.
  5. 제1항에 있어서, 상기 전계효과 트랜지스터의 게이트 전극은 제1도전형의 다결정 실리콘막으로 이루어진 것을 특징으로 하는 반도체 장치.
  6. 제4항에 있어서, 상기 트랜지스터의 게이트 전극은 상기 제1도전형의 다결정 실리콘막으로 이루어진 반도체 장치.
  7. 2개의 구동용 전계효과 트랜지스터와, 2개의 부하용 전계효과 트랜지스터로 이루어진 인버터회로를 각각 교차 접속하여 이루어진 플립·플롭회로와, 그 플립·플롭회로의 2개의 기억노드에 접속된 전송용 전계효과 트랜지스터를 포함하는 스테이틱형 랜덤 액세스메모리를 가지는 반도체 기억장치에 있어서, 그 부하용 전계효과 트랜지스터는 반도체 기판의 주면보다 상부에 형성된 다결정 실리콘막에 채널영역을 형성한 제1도전형의 절연 게이트형 전계효과 트랜지스터이고, 그 채널영역은 드레인 영역과 접하고 있는 부분의 제1의 채널영역과, 그 제1의 채널영역 이외의 부분의 제2의 채널영역으로 구성되고, 그 제2의 채널영역은 제1도전형과 반대인 도전형의 제2도전형의 불순물을 가지는 것을 특징으로 하는 반도체 기억장치.
  8. 제7항에 있어서, 상기 제2의 채널영역의 불순물 농도는 상기 제1의 채널영역의 불순물 농도 보다 높고, 상기 부하용 전계효과 트랜지스터의 소스영역 및 드레인 영역 불순물 농도 보다 낮은 것을 특징으로 하는 반도체 기억장치.
  9. 2개의 구동용 전계효과 트랜지스터와 2개의 부하용 전계효과 트랜지스터로 이루어진 인버터 회로를 각각 교차 접속하여 이루어진 플립·플롭회로와, 그 플립·플롭회로의 2개의 기억노드에 접속된 전송용 전계효과 트랜지스터를 포함하는 스테이틱형 랜덤 액세스 메모리를 가지는 반도체 기억장치에 있어서, 그 부하용 전계효과 트랜지스터는 반도체 기판의 주면보다 상부에 형성된 다결정 실리콘막에 채널영역을 형성한 제1도전형의 절연게이트 전계효과 트랜지스터이고, 그 채널영역은 드레인 영역과 접하고 있는 부분의 제1의 채널영역과, 그 제1의 채널영역 이외의 제3의 채널영역으로 구성되고, 그 제3의 채널영역은 그 제1의 채널영역의 불순물 농도보다 높고, 그 트랜지스터의 소스영역 및 드레인 영역의 불순물 농도보다 낮은 농도의 제1도전형의 불순물을 가지는 것을 특징으로 하는 반도체 기억장치.
