리튬 상부에 GeTe 타겟을 이용한 RF 스퍼터링을 통하여 GeTe 합금막(Ge2Te1막)을 약 100nm의 두께로 형성하여 금속 합금층을 형성하여 Li/GeTe 합금막 구조체를 제조하였다.A GeTe alloy film (Ge 2 Te 1 film) was formed to a thickness of about 100 nm through RF sputtering using a GeTe target on top of lithium to form a metal alloy layer to manufacture a Li/GeTe alloy film structure.
GeTe 합금막에서 Ge와 Te의 혼합원자비(혼합몰비)는 2:1이다. GeTe 100 nm sputtering 증착 시 공정 조건은 파워(Power)가 200W이고, 스퍼터링 시간 1800sec이고, 플라즈마 가스로는 N2(8 mTorr)을 이용하였다.The mixing atomic ratio (mixing molar ratio) of Ge and Te in the GeTe alloy film is 2:1. 상기 Li/GeTe 합금막 구조체에 대한 산 처리를 실시하여 구조체를 제조하였다. 산 처리시 산 용액으로는 1M 염산 수용액을 이용하였고, 1초 동안 디핑처리한 다음, 에탄올로 세정하였다. 산처리를 통하여 GeTe 합금막(Ge2Te1막)에 기공이 형성되었다.An acid treatment was performed on the Li/GeTe alloy film structure to prepare a structure.
