名称 多層プリント回路基板および製造方法
発明の分野
この発明は、プリント回路基板、さらに詳しくは、フレキシブルなプ
リント回路基板に関するものである。
発明の背景
従来技術で知られているように、フレキシブルなプリント回路基板は
、例えば、予備含浸されているガラス素材を用いて作られるのが通例である。こ
のことは、所謂リジッド・フレックスのプリント回路基板について、特に言える
ことである。そのような基板複数枚は、該基板の間に接着剤層を介在させて、互
いに接合されるのが通例である。織られた素材とコンベンショナルな接着剤とか
ら作られたフレキシブルなプリント回路基板は、隣接するインナー層の間での誘
電係数に均質性を欠く。
また既知のように、コンベンショナルな製造技術は、面の地勢が平で
ないプリント回路基板を提供する。即ち、該プリント回路基板の面の地勢は、例
えば、0.010インチから0.020インチの間で変化する。このようなイー
ブンでない面の地勢によって、複数枚の基板を積み重ねたり、穿孔したりするこ
とに困難性が有り、これは、該基板を穿孔操作の間、平に積み重ねることができ
ないからである。穿孔操作の間、積み重ねた該基板がフラットでないと、ギシギ
シきしみが激しく、プリント回路基板を破壊してしまう。
素材をエンボスして、接着剤を該基板上のコンダクターまわりに強制
的に充填し、流すことが従来技術で最も試みられている。このように、面が平で
ない基板では、これらを平に積み重ねることができない。該基板が平らな状態で
スタッキングされていなければ、該基板を貫通することは、比較的困難なことで
あって、該基板の面が平でないことによって、背部の積層部分まで達する裂け目
が該基板に生じてしまうからである。即ち、アンイーブンな面の地勢により、各
層が適正に支えられなくなる。これによって、積み重ねた基板に穿孔作業を行う
とき、プリント回路基板に過度のバリができてしまう。このように、一枚以上の
基板を同時に穿孔することは、比較的難しい。したがって、従来技術においては
、前記基板がアンイーブンの面地勢をもつために、一時に唯一枚の基板のみに対
し孔をあけるようにしている。
かくして、フレキシブルなプリント回路基板は、例えば、穿孔操作と
えぐる操作は、同時には、一枚の基板に対してのみ行うため、製造するのに経費
がかかる。
したがって、面が平であれば、多数のプリント回路基板の積み重ねと
穿孔とを容易にする点で、フラットな面をもつプリント回路基板の提供が待ち望
まれている。
発明の概要
本発明によれば、プリント回路基板は、第1の面に固化された接着剤
層が配置された導電層による第1の基板を含む。ついで、半ばキュアされた接着
剤層がキュアされた接着剤層の上に配置され、この半ばキュアされた接着剤層に
第2の基板が配置される。この構成によって、実質的に均質な複数の層をもつプ
リント回路基板が提供される。このプリント回路基板は、例えば、3層または、
それ以上の層をもつ所謂タイプ3の多層フレキシブルサーキットとして提供され
る。キュアした接着剤とセミキュアの接着剤とがコンバインされた接着剤と誘電
マテリアルとなって、積層厚さと面地勢とをコントロールするのに使用される。
また別に、プリント回路基板は、不織マテリアルズのみを使用の所謂タイプ4の
リジッド- フレックスのプリント回路基板として提供される。即ち、リジッド-
フレックス・プリント回路基板は、リジッドまたはフレキシブルな部分のいずれ
においてもガラス補強繊維または他の織られたマテリアルを使用せずに提供され
る。導電層に接着剤をコーティングし、該接着剤を完全にキュアリングし、そし
て、セミキュアの流動可能なステージを用いることによって、セミキュアーされ
たステージに対して配置された導電ラインまわりのギャップのサイズは、最小化
され、スタッキングと穿孔に対する基板の平坦さが最高になる。即ち、セミキュ
アされたステージは、プリント回路基板における積層高さの許容誤差を少なくす
る。かくして、この構成により、熱膨張係数が等しく、各層を結合する均質な接
着と誘電層が提供される。この構成は、また、平らなプリント回路基板アッセン
ブリーを提供する。即ち、プリント回路基板の面の地勢は、プリント回路基板の
面に水平である。フラットなプリント回路基板の提供により、そのような基板の
複数枚を積み重ねでき、そして同時に例えば穿孔したり、または、その他のマシ
ニングをしたりすることができる。かくして、該プリント回路基板は、比較的低
廉なプリント回路基板として提供できる。即ち、この技術は、多層フレキシブル
でリジッド- フレックスのプリント回路基板をコンベンショナルで、ロウコスト
の製造技術を使用して製造することを可能にする。本発明は、イーブンの面地勢
をもつプリント回路基板を提供でき、そして、ユーザーが複数枚(例えば、2枚
〜12枚)の基板に同時にドリリングすることを可能にする。穿孔マシンに多数
のドリルビットを組み合わせたとき、コンベンショナルなアプローチが例えば、
4枚の基板に対し同時に加工することができないものであっても、本発明は、例
えば、48枚のプリント回路基板を同時に加工することを可能にする。
本発明の別のアスペクトによれば、フレキシブルなプリント回路基板は
、第1と第2の対向する面をもつインナー層を含む。一対のコートされた導電性
フォイル層がそれぞれ該インナー層の第1と第2の面の上に配置されている。こ
の特殊の構成により、三層または、それ以上の層を有するフレキシブルなプリン
ト回路基板が均質な層構成とイーブンな面地勢を有するものとして提供される。
さらに、該フレキシブルなプリント回路基板は、大量ラミネーションプロセスに
おいて使用される。該インナー層は、ポリイミドの粘着性がないセンター層をも
つ、一般に知られているエポキシ系マテリアルズから作られる。インナー層の面
は、その上に導電性めっき層が施されていても、又、施されていなくてもよい。
即ち、該インナー層は、めっきされていない面を有するか、または、該インナー
層の一方の面または両面に導電性めっき層が施されているかである。コートされ
た導電性フォイル層それぞれは、例えば、銅の電気めっき層や銅の延伸焼き戻し
層または他の導電性金属が施されたロールものから作られる導電性フォイルを含
む。提供される導電性フォイルは、その第1の面に接着剤がコーティングされて
いる。この接着剤は、キュアされ、ついで、キュアされた接着剤の上に第2の接
着剤が重ねられる。ついで、第2の接着剤がセミキュアされる。第1と第2の接
着剤は、組み合わされた接着剤ならびに誘電性マテリアルとして作用する。かく
して、コーティングされた導電性フォイル層のそれぞれは、その上に接着層と誘
電層とが組み合わされた導電性フォイルを含む。導電性フォイル層は、ついで、
インナー層の第1と第2の対向する面に対し同時に施される。接着剤と誘電体と
が組み合わされたものは、導電性フォイルの間の誘電層の厚さをコントロールし
、また、面地勢をコントロールする。かくして、プリント回路基板の面地勢は、
マシンニングプロセスおよび他の後加工接合プロセスに適している。該プリント
回路基板は、かくて、キュアリング後、フレキシビリティモジュールを維持する
均質なエポキシまたはポリイミド接着システムとして提供される。均質な誘電性
および接合レジンから接着層を得ることにより、均質な誘電定数と熱膨張係数を
もつプリント回路板が提供される。さらに、ハイフローのレジン移動特性をもつ
第2の接着層によって、インナー層に配置のコンダクタまわりの領域は、効果的
に充填される。さらに、層の間の誘電間隔をコントロールできることで、プリン
ト回路基板の面が平滑になる。かくして、面が平らな状態であるから、該基板を
複数枚積み重ね、同時にドリル穿孔したり、他のマシニング処理で処理したりで
きる。キュアされた接着剤層とキュアされない接着剤層を提供することによって
もまた、プレキュアされた所望の厚さに基づくラインインピーダンス特性を効果
的にコントロールすることが可能である。電気インピーダンスヴァリエーション
の電流許容誤差は、50%超減少される。即ち、コンベンショナルな製造方法が
使用されるとき、ラインインピーダンスの許容誤差は、所望のインピーダンスの
±10%である。しかしながら、本発明によれば、ラインインピーダンスの許容
誤差は、±5%である。かくして、三層または、これ以上の層をもつフレキシブ
ルなプリント回路基板は、面の地勢が平らであって、そのシグナルパスが所望の
インピーダンス特性をもつ。イーブンな面の地勢のプリント回路基板によって、
フレキシブルなプリント回路基板を多数枚積み重ねることができ、例えば、ドリ
リングプロセスのようなマシンプロセスに多数枚のものをとおすことができる。
本発明の更に他のアスペクトによれば、リジッド・フレックスのプリ
ント回路基板は、リジッドな部分と、フレックスな部分とを含み、導電めっき層
を有しないか、また、有している第1と第2の対向する面をもつインナー層を含
む。即ち、該インナー層は、面がめっきされていないものであるか、または、イ
ンナー層の一方の面または両方の面に導電性めっき層が施されているものかであ
る。該インナー層は、一対のコートされた導電性フォイル層の間にある。導電性
フォイル層のそれぞれは、その第1の面の上にキュアされた接着剤層が施されて
いる。ついで、セミキュアされた接着剤層がキュアされた層の上に施され,第2
の基板がセミキュアされた接着剤層に対し配置される。この特殊な構成によって
、織られたマテリアルズを一切有していないリジッド・フレックスのプリント回
路基板が提供される。このリジッド・フレックスのプリント回路基板は、樹脂な
らびに、コーティング媒体及び絶縁体としてのガラス繊維および他の織られたマ
テリアルズを不要とする不織マテリアルズから得られるものである。これによっ
て、リジッド・フレックスのプリント回路基板は、伝統的な機械よるもの、なら
びに、所謂プリプレグ・マテリアルへコートされるコンベンショナルな104か
ら7628ガラス繊維に関連している横断方向に代わって、リニア方向へ熱を熱
発散することができるようになる。かくして、本発明のプリント回路基板は、よ
り一層均一な熱安定性を呈し、ミーズリングによる多数の欠点を減らす。また、
ガラス繊維や他の織ったマテリアルズを使用しないことにより、プリント回路基
板は、比較的薄いプリント回路基板として提供される。この構造テクノロジーに
より、アラミドのような不織の熱的安定性をもったマテリアルズを薄いコア・イ
ンナー層に使用することができる。これらの層には、均質な構造にするために、
実質的に同じ樹脂系がコーティングされる。かくして、平らな地勢の面の三層ま
たは、それ以上の層をもつリジッド・フレックスのプリント回路基板が提供され
る。該プリント回路基板に平らな地勢の面を付与することにより、複数のそのゆ
なプリント回路基板を積み重ね、そして、例えば、穿孔加工のようなマシンプロ
セスで処理できる。コーティングされた導電性フォイル層それぞれは、例えば、
電気めっきによる銅、または、圧延焼き戻しされた銅または、その他の導電性金
属が被覆されたロールから得られる導電性フォイルを含む。該導電性フォイルの
第1の面には、接着剤がコーティングされている。該接着剤は、キュアされ、つ
いで、第2の接着剤がこのキュアされた接着剤層の上に施される。該第2の接着
剤は、ついでセミキュアされる。第1と第2の接着剤層は、接着剤と誘電マテリ
アルとが組み合わされたものとして機能する。かくして、コーティングされた導
電性フォイル層は、接着剤と誘電体とを組み合わせたものを有する導電性フォイ
ルを含む。ついで該導電性フォイル層は、該インナー層の第1と第2の対向する
面に同時に施される。接着剤と導電体とを組み合わせたものは、該導電性フォイ
ルの間の誘電間隔をコントロールし、また、面の地勢をコントロールする。かく
して、該プリント回路基板の面の地勢は、マシンプロセスおよび,その他のボン
ディング後処理に適している。このように、プリント回路基板は、均質なエポキ
シまたはポリイミド接着剤システムから得られ、該システムは、キュアリング後
の該基板のフレキシビリティを保つ。また、第1と第2の接着剤塗布層を別途に
キュアリングすることによって、層の間の誘電間隔をコントロールできる。該接
着剤層を均質な誘電性およびボンディング樹脂から得ることで、プリント回路基
板は、均質の誘電定数と熱膨張係数を有する。さらに、第2の接着剤層にハイフ
ロー・レジン移動特性を付与することで、インナー層に配置のコンダクタまわり
の領域が効果的に充填される。さらに、層の間の誘電間隔をコントロールできる
ことにより、プリント回路基板の面は、平滑になる。かくして、平らな地勢の面
により、多数の基板を積み重ねでき、該基板に対し同時に穿孔したり、他のマシ
ンニング操作を行うことができる。また、キュアされた接着剤層とキュアされて
いない接着剤層とにすることで、プレキュアされた所望の厚さに基づくラインイ
ンピーダンス特性をコントロールできる。電気的インピーダンス・ヴァリエーシ
ョンの電流誤差は、50%超減少される。
本発明のさらに別のアスペクトによれば、プリント回路基板の製造方
法は、導電性フォイルの第1の面に第1の接着剤層をコーティングする工程、該
導電性フォイルの第1の面の第1の接着剤層をキュアリングする工程および、キ
ュアされた接着剤層の第1の面に第2の接着剤層をコーティングする工程を含み
、これら工程において、第2の接着剤層は、セミキュアされる。この特定のテク
ニックによって、不織マテリアルズのみから安いコストのフレキシブルな、また
は、リジッド・フレックスのプリント回路基板が得られる。該導電性フォイルは
、その上にキュアされた接着剤層とキュアされていない接着剤層とを有して、コ
ーティングされた導電性フォイル層になる。該導電性フォリは、例えば、銅が電
気めっきされた被覆されたロールもの、または、圧延焼き戻しの銅が被覆された
ロールもの、または、その他の導電性金属が被覆されたロールものから得られる
。第1と第2の接着剤層は、接着剤と誘電マテリアルとはコンバインされたもの
として作用する。かくして、被覆された導電性フォイル層は、コンバインされた
接着剤と誘電マテリアル栂、その上に施された導電性フォイルを含む。ついで、
複数の該導電性フォイル層がインナー層の第1と第2の対向する面に同時に施さ
れる。第1と第2の接着剤層を別々にキュアリングすることで、層の間の誘電間
隔をコントロールできる。該接着剤層を均質な誘電ならびに接合レジンによって
作ることで、プリント回路基板の誘電定数と熱膨張係数は、均質なものになる。
さらに、第2の接着剤層が高流動性のレジン流れ特性をもつことで、インナー層
のコンダクタまわりの領域が効果的に充填される。さらに、層の間の誘電間隔が
コントロールできることで、プリント回路基板の面は、平坦になる。かくして、
平らな面地勢によって、プリント回路基板を複数枚積み重ねることででき、同時
にドリルで穿孔したり、他のマシニング操作で処理したりできる。また、接着剤
層の一方をキュアし、他方をキュアしないことで、すでにキュアした厚さに基づ
くラインインピーダンスを効果的にコントロールできる。

好ましい実施例の記述
図1を参照すると、プリント回路基板10は、向き合っている第1と
第2の面12a,12bをもつ導電性フォイル12を含む。導電性フォイル12
は、例えば、幅25インチまたは38インチの銅フォイル・シートとして提供さ
れる。当業者であれば、勿論、ある幅寸法のどのような導電性フォイルでも使用
できることを認識する。フォイル12のタイプ、幅寸法、厚さ寸法は、フォイル
を効率的に使え、最も安いコストなどで製造できるサイズや特性を含む数多くの
ファクターにより選択される。
接着性樹脂の第1の層14は、フォイルの面12bの少なくとも第1
の部分に施される。ついでこの第1の樹脂の層14は、当業者によく知られてい
るコンベンショナルなキュアリングプロセスにおけるキュアリングタワーを用い
てキュアリングされる。第1の樹脂の層14がキュアリングされた後、樹脂の第
2の層16がキュアされた樹脂の層14全面に積層される。ついで、この第2の
樹脂の層16は、当業者に知られているキュアリング技術を使用して、セミキュ
アリングされる。導電性フォイル12、キュアされた接着剤層14およびセミキ
ュアされた接着剤層16の組み合わせで、被覆された導電性フォイル層17が作
られる。
第1と第2の樹脂の層14,16は、スタンダードなコーティング技
術によりコーティングされる。例えば、該樹脂は、コーティングヘッドを介して
該フォイルに施され、ついで、所謂、乾燥タワーに通される。該乾燥タワーは、
当業者によく知られている赤外線キュアリングタワー、熱風タービンタワーまた
は、その他の形式の乾燥装置である。
第1の樹脂の層の代表的な厚さは、約0.001インチであって、キ
ュアリング温度は、代表的には、約300°Fである。セミキュアされる樹脂の
層の代表的な厚さは、約0.00125で、キュアリング温度は、代表的には、
約200°Fである。その他の厚さと温度も使用できる。
例えば、樹脂の層の厚さの代表的なものの範囲を約0.0005イン
チから約0.003インチ、該樹脂のキュアリング温度の代表的な範囲を約10
0°Fから約450°Fにしてよい。樹脂層の厚さ、キュアリング時間ならびに
キュアリング温度の組み合わせは、使用する特定の乾燥装置、使用する特定の樹
脂および特定のアプリケーションを含む種々のファクターによって選択される。
当業者であれば、第1と第2の樹脂層を形成するに必要な特定のキュアリング時
間とキュアリング温度とを選ぶことができる。
ついで、被覆された導電性フォイル層17は、第2の基板18の第1
の面18aに施される。ここで、第2の基板18の第1の面には、複数のコンダ
クタ20が配置されている。該コンダクタ20は、基板18にエッチングされて
、例えば、シグナルパスが作られている。かくして、インナー層基板18がイメ
ージされ、エッチングされた後、セミキュアされた樹脂層16が該インナー層1
8にラミネートされる。
かくて、層18aは、最初に導電性フォイルがその上に設けられる。
ついで、プリントならびにエッチングプロセスが該銅フォイルになされる。
コーティングされた導電性フォイル層17が基板18の第1の面18
aに対し積層されると同時に同様にコーティングされた導電層(図示せず)が基
板18の第2の面18bに積層され、サンドイッチ構造を作る。このような処理
は、コンベンショナルな装置を用いて行われる。
基板18にコーティングされた例えば導電層17’が設けられていれ
ば、二つのコーティングされた導電層17,17’を2枚のステンレススチール
プレートの間に同時に供給して接合し、ついで、プリント回路基板10をコンベ
ンショナルなラミネーションプレスで処理する。このように、この発明は、コン
ベンショナルなラミネーション装置を用いて実施できる。
接着層14,16は、エポキシ系マテリアルである。さらに詳しくは
、テトラファンクショナル・エポキシ樹脂システムの使用が好ましい。例えば、
ウイスコンシンのNorplex Oak,Inc.が製造するパーツナンバーFR406のエポ
キシが使用される。当業者は、他のレジンシステムもまた使用できることを理解
すること当然である。例えば、ダイファンクショナル、テトラファンクショナル
、ビスマレイミド/トリアジン(BT)、シアナイド・エッサー(cyanide esser)ま
たはポリイミドレジン・システムズが使用できる。
そのようなフレキシブルまたはリジッド・フレックスのプリント回路
基板を作ろうとする先行技術の試みは、高価につくものであって、それは、導電
性層と誘電層兼接着層とを別個に処理していたからであった。かくて、マルチプ
ルの部材が処理されていた。この結果、別個の層それぞれをパッケージしたり、
穿孔したり、組み合わせたりすることに多大な注意力を要する作業を必要として
いた。このように、このことは、そのようなプリント回路基板(pcb)を製造
するコストにおいて大きな要素であった。
しかしながら、この発明によれば、層のそれぞれは、一緒に接合され
て、シングルピースのマテリアルになる。かくして、処理しなければならない個
々のピースの数は、減らされる。
プリント回路基板10は、フレキシブルな、または、リジッドでフレ
クスなプリント回路基板に相当する。
図2を参照すると、プリント回路基板26は、基板28を含み、該基
板は、その第1の面と第2の面とに施された、総括して30で示す導電性フォイ
ル領域30a〜30dを有する。これらコンダクタ30は、所要の部分に設けら
れていればよい。したがって、場合によっては、基板28は、導電性めっき層が
設けられていない面をもつ。即ち、基板28は、めっきされていない面の場合と
、インナー層の一方の面または両面に導電性めっき層が施される場合の二通りに
なる。
基板28は、一対のコーティングされた導電性フォイル層32の間に
配置されていて、該層は、図1に関連して上記したコーティングされた導電性フ
ォイル層17と同様のものである。導電性フォイル層32のそれぞれは、導電性
フォイル34、キュアされた接着層36およびセミキュアされた接着層38を含
む。かくして、該プリント回路基板26は、大量のラミネーションプロセスにお
いて使用できる。
基板28と基板32とは、ここでは、積層されてプリント回路基板2
6になり、第1のアウター層26a、第1のインナー層26b、第2のインナー
層26c、第3のインナー層26d、第4のインナー層26eおよび第2のアウ
ター層26fをもつ。
インナー層28c,26dは、ここでは、コンダクタ30a〜30d
が配置されている。一般に知られているように、そのようなコンダクタは、例え
ば、代表的な厚さ範囲が0.0007インチから0.0042インチである銅フ
ォイルである。当業者であれば、プリント回路基板26は、MIL−P−50884
定義されている所謂、タイプ3のプリント回路基板に相当するものであることを
認識する。
被覆された導電性フォイル層32それぞれは、導電性フォイル34を
含み、それは、例えば、銅を電気めっきしたり、銅を圧延焼き戻しした被覆され
たロールまたは他の導電性金属で被覆したロールから得られる。導電性フォイル
34は、接着剤層36がその上に施されている。接着剤層36は、キュアされ、
ついで第2の接着剤層38がキュアされた接着剤層36に積層される。第2の接
着剤層38は、ついでセミキュアされる。第1と第2の接着剤層36,38は、
接着層ならびに誘電層が組み合わされたものとして作用する。かくして、被覆さ
れた導電性フォイル層32は、接着剤と誘電体とが組み合わされて配置された導
電性フォイルを含むことになる。
ついで、被覆された導電性フォイル層32は、基板28の第1と第2
の向かい合う面に同時に積層される。接着剤と誘電体とが組み合わされたものは
、導電性フォイル層の間の誘電間隔をコントロールし、また、面の地勢をコント
ロールする。かくして、プリント回路基板26の面の地勢は、マシンプロセスや
他のポストボンディングプロセスに向く。
このように、プリント回路基板26は、キュアリング後、フレキシビ
リティ・モジュールを維持する均質なエポキシまたはポリイミド接着システムと
される。また、第1と第2の接着剤層36,38を分けてキュアリングすること
によって、層の間の誘電間隔をコントロールできる。均質な誘電性および接着性
レジンから接着層36,38を作ることによって、プリント回路基板26の誘電
定数と熱膨張係数は、均質なものになる。さらに、第2の接着層38にハイフロ
ーのレジン移動特性を付与することで、インナー層26c,26dに配置のコン
ダクタ30まわりの領域を効果的に充填できる。
さらに、層と層の間の誘電間隔をコントロールできるので、プリント
回路基板26の面は、平滑になる。かくして、平らな面の地勢によって、複数の
基板を積み重ねでき、そして、同時に孔をあけたり、その他のマシニングプロセ
スで処理できる。
また、キュアされた、そして、キュアされない接着剤層36,38に
よってプレキュアされた所望の厚さに基づくラインインピーダンス特性を効果的
にコントロールすることができる。電気インピーダンスヴァリエーションの電流
トーレランスは、50%超減少する。
図3を参照すると、プリント回路基板40は、総括的に符号42で示
される複数の基板42a〜42Nを含む。基板42が積層されてプリント回路基
板40になる。基板42のそれぞれは、図1,2に関連して上記したコートされ
た導電性フォイル層17,32と同じ技術を使用して得られるコートされた導電
性フォイル層に相当する。ここで、N個の基板42のそれぞれは、コンベンショ
ナルなテクニックを用いて同時に一緒に接合されて、プリント回路基板40にな
る。該回路基板40は、平らな面トポグラフィを有して提供されるから、ドリリ
ングや類似もののようなマシニング工程すべてがフラットに積み重ねたN個接合
の基板に対し同時に行える。
図4を参照すると、所謂、タイプ4のリジッド・フレックス・プリン
ト回路基板50は、フレックスな部分50aとリジッドな部分50bとを含む。
タイプ4のプリント回路基板の特性は、当業者によく知られているものであり、
MIL−P−50884に記載されている。
プリント回路基板50は、第1と第2の向き合った面52a,52b
