Description
The present invention relates to a peelable copper foil for manufacturing a coreless substrate, a method for manufacturing a coreless substrate, and a coreless substrate obtained by the method.
Recently, a multilayer structure has been widely used for miniaturization to improve wiring density in printed wiring boards. In order to achieve miniaturization, multilayer printed wiring boards are mainly used in mobile electroncic devices. However, in the multilayer wiring board, a reduction in the thickness of the intermediate insulating layer and an additional weight reduction are required.
To meet this need, the coreless build-up method disclosed in JP 2007-165513 has been used. This method is a method of forming a multilayer structure without using a so-called core substrate. In the market, a method of utilizing a copper foil having a peelable carrier in a coreless build-up method has been introduced to easily separate a multilayer printed wiring board from a support substrate.
In this regard, WO 2012/133637 discloses a method for manufacturing a multilayer printed wiring board, which is a coreless build-up method, and a multilayer printed wiring board obtained by the method. US 2013/0043060 also discloses a method of manufacturing a coreless flip chip ball grid array (FCBGA) substrate. In these two documents, an organic agent is used as a release layer that does not have a fine-tunable release force. The obtained foil has a very low release force (less than 10 N/m), so it can be peeled off very easily. When blisters are present in the coreless laminate manufacturing process, the obtained foil is at great risk of chemical deterioration.
An object of the present invention is to provide a big-lead copper foil for manufacturing a coreless substrate having a suitable release force.
Another object of the present invention is to provide a method of manufacturing a coreless substrate that does not cause de-lamination while manufacturing a coreless substrate without causing any warpage during peeling.
Another object of the present invention is to provide a coreless substrate having a very low L/S ratio, which is obtained by the above and can be achieved by a modified semi-additive process (MSAP).

As shown in FIG. 1, first, a first peeling type
(122) 1. Carrier copper layer (122)
A copper layer is used as a carrier. In the first peeling type

The roughness treatment includes at least one selected from the group consisting of nodular copper treatment, formation of an anti-corrosion layer, and application of a silane coupling agent layer. The combination of the nodular copper treatment and the anti-corrosion layer is particularly preferred to apply an anti-corrosion layer over the nodular copper treatment. The silane coupling agent layer, in particular the silane coupling agent layer applied on the anti-corrosion layer, is more preferred to ensure sufficient mechanical and chemical bonding to the sacrificial core (110) material.
The
The
The
The
Since the
(124)5. Chemical layer (124)

After performing the final process of forming the full-PCB, the coreless substrate is separated from the central sacrificial core (FIG. 13).
