【従来の技術】
一般に、中空構造をもつ炭素物質であるフラーレンのうち、チューブ状フラーレンであるカーボンナノチューブは、六角形の炭素原子が螺旋状に連なって中空の細い筒を形成しており、直径1〜数10nm、長さ数μmの炭素繊維である。カーボンナノチューブには、その構造により単層カーボンナノチューブおよび多層カーボンナノチューブがある。また、カーボンナノチューブは特異な電気化学的特性、機械的特性、ガス吸蔵特性、および光学的特性により今後の幅広い応用が期待されている材料である。カーボンナノチューブの合成方法として、反応ガスの雰囲気中において炭素棒間に放電を行いプラズマを発生させることによって、陰極部にカーボンナノチューブが合成される合成方法が知られている。

【発明が解決しようとする課題】
ところで、上記高融点金属の放電電極は、電極に用いられる金属がカーバイド化してしまうことや、反応ガス中の水素によって脆化してしまうことにより、亀裂が生じやすくなり消耗が早いという問題があった。また、金属表面にカーボン膜が生成されてしまい、放電が阻害されてしまうという問題があった。また、放電電極の金属原子が、成膜される炭素膜中に混入して炭素膜に欠陥が生じてしまい、たとえば半導体などのデバイスとして使用できないという問題があった。また、このような問題を解決するためにグラファイトを電極として用いることが考えられるが、この場合、反応ガスによって電極がエッチングされてしまい消耗が激しく、実用化に向いていないという問題があった。

本発明は、このような背景の下になされたものであって、成膜に用いられても脆化や消耗が少ないと共に電子放出能力が低下せず、高品質に成膜を行うことのできる放電電極、およびその製造方法を提供することを目的としている。

【課題を解決するための手段】
上記課題を解決するために、この発明は以下の手段を提案している。
請求項1に係る発明は、陰極部および陽極部が備えられた電子放出空間と、該陰極部および陽極部に電圧を印加する電源部とを備えて構成される放電装置に用いられ、前記電子放出空間に電子を放出するための放電電極であって、電子放出部がカーボンナノチューブを有する炭素構造体で構成されていることを特徴とする。

【発明の実施の形態】
以下、図面を参照し、この発明の実施の形態について説明する。
図1は本発明の実施の形態の放電電極が用いられたダイヤモンド膜成膜装置であるプラズマ放電装置の概略構成図である。プラズマ放電装置1は、放電空間である反応室2の内部に設置された陽極部3と陰極部4との間に電圧を印加する電源部5を備えて構成されている。反応室2には、反応ガスを導入するための反応ガス導入部6と、内部のガスを排気するための排気部7とが設けられている。

つぎに、放電電極4bの製造方法について説明する。
放電電極4bの製造には、図1に示されたプラズマ放電装置1と同一の装置が用いられ、電子放出部4dが形成されておらず導電部4cから放電が起こる構成とされている。そして、プラズマ放電装置1の反応室2の内部を反応ガスの雰囲気とし、0.5〜500Torrの圧力とし、500V以上の印加電圧、かつ0.5〜50A、より好ましくは1〜10Aの放電電流で放電を行う。このような印加電圧および放電電流による放電は、異常グロー放電と呼ばれる放電領域で、高密度なプラズマが導電部4cの広い範囲で発生し、大量にカーボンナノチューブが合成される。反応ガスとしては、水素とメタンの混合ガスが用いられる。

上述したように製造された放電電極4bは、その状態でダイヤモンド膜成膜に用いられる。プラズマ放電装置1の陽極部3である試料ステージ上にシリコンなどの基板8を載置して、発生するプラズマが基板8の全面に広がるように、印加電圧を650v、放電電流を4Aの放電条件で放電が行われる。また、反応ガスとして水素とメタンの混合ガスを用い、ガスの供給量は水素を500sccm、メタンを10sccmとし、反応室2の内部の圧力は100Torrとする。このとき、放電電極4bの電子放出部4dから電子が放出され、より微細的には、電子放出部4dを構成する炭素構造体のカーボンナノチューブの先端から電子が放出される。
