Abstract
Description
特許文献1には、Mnが0.1~20.0at.%、拡散係数がCuの自己拡散係数より小さい不可避的不純物元素の濃度が0.05at.%以下、残部がCuからなるスパッタリングターゲットが記載されている。
特許文献2には、添加元素としてBを0.1~1.0原子%、さらにMnおよび/またはNiを0.1~2.0原子%含み、残部Cuおよび不可避的不純物からなるスパッタリングターゲットが記載されている。
特許文献3には、添加元素としてBを0.1~1.0原子%、Bと化合物を発現する元素(Mnを含む)を0.1~2.0原子%含み、残部Cu及び不可避的不純物からなるスパッタリングターゲットが記載されている。
特許文献4には、V、Nb、Fe、Co、Ni、Zn、Mgの内のグループから選ばれた1種以上の成分とSc、Al、Y、Crの内のグループから選ばれた1種以上の成分との合計が0.005~0.5質量%となるように含み、酸素:0.1~5ppmを含み、残部がCu及び不可避的不純物からなるスパッタリングターゲットが記載されている。
特許文献5には、酸素:6越え~20モル%を含有し、さらにMo、Mn、Ca、Zn、Ni、Ti、Al、MgおよびFeのうちの1種または2種以上を合計で0.2~5モル%含有し、残部がCuおよび不可避的不純物からなるスパッタリングターゲットが記載されている。
特許文献6には、Mn、B、BiまたはGeの金属粉と、X(Cuを含む)、Yを含む合金粉または焼結金属とから形成され、平均粒径0.1~300μmの結晶粒を50%以上含み、含有ガス量が600ppm以下である焼結スパッタリングターゲット材が記載されている。
特許文献7には、パーティクル発生の抑制に関して、Mn:0.6~30質量%を含み、金属系不純物:40ppm以下、酸素:10ppm以下、窒素:5ppm以下、水素:5ppm以下、炭素:10ppm以下、残部がCuであるスパッタリングターゲットについて記載がある。
しかし、以上については、ウエハ上に成膜した銅マンガン合金薄膜の面内バラツキは必ずしも十分でないという問題がある。
これは自己拡散抑制機能を向上させるために有効であるが、ウエハ上に成膜した銅マンガン合金薄膜の面内バラツキを少なくすることを目的とするものではない。
また、本出願人は、先にCu-Mn合金からなる半導体用銅合金配線材料を開示し(特許文献9参照)、特にMn0.05~20wt%を含有し、Be、B、Mg、Al、Si、Ca、Ba、La、Ceの総計が500wtppm以下、残部がCu及び不可避的不純物であるスパッタリングターゲットを提案した。
これも自己拡散抑制機能を向上させるために有効であるが、ウエハ上に成膜した銅マンガン合金薄膜の面内バラツキを少なくすることを目的とするものではない。

4)Mn0.05~20wt%を含有し、残部がCu及び不可避的不純物である高純度銅マンガン合金スパッタリングターゲットであって、当該ターゲットにおける熱伝導度の面内バラツキ(CV値)が5%以下であることを特徴とする請求項1~3のいずれか一項に記載の高純度銅マンガン合金スパッタリングターゲット、を提供する。
これをさらに、所定の温度及び時間で熱処理する。この後、バッキングプレートにボンディングし、仕上げ加工して、前記高純度銅マンガン合金から作製されたスパッタリングターゲット組立体に製造する。
実施例1では、純度6Nの高純度銅(Cu)を、カーボンルツボ(坩堝)を用いて高真空雰囲気中で溶解した。また、純度5Nの高純度マンガン(Mn)を調整し、銅の溶湯に投入した。Mn量は1wt%に調整した。
前記Mnを投入して溶解した後、この銅マンガン合金の溶湯を、高真空雰囲気中で水冷銅鋳型に鋳込んでインゴットを得た。次に、製造したインゴットの表面層を除去してφ180×60tとした後、鍛造比4.8で鍛造してφ200とした。その後、圧下率60%で圧延してφ440×10tとした。
次に、350℃で1時間熱処理後、ターゲット全体を急冷してターゲット素材とした。これを機械加工で直径430mm、厚さ7mmのターゲットに加工した。
前記Mnを投入して溶解した後、この銅マンガン合金の溶湯を、高真空雰囲気中で水冷銅鋳型に鋳込んでインゴットを得た。次に、製造したインゴットの表面層を除去してφ180×60tとした後、鍛造比2.3で鍛造してφ200とした。その後、圧下率50%で圧延してφ440×10tとした。
次に、300℃で15分間熱処理後、ターゲット全体を急冷してターゲット素材とした。これを機械加工で直径430mm、厚さ7mmのターゲットに加工した。
表1に示す通り、実施例1のMn組成の面内バラツキ(CV値)は2.4%であり、比較例1の3.8%よりMn組成の面内バラツキが少ないターゲットが得られた。
表1に示す通り、実施例1のターゲットを用いて形成した薄膜は膜厚均一性2.9%であり、比較例1のターゲットを用いた場合の膜厚均一性4.8%に比べて、長時間スパッタリングを続けても、膜厚均一性(ユニフォーミティ)が良好な結果を示していた。

表2に示す通り、実施例2のMn組成の面内バラツキ(CV値)は2.3%であり、比較例2の3.8%よりMn組成の面内バラツキが少ないターゲットが得られた。また、実施例2のビッカース硬さの面内バラツキ(CV値)は14.2%であり、比較例2の16.5%より、ビッカース硬さの面内バラツキが少ないターゲットが得られた。
表2に示す通り、実施例2のターゲットを用いて形成した薄膜は、膜厚均一性2.7%であり、比較例2のターゲットを用いた場合の膜厚均一性5.2%に比べて、長時間スパッタリングを続けても、膜厚均一性(ユニフォーミティ)が良好な結果を示していた。
実施例3では、純度6Nの高純度銅(Cu)を、カーボンルツボ(坩堝)を用いて高真空雰囲気中で溶解した。また、純度5Nの高純度マンガン(Mn)を調整し、銅の溶湯に投入した。Mn量は1wt%に調整した。

表3に示す通り、実施例3のMn組成の面内バラツキ(CV値)は2.1%であり、比較例3の3.7%よりMn組成のバラツキが少ないターゲットが得られた。また、実施例3の電気伝導度の面内バラツキ(CV値)は2.4%であり、比較例3の4.2%より、電気伝導度の面内バラツキが少ないターゲットが得られた。
表3に示す通り、実施例3のターゲットを用いて形成した薄膜は、膜厚均一性3.2%であり、比較例3のターゲットを用いた場合の膜厚均一性4.3%に比べて、長時間スパッタリングを続けても、膜厚均一性(ユニフォーミティ)が良好な結果を示していた。
実施例4では、純度6Nの高純度銅(Cu)を、カーボンルツボ(坩堝)を用いて高真空雰囲気中で溶解した。また、純度5Nの高純度マンガン(Mn)を調整し、銅の溶湯に投入した。Mn量は1wt%に調整した。
前記Mnを投入して溶解した後、この銅マンガン合金の溶湯を、高真空雰囲気中で水冷銅鋳型に鋳込んでインゴットを得た。次に、製造したインゴットの表面層を除去してφ180×60tとした後、鍛造比4.8で鍛造してφ200とした。その後、圧下率90%で圧延してφ440×10tとした。
次に、400℃で1時間熱処理後、ターゲット全体を急冷してターゲット素材とした。これを機械加工で直径430mm、厚さ7mmのターゲットに加工した。
前記Mnを投入して溶解した後、この銅マンガン合金の溶湯を、高真空雰囲気中で水冷銅鋳型に鋳込んでインゴットを得た。次に、製造したインゴットの表面層を除去してφ180×60tとした後、鍛造比2.3で鍛造してφ200とした。その後、圧下率40%で圧延してφ440×10tとした。
次に、200℃で15分間熱処理後、ターゲット全体を急冷してターゲット素材とした。これを機械加工で直径430mm、厚さ7mmのターゲットに加工した。
表4に示す通り、実施例4のMn組成の面内バラツキ(CV値)は2.7%であり、比較例4の4.6%よりMn組成のバラツキが少ないターゲットが得られた。また、実施例4のビッカース硬さの面内バラツキ(CV値)は12.4%であり、比較例4の15.2%よりビッカース硬さのバラツキが少ないターゲットが得られた。また、実施例4の電気伝導度の面内バラツキ(CV値)は2.9%であり、比較例3の3.4%より、電気伝導度のバラツキが少ないターゲットが得られた。
表4に示す通り、実施例4のターゲットを用いて形成した薄膜は、膜厚均一性2.5%であり、比較例4のターゲットを用いた場合の膜厚均一性4.9%に比べて、長時間スパッタリングを続けても、膜厚均一性(ユニフォーミティ)が良好な結果を示していた。
実施例5では、純度6Nの高純度銅(Cu)を、カーボンルツボ(坩堝)を用いて高真空雰囲気中で溶解した。また、純度5Nの高純度マンガン(Mn)を調整し、銅の溶湯に投入した。Mn量は1wt%に調整した。

表5に示す通り、実施例5のターゲットを用いて形成した薄膜は、膜厚均一性2.7%であり、比較例5のターゲットを用いた場合の膜厚均一性4.7%に比べて、長時間スパッタリングを続けても、膜厚均一性(ユニフォーミティ)が良好な結果を示していた。

表6に示す通り、実施例6のMn組成の面内バラツキ(CV値)は2.2%であり、比較例6の4.2%よりMn組成のバラツキが少ないターゲットが得られた。また、実施例6のビッカース硬さの面内バラツキ(CV値)は14.8%であり、比較例6の19.2%よりビッカース硬さの面内バラツキが少ないターゲットが得られた。また、実施例6の熱伝導度の面内バラツキ(CV値)は3.3%であり、比較例6の5.2%より熱伝導度の面内バラツキが少ないターゲットが得られた。
表6に示す通り、実施例6のターゲットを用いて形成した薄膜は、膜厚均一性2.4%であり、比較例6のターゲットを用いた場合の膜厚均一性5.2%に比べて、長時間スパッタリングを続けても、膜厚均一性(ユニフォーミティ)が良好な結果を示していた。
実施例7では、純度6Nの高純度銅(Cu)を、カーボンルツボ(坩堝)を用いて高真空雰囲気中で溶解した。また、純度5Nの高純度マンガン(Mn)を調整し、銅の溶湯に投入した。Mn量は1wt%に調整した。
前記Mnを投入して溶解した後、この銅マンガン合金の溶湯を、高真空雰囲気中で水冷銅鋳型に鋳込んでインゴットを得た。次に、製造したインゴットの表面層を除去してφ180×60tとした後、鍛造比4.8で鍛造してφ200とした。その後、圧下率70%で圧延してφ440×10tとした。
次に、400℃で2時間熱処理後、ターゲット全体を急冷してターゲット素材とした。これを機械加工で直径430mm、厚さ7mmのターゲットに加工した。
前記Mnを投入して溶解した後、この銅マンガン合金の溶湯を、高真空雰囲気中で水冷銅鋳型に鋳込んでインゴットを得た。次に、製造したインゴットの表面層を除去してφ180×60tとした後、鍛造比2.3で鍛造してφ200とした。その後、圧下率50%で圧延してφ440×10tとした。
次に、200℃で30分間熱処理後、ターゲット全体を急冷してターゲット素材とした。これを機械加工で直径430mm、厚さ7mmのターゲットに加工した。
表7に示す通り、実施例7のMn組成の面内バラツキ(CV値)は2.3%であり、比較例7の3.9%よりMn組成のバラツキが少ないターゲットが得られた。また、実施例7の電気伝導度の面内バラツキ(CV値)は2.6%であり、比較例7の4.7%より電気伝導度の面内バラツキが少ないターゲットが得られた。また、実施例7の熱伝導度の面内バラツキ(CV値)は4.5%であり、比較例7の5.4%より熱伝導度の面内バラツキが少ないターゲットが得られた。
表7に示す通り、実施例7のターゲットを用いて形成した薄膜は、膜厚均一性2.8%であり、比較例7のターゲットを用いた場合の膜厚均一性4.8%に比べて、長時間スパッタリングを続けても、膜厚均一性(ユニフォーミティ)が良好な結果を示していた。

表8に示す通り、実施例8のMn組成の面内バラツキ(CV値)は2.3%であり、比較例8の4.3%よりMn組成のバラツキが少ないターゲットが得られた。また、実施例8のビッカース硬さの面内バラツキ(CV値)は13.8%であり、比較例8の18.0%より電気伝導度の面内バラツキが少ないターゲットが得られた。また、実施例8の電気伝導度の面内バラツキ(CV値)は2.8%であり、比較例8の5.2%より電気伝導度の面内バラツキが少ないターゲットが得られた。また、実施例8の熱伝導度の面内バラツキ(CV値)は2.6%であり、比較例8の5.3%より熱伝導度の面内バラツキが少ないターゲットが得られた。
表8に示す通り、実施例8のターゲットを用いて形成した薄膜は、膜厚均一性3.1%であり、比較例8のターゲットを用いた場合の膜厚均一性4.6%に比べて、長時間スパッタリングを続けても、膜厚均一性(ユニフォーミティ)が良好な結果を示していた。

次に、200℃で30分間熱処理後、ターゲット全体を急冷してターゲット素材とした。これを機械加工で直径650mm、厚さ7mmのターゲットに加工した。
表9に示す通り、実施例9のMn組成の面内バラツキ(CV値)は2.2%であり、比較例9の4.4%よりMn組成のバラツキが少ないターゲットが得られた。また、実施例8のビッカース硬さの面内バラツキ(CV値)は13.6%であり、比較例9の18.2%より電気伝導度の面内バラツキが少ないターゲットが得られた。また、実施例9の電気伝導度の面内バラツキ(CV値)は2.6%であり、比較例9の5.3%より電気伝導度の面内バラツキが少ないターゲットが得られた。また、実施例9の熱伝導度の面内バラツキ(CV値)は2.7%であり、比較例9の5.4%より熱伝導度の面内バラツキが少ないターゲットが得られた。
また表8、表9の結果より、Mn組成、ビッカース硬さ、電気伝導度、熱伝導度の面内バラツキはターゲット径に依存しない結果であった。
実施例10では、純度6Nの高純度銅(Cu)を、カーボンルツボ(坩堝)を用いて高真空雰囲気中で溶解した。また、純度5Nの高純度マンガン(Mn)を調整し、銅の溶湯に投入した。Mn量は0.5wt%に調整した。
前記Mnを投入して溶解した後、この銅マンガン合金の溶湯を、高真空雰囲気中で水冷銅鋳型に鋳込んでインゴットを得た。次に、製造したインゴットの表面層を除去してφ180×151tとした後、鍛造比4.8で鍛造してφ220とした。その後、圧下率90%で圧延してφ700×10tとした。

表10に示す通り、実施例10のMn組成の面内バラツキ(CV値)は2.1%、実施例11のMn組成の面内バラツキ(CV値)は2.2%、実施例12のMn組成の面内バラツキ(CV値)は2.2%、でありMn組成のバラツキが少ないターゲットが得られた。また、実施例10のビッカース硬さの面内バラツキ(CV値)は13.2%、実施例11のビッカース硬さの面内バラツキ(CV値)は12.3%、実施例12のビッカース硬さの面内バラツキ(CV値)は11.9%であり、硬さの面内バラツキが少ないターゲットが得られた。また、実施例10の電気伝導度の面内バラツキ(CV値)は2.3%、実施例11の電気伝導度の面内バラツキ(CV値)は2.2%、実施例12の電気伝導度の面内バラツキ(CV値)は2.6%であり、電気伝導度の面内バラツキが少ないターゲットが得られた。また、実施例10の熱伝導度の面内バラツキ(CV値)は2.1%、実施例11の熱伝導度の面内バラツキ(CV値)は2.4%、実施例12の熱伝導度の面内バラツキ(CV値)は2.6%であり、熱伝導度の面内バラツキが少ないターゲットが得られた。
Claims (4)
- Mn0.05~20wt%を含有し、残部がCu及び不可避的不純物である高純度銅マンガン合金スパッタリングターゲットであって、当該ターゲットにおけるMn濃度の面内バラツキ(CV値)が3%以下であることを特徴とする高純度銅マンガン合金スパッタリングターゲット。
- Mn0.05~20wt%を含有し、残部がCu及び不可避的不純物である高純度銅マンガン合金スパッタリングターゲットであって、当該ターゲットにおけるビッカース硬さの面内バラツキ(CV値)が15%以下であることを特徴とする請求項1記載の高純度銅マンガン合金スパッタリングターゲット。
- Mn0.05~20wt%を含有し、残部がCu及び不可避的不純物である高純度銅マンガン合金スパッタリングターゲットであって、当該ターゲットにおける電気伝導度の面内バラツキ(CV値)が3%以下であることを特徴とする請求項1又は2記載の高純度銅マンガン合金スパッタリングターゲット。
- Mn0.05~20wt%を含有し、残部がCu及び不可避的不純物である高純度銅マンガン合金スパッタリングターゲットであって、当該ターゲットにおける熱伝導度の面内バラツキ(CV値)が5%以下であることを特徴とする請求項1~3のいずれか一項に記載の高純度銅マンガン合金スパッタリングターゲット。
