適用され複写機またはレーザープリンタ等に広く用いられてきた。具体的には、

を有する有機物質が適切な正孔移送速度(hole mobility)、正孔に対する電気
的安定性、熱的安定性、形態上の安定(morphological stability)を同時に有
していなければならない。

体が果たす。

。この時、p−型有機質半導体物質と電極との間に安定した界面を形成すること
が重要である。一般的に電極は金属物質または金属酸化物からなるので、そのよ
うな無機物質と有機物質との間の界面が安定していないと、素子に加えられる電
場、または外部から加えられる熱または内部で生成する熱のため素子の性能が顕
著に低下することがある。
物質として広く用いられており、オリゴチオフェン(oligothiophene)またはポ
リチオフェン(polythiophene)も薄膜トランジスタ(thin film transistor)
製作に実験的に使用され高いキャリア移送速度(carrier mobility)を有するこ
とが知られている。
ムに使用されるアリールアミン系p−型有機質半導体は有機発光素子(Organic
Light Emitting Diode)にも適用され、薄膜トランジスタに使用されるオリゴチ
オフェン(oligothiophene)は同様に有機発光素子の正孔注入物質または正孔移
送物質としても使用される。さらに、固体状態の正孔移送物質を使用する有機質
太陽電池も同様に有機発光素子の正孔移送物質として使用されるアリールアミン
系誘導体を使用している(Adv. Mater. 12、447、2000)。このような互換性は
p−型半導体的性質を有するどんな有機物質でもそのエネルギー準位、正孔移送
能力、環境などを考慮して適切に素子製作に広く使用されることができる。

用されなければならい。さらに、正孔注入を円滑にして素子の低電圧駆動を可能
にするために、上記物質は適切な酸化電位及び注入された正孔の高移送能力を有
していなければならない。
フタロシアニン銅錯化合物(copper phthalocyanine)が開示され、米国特許第
5,540,999号明細書には、オリゴチオフェン(oligothiophene)が開示
されている。さらに、米国特許第5,616,427号明細書に開示されている
キナクリドン(quinacridone)系物質も素子の安定性に寄与することが知られて
いる。
正孔移送層を別に導入することによって大いに向上した。特に、熱的に安定した
高分子発光素子において、高いガラス転移温度(glass transition temperature
)にもかかわらず陽極と発光高分子との間に挿入されて界面を安定化させ、正孔
の注入を円滑にする物質が素子の性能、特に寿命及び駆動電圧を大いに向上させ
ることができる(J. Appl. Phys. 84、6859、1998)。

と共に使用される場合、化学式(1)の有機化合物は1重量%乃至100重量%
使用することができる。さらに、層の厚さは0.1乃至10,000nmである
のが好ましく、10乃至300nmであるのがより好ましい。
合物と共に使用する場合、注入される正孔の量は混合比率によって調節すること
ができる。殊に、前記物質が互いに異なるエネルギー準位及び正孔に対するモビ
リティー(mobility)を有する場合、素子の構造に最適な正孔の濃度を調節する
ことができる種類及び混合比率をさがすことができる。

体、ベンツイミダゾール(benzimidazole)誘導体及びその金属錯体、ポリ(p
−フェニレンビニレン)(poly(p-phenylene vinylene))のような高分子及びそ
の誘導体または共重合体(copolymer)形態の誘導体、ポリフルオレン(polyflu
orene)及びその誘導体などを挙げることができる。
発光層に移送し、陰極から円滑に電子の注入を受けると同時に陰極との安定した
界面を形成する物質を使用する。分離された電子移送層無しに発光層15、25
が発光すると同時に電子を移送する層として用いられることがある。代表的な電
子移送物質の例としてはAlq3が最も普遍的に使用され、フタロシアニン銅錯
化合物(copper phthalocyanine)を使用することもできる。また、効果的に染
料を使って発光させるために、図2の発光層の物質はアリールアミン(arylamin
e)化合物のような正孔移送能力を有する物質を蛍光性染料(fluorescent dye)
にドーピング(doping)して染料で発光するようにする発光層のホスト(host)
を形成する物質と類似しているか小さくなければならない。蛍光性染料の代表的
な例としてはルブレン(rubrene)などをあげることができる。陰極を形成する
物質としては、電子移送層への電子注入が容易に行われるように仕事関数の低い
物質を使用する。例えば、リチウム−アルミニウム合金、マグネシウム−銀合金
などのような合金、マグネシウム、カルシウムなどを使用することができる。さ
らに、例えばフッ化リチウム(LiF)/アルミニウム、リチウムオキサイド(Li2O)
/アルミニウムなどのような二層構造を有する電極を使用することもできる。ま
た、電子移送層と電極とを混合蒸着することによって電子の注入を容易にするこ
とができ電極と電子移送層との間の界面を強化することができる。
半導体を使用する有機質薄膜トランジスタ、光電池(photovoltaic cell)、レ
ーザープリンタや複写機のOPCドラム等に適用することができる。特に、有機
質薄膜トランジスタはゲートインシュレータ(gate insulator)と安定した界面
を形成し速い速度で正孔をソース(source)からドレーン(drain)に移送しな
ければならないので、化学式(1)で示される化合物はp−型有機質薄膜トラン
ジスタに適している。

の電圧と輝度との関係は図3に示した。

が向上することを証明するために次のような有機発光素子を製作して特性を測定

よって70重量%の化学式(1a)の化合物及び30重量%のフタロシアニン銅
錯化合物で形成された500Åの厚さの混合物を使用した。製造された有機発光
素子の電圧と輝度との関係は図3に示した。素子の輝度半減期測定は100mA
/cm2の直流電流密度で測定し、輝度の半減期は180時間であった。
電圧駆動特性を有することを証明するために、最も普遍的に知られているフタロ
シアニン銅錯化合物を使用し、その厚さも最も普遍的に用いられる厚さを下記の
ように使用した。
50Åの厚さを有するフタロシアニン銅錯化合物を蒸着して正孔注入層を形成し
た。製造された有機発光素子の電圧と輝度との関係は図3に示した。素子の輝度
半減期測定は100mA/cm2の直流電流密度で測定し、輝度の半減期は93
時間であった。

えることにより加わった電圧と電流との関係を求めた。この時、陽極としてはI
TOを使用し、陰極としては仕事関数の高いアルミニウムを使用した。このよう
な素子は次の方法で製作した。

真空蒸着器に基板を移送した。前記基板上に化学式(1)を満たす化学式(1a
)の化合物を熱真空蒸着することによって2000Åの厚さの正孔注入層を形成
した。前記層上に2500Åの厚さのアルミニウムを蒸着することによって陰極
を形成した。上記の過程で、蒸着速度は有機物質の場合は1Å/secを維持し
、アルミニウムの場合は3〜7Å/secを維持した。図4に示されているよう
な製造された有機発光素子の電圧と電流との関係において、化学式2の化合物を
使用した素子は0Vを越え次第正孔が注入され、正孔の濃度は比較例2に示され
ているようなNPBを使用した素子に比べて常に高い。以上のように、化学式(
1a)の物質への正孔の注入が広く知られているp−型有機質半導体物質に比べ
て容易で、正孔移送能力が優れていることを証明することができる。
発光素子及びOPCドラムの正孔移送物質に広く用いられるp−型有機質半導体
である素子にアリールアミン系NPBを実施例7と同じ方法で適用することによ
って印加された電圧と注入された電流(正孔)との関係を測定した。

物質の場合は1Å/secを維持し、アルミニウムの場合は3〜7Å/secを
維持した。製造された素子の電圧と電流との関係は図4に示した。

a)の化合物を使用した素子より低かった。
る化学式(1a)の化合物はp−型有機質半導体的性質を有し、p−型半導体的
性質を要求する正孔注入層に使用された時に有機発光素子の駆動電圧を下げるこ
とができ、適切な他の物質との混合物を形成した時にその相対的比率に従って低
駆動電圧を維持することができる。

のような現象は本発明の化学式(1)の化合物がより高い正孔注入能力及び正孔
移送能力を有し、電極との安定した界面を形成することができることを示す。
