Description
イオン注入は、20年以上の間、半導体デバイス製造における重要な技術であり、現在、トランジスター、特に、メモリー及び論理チップ等のCMOSデバイスのためのp−n接合を製造するために使用されている。トランジスター、例えば、シリコン基板を製造するために要求されるドーパントエレメント(例えば、75As,11B,115In,31P,又は121Sb)を含む正荷電されたイオンを作ることにより、イオンインプランターはトランジスター構造に導入されたエネルギー(したがって、注入深さ)とイオン電流(したがって、線量)の両方を選択的に制御可能である。イオンインプランターは伝統的に約50mmまでの長さのリボン状のビームを発生するイオン供給源を使用し、これらのビームは基板に移動され、要求した線量及び線量の均一性は、基板におけるリボンの電磁走査、ビームにおける基板の機械走査、又はその両方により達成される。
インプランター産業の標準的なイオン供給源の技術は、エンハンストバーナス(Enhanced Bernas)源である。図1に示されているように、これは、反射型結合構造を組み込んだアーク放電源であり、(ドーパント供給ガスが存在する)イオン化チャンバーに入れられた熱フィラメントの陰極は磁場により閉じ込められた熱電子を放出し、チャンバーの対抗端部に配置された対陰極から反射される。したがって、電子は陰極と対陰極との間に螺旋状の軌道を実行し、(1012イオン/cm2のオーダで)高密度のプラズマを発生する。このいわゆる「プラズマ柱」はイオン抽出開口溝に平行であり、ビーム形成光学器械によりイオンが抽出される。高密度プラズマを発生させ、10Aと同じ高さの放電電流を維持することにより、エンハンストバーナス源はBF3等の堅く結合した分子種を効率的に解離させる。しかし、この供給源のエミッタンスは以下のプラズマ関連の影響のため大きい。
2)プラズマ内のイオン及び電子の温度は10,000Kに到達可能であり、(1)に加える熱の速度を導入し、また、(マクスウェル−ボルツマン分布により)イオンに数eVのエネルギーの発散を導入し、ビームに色収差を示させる。
3)プラズマのイオン間に拡散するクーロンはイオンエネルギーに追加の非熱発散を導入する。
4)高抽出電流密度は望ましくないイオン(すなわち、BF3プラズマ中のBF+,BF2 +,F-等のフラグメント)の支配により必要とされ、抽出での空間電荷力を増大させ、エミッタンスの増加を引き起こす。
5)すべてのアーク放電源の作用のために要求される強磁場の存在はビームの偏向を発生させ、したがって、特に、低ビームエネルギーにおいて、抽出されたイオンビームのさらなるエミッタンスの増加を引き起こす。
6)プラズマにある高周波数ノイズは、ビーム電流及びビーム電位での周波数の変動としてビームに伝搬される。この時間で変化するビーム電位は、通常、(正のビーム電位によりトラップされる)ビームを旋回する低エネルギーの電子の非常に安定又は急でさえある損失を引き起こし、イオンビームの空間電荷破裂に導くため、ビームプラズマの電荷補償を維持するのを困難にさせる。
7)イオン抽出開口部は、プラズマ柱の著しい伸びを必要とするため、例えば、75mm(通常の長さは20mmと50mmの間にある)を超えて著しく伸びることはできない。陰極と対陰極との間隔が大きい場合、バーナス源は不安定となり、大きい陰極と対陰極の間隔は、安定したプラズマを維持するために、より高い放電電流を要求し、電力消費を増加させる。
従来の設計のイオンインプランターは、数keV以下のエネルギーで低エネルギーのホウ素の不十分な伝搬を示し、これらのホウ素のビーム電流は小さ過ぎて、0.18ミクロン以下の設計基準を使用する半導体チップの製造には経済的ではない結果を生じていた。計画に長く掛かり、過去の数年以内の主要な機器市場に導入された次の世代のインプランターは異なる原理のイオン光学器械を組み込んでおり、この低エネルギーの伝搬問題を解決しようとしている。低エネルギーでのビーム伝搬を支配する、イオン間の空間電荷の反発の影響を阻止するため、いわゆる「ディセル」(すなわち、減速)のアプローチが開発され、所望の注入エネルギーより高いエネルギーでインプランターを介してイオンビームを抽出させると共に移動させ、空間電荷効果がそれ程不利益にならないようになっており、それはビームラインの終わりだが、ウェーハターゲットから上流に減速段階を導入し、イオンがウェーハターゲットに近づくとイオンを所望の注入エネルギーまで減少させることによる。例えば、イオンビームは2keVで抽出されると共に移動可能であるが、イオンがウェーハに到達する前に500eVに減速され、従来の、減速のない設計のビームラインの空間電荷の限定ビームで達成可能なより非常に高いビーム電流を達成する。不幸にも、減速を用いるこの方法はその生産価値を損なう重要な問題を依然として有している。イオンビームはウェーハまで減速レンズを通過するので、イオンビームは大部分は空間的に不均一となり、イオンはウェーハ表面に対して広い分配入射角で基板に強い衝撃を与え、いわゆる潜在的なチャネリング効果を有する。減速ビームの空間的及び角度の線量の均一さは通常、従来の減速のないイオン注入より非常に悪い。これは均一な線量の達成を困難にさせ、コスト及びスループットに影響を与える他の手段をとる必要性を与える。問題に妥協することは、通常、イオンインプランターがウェーハの平面又はその後ろでイオンビームの一部分のみをサンプリングするので、イオンビームの著しく不均一な輪郭が正確な注入の線量計を非常に妨害するということである。線量計は所望の範囲内に注入度合いを制御するために使用される。したがって、加速/減速注入システムのビームでのイオン電流の非常に発散し、不均一な分配の部分的なサンプリングにより作られた線量計での精度の問題もまた、注入の精度、注入システムの主要コスト、ウェーハの品質、及びシステムのスループットに影響を与える。
過去の10年以上、注入システムはフラットパネルディスプレイが製造されてから非常に大口径の基板のイオン注入のために発達してきた。これらの「イオンドーピング」システムは長いリボン状のイオンビームをガラスまたは石英基板に伝え、それは、通常、不変のイオンビームを横切って機械的に走査される。基板の寸法は1メートルと同じ大きさにすることができるので、イオンビームは同様に一定のドーピングを保証するのに十分長くなければならない(通常、基板より広い)。そのように長いリボン状のビームを生成するため、大容量の「バケット」源が使用される。矩形又は円筒状の外形のバケット源は、尖った磁場の生成によりプラズマを閉じ込めるため磁気制限を与える永久磁石のアレイにより取り囲まれたチャンバーである。プラズマはRF出力をプラズマに結合する1以上のRFアンテナにより生成される。抽出レンズは大口径の供給源からリボン状のビームを形成する。
(1)大きな設置面積(幅、高さ及び長さ)
(2)高程度の費用及び複雑さ
(3)非常に大きい壁面領域及び大量の供給源によるイオン供給源の壁に対する(B2H6供給ガスからの)B及び(PH3供給ガスからの)Pの損失による低イオン生産効率
(4)(3)に関連したイオン供給源内の沈積の急速な蓄積に関連した汚染及び粒子問題と、生産歩留りの減少
(5)注入処理制御の不足及び付随したデバイス特性の低下を引き起こす、基板に注入される多くの望ましくないイオンの生産。例えば、B2Hx +と同様にH+及びBHx +のかなりの留分は、通常、ホウ素、p型ドーパントを注入するために使用されるB2H6プラズマで作られる。
(6)基板に伝えられる全体のイオン電流は基板の過熱を防止するために一定の制限値以下に保持されなければならないので、注入処理の間のH+((5)の結果)の大電流の注入は達成可能な線量率及びそれ故のスループットを制限する。
1つの特徴では、本発明は従来のイオン注入源と関連する上述した問題を減少又は排除する。開示された解決法は、非常に低エミッタンスのイオン供給源となり、理想的には次世代のイオンインプランターの要求に適している、以下の特徴を有している。
1)プラズマがなく、それ故にプラズマ電位がない。
2)イオン密度が低く(1011cm-2又はそれ以下のオーダ)、イオン間での発散クーロンを減少させ、結果として生じるイオンエネルギーを無視できる程度に発散させる。
3)ガス分子は直進電子衝撃イオン化によりイオン化され、中立のガス分子とほぼ等しい、すなわち、<<1eVの熱エネルギーを有す「冷」イオンとなる。これは非常に単色性のイオン供給源となり、抽出イオンビームでの低角度発散を可能にする。
4)電子衝撃エネルギーを調整することにより、関心のドーパントイオンの高割合が生産可能であり、空間電荷効果を最小にする。
5)通常、アーク放電で解離される分子イオンは高度に保存される。例えば、ホスフィン(PH3)供給ガスを使用して、高割合のPH3 +イオンが製造可能である(例えば、全体抽出電流の50%)。別の例として、デカボラン(B10H14)はデカボランイオンB10Hx +の大留分(>70%)を作るために使用可能である。このイオンは非常に低い(<1keV)エネルギーでホウ素を注入するために非常に重要であり、その使用は注入したホウ素の線量率を非常に増大可能である。エンハンストバーナス源のようなプラズマを基にしたイオン供給源は、プラズマ効果及び高い壁温度がデカボラン分子の解離及びそれに続く損失を引き起こすので、デカボランイオンを作ることができない。
6)磁場は要求されない。
7)アーク放電源で観察される高周波ノイズがなく、ビームプラズマの低エネルギー電子により非常に高い程度の空間電荷補償に保つ。
8)イオン抽出開口部の寸法は、例えば、12mmから300mm又はそれ以上の広い範囲に及ぶ。これにより、より大きい抽出電流を与え、次世代のイオンインプランター設計との適合性を向上させる。事実、この特徴は以前のイオン供給源の設計ではできなかったイオンインプランターの設計を可能にする。
本発明の1つの特徴によれば、種が注入されるときの加速/減速イオン注入と分子イオンとの新規な組合せにより、低エネルギーのイオン注入ための低エネルギービーム電流と高品質と高生産率において非常な増加を得るための技術を提供する。この組合せにより、加速/減速イオン注入システムに固有として見られる前述した不均一性及び線量測定問題を緩和する状態を実現する。
1)200mm及び300mmウェーハのため、100eVと1keVの間の注入エネルギーでのデカボランエネルギーを使用してホウ素注入のための生産価値のあるウェーハスループット
2)デカボランの高線量率(例えば、秒当り約2×1015と2×1016の間のデカボランイオン)の使用により、高価な予め非晶質化する注入のための必要性を除去又は減少させるのに十分な結晶構造の損傷を引き起こす。
3)(100eVと500eV間のホウ素エネルギーに等価な約1keVと5keVの間のデカボランエネルギーの間の)非常に低い注入エネルギーを使用することにより、TEDにより活性化されたホウ素断面を広げることの縮小による非常に浅い接合
4)他のクラスター分子の使用により、新規な二量体材料を含み、他の注入種で同様の有利な結果を達成すること、
を可能にする。
別の特徴では、本発明は上述したバケット源のための置き換えとしてイオンドーピングシステムに実施可能である。開示されたイオンドーピングシステムは以下の利点を提供する。
(1)小さな設置面積―電子ビームのイオン供給源は小容量の供給源であり、一方向にのみ長く、リボン状のビームの所望の長さである。
(2)減少したコスト―その小型サイズのため、本発明は従来より単純で非常に安価である。
(3)高効率―その小さい容量及び減少した表面領域のため、イオン化空間の壁に対する関心のイオンの損失は従来技術に対して実質的に減少される。
(4)向上した処理制御―作られたイオンの高割合は所望のイオンである。これは沈積を減少させ(少ないイオンが最初の場所で作られ、所定のイオンビーム電流を達成し)、関心のドーパントイオンのイオン生産効率を高め、注入処理の制御を非常に向上させる。電子ビームのイオン供給源から作られた大部分のイオンは関心のイオンであるので、注入断面及び線量精度は従来に対して非常に改善される。
(5)高いスループット―本発明はその能力のためスループットを増加させ、従来技術より高いドーパントイオン電流を作る。
(6)軟性イオン化―本発明はデカボランのような分子イオンの有効な生産を可能にし、例えば、ジボランにおけるイオンドーピングの適用でのスループット及び効率において著しい利点を提供する。
以下の用語及び定義は本出願を通して適用する。
横向きの運動エネルギー(ET):ビームの伝搬方向に対して横向きの運動エネルギー成分、すなわち、抽出の場の方向。ET=1/2mvT 2であり、vTはビーム方向に直交する速度成分である。
ビームノイズ(N):100Hz以上の周波数の、平均電流レベルの割合としてのビーム電流強度の変動。
B=I/εxεy
プラズマは、実質的には電気的に中性のイオン化空間を含む領域として定義され、符号が反対のほぼ等しい電荷密度を与える電子及びイオンを含んでいる。
添付した図面を参照すると、イオン注入で使用される従来のイオン供給源が図1及び2に示されている。エンハンストバーナス源は、通常、高電流、高エネルギー、及び中電流のイオンインプランターで使用される。イオン供給源aは取付けフランジbを介してイオンインプランターの真空システムに取付けられ、それは冷却水のための真空フィードスルー、熱電対、ドーパントガス供給路、N2冷却ガス、及び電力を収容する。ドーパントガス供給路cはガスがイオン化されるアークチャンバーdにガスを供給する。また、2個の蒸発器の炉e,fが供給され、As,Sb2O3,及びPのような固体供給材料が蒸発されてもよい。炉、ガス供給路、及び冷却ラインが冷間加工のアルミニウムブロックg内に含まれている。100℃と800℃の間で動作する蒸発器が作動している間、水冷はアルミニウムブロックgの温度偏位を制限する必要があり、供給源が作動しているとき、アークチャンバーdによる放射熱をも打ち消す。アークチャンバーdはアルミニウムブロックgに取付けられるが、それとの熱接触が不足している。イオン供給源aはアーク放電源であり、埋め込まれた熱フィラメントの陰極hとアークチャンバーの内壁dとの間で連続アーク放電を維持することにより作動することを意味する。このアークは、通常、300W以上で放散可能であり、アークチャンバーdが放射を介してのみ冷却するので、アークチャンバーは動作中、800℃以上の温度に達することができる。
・VS(ソースV):100mAで正の0〜40kV。イオンビームエネルギーを設定し、地面に対してイオン化チャンバーにバイアスをかける。
・VC(陰極V):100mAで負の0〜2kV。電子イオンビームエネルギーを設定し、イオン化チャンバーに対して陰極にバイアスをかける。
・VF(フィラメントV):50Aで0〜5V。直接又は間接的に加熱された陰極エミッターにヒータ電流を供給する。
・VE(抽出開口部V):100mAで負の0〜20V。イオン化チャンバーに対してイオン抽出開口部にバイアスをかける。
・Vl(陰極シールドV):10mAで負の0〜50V。陰極に対してビーム成形電極にバイアスをかける。
・V2(陽極V):50mAで正の0〜5keV。陰極に対して第1陽極にバイアスをかける。
・V3(焦点V):10mAで正の0〜5keV。陰極に対して焦点電極にバイアスをかける。
・V4(出口レンズV):50mAで正の0〜2keV。陰極に対して出口レンズにバイアスをかけ、電子ビームが陰極、陽極、焦点、及び出口エレメントからなる四極管を出るエネルギーを決定する。
・VD(ビームダンプV):100mAで正の0〜2kV。陰極に対してビームダンプにバイアスをかける。
・M1:電子銃を出る電子電流を測定する。
・M2:陰極放出電流を測定する。
・M3:ビームダンプに到達する電子電流を測定する。
ここに説明した技術は、より高い性能のデバイスとなるトランジスターのドレイン拡張部を注入するプロセスに適用されるときに著しい利点を有する。基本的な概念は開示された供給源が低エミッタンスのビームを供給し、順番に横向きの階段部の減少した結合部を作り、それは尺度のある技術でまさに必要とされる方法でトランジスターに高性能を与える。
現在、従来のイオンインプランターの設計を拡張する大きな興味があり、今までより大きい範囲のリボン状ビームを作る。拡大したリボン状ビームの注入のこの興味は、1)大きい基板、すなわち、300mm直径のシリコンウェーハへの最近の産業界全般の動き、2)さらに大きい基板、すなわち、450mm直径のシリコンウェーハが伝統的なCMOS及び他のデバイス製造のための生産に入る予想、3)ウェーハのスループットを増大させ、基板における線量の均一性を改善するために、電磁気的に走査され拡張されたリボン状ビームの組み込みから多くの利点を有することのできる連続注入設計の方への最近の産業界全般の動き、の幾つかの要素により生じている。従来のイオン注入では、基板サイズが増大することによりウェーハのスループットは減少しがちであり、基板の領域に反比例し、さらにウェーハのスループットがおおよそ一定に保たれなければ、大領域の基板の使用において固有の予想経済的利点は実現できず、非常に高いイオンビーム電流を送る能力はシリコンデバイス製造の連続的イオン注入の成功にとって重要である。ウェーハに送られるビーム電流(したがって、線量率)はリボン状のビームの長さで計測可能であり、この要求は以下の理由のために従来技術のイオン供給源により妨げられていた。1)従来技術のイオン注入源は(2インチと3インチの間の長さまで)限定された範囲のリボンを作ることだけができ、2)拡大したリボン状のビームがビーム拡大光学器械によりつくられる場合、ビームの電流密度は、大きい基板に送られる全電流が変化しないように、倍率に比例して降下する。
減速されたビームの角度発散度及びその空間範囲の両方が減速後に増大するから、基板と衝突する前にイオンビームの減速を使用するイオンインプランターにおいて、高輝度ビームの生成は非常に重要である。減速後に良好な空間均一性でターゲット基板に小さい角度発散ビームを作るため、初期に低エミッタンスビームが要求される。ビームエミッタンス(2つの直交方向においてビーム直径と角度発散度との積)はエネルギーに反比例するから、上流のビームのエミッタンスは少なくとも減速率に等しい量が基板に所望されるものより小さくなければならない。ビームエミッタンスは常に、一連の開口部の追加により所定値以下に保たれなければならないが、結果として生じるビーム束は容認できないほどに低い。そのため、高輝度イオン供給源の使用が望ましく、輝度はビーム電流をエミッタンスにより割ることにより定義される(すなわち、単位立体角当りの単位領域当りのビーム電流)。輝度は、そのような一連の開口部により変更されず、したがって、有用な性能指数である。
今、電子銃の構成を説明する導入として、熱陰極からの放射負荷及び伝導熱は陰極の導線とその周囲との間で移動するから、真空環境、特に、個々のレンズエレメントの電子衝撃において、説明されたタイプの熱陰極ベースの電子銃の使用は問題を含み、すべてが重なって、冷貯槽と熱平衡する物体からレンズを絶縁するレンズ設計において、熱放散を重要な問題とすることを認めることは需要である。電気的に絶縁し、熱的に伝導する材料の経路を作り、個々のレンズエレメントから熱を除去する努力はまた、陰極組立体は電子銃から放散される多くの熱を放散するから最も重要であり、電気的に絶縁し、熱的に伝導性の、冷却される熱貯槽への経路の機械的構造は実際には達成困難であり、失敗する傾向があるから、非常に問題を含んでいる。この問題の1つの可能性ある解決策は、それらの周囲と熱平衡にさせるどんな温度に対してもレンズエレメントを浮動させることであるが、このアプローチは問題があり過ぎる。たとえ、1000℃又はそれ以上の作動温度を容易に維持可能な耐熱性材料からレンズエレメントを作ったとしても、処理ガスとの相互作用はこれを不満足な解決策にする。特に、そのような環境におけるデカボランの使用はレンズエレメントとの接触によりデカボランの亀裂、及び、一般的に、注入処理に有害な粒子を生成するレンズエレメントにホウ素の沈積を発生させ、絶縁体の被覆により電気的短絡を生じさせることがあり、また陰極及びイオン供給源の寿命を著しく減少させることがある。本発明によれば、精密な温度制御設備は、レンズエレメントを囲むほぼ4πステラジアンの範囲を定める冷却体への放射熱の移動及び真空度と、より詳細にはお互い及びイオン供給源自体によりレンズエレメントの正確な登録が可能な熱移動可能なホルダーにより達成される。

Claims (7)
- 供給ガスを受け取るためのガス入口を有する囲まれた空間を規定するイオン化チャンバーであって、電子ビームを受け取るための電子入口開口部と、前記電子ビームを排出するための電子出口開口部と、長短軸を有するリボン状のビームとして分子イオンを前記イオン化チャンバーから出させるための細長溝として形成されたイオン抽出開口部とを有するイオン化チャンバーと、
前記イオン化チャンバーの前記供給ガスを直接電子衝突によりイオン化するとともに分子イオンを形成するために、電子ビームを発生し、前記電子入口開口部を経由して前記イオン化チャンバー内に前記電子ビームを導くための電子供給源であって、前記イオン化チャンバーの外側に配置され、前記細長溝の長軸と平行に電子ビームを生成するように構成された電子供給源と、
前記リボン状のビームを加速するための前記細長溝の近くに、かつ前記イオン化チャンバーの外側に配置された縮小レンズと、を備え、

- 供給ガスを受け取るためのガス入口と、電子ビームを受け取るための電子入口開口部と、前記電子ビームを排出するための電子出口開口部と、イオンビーム軸に沿ってイオンビームを規定する前記イオン化チャンバーから分子イオンを出させるためのイオン抽出開口部であって、リボン状のビームを発生するための細長溝として形成されたイオン抽出開口部と、を有する囲まれた空間を規定するイオン化チャンバーと、
前記イオン化チャンバーの外側に配置され、前記イオン化チャンバーの前記供給ガスを電子衝突によりイオン化するとともに分子イオンを形成するために、電子ビームを発生させ、前記電子入口開口部を経由して前記イオン化チャンバー内に前記電子ビームを導くための電子供給源と、を備え、
前記電子ビームは、前記電子入口開口部を通って前記イオン化チャンバーに入り、前記イオン化チャンバーを通過し、前記電子出口開口部を通って前記イオン化チャンバーから出ていく、ことを特徴とするイオン供給源。 - 前記細長溝はフラットパネルディスプレイの製作での使用に適したリボン状のビームを発生させるように構成されている請求項5に記載のイオン供給源。
- 前記細長溝は少なくとも800mm長である請求項5に記載のイオン供給源。
