ドライ洗浄ステージ11の後段には溶剤洗浄部12及びシャワー洗浄部13からなるウエット洗浄ステージ14が設けられている。従って、このウエット洗浄ステージ14において、マスク部材1のマスクフレーム3及びマスクフレーム3とマスク板2との境界部を含む全体から蒸着物質が除去されることになる。また、蒸着物質以外の汚れ等の付着物質も除去できることになる。ここで、溶剤洗浄部12においては、極性溶剤に分類されるプロトン性の水素を含まない双極性非プロトン性溶剤を用いると、蒸着物質と反応することになり、洗浄速度が向上することから、迅速な洗浄が可能になる。

溶剤洗浄部12では洗浄槽12aに超音波加振器34が設けられているが、この超音波加振器34はマスクフレーム3に向けて超音波を作用させるようになし、マスク板2のマスク領域4には超音波が及ばないようにすると、マスク部材1の損傷や変形を防止する等の観点から望ましい。また、シャワー洗浄部13においては、マスク部材1から溶剤を含めて、不純物等を除去してマスク部材1の全体が清浄化される。このように、シャワー洗浄を行うのは、洗浄液の流れの中にマスク部材1を置くためである。ディッピング方式では、洗浄液からマスク部材1を取り出す際に、汚損物が再付着するおそれがあるが、マスク部材1を流れの中に置くことで、汚損物の再付着が防止される。

ウエット洗浄ステージ14を構成する溶剤洗浄部12及びシャワー洗浄部13の洗浄槽12a,13aには有機溶剤及び純水からなる洗浄液が貯留されているが、このウエット洗浄に先立って、ドライ洗浄によりマスク板2の表面から蒸着物質が殆ど除去されているので、洗浄槽12a,13aの洗浄液の汚損される度合が小さくなり、洗浄液を循環使用する際における繰り返し回数を飛躍的に増加させることができるようになり、廃液処理の負担を著しく低減することができる。

前記マスク部材の蒸着物質との界面を間欠的かつスポット的に加熱し、この加熱スポットを移動させることによって、このマスク部材の表面から、その付着蒸着物質を除去するドライ洗浄ステージと、
洗浄液が貯留された洗浄液槽内でドライ洗浄後の前記マスク部材に対してウエット洗浄を行うウエット洗浄ステージと
