經濟部智慧財產局貝工消费合作杜印製 Α7 _Β7______ 五、發明說明(1 ) 技術領域 本發明係有關付有接著劑之銅箔及採用此貼銅箔之胃 合板及印刷電路板。 背景技術 隨著電子機械之小型化,高性能化,其中所載置的印 刷電路板,係正朝著由高多層化、薄型化、貫穿孔之小徑 化及穿孔間隔之減少等的高密度化進行著。再者.在已予 載置於行動電話或可攜帶型電腦等的資訊終端機之印刷電 路板內直接載置MP U於印刷電路板上的塑膠封裝或各種 模組用之印刷電路板爲中心,欲予高速處理大容量的資訊 一事正被要求著。因此,印刷電路板係正被要求需進一步 高密度化較目前爲止以上的微細電路》 對此種微細電路之要求·將不使用玻璃織布等的基材 •之付有接著劑之銅箔接著於印刷電路板上,以雷射等形成 貫穿孔或間隙通信貫穿孔(interstetial via ho丨e ),進行電 路加工的聚集(build up)電路板正開始普及著。 另一方面,載置印刷電路板或模組用印刷電路板,在 爲確保目前以上的連接可靠性,以耐熱性優越的高T g ( 玻璃移轉溫度)材料正被要求著。至於達成高T g化之手 段有以多官能性酚樹脂使環氧樹脂硬化的方法。在此系統 可得吸水率低,再者具有1 70 °C以上之Tg的硬化物。 然而,高T g樹脂材料因係堅硬且具有脆弱的特性,在使 用於付有接著劑之銅箔的情形,有與銅箔間之接著性低劣 衣紙張艮度適用中國a家標準(CNS)A4规格(210 * 297公釐) ---------l!y 裝 ------- 訂---------線 V * {請先閱讀背面之注意事項再填寫本頁) -4- 4445 3 Ο Α7 經濟部智慧財產局員工消费合作社印製 __Β7______五、發明說明(2 ) 的缺點。在與銅箔間之接著性較低的樹脂材料,於基板之 成形或實際封裝之際容易引起線之剝離或斷線,隨著今後 微細電路化之進展*與銅箔間之接著性乃成爲重要的特性 Q 至於使銅箔與樹脂之接著性提高的技巧,如日本特開 昭5 4 - 4 8 8 7 9號公報之利用偶合劑等的銅箔處理係 長久以來即予進行著,惟在高T g樹脂材料類堅硬且脆弱 樹脂系,以市售的偶合劑可處理的程度之樹脂間的化學鍵 結之強化,較習用的FR - 4材料之接著性亦低劣,並不 足β又,在利用矽烷偶合劑之銅箔處理方面*於形成電路 後之基板表面上會殘留殘渣*亦對其後電鍍步驟之電鍍污 染性或銲料光阻(solder resist)間之接著性有惡劣影響的 情形。 發明之揭示 本發明係有鑑於上述狀況而完成者,以提供吸濕性低 ,具有優越的耐熱性,且與銅箔間之接著性良好的付有接 著劑之銅箔及使用該銅箔之貼銅箔之層合板及印刷電路板 爲目的。 本發明係提供將以(a )環氧樹脂、(b )多官能酚 類、(c)視必要時硬化促進劑、(d)具有三畊( triazine )環或三聚昇氰酸(isocyanuric acid )環之化合物 爲必要成分之接著劑組成物之層配置於銅箔之單面上的付 有接著劑之銅箔· -----------Θ裝—·ι丨丨丨訂--------線r <請先Μ讀背面之注意事項再填寫本頁) 本紙張尺度適用中國0家標準(CNS)A4規格(210 * 297公* ) 4445 3 Ο Α7 經濟部智慧財產局員工消f合作社印製 Β7__五、發明說明(3 ) 本發明,係再提供採用上述付有接著劑之銅箔而得的 貼銅箔之層合板,及於該貼銅箔之層合板上進行電路加工 而得的印刷電路板。 啻施發明而採的愚佳形熊 以下詳細說明本發明 本發明之付有接著劑之銅箔所用的接著劑組成物,係 含有環氧樹脂之熱固性樹脂組成物。 至於其一成分(a )環氧樹脂,例如可舉出有:雙酚 A型環氧樹脂、雙酚F型環氧樹脂、雙酚S型環氧樹脂、 雙酚型環氧樹脂、酚酚醛型環氧樹脂、甲酚酚醛淸漆型環 氧樹脂、雙酚A酚醛淸漆型環氧樹脂、雙酚F酚醛淸漆型 環氧樹脂、酚水楊酸基酚醛淸漆型環氧樹脂、脂環式環氧 樹脂、脂肪族鏈狀環氧樹脂、縮水甘油基酯型環氧樹脂, 其他二官能性酚類之縮水甘油基醚化物、二官能性醇之縮 水甘油基醚化物、聚酚類之縮水甘油基醚化物及該等之加 氫化合物、鹵化物等,惟並未予特別限制。此等化合物可 爲單獨亦可合倂使用任何種類。 前述接著劑(或熱固性樹脂)組成物之一成分(t> ) 多官能酚類,係可使用雙酚A及甲醛之縮合物連同及其取 代品。至於多官能酚類,例如有雙酚F、雙酚A、雙酚S 、聚乙烯基酚等,又酚、甲酚、對第三丁基酚、對-辛基 酚等烷基酚.鄰苯二酚、雙酚一 F、雙酚A、雙酚S等的 酚類及甲醛、乙醛等醛類在酸性觸媒之存在下反應而得的 ------—丨》裝------丨訂!---線r 0 (請先閱讀背面之泫意事項再填寫本頁) 本紙張尺度適用中a B家襦準(CNS)A4规格(210 X 297公釐> -6 - 經濟部智慧財產局負工消费合作社印製 A7 B7 五、發明說明(4 ) 酚醛淸漆樹脂及此等的鹵化物等。又此等可單獨使用亦可 合倂二種以上使用》 至於多官能酚類宜爲酚醛淸漆樹脂,尤宜爲令雙酚A 及醛類反應而得的酚醛淸漆樹脂。 多官能性酚類之配合類•對環氧基以酚性羥基在 0 . 5〜1 . 5當量之範圍內爲宜。 於前述接著劑組成物內,視需要時可使含有(c )硬 化促進劑,至於硬化促進劑,若爲可促進環氧基及酚性羥 基之醚化反應的具有觸媒功能之化合物時並無限制,例如 可舉出鹸金饜化合物、鹸土類金屬化合物、咪唑化合物、 有機磷化合物、第二級胺、第三級胺、第四級銨鹽等,若 採用以亞胺基爲丙烯睛、異氰酸酯、三聚氟胺丙烯酸酯等 掩膜化的咪唑|則可得具有較習用二倍以上的貯存安定性 之預漬體,故較合適》 此等硬化促進劑亦可合倂使用任何種類*配合量對環 氧樹脂100重量分以0.01〜5重量分爲宜。未滿 0 . 0 1重量分時,有促進效果降低的傾向,若超過5重 量分時則有貯存安定性變成惡劣的傾向。 至於前述咪唑化合物,可舉出有:咪唑,2_乙基咪 唑、2—乙基一4一甲基咪唑、2—苯基咪唑、2—十一 烷基咪唑、1 一苄基—2 —甲基咪唑、2 —十七基咪唑. 4,5_二苯基咪唑、2 —甲基咪唑啉,2 —苯基咪唑啉 、2-十一基咪唑啉、2—十七基咪唑啉、2—異丙基咪 唑、2,4 —二甲基咪唑,2-苯基一 4 一甲基咪唑' 2 本紙張尺度適用中囲S家橾準(CNS>A4規格(210 X 297公an ------------】裝--------訂·------!線 V * (請先閱讀背面之沒意事項再填寫本頁) 4445 30 A7 B7 五、發明說明(5 ) —乙基咪唑啉、2 —異丙基咪唑啉、2,4 —二甲基咪唑 啉、2-苯基一4_甲基咪嗖啉等。至於掩膜化劑,可舉 出有:丙烯腈、伸苯基二異氰酸酯、甲苯胺異氰酸酯、萘 =異氰酸酯、亞甲雙苯基異氟酸酯、三聚氣胺丙烯酸酯等 α 至於前述接著劑組成物之一部分的具有(d )三哄環 或三聚異氰酸環之化合物,並未予特別限定者,惟以下述 —般式(I )或一般式(I I )表示的化合物係可較合適 使用。
