Claims (10)
- 기재 필름상에, 점착제층과 접착제층이 이 순서로 형성되어 이루어지는 다이싱 다이본드 시트로서,상기 점착제층이, 분자중에 요오드가 0.5∼20의 방사선 경화성 탄소-탄소 이중결합을 갖는 화합물(A)과, 폴리이소시아네이트류, 멜라민ㆍ포름알데히드 수지 및 에폭시 수지로부터 적어도 1종 선택되는 화합물(B)을 함유하고, 상기 화합물(A)가 (메타)아크릴계 공중합체를 포함하며,상기 접착제층이, 에폭시 수지(a), 수산기 당량 150g/eq 이상의 페놀 수지(b), 글리시딜아크릴레이트 또는 글리시딜메타크릴레이트를 0.5∼6중량%를 포함하는 중량평균 분자량이 10만 이상인 에폭시기 함유 아크릴 공중합체(c), 필러(d) 및 경화 촉진제(e)를 함유하는 것을 특징으로 하는 다이싱 다이본드 시트.
- 제 1항에 있어서, 화합물(A)의 유리전이점이 -70℃∼0℃인 다이싱 다이본드 시트.
- 제 1항에 있어서, 화합물(A)의 수산기가가 5∼100인 다이싱 다이본드 시트.
- 제 1항에 있어서, 화합물(A)의 산가가 0.5∼30인 다이싱 다이본드 시트.
- 제 1항에 있어서, 화합물(A)의 수산기가가 5∼100이며, 또한, 산가가 0.5∼30인 다이싱 다이본드 시트.
- 제 1항에 있어서, 에폭시 수지(a)와 페놀 수지(b)와의 합계 중량을 X로 하고, 에폭시기 함유 아크릴 공중합체(c)의 중량을 Y로 했을 때, 그 비율 X/Y가 0.24∼1인 다이싱 다이본드 시트.
- 제 1항에 있어서, (d) 필러의 평균 입경이 0.005㎛∼0.1㎛인 다이싱 다이본드 시트.
- 제 1항에 있어서, (d) 필러가 실리카 필러인 다이싱 다이본드 시트.
- 제 1항에 있어서, (e) 경화 촉진제가 이미다졸류인 다이싱 다이본드 시트.
