Abstract

Description
본 발명은 나노구조들의 화학적기상증착(CVD)의 분야에 관한 것으로, 더욱 구체적으로 나노구조들의 성장 동안 플라즈마-유발 손상들을 감소 또는 제거하여 도전성 표면들과 절연 표면들 모두에서 나노구조들의 자가-정렬 성장을 가능하게 하는 것이다.
본 명세서에 기술된 기술은 탄소 나노구조들(예를 들어, 탄소 나노튜브, 탄소나노섬유 및 탄소 나노와이어)과 같은 나노구조들에 관한 것이나 이에 제한되지 않는다. 이런 나노구조들은 높은 열 및 전기 전도성 때문에 최근 수년간 관심을 받고 있다.
탄소 나노튜브들은 아크 방전 방법, 레이저 제거 또는 화학적기상증착(CVD)으로 제조될 수 있다. 촉매는 나노구조들의 성장을 얻도록 CVD 프로세싱에 사용된다. 2개의 가장 빈번하게 사용된 CVD 방법은 열 CVD와 플라스미드-강화 CVD(즉, 플라스미드 CVD)이다. 열 CVD에서, 나노구조들의 형성에 필요한 에너지는 열 에너지이다. 플라즈마 CVD에서, 나노구조들의 형성에 필요한 에너지는 플라즈마이다. 플라즈마 CVD는 열 CVD에서 사용된 것보다 더 낮은 온도에서 나노구조들을 성장시킬 수 있다. 플라즈마 CVD에서 더 낮은 성장 온도는 나노구조들이 성장하는 기판은 과도한 온도에서 주로 손상되기 때문에 현저한 장점이다.
라디오-주파수 플라즈마 CVD, 유도-결합 플라즈마 CVD 및 직류 플라즈마 CVD를 포함하는 여러 형태의 플라즈마 CVD가 존재한다. 직류 플라즈마 CVD(DC-CVD)는 기판 표면에 밀접한 전기장이 성장하는 나노구조들의 정렬을 가능하게 하기 때문에 종종 바람직하다. 일부 예들에서, 전기장은 기판에 실질적으로 직각인 나노구조 정렬을 만든다. 일부 예들에서, 직각 방향으로부터 다른 각 편차와의 정렬은 원하는 대로 얻을 수 있다.

UV광 또는 전자빔은 레지스트 층을 패턴화하는데 사용될 수 있다. 나노임프린트 리소그래피 또는 레이저 라이팅과 같은 다른 수단도 레지스트(또는 촉매를 직접)를 패턴화하는데 사용될 수 있다. 촉매층은 레지스트를 사용하지 않는 방법, 예를 들어, 자가-결합 화학적 방법(self-assembled chemical methods)으로 패턴화될 수 있다. 촉매 입자들이 어레이는 랭뮤어-블로젯 막(Langmuir-Blodgett films), 촉매(나노-) 입자들과 용액을 웨이퍼 상에 회전하거나 고온에서 어닐링 동안 촉매 입자들로 변형되는 연속적인 촉매 막을 증착하는 것을 사용하여 표면상에 형성될 수 있다. 여러 이런 기술들은 평평하지 않은 표면들 상에 촉매층을 형성시키고 성장 위치 밀도(단위 면적당 성장 위치의 수)를 제어하기 위해 사용될 수 있다.
나노구조들의 성장 동안, 도전성 보조층은 기판 홀더의 전위 또는 일부 다른 적절한 접지 전위에 전기적으로 접지 또는 연결될 수 있다. 나노구조들(106 및/108)은 플라즈마, 특히 DC-플라즈마에서 성장될 수 있다(도 6의 단계 230). 나노구조 성장을 위해 사용된 플라즈마 기체들은 암모니아, 수소, 아르곤 또는 질소와 같은 다른 기체들과 함께 아세틸렌, 일산화탄소, 메테인 또는 고급 탄화수소와 같은 임의의 탄소 운반 전구체일 수 있다. 성장 온도는 800℃ 미만이 바람직하다. 약 0.1 내지 250Torr 및 바람직하게는 약 0.1 내지 100Torr 범위의 압력이 사용될 수 있다. 플라즈마 전류는 10mA 내지 100A 및 바람직하게는 약 10mA 내지 1A일 수 있다.
일부 실시예들에서, RF-플라즈마 또는 열 CVD가 나노구조들을 성장시키는데 사용될 수 있고, 본 명세서에 사용된 기술은 특히 DC-바이어스를 가진 RF-플라즈마에 대한 응용분야를 가진다. 일부 실시예들에서, 본 명세서에 기술된 기술은 기체상(플라즈마 없음)과 액체상에서 성장된 나노구조들에 대한 응용분야를 가진다.

자가-정렬 선택적 제거 공정을 사용하여 특정 위치상에서 도전성 보조층(120)을 제거한 후, 최종 구조는 촉매층(122)과 나노구조들(106 및/또는 108)의 나머지 아래 도전성 보조층(124)의 나머지로 구성될 것이다(도 3e 참조).
본 명세서에 기술된 방법으로, 도 3e에 나타낸 대로, 분리된 금속 아일랜드(116) 상에 또는 절연성 기판(110) 상에 직접 개개의 나노구조들(106) 또는 나노구조들의 "포레스트"를 제조할 수 있다.

응용분야의 예들

예시적 디바이스
원리를 설명하기 위해서, 패턴화된 금(하부)층(아래 티타늄 접착-향상층을 가짐)을 다른 절연성 산화물 표면상에 (표준 리소그래피 기술을 사용하여) 형성하였다. 패턴화된 금속 하부층에 촉매를 직접 위치시키는 것은 성장하는 동안 큰 플라즈마-유발 손상을 일으킬 수 있기 때문에 바람직하지 않다. 대신에, 텅스텐 보조층(50nm)을 칩 표면 전체에 스퍼터하였다. 그런 후에, 패턴화된 촉매층(Si 10 nm 및 Ni 10 nm)을 표준 리프트 오프 공정에 의해 (패턴화된 금속 하부층과 정렬되게) 형성하였다. 성장 후, 구조들은 도 9a 및 9b에 도시되는 것으로 보인다. 이런 실시예에서, 성장 온도는 약 700℃이었고, 플라즈마는 약 4 Torr의 압력에서 C2H2 및 NH3 기체(각각 20 및 100 sccm)의 혼합물에서 생성되었다. 플라즈마 전류는 20mA로 설정하였고 성장 시간은 약 60분이었다. 이런 구체적인 예에서, 나노섬유의 막("포레스트")이 성장 공정 후 얻었으나, 개개의 수직으로 정렬된 나노섬유가 촉매 지역이 더 적게 만들어지는 경우 형성하도록 촉매를 패턴화하였다.
도전성 보조층은 불소-함유 플라즈마(압력 10mTorr, 기체 흐름 20 sccm CF4)에서 플라즈마 식각과 플라즈마 식각 CVD 프로세싱 챔버에서 종점 탐지를 사용하여 제거하였다.
상기 방법의 실행가능성은 프로세싱(도 9a 및 9b) 전과 프로세싱 후(도 10)에 찍은 SEM 사진들에 의해 도시될 수 있다. 섬유는, 보조층이 제거되었다는 사실에도 불구하고, 필수적으로 동일하게 보인다. 한편 보조층의 자가-정렬 선택적 제거가 완성되었고, 기판에 남아있는 섬유 바로 아래 보조층의 단지 일부만 남겼다. 영역의 나머지로부터 보조층의 완전한 제거는 전기적 측정에 의해 입증되었다. 최소 기생 성장은 분리된 금속 아일랜드 외부에서 보인다. 하부층으로 알루미늄을 가진 유사한 예시적 디바이스가 도 1a에 도시되고 하부층으로 구리를 가진 유사한 예시적 디바이스가 도 1b에 각각 도시된다.
따라서, 패턴화된 금속 하부층 상에(그렇지 않으면 절연성 칩 표면상에) 나노섬유들을 성장시키는 목표는 플라즈마-유발 칩 손상 없이 성취되었다.
