本実施例では単層カーボンナノチューブを用いてトランジスタを作製し、評価を行った。実施例4と同様に、アルミニウムを20nm蒸着した後大気中で2日間放置した後に触媒として鉄を2nm蒸着し、単層カーボンナノチューブを成長させた。成長温度は800℃とした。その後、第二の実施の形態において図17(d)から図18、図19に示したプロセスを実施し、トランジスタを作製した。図17〜図19において、絶縁膜119は、チタン膜を自然酸化して形成したチタン酸化膜(膜厚2nm)とし、ゲート金属膜120は白金膜(膜厚10nm)とし、ソース電極130およびドレイン電極131は金膜(膜厚10nm)とした。このトランジスタは概略図9に示す構造を有しているが、ソース電極130およびドレイン電極131を、図9(b)の配置ではなく図12の配置としている。
