さらに、転位の伸展が無い条件で作成したエピタキシャルシリコンウェーハに対し、半導体デバイスの製造プロセスを模擬した熱処理を行った。具体的には、1000℃で1時間、900℃で1時間、800℃で2時間、650℃で3時間の4段階熱処理を順次行った。また、各熱処理の雰囲気は、窒素と酸素との混合雰囲気(酸素濃度3%)とした。その後、熱処理を行ったエピタキシャルシリコンウェーハに対し、上記の応力負荷試験を行った。
上記の条件で熱処理を行ったエピタキシャルシリコンウェーハについて、転位の伸展が無いことがわかった。

さらに、実験2,3における転位の伸展が無い条件で作成したエピタキシャルシリコンウェーハに対し、実験1と同様に、半導体デバイスの製造プロセスを模擬した熱処理と、応力負荷試験とを行った。その結果、いずれの条件で熱処理を行ったエピタキシャルシリコンウェーハについて、転位の伸展が無いことがわかった。
