Claims (3)
- 제 1 도전형의 반도체 기판과, 상기 기판 표면의 소정 영역에 형성된 상기 제 1도전형과 기판과 반대 도전형의 반도체 영역과, 상기 반도체 영역 상부에 소정의 도전층을 갖는 반도체 장치에 있어서, 상기 반도체 영역 하부에 상기 반도체 영역과 접하여 상기 제 1도전형의 차단층을 구비함을 특징으로 하는 반도체 장치의 콘택 구조.
- 제 1 항에 있어서, 상기 제 1도전형의 차단층은 상기 기판보다 고농도의 동일 도전형이 반도체 영역임을 특징으로 하는 반도체 장치의 콘택 구조.
- 제 1 항에 있어서, 상기 제 1도전형의 차단층은 상기 반도체 영역보다 저농도의 반대 도전형의 반도체 영역임을 특징으로 하는 방법.※ 참고사항 : 최초출원 내용에 의하여 공개하는 것임.
