Abstract
Description
本発明は、プラズマを用いることなく、銅を含有するエッチング対象物をエッチングすることができるドライエッチング方法、半導体素子の製造方法、及びクリーニング方法を提供することを課題とする。
[1] 臭素又はヨウ素とフッ素との化合物であるハロゲンフッ化物を含有するエッチングガスを、前記エッチングガスによるエッチングの対象であるエッチング対象物を有する被エッチング部材に接触させ、プラズマを用いずに前記エッチング対象物をエッチングするドライエッチング工程を備え、
前記エッチング対象物が銅を含有し、
前記ドライエッチング工程を140℃以上300℃以下の温度条件で行うドライエッチング方法。
[3] 前記不活性ガスが、窒素ガス、ヘリウム、アルゴン、ネオン、クリプトン、及びキセノンから選ばれる少なくとも一種である[2]に記載のドライエッチング方法。

すなわち、本実施形態に係る半導体素子の製造方法は、本実施形態に係るドライエッチング方法を用いて半導体素子を製造する半導体素子の製造方法であって、被エッチング部材が、エッチング対象物を有する半導体基板であり、半導体基板からエッチング対象物の少なくとも一部を上記本実施形態に係るドライエッチング方法により除去する処理工程を備える。
〔ハロゲンフッ化物〕
ハロゲンフッ化物の種類は、臭素又はヨウ素とフッ素との化合物であれば特に限定されるものではないが、一フッ化臭素(BrF)、三フッ化臭素(BrF3)、五フッ化臭素(BrF5)、一フッ化ヨウ素(IF)、三フッ化ヨウ素(IF3)、五フッ化ヨウ素(IF5)、及び七フッ化ヨウ素(IF7)から選ばれる少なくとも一種が好ましい。これらのハロゲンフッ化物の中でも、安定性及び気化の容易さの観点から、三フッ化臭素、五フッ化臭素、五フッ化ヨウ素、及び七フッ化ヨウ素から選ばれる少なくとも一種がより好ましく、五フッ化臭素及び七フッ化ヨウ素から選ばれる少なくとも一種がさらに好ましい。
エッチングガスは、ハロゲンフッ化物を含有するガスである。エッチングガスは、ハロゲンフッ化物のガスのみからなるガスであってもよいし、ハロゲンフッ化物と他種のガスを含有する混合ガスであってもよい。エッチングガスがハロゲンフッ化物と他種のガスを含有する混合ガスである場合には、エッチングガス中に含有されるハロゲンフッ化物の含有量は、十分なエッチング速度でエッチング対象物をエッチングするためには、1体積%以上であることが好ましく、5体積%以上であることがより好ましく、10体積%以上であることがさらに好ましい。また、エッチングガス中に含有されるハロゲンフッ化物の含有量は、エッチングの安定性や排ガス処理の容易性の観点から、90体積%以下であることが好ましく、60体積%以下であることがより好ましく、40体積%以下であることがさらに好ましい。
本実施形態に係るドライエッチング方法におけるドライエッチング工程の圧力条件は、ハロゲンフッ化物がエッチング時の温度及び圧力において気体状で存在することができるならば特に限定されるものではないが、50Pa以上80kPa以下とすることが好ましく、200Pa以上70kPa以下とすることがより好ましく、500Pa以上60kPa以下とすることがさらに好ましい。
本実施形態に係るドライエッチング方法におけるドライエッチング工程の温度条件は、140℃以上300℃以下とする必要がある。ここで、温度条件の温度とは、被エッチング部材の温度であるが、エッチング装置のチャンバー内に設置された、被エッチング部材を支持するステージの温度を使用することもできる。
本実施形態に係るドライエッチング方法によりエッチングする被エッチング部材は、エッチングガスによるエッチングの対象であるエッチング対象物を有するが、エッチングガスによるエッチングの対象ではない非エッチング対象物は有していてもよいし有していなくてもよい。
また、被エッチング部材の形状は特に限定されるものではなく、例えば、板状、箔状、膜状、粉末状、塊状であってもよい。被エッチング部材の例としては、前述した半導体基板が挙げられる。
エッチングガスによりエッチングされるエッチング対象物は、銅を含有するが、酸素原子、窒素原子、及びハロゲン原子のうち少なくとも一種の原子と銅とを含有する銅化合物(例えば、銅の酸化物、銅の窒化物、銅の酸窒化物、ハロゲン化銅)、並びに、銅の単体の少なくとも一方を含有していてもよい。詳述すると、エッチング対象物は、例えば、銅の単体からなるものであってもよいし、前記銅化合物からなるものであってもよいし、銅の単体を含有する混合物からなるものであってもよいし、前記銅化合物を含有する混合物からなるものであってもよい。
被エッチング部材は、前述したように、エッチングガスによるエッチングの対象ではない非エッチング対象物を有していてもよい。非エッチング対象物は、本実施形態に係るエッチング方法ではほとんどエッチングされないので、エッチングガスによるエッチング対象物のエッチングを非エッチング対象物よって抑制することができる。
非エッチング対象物は、ハロゲンフッ化物と実質的に反応しない材料、又は、ハロゲンフッ化物との反応が極めて遅い材料であり、例えば、酸化ケイ素、フォトレジスト、及びアモルファスカーボンから選ばれる少なくとも一種である。
エッチングを行う際の被エッチング部材12の温度は、140℃以上300℃以下とする。この温度範囲内であれば、被エッチング部材12が有するエッチング対象物のエッチングが円滑に進行するとともに、エッチング装置に対する負荷が小さく、エッチング装置の寿命が長くなりやすい。
例えば、ハロゲンフッ化物ガス供給用配管5と被エッチング部材12との位置関係は、エッチングガスを被エッチング部材12に接触させることができるならば、特に限定されない。また、チャンバー10の温度調節機構の構成についても、被エッチング部材12の温度を任意の温度に調節できればよいので、ステージ11上に温度調節機構を直接備える構成でもよいし、外付けの温度調節器でチャンバー10の外側からチャンバー10に加温又は冷却を行ってもよい。
図1のエッチング装置と略同様の構成を有するエッチング装置を用いて、被エッチング部材のエッチング(プラズマレスエッチング)を行った。実施例1において用いた試験片(被エッチング部材)について、図2を参照しながら説明する。

条件を表1に示す通りとした点以外は、実施例1と同様にして試験片のエッチングを行い、銅のエッチング速度を算出した。結果を表1に示す。
(実施例11)
一辺2インチの正方形状のシリコン基板上に、膜厚2000nmの酸化ケイ素膜を成膜したもの(ケイ・エス・ティワールド株式会社製)を用意し、その酸化ケイ素膜上に、寸法1インチ×2インチの長方形状の二酸化ケイ素基板を、グリース(ダイキン工業株式会社製のデムナムグリースL-200)を用いて接着し、酸化ケイ素膜の略半分を覆うようにして試験片とした。さらに、実施例1と同様の銅膜を有する試験片を準備した。そして、これら2種の試験片をエッチング装置のチャンバーの内部のステージ上に載置し、実施例1と同様の条件で、2種の試験片のエッチングを同時に行い、銅及び酸化ケイ素のエッチング速度を算出した。結果を表1に示す。
実施例11における膜厚2000nmの酸化ケイ素膜を、膜厚300nmのフォトレジスト硬化物膜に置き換えた点以外は、実施例11と同様にして試験片のエッチングを行い、銅及びフォトレジスト硬化物のエッチング速度を算出した。結果を表1に示す。なお、銅膜23上に成膜したフォトレジスト硬化物膜は、東京応化工業株式会社製のフォトレジストTSCR(登録商標)を銅膜23上に塗布し、露光し硬化させて形成したものである。
実施例11における膜厚2000nmの酸化ケイ素膜を、膜厚500nmのアモルファスカーボン膜に置き換えた点以外は、実施例11と同様にして試験片のエッチングを行い、銅及びアモルファスカーボンのエッチング速度を算出した。結果を表1に示す。
チタン膜22上に銅膜23代えて膜厚50nmの酸化銅膜を成膜する点以外は、実施例1と同様にして試験片のエッチングを行い、酸化銅のエッチング速度を算出した。結果を表1に示す。なお、実施例14における酸化銅は、酸化銅(I)(Cu2O)である。
(実施例15)
チタン膜22上に銅膜23代えて膜厚50nmの酸化銅膜を成膜する点以外は、実施例1と同様にして試験片のエッチングを行い、酸化銅のエッチング速度を算出した。結果を表1に示す。なお、実施例15における酸化銅は、酸化銅(II)(CuO)である。
チタン膜22上に銅膜23代えて膜厚100nmの窒化銅(Cu3N)膜を成膜する点以外は、実施例1と同様にして試験片のエッチングを行い、窒化銅のエッチング速度を算出した。結果を表1に示す。
流量50mL/minの五フッ化臭素ガスと流量445mL/minのアルゴンと流量5mL/minの酸素ガスとを混合した混合ガスをエッチングガスとした点以外は、実施例1と同様にして試験片のエッチングを行い、銅のエッチング速度を算出した。結果を表1に示す。
ステージの温度を130℃とした点以外は、実施例1と同様にして試験片のエッチングを行い、銅のエッチング速度を算出した。結果を表1に示す。
(比較例2)
五フッ化臭素ガスの代わりにフッ素ガス(F2ガス)を用い、流量50mL/minのフッ素ガスと流量450mL/minのアルゴンとを混合した混合ガスをエッチングガスとした点以外は、実施例1と同様にして試験片のエッチングを行い、銅のエッチング速度を算出した。結果を表1に示す。
エッチングガスのプラズマをチャンバー内で発生させ、エッチングガスのプラズマによりチャンバー内でエッチングを行う通常のプラズマエッチングを行う点と、エッチングの条件を下記のとおりにする点以外は、実施例1と同様にして試験片のエッチングを行った。
ハロゲンフッ化物を七フッ化ヨウ素とし、流量5mL/minの七フッ化ヨウ素ガスと流量45mL/minのアルゴンとを混合した混合ガスをエッチングガスとした点以外は、比較例4と同様にして試験片のエッチングを行い、4種の膜のエッチング速度を算出した。結果を表1に示す。
フッ化銅(II)の粉末(関東化学株式会社製、平均粒径0.3μm、純度99.5%)をエッチング対象物とした点以外は、実施例1と同様にしてエッチングを行った。エッチングガスの流通が終了したら、チャンバーの内部をアルゴンで置換してエッチング対象物を取り出し、エッチング対象物の質量を測定した。
なお、フッ化銅(II)の粉末などの粉末の平均粒径は、体積基準の平均粒径であり、株式会社堀場製作所製のレーザ回折/散乱式粒子径分布測定装置Partica LA-960を用いて測定したものである。
ハロゲンフッ化物を七フッ化ヨウ素とし、流量50mL/minの七フッ化ヨウ素ガスと流量450mL/minのアルゴンとを混合した混合ガスをエッチングガスとした点以外は、実施例21と同様にしてエッチングを行い、エッチング対象物の質量減少率を算出した。結果を表2に示す。
五フッ化臭素ガスの代わりにフッ素ガスを用い、流量50mL/minのフッ素ガスと流量450mL/minのアルゴンとを混合した混合ガスをエッチングガスとした点以外は、実施例21と同様にしてエッチングを行い、エッチング対象物の質量減少率を算出した。結果を表2に示す。
フッ化銅(II)の粉末に代えて臭化銅(I)の粉末(ナカライテスク株式会社製、平均粒径0.5μm、純度97.5%)をエッチング対象として用いた点以外は、実施例21と同様にしてエッチングを行い、エッチング対象物の質量減少率を算出した。結果を表2に示す。
(実施例24)
ハロゲンフッ化物を七フッ化ヨウ素とし、流量50mL/minの七フッ化ヨウ素ガスと流量450mL/minのアルゴンとを混合した混合ガスをエッチングガスとした点以外は、実施例23と同様にしてエッチングを行い、エッチング対象物の質量減少率を算出した。結果を表2に示す。
五フッ化臭素ガスの代わりにフッ素ガスを用い、流量50mL/minのフッ素ガスと流量450mL/minのアルゴンとを混合した混合ガスをエッチングガスとした点以外は、実施例23と同様にしてエッチングを行い、エッチング対象物の質量減少率を算出した。結果を表2に示す。
フッ化銅(II)の粉末に代えてヨウ化銅(I)の粉末(ナカライテスク株式会社製、平均粒径0.7μm、純度99.5%)をエッチング対象として用いた点以外は、実施例21と同様にしてエッチングを行い、エッチング対象物の質量減少率を算出した。結果を表2に示す。
(実施例26)
ハロゲンフッ化物を七フッ化ヨウ素とし、流量50mL/minの七フッ化ヨウ素ガスと流量450mL/minのアルゴンとを混合した混合ガスをエッチングガスとした点以外は、実施例25と同様にしてエッチングを行い、エッチング対象物の質量減少率を算出した。結果を表2に示す。
五フッ化臭素ガスの代わりにフッ素ガスを用い、流量50mL/minのフッ素ガスと流量450mL/minのアルゴンとを混合した混合ガスをエッチングガスとした点以外は、実施例25と同様にしてエッチングを行い、エッチング対象物の質量減少率を算出した。結果を表2に示す。
実施例2、4、5の結果から、エッチングガス中のハロゲンフッ化物の割合が多いほど銅のエッチング速度が高いことが分かる。
実施例2、6、7の結果から、チャンバーの内部の圧力が高いほど銅のエッチング速度が高いことが分かる。この理由は、チャンバーの内部のハロゲンフッ化物ガスの分圧が高まることにより、銅の表面とハロゲンフッ化物との接触頻度が増加し、銅がエッチング生成物(銅がエッチングされた結果生成する反応生成物)へ変換される速度が向上したためだと考えられる。
実施例10の結果から、七フッ化ヨウ素をエッチングガスとして用いた場合でも、銅のエッチングが問題なく進行することが分かる。
実施例11、12、13の結果から、銅と非エッチング対象物が同一チャンバー内に存在する条件では、銅のエッチングが選択的に進行することが分かる。この結果から、本発明に係るドライエッチング方法を用いることにより、非エッチング対象物に比べ銅を選択的にエッチングできることが分かる。
実施例17の結果から、エッチングガス中に酸素ガスが含有されていると、銅のエッチング速度が若干低下することが分かる。
比較例2の結果から、エッチングガスにフッ素ガスを用いた場合には、銅のエッチングが進行しにくいことが分かる。
比較例3、4の結果から、プラズマエッチングでは、銅のエッチングは進行するものの、同時に非エッチング対象物のエッチングも進行することが分かる。
一方、比較例11、12、13の結果から、エッチングガスにフッ素ガスを用いた場合には、ハロゲン化銅のエッチングは進行しにくいことが分かる。

Claims (15)
- 臭素又はヨウ素とフッ素との化合物であるハロゲンフッ化物を含有するエッチングガスを、前記エッチングガスによるエッチングの対象であるエッチング対象物を有する被エッチング部材に接触させ、プラズマを用いずに前記エッチング対象物をエッチングするドライエッチング工程を備え、
前記エッチング対象物が銅を含有し、
前記ドライエッチング工程を140℃以上300℃以下の温度条件で行うドライエッチング方法。 - 前記エッチングガスが、前記ハロゲンフッ化物のガスのみからなるガス、又は、前記ハロゲンフッ化物と不活性ガスを含有する混合ガスである請求項1に記載のドライエッチング方法。
- 前記不活性ガスが、窒素ガス、ヘリウム、アルゴン、ネオン、クリプトン、及びキセノンから選ばれる少なくとも一種である請求項2に記載のドライエッチング方法。
- 前記エッチングガス中に含有される前記ハロゲンフッ化物の含有量が1体積%以上90体積%以下である請求項1~3のいずれか一項に記載のドライエッチング方法。
- 前記ハロゲンフッ化物が、五フッ化臭素及び七フッ化ヨウ素の少なくとも一方である請求項1~4のいずれか一項に記載のドライエッチング方法。
- 前記エッチングガス中に含有される酸素ガスの含有量が1体積%以下である請求項1~5のいずれか一項に記載のドライエッチング方法。
- 前記ドライエッチング工程を50Pa以上80kPa以下の圧力条件で行う請求項1~6のいずれか一項に記載のドライエッチング方法。
- 前記エッチング対象物は、酸素原子、窒素原子、及びハロゲン原子のうち少なくとも一種の原子と銅とを含有する銅化合物、並びに、銅の単体の少なくとも一方を含有する請求項1~7のいずれか一項に記載のドライエッチング方法。
- 前記ドライエッチング工程を210℃以上280℃以下の温度条件で行う請求項1~8のいずれか一項に記載のドライエッチング方法。
- 前記被エッチング部材は、前記エッチングガスによるエッチングの対象ではない非エッチング対象物と、前記エッチング対象物とを有し、
前記非エッチング対象物に比べ前記エッチング対象物を選択的にエッチングする請求項1~9のいずれか一項に記載のドライエッチング方法。 - 前記非エッチング対象物は、酸化ケイ素、フォトレジスト、及びアモルファスカーボンから選ばれる少なくとも一種である請求項10に記載のドライエッチング方法。
- 前記非エッチング対象物のエッチング速度に対する前記エッチング対象物のエッチング速度の比であるエッチング選択比が5以上である請求項10又は請求項11に記載のドライエッチング方法。
- 請求項1~12のいずれか一項に記載のドライエッチング方法を用いて半導体素子を製造する半導体素子の製造方法であって、
前記被エッチング部材が、前記エッチング対象物を有する半導体基板であり、
前記半導体基板から前記エッチング対象物の少なくとも一部を前記ドライエッチング方法により除去する処理工程を備える半導体素子の製造方法。 - 前記処理工程によって前記半導体基板上に銅配線を形成する請求項13に記載の半導体素子の製造方法。
- 請求項1~12のいずれか一項に記載のドライエッチング方法を用いて、半導体素子の製造装置のチャンバーの内面をクリーニングするクリーニング方法であって、
前記被エッチング部材が前記チャンバーであり、前記チャンバーは、その内面に、前記半導体素子の製造装置の稼働に伴って付着した付着物を有しており、前記付着物が前記エッチング対象物であり、
前記チャンバーの内面から前記付着物を前記ドライエッチング方法により除去するクリーニング工程を備えるクリーニング方法。
