Abstract

본 개시는 반도체 디바이스들의 형성에 관한 것이다. 보다 구체적으로, 본 개시는 층이 플라즈마 원자 층 증착에 의해 증착되는 반도체 디바이스들의 형성에 관한 것이다. 플라즈마 원자 층 증착은 복수의 사이클들을 제공하고, 사이클 각각은 박층을 증착한다.

옥사이드 (실리콘 옥사이드 (SiO2)) 막 품질은 디바이스 성능 및 수율에 직접 영향을 미치기 때문에 특정한 적용예들에서 매우 중요하다. 특히 디바이스 사이즈가 축소되면서, 고밀도/품질을 갖는 nm 이하 (sub-nm) 옥사이드 막의 개발이 매우 중요해졌다. 종래의 프로세스들에서, 우수한 품질은 고 RF 전력 변환 플라즈마에 의해 달성된다. 그러나, 고 RF 전력 변환 플라즈마는 아래에 놓인 기판을 쉽게 손상시킬 수 있어서 불량한 디바이스 성능 및 수율을 발생시킨다.

실시예 구현의 일 예에서, 표준 RF 전력에서 플라즈마 ALD 증착의 플라즈마 침투 깊이가 결정된다 (단계 (104)). 도 4는 플라즈마 ALD에 의해 증착된 복수의 고품질 실리콘 옥사이드 층들 (412) 아래에 배치된, 중간 층 (408) 아래에 배치된 웨이퍼 (404) 를 갖는 스택 (400) 의 일부의 단면도이다. 플라즈마 ALD 증착 동안, 실리콘 함유 전구체를 실리콘 옥사이드로 변환하기 위해 산소 함유 플라즈마가 형성된다. 산소 함유 플라즈마를 제공하기 위해 RF 전력이 제공된다. RF 전력은 복수의 실리콘 옥사이드 층들 (412) 이 고품질이도록 최적화된다. 산소 함유 플라즈마가 중간 층 (408) 에 손상을 유발한다는 것이 밝혀졌다. 이 예에서, 손상 두께는 약 20 Å으로 측정된다. 침투 깊이를 결정하기 위한 프로세스가 표준 RF 전력보다 낮은 제 1 RF 전력에서 ALD 층들의 증착을 위해 사용된 방법에 종속되기 때문에, 침투 깊이를 결정하기 위한 프로세스의 일 예는 나머지 프로세스가 상세히 기술된 후 기술될 것이다.
중간 층을 갖는 새 기판이 플라즈마 프로세싱 챔버 내에 배치된다. 도 5a는 중간 층 (508) 아래에 배치된 웨이퍼 (504) 를 갖는 스택 (500) 의 일부의 단면도이다. 이 예에서, 중간 층 (508) 은 실리콘 나이트라이드이다. 다른 실시예들에서, 중간 층 (508) 은 폴리실리콘, 실리콘 옥시나이트라이드 (SiON) 와 같은 또 다른 재료, 탄소 하드마스크, 포토레지스트 또는 게르마늄-안티몬-텔루르 (GST) 층과 같은 금속 함유 층일 수도 있다.

치밀화 RF가 너무 낮으면, ALD 층들의 일부가 치밀화되지 않을 것이고, 저품질 ALD 층들을 발생시켜 디바이스 결함들을 증가시킬 수도 있다. 치밀화 RF가 너무 높으면, 중간 층이 손상될 것이고, 이는 디바이스 결함들을 증가시킬 수도 있다. 치밀화 RF는 고품질 실리콘 옥사이드 증착을 제공하기 위해 필요한 레벨로 설정된다. 따라서 제 1 RF 전력을 사용하는 ALD 층들은 치밀화가 제공되기 전 특정한 두께로 증착되어야 한다. 두께가 너무 얇으면, 중간 층 (508) 은 손상될 것이다. 두께가 너무 두꺼우면, 모든 층들이 치밀화되지는 않을 것이다. 결과로서, 실시예들은 제 2 RF 전력을 갖는 플라즈마에 의해 유발된 침투 깊이를 측정하고, 이어서 침투 깊이와 동일한 두께로 제 1 RF 전력을 사용하여 복수의 ALD 층들을 제공한다.
일 실시예에서, 침투 깊이의 결정은 일련의 두께 및 누설 연구들을 포함한다. 먼저, ALD 막이 배어 (bare) Si 기판 상에 제 1 RF 전력보다 높은 제 3 RF 전력으로 증착되고, 누설 및 두께에 대한 측정이 이루어진다. 다음으로 ALD 막은 5, 10, 20, 및 30 사이클들에 대해 표준 RF 전력보다 낮은 제 1 RF 전력으로 증착되고 ALD 막을 치밀화하는 것에 이어 두께 및 누설 측정들로 이어진다. 플라즈마 침투가 소프트 층보다 크면, 두께는 기판에서 실리콘 옥사이드 형성으로 인해 목표된 플라즈마 침투 깊이에 비해 보다 클 것이다. 플라즈마 침투가 충분하지 않으면, 소프트 층들 중 일부가 치밀화 처리 동안 치밀화되지 않을 것이고, 발생하는 두께 및 누설은 목표된 플라즈마 침투 깊이에 비해 보다 클 것이다. 따라서, 플라즈마 침투 깊이는 두께 대 소프트 ALD 사이클 수로 플롯팅할 (plot) 때 최소로 존재한다. 도 9는 표준 (regular) ALD, 10 사이클들의 소프트 ALD, 20 사이클들의 소프트 ALD, 및 30 사이클들의 소프트 ALD에 대한 옹스트롬 (Å) 으로 실리콘 옥사이드의 두께의 막대 그래프이다. 이 예에서, 표준 ALD 실리콘 옥사이드 증착은 가장 두꺼운 실리콘 옥사이드 층을 제공한다. 10 사이클의 소프트 ALD 실리콘 옥사이드 증착은 가장 박형인 실리콘 옥사이드 층을 증착한다. 20 사이클의 소프트 ALD 실리콘 옥사이드 증착은 그 다음으로 가장 박형인 실리콘 옥사이드 층을 증착한다. 30 사이클의 소프트 ALD 실리콘 옥사이드 증착은 그 다음으로 가장 박형인 실리콘 옥사이드 층을 증착한다. 이 그래프로부터, 부가적인 사이클들로 실리콘 옥사이드 두께의 증가가 불충분한 플라즈마 침투로 인해 치밀화 프로세스에 의해 치밀화되지 않는 소프트 ALD 실리콘 옥사이드 증착 층에 기인하기 때문에, 플라즈마 침투는 약 10 개의 소프트 ALD 실리콘 옥사이드 증착의 층들이라는 것이 결정된다.
일부 실시예들에서, 치밀화 동안 제공된 제 2 RF 전력은 보다 낮은 전력 플라즈마 ALD 층들을 증착하는 동안 제공된 제 1 RF 전력의 적어도 3 배이다. 보다 바람직하게, 치밀화 동안 제공된 제 2 RF 전력은 보다 낮은 전력 플라즈마 ALD 층들을 증착하는 동안 제공된 제 1 RF 전력의 적어도 5 배이다. 일부 실시예들에서, 제 3 RF 전력은 제 1 RF 전력의 적어도 3 배이다. 보다 바람직하게, 제 3 RF 전력은 제 1 RF 전력의 적어도 5 배이다. 다양한 실시예들에서, 제 1 RF 전력은 약 500 내지 1000 W이다. 다양한 실시예들에서, 제 2 RF 전력 및 제 3 RF 전력은 제 1 RF 전력보다 500 W보다 크다.
다양한 실시예들에서, 중간 층은 중간 층이 상당한 손상을 갖기 전 문턱값 RF 예산을 갖는다. RF 노출은 중간 층이 RF 전력에 노출되는 시간 × RF 전력에 의해 측정될 것이다. 제 1 RF 전력으로 증착된 복수의 플라즈마 ALD 층들을 형성하기 위해 저 RF 전력을 제공함으로써, 중간 층은 문턱값 RF 예산 이하의 RF 노출을 갖는다. 치밀화가 보다 높은 RF 전력을 사용하지만, 치밀화 동안 생성된 플라즈마가 복수의 플라즈마 ALD 층들에 의해 중간 층에 도달하는 것이 방지되기 때문에, 치밀화는 RF 예산을 초과하는 RF 노출을 유발하지 않는다. 따라서, 치밀화는 제 1 RF로 ALD 층들의 형성 동안 사용된 RF 전력보다 6 배 이상 높은 RF 전력으로 수행될 수도 있고, 또한 보다 긴 기간 동안 RF를 제공할 수도 있다. 일부 실시예에서, 복수의 플라즈마 ALD 층들을 형성하도록 제 1 RF 전력을 제공하는 동안 RF 노출은 RF 예산과 대략 동일하도록 최적화된다.
다양한 실시예들에서 습식 에칭 레이트 비가 복수의 ALD 층들이 보다 낮은 품질 및 보다 낮은 밀도 증착을 발생시키는 보다 낮은 RF를 사용하여 형성되는지 또는 복수의 ALD 층들이 고품질 및 보다 높은 밀도 증착을 발생시키는 보다 높은 RF를 사용하여 형성되는지를 나타내도록 사용될 수도 있다. 고품질 ALD 층 증착은 5 미만의 습식 에칭 레이트를 갖는다. 보다 낮은 품질의 ALD 증착은 보다 높은 습식 에칭 레이트를 갖는다. 그러나, 치밀화 후, 치밀화된 ALD 증착은 5 미만의 습식 에칭 레이트를 갖는다.
다양한 실시예들에서, 치밀화 가스는 헬륨 (He) 또는 아르곤 (Ar) 과 같은 불활성 가스를 포함하는 가스일 수도 있다. 일 실시예에서, 치밀화 가스는 본질적으로 산소 (O2) 및 He로 구성될 수도 있다. 또 다른 실시예에서, 치밀화 가스는 본질적으로 O2 및 Ar으로 구성될 수도 있다. 다른 실시예에서, 치밀화 가스는 본질적으로 O2, He, 및 Ar으로 구성될 수도 있다.
손상은 막이 증착되는 계면 층에서 변화될 모든 것으로 간주된다. 손상은 하층의 산화, 하층의 스퍼터링 (sputtering), 또는 하층의 화학적 에칭일 수 있다.
본 개시가 몇몇의 바람직한 실시예들의 측면에서 기술되었지만, 본 개시의 범위 내에 속하는 변경들, 수정들, 치환들, 및 다양한 대체 등가물들이 있다. 또한 본 개시의 방법들 및 장치들을 구현하는 많은 대안적인 방식들이 있다는 것에 유의해야 한다. 따라서 이하의 첨부된 청구항들은 본 개시의 진정한 정신 및 범위 내에 속하는 이러한 변경들, 수정들, 치환들, 및 다양한 대체 등가물들을 모두 포함하는 것으로 해석되는 것이 의도된다.
Claims (19)
- 기판 상에 층을 증착하기 위한 방법에 있어서,
기판 위에 복수의 플라즈마 원자 층 증착 (Atomic Layer Deposition; ALD) 층들을 증착하는 단계로서, 상기 복수의 ALD 층들의 플라즈마 ALD 층 각각은 제 1 RF 전력으로 증착되는, 상기 증착하는 단계; 및
상기 복수의 플라즈마 ALD 층들을 치밀화하는 (densifying) 단계로서, 상기 제 1 RF 전력보다 높은 제 2 RF 전력을 사용하여 치밀화 플라즈마를 생성하는 단계를 포함하고, 상기 복수의 플라즈마 ALD 층들 중 적어도 하나는 치밀화되는, 상기 치밀화하는 단계를 포함하는, 기판 상에 층을 증착하기 위한 방법. - 제 1 항에 있어서,
상기 복수의 플라즈마 ALD 층들을 치밀화하는 상기 단계는 상기 복수의 플라즈마 ALD 층들 모두를 치밀화하는, 기판 상에 층을 증착하기 위한 방법. - 제 2 항에 있어서,
상기 기판 위에 상기 복수의 플라즈마 ALD 층들을 증착하는 상기 단계는 최소 5 개의 플라즈마 ALD 층들을 증착하는, 기판 상에 층을 증착하기 위한 방법. - 제 2 항에 있어서,
상기 기판 위에 상기 복수의 플라즈마 ALD 층들을 증착하는 상기 단계는 적어도 10 개의 플라즈마 ALD 층들을 증착하는, 기판 상에 층을 증착하기 위한 방법. - 제 4 항에 있어서,
상기 플라즈마를 치밀화하는 단계로부터의 이온들이 상기 기판에 도달하지 않는, 기판 상에 층을 증착하기 위한 방법. - 제 2 항에 있어서,
상기 플라즈마를 치밀화하는 단계로부터의 이온들이 상기 기판에 도달하지 않는, 기판 상에 층을 증착하기 위한 방법. - 제 2 항에 있어서,
상기 제 1 RF 전력보다 높은 제 3 RF 전력을 사용하여, 상기 치밀화된 복수의 플라즈마 ALD 층들 위에 복수의 플라즈마 ALD 층들을 제공하는 단계를 더 포함하는, 기판 상에 층을 증착하기 위한 방법. - 제 7 항에 있어서,
상기 제 1 RF 전력보다 높은 상기 제 3 RF 전력을 사용하여, 상기 치밀화된 복수의 플라즈마 ALD 층들 위에 복수의 플라즈마 ALD 층들을 제공하는 단계는,
전구체의 층을 형성하기 위해 전구체를 흘리는 단계;
상기 전구체의 플로우를 중단하는 단계;
변환 가스를 제공하는 단계;
상기 변환 가스를 상기 전구체의 층을 변환하는 플라즈마로 형성하기 위해, 상기 제 3 RF 전력의 RF 전력을 제공하는 단계; 및
상기 변환 가스의 플로우를 중단하는 단계를 포함하는, 기판 상에 층을 증착하기 위한 방법. - 제 2 항에 있어서,
상기 제 1 RF 전력은 약 500 내지 1000 W인, 기판 상에 층을 증착하기 위한 방법. - 제 2 항에 있어서,
상기 복수의 ALD 층들을 증착하는 단계는 약 10에서 50 Å 두께로 상기 복수의 ALD 층들을 증착하는, 기판 상에 층을 증착하기 위한 방법. - 제 2 항에 있어서,
상기 기판 위에 상기 복수의 플라즈마 ALD 층들을 증착하는 단계는 복수의 실리콘 옥사이드 층들을 증착하는, 기판 상에 층을 증착하기 위한 방법. - 제 2 항에 있어서,
상기 기판 위에 상기 복수의 플라즈마 ALD 층들을 증착하는 단계는 복수의 사이클들을 포함하고, 상기 사이클 각각은,
전구체의 층을 형성하기 위해 전구체를 흘리는 단계;
상기 전구체의 플로우를 중단하는 단계;
변환 가스를 제공하는 단계;
상기 변환 가스를 상기 전구체의 층을 변환하는 플라즈마로 형성하기 위해, 상기 제 1 RF 전력의 RF 전력을 제공하는 단계; 및
상기 변환 가스의 플로우를 중단하는 단계를 포함하는, 기판 상에 층을 증착하기 위한 방법. - 제 12 항에 있어서,
상기 복수의 사이클들은 적어도 5 회 반복되는, 기판 상에 층을 증착하기 위한 방법. - 제 12 항에 있어서,
상기 전구체 가스는 실란 함유 가스인, 기판 상에 층을 증착하기 위한 방법. - 제 2 항에 있어서,
상기 제 2 RF 전력은 상기 제 1 RF 전력의 적어도 5 배인, 기판 상에 층을 증착하기 위한 방법. - 제 2 항에 있어서,
상기 제 2 RF 전력에서 플라즈마 침투 깊이를 결정하는 단계를 더 포함하는, 기판 상에 층을 증착하기 위한 방법. - 제 16 항에 있어서,
상기 변환 가스는 N2O, He, O2, 또는 Ar 중 적어도 하나를 포함하는, 기판 상에 층을 증착하기 위한 방법. - 제 2 항에 있어서,
