Abstract
Description
1.下記式(I)で表される化合物。
2.下記式(A)で表される5-オキソ-4-オキサ-5-ホモアダマンタン-2-オールと、(メタ)アクリル酸類又はその誘導体を反応させる1記載の化合物の製造方法。
4.1記載の化合物を重合して得られる(メタ)アクリル系重合体。
5.4記載の(メタ)アクリル系重合体及び光酸発生剤を含有するポジ型フォトレジスト組成物。
6.5記載のポジ型フォトレジスト組成物を用いて支持体上にフォトレジスト膜を形成する工程と、該フォトレジスト膜を選択露光する工程と、選択露光された該フォトレジスト膜をアルカリ現像処理してレジストパターンを形成する工程とを含むレジストパターン形成方法。
この(メタ)アクリル系重合体は、式(I)の化合物1種類以上に由来する繰り返し単位を含む重合体であればよく、式(I)の化合物1種だけを用いた単独重合体であってもよく、式(I)の化合物2種類以上を用いた共重合体であってもよく、式(I)の化合物1種類以上と他の重合性モノマーとを用いた共重合体であってもよい。
(メタ)アクリル系重合体の重量平均分子量(Mw)は、好ましくは1000~100000であり、より好ましくは2000~10000である。重量平均分子量が小さすぎると樹脂として形状が保てないおそれがあり、一方で重量平均分子量が大きすぎるとレジストとして現像できないおそれがある。
(メタ)アクリル系重合体の分散度(Mw/Mn)は、好ましくは1~3であり、より好ましくは1~2である。分散度が大きすぎるとレジスト組成が不均一であることを示すため、単分散である1が最も好ましい。
上記重合法のうち、溶媒中でラジカル重合開始剤を用いた重合反応が好ましい。重合開始剤としては特に限定はないが、パーオキサイド系重合開始剤、アゾ系重合開始剤等が用いられる。
光酸発生剤の含有量は、(メタ)アクリル系重合体100質量部に対して好ましくは0.1~30質量部、より好ましくは1~25質量部、さらに好ましくは2~20質量部である。
このポジ型フォトレジスト組成物を基材又は基板上に塗布し、乾燥した後、所定のマスクを介して塗膜(レジスト膜)に光線を露光して(又は、さらに露光後ベークを行い)潜像パターンを形成し、次いで現像することにより微細なパターンを高い精度で形成できる。
尚、物性の測定方法は以下の通りである。
(1)核磁気共鳴分光法(NMR):溶媒としてクロロホルム-dを使用し、JNM-ECA500(日本電子株式会社製)で測定した。
(2)ガスクロマトグラフ-質量分析(GC-MS):EI(株式会社島津製作所製GCMS-QP2010)を用いて測定した。
(3)重量平均分子量(Mw)、分散度(Mw/Mn):HLC-8220 GPCシステム(東ソー製、カラム=TSGgel G-4000HXL+G-2000HXL)を用いてポリスチレン換算で測定した。
(4-メタンスルホニルオキシ-2-アダマンタノンの合成)
4-ヒドロキシ-2-アダマンタノン599.62g(3.6mol),トリエチルアミン655mL(4.7mol)を、テトラヒドロフラン(THF)2.5Lで溶解させた。ここにメタンスルホン酸クロライド310mL(4.0mol)の滴下をゆっくりと開始した。適宜、除熱し、約1.5時間かけて滴下を完了させ、さらに2時間の反応を行った。反応液に水1Lを加え、定法により処理すると、下記式で表わされる4-メタンスルホニルオキシ-2-アダマンタノン785.74g(3.2mol,収率:89.2%,GC純度:99.9%)が得られた(式中、Msはメタンスルホニルを示す)。
GC-MS:244(M+,11.3%),165(15.3%),148(27.4%),120(43.7%),91(29.2%),79(100%)
(endo-ビシクロ[3.3.1]-6-ノネン-3-カルボン酸の合成1)
製造例1で合成した4-メタンスルホニルオキシ-2-アダマンタノン250.52g(1.0mol),エタノール460mL,50%水酸化ナトリウム水溶液500mL(9.5mol),水1.2Lの混合液を、還流温度で2時間反応させた後、室温まで冷却した。反応溶液に含まれる有機不純物を抽出除去し、引き続き、濃塩酸で酸性にすると白色固体が析出した。生成した白色固体をろ過し、得られた白色ケークをTHF1.5Lで溶解させた。油水分離の後、定法により処理すると、下記式で表わされるendo-ビシクロ[3.3.1]-6-ノネン-3-カルボン酸501.52g(3.0mol,収率:76.4%,GC純度:99.2%)が得られた。
GC-MS:166(M+,4.7%),148(25.4%),120(15.5%),91(18.9%),79(100%)
(endo-ビシクロ[3.3.1]-6-ノネン-3-カルボン酸の合成2)
2-アダマンタノン4.5g(30mmol),メタンスルホン酸15mL(231mmol)のスラリーに、アジ化ナトリウム2.9g(45mmol)を、室温において十数回に分け、約30分かけて添加した。50℃でさらに1時間反応させた。ここにエタノール34mL,50wt%水酸化ナトリウム水溶液36mL(682mmol),水79mLを加え、還流温度で2時間反応させた後、室温まで冷却した。以降の後処理を製造例2と同様に行ったところ、上記式で表わされるendo-ビシクロ[3.3.1]-6-ノネン-3-カルボン酸3.6g(21mmol,収率:71.4%,GC純度:96.8%)が得られた。
(4-オキサ-5-オキソ-5-ホモ-2-アダマンタノールの合成)
製造例2又は製造例3で合成したendo-ビシクロ[3.3.1]-6-ノネン-3-カルボン酸45.0g(271mmol),ギ酸38mL(1.0mol)のスラリーに、30wt%過酸化水素水52mL(509mmol)をゆっくり滴下した。この際、水浴で除熱しながら45℃以下を保持した。滴下後、さらに3時間の反応を行った。反応液は、亜硫酸水素ナトリウムを発泡しなくなるまで加え、過剰の過酸化水素をクエンチし、水酸化ナトリウムと炭酸水素ナトリウムでpH=8程度になるまで中和した。定法により処理すると、下記式で表わされる4-オキサ-5-オキソ-5-ホモ-2-アダマンタノール43.7g(240mmol,収率:88.5%,GC純度:96.8%)が得られた。製造例1~4の方法で得られる4-オキサ-5-オキソ-5-ホモ-2-アダマンタノールは、4-ヒドロキシ-2-アダマンタノンを直接酸化して得られるものより純度が高く異性体の混入も少ない。

(4-オキサ-5-オキソ-5-ホモ-2-アダマンチルメタクリレートの合成)
製造例4で合成した4-オキサ-5-オキソ-5-ホモ-2-アダマンタノール40.0g(200mmol),トリエチルアミン46mL(330mmol),4-ジメチルアミノピリジン2.7g(22mmol),p-メトキシフェノール40mg(0.1wt%)を、THF200mLで溶液とした後、約1時間、乾燥空気を溶液にバブリングしながら攪拌した。この溶液にメタクリル酸無水物39mL(264mmol)を約1時間かけて滴下した。このとき必要に応じて水浴で除熱した。さらに、3時間撹拌を継続した後、定法により処理すると、下記式で表わされる4-オキサ-5-オキソ-5-ホモ-2-アダマンチルメタクリレート(49.2g,収率:89.3%,GC純度:97.1%,GPC純度:97.4%)が得られた。

(4-オキサ-5-オキソ-5-ホモ-1-アダマンチルメタクリレートの合成)
実施例1において、4-オキサ-5-オキソ-5-ホモ-2-アダマンタノールの代わりに4-オキサ-5-オキソ-5-ホモ-1-アダマンタノールを使用したこと以外は、実施例1と同様に行った結果、下記式で表わされる4-オキサ-5-オキソ-5-ホモ-1-アダマンチルメタクリレートが得られた。10時間後の原料転化率は50.6%、4-オキサ-5-オキソ-5-ホモ-1-アダマンチルメタクリレートの選択率は51.4%であった。
(実施例1及び比較例1で合成した化合物の双極子モーメントの比較)
実施例1で合成した化合物(化合物A)及び比較例1で合成した化合物(化合物B)について、下記式に矢印で示す、ホモアダマンタン骨格とエステル部位をつなぐ炭素-酸素の結合軸を360°回転させたときの双極子変化を比較した。
((メタ)アクリル系共重合体の合成)
メチルイソブチルケトンに2,2’-アゾビス(イソ酪酸)ジメチル/モノマーA/モノマーB/モノマーC(実施例1で合成した化合物)を質量比0.1/2.0/1.0/1.0で仕込み、加熱還流下、6時間撹拌した。その後、反応液を大量のメタノールと水の混合溶媒に注いで沈殿させる動作を3回行い精製した結果、共重合体を得た。共重合体の組成(A:B:C)(mol)は29:30:41であり、重量平均分子量(Mw)は7018であり、分散度(Mw/Mn)は1.83であった。
(ポジ型レジスト組成物の調製)
実施例2で得られた共重合体100質量部に対し、光酸発生剤としてトリフェニルスルホニウムノナフルオロブタンスルホネートを5質量部加え混合物を作成し、さらに、この混合物10質量部をプロピレングリコールモノメチルエーテルアセテート90質量部を用いて溶解し、レジスト組成物を調製した。シリコンウエハー上に、調製したレジスト組成物を塗布し、110℃で、60秒間ベークを行い、レジスト膜を形成した。このようにして得られたウエハーを波長248nmの光によって100mJ/cm2の露光量でオープン露光した。露光直後に110℃で、60秒間加熱した後、テトラメチルアンモニウムハイドロオキサイド水溶液(2.38質量%)で60秒間現像した。このとき、レジスト膜は、完全になくなった。

Claims (6)
- 前記式(A)で表される5-オキソ-4-オキサ-5-ホモアダマンタン-2-オールを、無水メタクリル酸と反応させる請求項2記載の製造方法。
- 請求項1記載の化合物を重合して得られる(メタ)アクリル系重合体。
- 請求項4記載の(メタ)アクリル系重合体及び光酸発生剤を含有するポジ型フォトレジスト組成物。
- 請求項5記載のポジ型フォトレジスト組成物を用いて支持体上にフォトレジスト膜を形成する工程と、該フォトレジスト膜を選択露光する工程と、選択露光された該フォトレジスト膜をアルカリ現像処理してレジストパターンを形成する工程とを含むレジストパターン形成方法。
