窒化珪素ナノワイヤーは化学的安定性、耐熱衝撃性および耐クリープ特性が優れていることはよく知られている。また、これは、高温、高出力、高周波、さらには極限環境等の条件下に使用される電子デバイスの構成材料としても期待されているものである。

しかしながら、これらのナノワイヤーやナノウイスカーは、たとえば酸化物等のセラミックスに複合化してその特性、たとえば強度や電子・光機能等を向上させようとすると、マトリックス材のセラミックスとの相互作用が生じてしまい、むしろ特性の低下をもたらす場合があり、またナノワイヤー等はその大きな表面積によってマトリックス材との相互作用が促進されてしまうことが懸念されている。

そこで、このような相互作用を抑えて、マトリックス材との複合化による効果を実現するために、前記のとおりの優れた特性の窒化珪素のナノワイヤーについて、その表層に、高温でも安定で、しかも不活性であり、さらには絶縁性でもある窒化ホウ素(BN)を被膜することが考えられている。だが、実際には、この窒化ホウ素(BN)の均一被膜はいまだに実現されていないのが実情である。

この発明は以上のとおりの従来の問題を解消し、マトリックス材との相互作用を抑制し、複合化によってその特性、機能を向上させることのできる、表層に窒化ホウ素(BN)を均一に被膜した新しい窒化珪素ナノワイヤーの製造方法を提供することを課題としている。

【課題を解決するための手段】
この出願の発明は、上記の課題を解決するものとして、第1には、ニッケルのナノ粒子を担持したグラファイト基板を触媒とし、ホウ素と二酸化ケイ素の混合物を窒素ガス気流中において高温で反応させることを特徴とする窒化ホウ素で被覆された窒化珪素ナノワイヤーの製造方法を提供する。

この出願の発明は上記のとおりの特徴を持つものであるが、以下にその実施の形態について説明する。

なによりも特徴的なことは、この出願の発明は、表面の少くとも一部に窒化ホウ素(BN)が被覆された窒化珪素ナノ構造体を提供することである。そして、また、この出願の発明は、これらの製造方法として、窒化珪素ナノワイヤーを製造すると同時に表面に窒化ホウ素を結晶成長させることによって被覆することを特徴とするものである。

このような反応は、たとえば図3に例示した反応装置において実施することができる。すなわち、この図3の例では、上記のとおりの基板(3)をホウ素と二酸化ケイ素との原料混合物(B+SiO2)と離して窒化ホウ素製るつぼ(4)の中に配置し、高周波誘導加熱器(7)を用いてガラス密閉容器(6)の外側から加熱する。このとき、基板(3)の温度は生成物の堆積を容易にするため、原料混合物の温度よりも低くするのが好ましい。原料混合物の加熱温度は、通常1400〜1600℃の範囲が好ましく、基板(3)の温度は、通常1300〜1500℃の範囲が好ましい。

【実施例】
<実施例1>
高配向性の焼成グラファイト基板をアセトンで数回洗浄して、吸着物を除去した。この基板を真空室に入れ、スパッタリングにより、ニッケルを5〜10nm堆積した。さらに、このニッケルが堆積した基板のニッケルをナノ粒子化するためにアルゴン気流中、500 ℃で一晩加熱して、触媒となるニッケルのナノ粒子を担持した高配向性の焼成グラファイト基板を作製した。
