Abstract
【解決手段】チップ14が通常の方法で回路側を上にしてキャリアテープ11上にロードでき、単一のピック操作でキャリアテープ11からピッキングでき回路側を下にして配置することができるようなフリップチップアセンブルに対するキャリアテープシステムを設計することができた。キャリアテープ11の裏側からチップ14をピッキングする。次にピックツール16の真空ヘッドがICチップ14の裏側に接触し、更なる取り扱いなしで回路側を下にしてチップ14をディスペンス(操作/分配)する。

Claims (5)
- 表側と裏側を有するフレキシブルテープからなるチップキャリアテープであって、
前記チップキャリアテープを貫通するようにチップサイト開口を備え、前記チップサイト開口は、チップキャリアテープの裏側を沿ってのびる接着性バッキングを有し、前記接着性バッキングは、前記チップサイト開口のそれぞれにて開口を有する
ことを特徴とするチップキャリアテープ。 - 前記開口は、ICチップのエッジを係合するタブを備える
ことを特徴とする請求項1記載のチップキャリアテープ。 - ICチップを操作する装置であって、
(A)巻かれたチップキャリアテープをほどくリールと、
(C)前記キャリアテープに穴をパンチする手段からなるパンチステーションと、
(D)第1位置から個々のICチップをピッキングしそのICチップを第2位置に配置する手段からなるチップローディングステーションと、
(E)テイクアップリールと、
(F)前記チップキャリアテープをほどき、前記パンチステーション、前記チップローディングステーション、前記テイクアップリールへと順に前記チップキャリアテープを移す手段と
を有することを特徴とする装置。 - 前記パンチステーションは、異なる大きさの穴をパンチする手段を備える
ことを特徴とする請求項3記載の装置。 - ICチップを操作する装置であって、
(A)巻かれたチップキャリアテープをほどくリールと、
(B)前記リールに巻かれるチップキャリアテープと、ここで、
前記チップキャリアテープは、表側と裏側を有するフレキシブルテープからなり、前記チップキャリアテープを貫通するチップサイト開口を有し、前記チップサイト開口は、チップキャリアテープの裏側を沿ってのびる連続的な接着性バッキングを備え、前記接着性バッキングは、前記チップサイト開口の裏側全体を覆い、
(C)前記接着性バッキングにおいて異なる大きさの穴をパンチする手段からなるパンチステーションと、
(D)第1位置から個々の開始チップをピッキングしそのICチップを第2位置に配置する手段からなるチップローディングステーションと、
(E)テイクアップリールと、
(F)前記チップキャリアテープをほどき、前記パンチステーション、前記チップローディングステーション、前記テイクアップリールへと順に前記チップキャリアテープを移す手段と
を有することを特徴とする装置。
