- n형 영역을 갖는 실리콘 기판과,상기 n형 영역 상에 질소를 함유하는 산화 실리콘을 이용하여 형성된 게이트 절연막과,붕소를 함유하는 실리콘을 이용하여, 상기 게이트 절연막 상에 형성된 게이트 전극과,상기 게이트 전극 양측의 상기 실리콘 기판 내에 형성된 p형 소스/드레인 영역과,산화 실리콘을 이용하여, 상기 게이트 전극의 측벽 상에 형성된 측벽 스페이서와,상기 게이트 전극, 측벽 스페이서를 덮어, 평탄화된 표면을 갖는 층간 절연막과,상기 층간 절연막의 평탄화된 표면으로부터 내부로 향하여 형성된 배선용 요부(凹部)와,상기 요부를 매우는, 하부의 배리어층과 그 위의 동(銅)영역을 포함하는 동(銅)배선과,상기 동배선을 덮어, 상기 층간 절연막 상에 형성된 탄화 실리콘층을 갖는 것을 특징으로 하는 반도체 장치.

- 제 1 항 내지 제 3 항 중 어느 한 항에 있어서,상기 게이트 절연막의 산화 실리콘이 1 at% 이상의 질소를 함유하는 것을 특징으로 하는 반도체 장치.
- 제 1 항 내지 제 4 항 중 어느 한 항에 있어서,상기 층간 절연막이, 최하층으로서 질화 실리콘으로 형성된 에칭 스토퍼층을 포함하는 것을 특징으로 하는 반도체 장치.
- 제 1 항 내지 제 4 항 중 어느 한 항에 있어서,상기 게이트 절연막이, 산화 실리콘층과 질화 실리콘층의 적층, 표면에서 질소 농도를 높인 질소를 함유하는 산화 실리콘층, 질소를 함유하는 산화 실리콘층과 질화 실리콘보다 유전율이 높은 산화물층의 적층, 질화 실리콘층과 질화 실리콘보다 유전율이 높은 산화물층의 적층 중 어느 것인가를 포함하는 것을 특징으로 하는 반도체 장치.
- n형 영역을 갖는 실리콘 기판과,상기 n형 영역 상에, 질소를 함유하는 산화 실리콘을 이용하여 형성된 게이트 절연막과,붕소를 함유하는 실리콘을 이용하여, 상기 게이트 절연막 상에 형성된 게이트 전극과,상기 게이트 전극 양측의 상기 실리콘 기판 내에 형성된 p형 소스/드레인 영역과,산화 실리콘층과 질화 실리콘층의 적층을 이용하여, 상기 게이트 전극의 측벽 상에 형성된 측벽 스페이서와,상기 게이트 전극, 측벽 스페이서를 덮어, 평탄화된 표면을 갖는 층간 절연막과,상기 층간 절연막의 평탄화된 표면으로부터 내부로 향하여 형성된 배선용 요부와,상기 요부를 매우는, Ta 또는 Ti로 형성된 하부 배리어층과 그 위의 동(銅)영역을 포함하는 동(銅)배선을 갖는 것을 특징으로 하는 반도체 장치.
- n형 영역을 갖는 실리콘 기판 상에, 질소를 함유하는 산화 실리콘을 이용한게이트 절연막과, 붕소를 함유하는 실리콘을 이용한 게이트 전극을 형성하는 공정과,상기 게이트 전극 양측의 상기 실리콘 기판 내에 p형 소스/드레인 영역을 형성하는 공정과,상기 게이트 전극의 측벽 상에 산화 실리콘을 이용하여 측벽 스페이서를 형성하는 공정과,상기 게이트 전극, 측벽 스페이서를 덮어, 평탄화된 표면을 갖는 층간 절연막을 형성하는 공정과,상기 층간 절연막의 평탄화된 표면으로부터 내부로 향하여 요부를 형성하고, 그 요부 내에 하부의 배리어층과 그 위의 동(銅)영역을 포함하는 동(銅)배선을 매우는 공정과,상기 동배선을 덮어, 상기 층간 절연막 상에 탄화 실리콘층을 형성하는 공정과,상기 실리콘 기판을 340℃ 이상의 온도로 열처리하는 공정을 포함하는 것을 특징으로 하는 반도체 장치의 제조 방법.
- n형 영역을 갖는 실리콘 기판과,상기 n형 영역 상에, 유전율이 다른 2층 이상의 적층 구조로 형성된 게이트 절연막과,붕소를 함유하는 실리콘을 이용하여, 상기 게이트 절연막 상에 형성된 게이트 전극과,상기 게이트 전극 양측의 상기 실리콘 기판 내에 형성된 p형 소스/드레인 영역과,상기 게이트 전극을 덮어, 평탄화된 표면을 갖는 층간 절연막과,상기 층간 절연막의 평탄화된 표면으로부터 내부로 향하여 형성된 배선용 요부와,상기 요부를 매우는 동배선과,상기 동배선의 위 또는 밑에 형성된 질소를 함유하지 않은 동(銅)의 확산 방지 절연막을 갖는 것을 특징으로 하는 반도체 장치.
- 제 9 항에 있어서,상기 게이트 절연막은 질소 함유량이 1 at% 미만의 하층 절연막과 질소 함유량이 1 at% 이상의 상층 절연막을 포함하는 것을 특징으로 하는 반도체 장치.
