Abstract
Description
XPSでは元素組成分析だけでなく官能基の同定と定量が可能であるが、上記と同様に、パーセントオーダー未満の微量成分や化学シフトを変化させるような特徴的な化学結合状態を含有していない場合には明確な同定・定量が困難であった。このような問題を解決するために、官能基を化学修飾する誘導体化XPS法が報告されている(非特許文献1、2)。この方法によれば、光イオン化断面積の大きいフッ素や塩素等のヘテロ原子を含む試薬を特定の官能基と選択的に反応させ、このヘテロ原子を検出することにより微量成分等の同定・定量を行うことができるとされている。しかしながら、特定の官能基と特異的に反応する標識試薬や反応条件に限りがあるため、誘導体化XPS法により薄膜構造体の深さ方向の分布状態や層構造が分析できる官能基は一部に限られており、必ずしも万能な手法ではなく、また、同一又は類似の官能基を有する化合物同士のブレンド材料では分析が困難であった。
SIMSは、主に一次イオンの照射量の違いにより、Dynamic-SIMS(D-SIMS)とStatic-SIMS(S-SIMS)に分類される。
しかしながら、D-SIMSによる深さ方向分析ではスパッタリングによって分子構造が破壊されるため、元の構造を保ったまま測定するのは困難であった。また、特徴的な分子構造を有していないため他の成分との識別ができない場合もあった。そのため、有機物の分析には適さなかった。
しかし、TOF-SIMSでは、一次イオンの照射量がD-SIMSに比べて小さく、スパッタ速度が非常に遅いため、原理的に深さ方向の解析が困難であった。
しかし、この場合、D-SIMSと同様にスパッタリングによって分子構造が破壊されるため、元の構造を保ったまま測定するのは困難であるという問題があった。
更に、TOF-SIMSによる深さ方向分析では、スパッタイオンによるエッチング開始直後に二次イオン収率の安定しない遷移領域が存在する。そのため、材料の表面近傍における目的物質の分布状態を評価するのは非常に困難であった。また、帯電しやすい試料であるほど、この遷移領域の幅が広くなり、このことが有機膜の表面近傍での深さ方向分析を困難にしていた。
1.高分子薄膜構造体の深さ方向の分析方法であって、
上記高分子薄膜構造体の厚さが10~500nmであり、上記高分子薄膜構造体中には2種以上の高分子化合物が含まれ、そのうち少なくとも1種を安定同位体で標識し、
安定同位体を用いて標識した高分子化合物を含む構造体をその深さ方向に沿ってスパッタイオンによってスパッタリングする工程と、飛行時間型二次イオン質量分析法によって該安定同位体を含む二次イオンの質量スペクトルを取得する工程とを繰り返すことで、該安定同位体を含むフラグメントのデプスプロファイルを得ることを特徴とする高分子薄膜構造体の深さ方向の分析方法、
2.上記高分子薄膜構造体の厚さが10~200nmである1の高分子薄膜構造体の深さ方向の分析方法、
3.上記2種以上の高分子化合物に含まれる連結基が、互いに同一である1又は2の高分子薄膜構造体の深さ方向の分析方法、
4.上記高分子薄膜構造体が2種以上の高分子化合物を含む高分子ブレンド薄膜を備える1~3のいずれかの高分子薄膜構造体の深さ方向の分析方法、
5.上記高分子薄膜構造体が2層以上の多層構造である1~4のいずれかの高分子薄膜構造体の深さ方向の分析方法、
6.上記安定同位体が、重水素、炭素13、窒素15、酸素17、酸素18、ケイ素29、ケイ素30、硫黄33及び硫黄36から選ばれる1~5のいずれかの高分子薄膜構造体の深さ方向の分析方法、
7.有機膜の表面に導電性カーボンコーティング層を形成し、
カーボンコーティングされた上記有機膜をその深さ方向に沿ってスパッタイオンによってスパッタリングする工程と、飛行時間型二次イオン質量分析法によって上記有機膜中の分析対象物質の二次イオン質量スペクトルを取得する工程とを繰り返すことで、上記分析対象物質のデプスプロファイルを得ることを特徴とする有機膜の深さ方向の分析方法、
8.上記導電性カーボンコーティング層が、物理気相成長法又は化学気相成長法によって形成される7の分析方法、
9.上記導電性カーボンコーティング層が、真空蒸着法によって形成される8の分析方法、
10.蒸着の際の真空度が、0.5~10Paである9の分析方法、
11.上記導電性カーボンコーティング層の厚さが5~50nmである7~10のいずれかの分析方法
を提供する。
本発明の高分子薄膜構造体の分析方法は、従来の分析方法のように、分析対象物質が他の成分と異なる化学結合状態や元素を有しており、かつ、こうした識別因子となる元素をパーセントオーダーで含有している高分子薄膜構造体であること、又はミクロトームやSAICASによる精密斜め切削が可能な厚さ及び物理特性を有している高分子薄膜構造体であることに限定されず、種々の高分子薄膜構造体に対して適用可能であるため、液晶配向膜等の高分子薄膜構造体に関するより高度な情報を提供し得る。
本発明の分析方法によれば、特定の化学結合、構造又は元素を有する高分子化合物に限定されず、様々な高分子化合物を分析対象とすることができる。
安定同位体の使用量は、検出器の感度、質量分解能、使用する安定同位体の天然存在比等を考慮して決定すればよい。
蒸着時間は、目的の厚さを得るために適宜設定すればよい。
標識に用いる安定同位体は、特に限定されないが、例えば、重水素(2H(D))、炭素13(13C)、窒素15(15N)、酸素17(17O)、酸素18(18O)、ケイ素29(29Si)、ケイ素30(30Si)、硫黄33(33S)、硫黄36(36S)等が挙げられる。上記分析対象物質は、1種又は2種以上の安定同位体を使用して標識することができる。
安定同位体の使用量は、検出器の感度、質量分解能、使用する安定同位体の天然存在比等を考慮して決定すればよい。
分析対象物質を安定同位体で標識する方法は、従来公知の方法でよい。
20mL四口フラスコにジアミン成分として、15Nで標識されたp-フェニレンジアミン(p-PDA-15N、Aldrich製)0.243g(2.25mmol)、4-オクタデシルオキシ-1,3-ジアミノベンゼン(APC18)0.094g(0.25mmol)、N-メチル-2-ピロリドン(NMP)3.70g、γ-ブチロラクトン(GBL)3.70gを加え、約10℃に冷却し、1,2,3,4-シクロブタンテトラカルボン酸二無水物(CBDA)0.485g(2.50mmol)を加え、室温に戻し窒素雰囲気下24時間反応させ、ポリアミック酸(ポリマーA)の濃度10質量%の溶液を得た。ポリマーA中の各構成単位の組成比は、CBDA:p-PDA-15N:APC18=1.0:0.9:0.1であった。
上記ポリマーA溶液8.22gを50mL三角フラスコに移し、GBL2.74g及びブチルセロソルブ(BC)2.74gを加えて希釈し、ポリマーAが6質量%、GBLが47質量%、NMPが27質量%、BCが20質量%の薄膜形成用組成物Aを調製した。
p-PDA-15Nの代わりに15Nで標識されていないp-PDAを用いた以外は調製例1と同じ方法でポリマーA’を合成し、薄膜形成用組成物A’を調製した。ポリマーA’中の各構成単位の組成比は、CBDA:p-PDA:APC18=1.0:0.9:0.1であった。
30mL四口フラスコにジアミン成分として、4,4’-ジアミノジフェニルアミン(DADPA)0.996g(5.00mol)、NMP8.23g、GBL8.23gを加え、約10℃に冷却し、CBDA0.902g(4.60mmol)を加え、室温に戻し窒素雰囲気下24時間反応させ、ポリアミック酸(ポリマーB)の濃度10質量%の溶液を得た。ポリマーB中の各構成単位の組成比は、CBDA:DADPA=1.0:1.0であった。
上記ポリマーB溶液15gを50mL三角フラスコに移し、GBL5.00g及びBC5.00gを加えて希釈し、ポリマーBが6質量%、GBLが47質量%、NMPが27質量%、BCが20質量%の薄膜形成用組成物Bを調製した。
図1に、作製した2層分離構造モデル試料の断面図を示す。まず、ITO基板3上に上記薄膜形成用組成物Bをスピンコート法によって塗布し、下記成膜条件にしたがってポリマーB層2を形成した。成膜後、ポリマーB層2上に上記薄膜形成用組成物Aをスピンコート法によって塗布し、下記成膜条件にしたがってポリマーA層1を形成し、実施例1用の2層分離構造のモデル試料を作製した。
また、上記薄膜形成用組成物A’を用いてポリマーA’層1を形成した以外は上記方法と同じ方法で比較例1用の2層分離構造モデル試料を作製した。
二層目(ポリマーA(A’)層)焼成250℃、10min、膜厚120nm(膜厚合計240nm)
調製例4で作製した2層分離構造モデル試料に対し、ION TOF社製TOF-SIMS5を用いて深さ方向にスパッタイオンによるスパッタリングを行い、その後、一次イオンを照射して試料から放出される安定同位体を含む二次イオンのTOF-SIMSスペクトルを負イオンモードで取得した。一次イオンとしてビスマス三量体クラスターの2価の正イオンを用い、スパッタイオンとしてセシウムの正イオンを用いた。また、スパッタリング面積は300μm×300μmとし、スパッタ分析面積は100μm×100μmとした。スパッタリングとTOF-SIMS測定を繰り返すことで、試料表面から深さ方向への安定同位体によるフラグメントイオンの分布を評価した。

図2に示されるように、安定同位体を導入したポリマーAを用いた2層分離構造のモデル試料の場合、ポリマーA層とポリマーB層の境界が可視化され、2層分離構造を分析できた。
一方、図3に示されるように、安定同位体を導入していないポリマーA’を用いた2層分離構造のモデル試料の場合、ポリマーA’層とポリマーB層の境界を把握できなかった。
20mL四口フラスコにジアミン成分として、p-PDA-15N(Aldrich製)0.243g(2.25mmol)、APC18を0.094g(0.25mmol)、NMP4.35gを加え、約10℃に冷却し、3,4-ジカルボキシ-1,2,3,4-テトラヒドロ-1-ナフタレンコハク酸二無水物(TDA)0.750g(2.50mmol)を加え、窒素雰囲気下、40℃で16時間反応させ、ポリアミック酸(PAA-1)の濃度20質量%の溶液を得た。
上記PAA-1溶液5.44gに、NMP12.69gを加えて希釈し、無水酢酸0.57g及びピリジン0.24gを加え、50℃で3時間反応させた。この反応溶液を室温程度まで冷却後、約10℃に冷やしたメタノール70mL中に攪拌しながらゆっくり注ぎ、固体を析出させた。沈殿した固体を回収し、更に70mLのメタノールで2回分散洗浄し、100℃で減圧乾燥することで、ポリイミド(ポリマーC)の白色粉末を得た。ポリマーC中の各構成単位の組成比は、TDA:p-PDA-15N:APC18=1.0:0.9:0.1であった。
1gの上記ポリマーCをGBL12.00gとBC2.22gとの混合溶媒に溶解し、薄膜形成用組成物Cを調製した。
図1(実施例1と同じ形態)に、作製した2層分離構造モデル試料の断面図を示す。まず、ITO基板3上に上記薄膜形成用組成物Bをスピンコート法によって塗布し、下記成膜条件にしたがってポリマーB層2を形成した。成膜後、ポリマーB層上に上記薄膜形成用組成物Cをスピンコート法によって塗布し、下記成膜条件にしたがってポリマーC層1を形成し、実施例2用の2層分離構造のモデル試料を作製した。
二層目(ポリマーC層)焼成250℃、10min、膜厚60nm
(膜厚合計120nm)
調製例6で作製した2層分離構造モデル試料に対し、実施例1と同様に試料表面から深さ方向への安定同位体によるフラグメントイオンの分布を評価した。ただし、スパッタリング面積は200μm×200μmとし、スパッタ分析面積は60μm×60μmとした。TOF-SIMSの測定条件は以下のとおりである。
一次イオンスキャン範囲(測定領域):60μm×60μm
一次イオンのパルス周波数:10kHz(100μs/shot)
一次イオンのビーム径:約5μm
二次イオン検出モード:negative
スキャン数:1scan/cycle
(帯電補正としてフラットガン及び酸素ガス(真空度:1.0×10-6mbar)を使用)
<スパッタリング条件>
スパッタイオン:Cs+(20nA、500eV)
スパッタリング領域:200μm×200μm
図4に示したように、安定同位体を導入したポリマーCを用いた2層分離構造のモデル試料の場合でもポリマーC層とポリマーB層の境界が可視化され、2層分離構造を分析できた。
これより、本発明の方法は、膜厚120nm程度の極薄膜構造体の層分離構造を分析するのにも適していることが証明された。
式(1)で示されるオリゴアニリン化合物と式(2)で示される電荷受容性ドーパントとを1:1のモル比で、1,3-ジメチル-2-イミダゾリジノン(DMI)とシクロヘキサノールとの混合溶媒(組成比=2:4(質量比))に、固形分濃度3質量%になるように溶解し、更にその固形分に対して10質量%のトリフルオロプロピルトリメトキシシラン及びフェニルトリメトキシシラン(ともに信越シリコーン(株)製)(質量比1:2)を添加して有機膜形成用材料を調製した。
図1に示すように、調製例3で調製した有機膜形成用材料をITO基板3上にスピンコート法によって塗布し、220℃で15分間加熱処理して有機膜2を形成した。上記有機膜2の厚さは50nmとした。
更に、メイワフォーシス(株)製の親水化処理機能付カーボンコーター(CADE-E)を用いて、真空度0.5~1Pa、プリヒート時間5秒、蒸着時間1.8秒の条件で、真空蒸着法によって有機膜2の表面にカーボンコーティング層1(厚さ約35nm)を形成し、実施例用の試料とした。なお、カーボン源として黒鉛繊維(メイワフォーシス(株)製、高純度分析用カーボンファイバー(商品名))を用いた。また、カーボンコーティングを施さない試料を比較例用とした。
ION TOF社製TOF-SIMS5を用いて、実施例用と比較例用のモデル試料に対し、それぞれ深さ方向にスパッタリングイオンによるスパッタリングを行い、その後、一次イオンを照射して試料から放出される分析対象物質(シラン添加剤)由来の二次イオンのTOF-SIMSスペクトルを、負イオンモードで取得した。一次イオンとしてビスマス三量体クラスターの2価の正イオンを用い、スパッタイオンとしてセシウムの正イオンを用いた。また、スパッタリング面積は200μm×200μmとし、スパッタ分析面積は50μm×50μmとした。スパッタリングとTOF-SIMS測定を繰り返すことで、シラン添加剤由来のフラグメントイオンの試料表面から深さ方向の分布を評価した。実施例及び比較例におけるTOF-SIMSの測定条件を以下に示す。

Claims (11)
- 高分子薄膜構造体の深さ方向の分析方法であって、
上記高分子薄膜構造体の厚さが10~500nmであり、上記高分子薄膜構造体中には2種以上の高分子化合物が含まれ、そのうち少なくとも1種を安定同位体で標識し、
安定同位体を用いて標識した高分子化合物を含む構造体をその深さ方向に沿ってスパッタイオンによってスパッタリングする工程と、飛行時間型二次イオン質量分析法によって該安定同位体を含む二次イオンの質量スペクトルを取得する工程とを繰り返すことで、該安定同位体を含むフラグメントのデプスプロファイルを得ることを特徴とする高分子薄膜構造体の深さ方向の分析方法。 - 上記高分子薄膜構造体の厚さが10~200nmである請求項1記載の高分子薄膜構造体の深さ方向の分析方法。
- 上記2種以上の高分子化合物に含まれる連結基が、互いに同一である請求項1又は2記載の高分子薄膜構造体の深さ方向の分析方法。
- 上記高分子薄膜構造体が2種以上の高分子化合物を含む高分子ブレンド薄膜を備える請求項1~3のいずれか1項記載の高分子薄膜構造体の深さ方向の分析方法。
- 上記高分子薄膜構造体が2層以上の多層構造である請求項1~4のいずれか1項記載の高分子薄膜構造体の深さ方向の分析方法。
- 上記安定同位体が、重水素、炭素13、窒素15、酸素17、酸素18、ケイ素29、ケイ素30、硫黄33及び硫黄36から選ばれる請求項1~5のいずれか1項記載の高分子薄膜構造体の深さ方向の分析方法。
- 有機膜の表面に導電性カーボンコーティング層を形成し、
カーボンコーティングされた上記有機膜をその深さ方向に沿ってスパッタイオンによってスパッタリングする工程と、飛行時間型二次イオン質量分析法によって上記有機膜中の分析対象物質の二次イオン質量スペクトルを取得する工程とを繰り返すことで、上記分析対象物質のデプスプロファイルを得ることを特徴とする有機膜の深さ方向の分析方法。 - 上記導電性カーボンコーティング層が、物理気相成長法又は化学気相成長法によって形成される請求項7記載の分析方法。
- 上記導電性カーボンコーティング層が、真空蒸着法によって形成される請求項8記載の分析方法。
- 蒸着の際の真空度が、0.5~10Paである請求項9記載の分析方法。
- 上記導電性カーボンコーティング層の厚さが5~50nmである請求項7~10のいずれか1項記載の分析方法。
