Abstract
本发明涉及一种用于微型封装的金属丝,属于半导体技术领域。本发明所述金属丝的组成成分以质量分数计,包括银90‑99%,铜0.5‑5%,金0.5‑5%,镓、镍、铈、铂、铟均为20‑200PPM,经熔铸和拉丝后,制成截面直径≤50μm的金属丝;本发明以高纯银材为基础,添加合金元素,其可以大幅度降低成本,同线径的导电率高于传统键合金属丝;本发明所述金属丝适用于集成电路、大规模集成电路的微型化封装,也适用于分立器件、LED封装;本发明所述金属丝的生产工艺方便实用。

技术领域
本发明涉及一种用于微型封装的金属丝,属于半导体技术领域。
背景技术
半导体封装用金属丝是封装行业的基础材料之一,它决定着集成电路的发展水平,所需要的金属丝需要具备机械强度好,成球特性好,接合性好,易于作业和焊接的特性。
传统使用的金属丝是一种微合金化高纯金丝,常用碱土金属、稀有和稀土金属、过渡金属以总质量分数0.0001%-0.01%加入高纯Au制成,但是近几年来,黄金市值一路飙升,不到十年时间黄金原料价格增长了140%,给使用金属丝的厂家,增加了沉重的原材料成本,同时也大大增加了生产厂商的生产及流动成本。
在研发方面,随着先进半导体封装技术进入中国大陆,对大陆厂商也提出了更高的要求,金属丝电参数、强度参数、成球参数等要求越来越高,由于封装器件尺寸的不断减小,常规的金属丝已经达到了其能力极限,这就要求有直径更细、强度更高的金属丝来适应超细间距的封装器件,并且,要求金属丝有更短的热影响区来满足超低弧键合的要求。
贵金属包覆的金属复合材料可以使金属丝进一步微细化,这样既可缩短键合间距,又可以发展超大规模集成电路高密度封装,目前开发出的金包钯复合丝,金包铂复合丝,铂包金复合丝,金包银复合丝,金包铜复合丝,金包铝复合丝等等,现有中国专利文献CN102437136,公开了一种金银系键合合金丝,包括基材及镀在基材表面的镀层,其中基材为总纯度≥99.9%的银材,且银材中添加有合金元素Ca、Pd、Au,镀层为黄金,本发明以高纯银材为基础,添加合金元素,并在银材表面镀有黄金,这类的键合金属丝具有易成球、易键合以及良好的弧形可控性,可以提高写信键合时的键合强度,保证应用时的生产效率,但是,包覆型合金丝难加工或加工工艺复杂,难以形成产业化。
合金型金丝金属丝,金和银在液态和固态都能无限固溶,显著提高金属丝的强度,抗振动破断性能优良,当合成环状时,球颈不会发生断裂,芯片也不会因为球软而发生破裂,现有中国专利文献CN103194637A公开了一种键合合金银丝,银<90wt%,金3.0wt%-10.0wt%,钯3.0wt%-8.0wt%得到得合金导电能力强,具有一定的抗氧化性、良好的可塑性,较高的断裂负荷和较好的伸长率,但是,钯金属属于贵金属,其价格导致键合金丝依然具有较高的成本。
为了满足微电子工业对低成本、高性能新型金属丝的迫切需求,国内外许多公司和研究机构都在从事金丝替代产品的研究工作,其中,铜丝成为研究封装引线的热门材料,铜丝具有优良的力学性能和低成本,但是在实际应用中存在一些缺点,例如铜丝过硬导致第二焊点容易逃丝,铜丝具有高氧化特性,打开包装后容易氧化或者使用时采用氮氢混合气体加以保护,危险性增加。
综上所述,制备一种强度高,性能好,成本低的微细化金属丝具有显著的意义。
发明内容
因此,本发明要解决的技术问题在于克服现有技术中键合金丝成本高,性能不好的技术问题,提供一种用于微型封装的金属丝。
本发明公开了一种合金组合物,以所述合金组合物的总质量计,包括:银90-99wt%,铜0.5-5wt%,金0.5-5wt%,镓20-200PPM,镍20-200PPM,铈20-200PPM,铂20-200PPM,铟20-200PPM。
优选的,包括以下成分:银92-97wt%,铜1.5-4wt%,金1.5-4wt%,镓100-150PPM(合金细丝的抗拉强度),镍100-150PPM,铈100-150PPM,铂100-150PPM,铟100-150PPM。
优选的,包括以下成分:银95wt%,铜2.5wt%,金2.5wt%,镓120PPM,镍120PPM,铈120PPM,铂120PPM,铟120PPM。
优选的,所述银、铜和金的纯度均为99.99%。
本发明还公开了一种金属丝,所述金属丝截面直径≤50μm,由所述的合金组合物制备而成。
本发明还公开了一种所述金属丝的制备方法,包括以下步骤:
熔铸步骤:将银基材及其他合金元素组成的母材进行熔铸制成棒材;
拉丝步骤:将所述棒材进行拉丝加工,拉制到所需尺寸的微细丝材;
退火步骤:将所述微细丝材进行退火工艺处理即得所需金属丝。
优选的,所述退火工艺在氢氮混合气体保护下,退火温度设置450-550℃,退火速度为55-65米/分钟。
优选的,所述氢氮混合气体中氢气和氮气的体积比为1:19。
本发明所公开的金属丝即键合合金丝,由所述合金组合物制备而成或由所述金属丝制成或由所述金属丝制备方法制备而成。
本发明还公开了一种所述合金组合物制备而成的金属丝或由所述金属丝或由所述金属丝制备方法制备而成的金属丝集成电路微型封装领域的应用。
本发明技术方案,具有如下优点:
1.本发明所述合金组合物,包括质量分数为90-99%的银,质量分数为0.5-5%的铜,质量分数为0.5-5%的金,银的熔点为960.5℃,铜的熔点为1083℃,金的熔点为1063℃,所述合金组合物之间易于熔铸和固溶生产合金,增加生成的合金的硬度和塑性,并且在不损及合金性能的基础上降低半导体的生产成本,铜含量的增加,提高了键合金属丝的电学性能和热学性能,提高产品的使用寿命和可靠性;微量金属元素镍(Ni)的加入,与铜等金属联合作用,能有效控制银的氧化,提高半导体器件在恶劣环境条件下的使用性能;其中的微量金属元素镓(Ga)与铜相互作用,能提高制成的合金的抗拉强度;微量金属元素铂(Pt)和铟(In)的加入,能显著提高生成的合金的耐热性,提高作为合金丝在进行封装时的耐流动性;微量金属元素铈(Ce)的加入,能够细化生成的合金中的晶粒,增加键合球颈部强度。
2.本发明所述合金组合物制成的金属丝,相对于纯银线、纯金线或纯铜线,机械强度好,接合性好,易于作业和焊接的特性,成球性好,加入气体保护即可最大限度避免滑球现象产生;而且相对其他纯金线及纯银线,加入铜元素,提升拉力强度的前提下,成本分别节省90%及5%,本发明所述金属丝作为键合金丝在微型封装时或封装半导体时具有更好的抗拉强度,减少断线频率,可减少人工穿线步骤,提高键合产能,提升设备稼动率。
3.本发明所述金属丝的制备方法操作简单,实用性好,易于批量生产。

熔铸步骤:坩埚内投入纯度为99.99%的银990g,纯度为99.99%的金5g,纯度为99.99%的铜5g,镓20PPM,镍20PPM,铈20PPM,铂20PPM,铟20PPM,将上述各组分混合后在高于9.8×10-4Pa真空度下熔炼,并制成合金棒材,真空熔炼的温度为1100℃、,所述合金棒材直径8mm;
拉丝步骤:对所述合金棒材进行拉丝加工,形成预定线径的合金线材;经过粗拉、中拉、细拉、超细拉将棒材从粗到细拉制成直径为50μm的微细丝材;
退火步骤:在氢气和氮气的体积比为1:19的氢氮混合气体中对所述微细丝材进行退火处理,退火的温度为500℃,退火速度为60m/min即制得所述金属丝。

退火步骤:在氢气和氮气的体积比为1:19的氢氮混合气体中对所述微细丝材进行退火处理,退火的温度为450℃,退火速度为55m/min即制得所述金属丝。

退火步骤:在氢气和氮气的体积比为1:19的氢氮混合气体中对所述微细丝材进行退火处理,退火的温度为500℃,退火速度为60m/min即制得所述金属丝。

实验例1拉力测试
测试方法:按照GB/T 10573测试方法,取100mm成品线材安放于张力测试仪,标准拉伸速度10mm/min,当线材被拉断后,记录下破断强度(BL),单位为Cn(厘牛),重复10次,取平均值,具体如表1所示。

实验例2异常断线频率测试
测试方法:使用KS-CONNX高速自动键合设备对500m/轴的整轴金属丝进行标准键合测试,经过烧球-线弧-切线-再烧球为一个循环过的方法进行测试得到异常断线频率;速度为20-30K循环,H具体断线频率如表2所示。

Claims (9)
1.一种合金组合物,其特征在于,以所述合金组合物的总质量计,包括:银90-99wt%,铜0.5-5wt%,金0.5-5wt%,镓20-200PPM,镍20-200PPM,铈20-200PPM,铂20-200PPM,铟20-200PPM。
2.根据权利要求1所述的合金组合物,其特征在于,包括以下成分:银92-97wt%,铜1.5-4wt%,金1.5-4wt%,镓100-150PPM,镍100-150PPM,铈100-150PPM,铂100-150PPM,铟100-150PPM。
3.根据权利要求1所述的合金组合物,其特征在于,包括以下成分:银95wt%,铜2.5wt%,金2.5wt%,镓120PPM,镍120PPM,铈120PPM,铂120PPM,铟120PPM。
4.根据权利要求1所述的合金组合物,其特征在于,所述银、铜和金的纯度均为99.99%。
5.一种金属丝,其特征在于,所述金属丝截面直径≤50μm,由权利要求1-4任一项所述的合金组合物制备而成。
6.一种权利要求5所述金属丝的制备方法,其特征在于,包括以下步骤:
熔铸步骤:将银基材及其他合金元素组成的母材进行熔铸制成棒材;
拉丝步骤:将所述棒材进行拉丝加工,拉制到所需尺寸的微细丝材;
退火步骤:将所述微细丝材进行退火工艺处理即得所需金属丝。
7.根据权利要求6所述的金属丝的制备方法,其特征在于,所述退火工艺在氢氮混合气体保护下,退火温度设置450-550℃,退火速度为55-65米/分钟。
8.根据权利要求7所述的金属丝的制备方法,其特征在于,所述氢氮混合气体中氢气和氮气的体积比为1:19。
9.一种权利要求1-4任一项所述合金组合物制备而成的金属丝或由权利要求5所述金属丝或由权利要求6-8任一项所述金属丝制备方法制备而成的金属丝在集成电路微型封装领域的应用。
