Abstract
Description
TECHNICAL FIELD This invention relates to the mounting method of the semiconductor wafer which mounts a semiconductor wafer (henceforth "wafer" suitably) in the center of a ring frame via the adhesive tape for support, and a mounting apparatus of a semiconductor wafer.
In order to reinforce the wafer whose rigidity is degraded by backside grinding, only the center portion is ground leaving the outer periphery of the backside. That is, the annular convex part is formed in the outer periphery of the back surface of a wafer. Prior to dicing the wafer, the wafer is mounted in the center of the ring frame via an adhesive tape for support.
For example, the wafer is loaded and held on a holding table provided in a lower housing of a pair of upper and lower housings, and a ring frame is held on a frame holding table surrounding the lower housing. After attaching the adhesive tape to the ring frame, the chamber is formed by sandwiching the inner adhesive tape of the ring frame by both housings. At this time, since the adhesive tape and the back surface of the wafer face each other, the pressure difference is generated in the two spaces partitioned by the adhesive tape, and the adhesive tape is pressed radially outwardly from the center of the adhesive tape with a hemispherical elastic body and attached to the back surface of the wafer. Going.
점착 테이프의 부착 완료 후에, 환상 볼록부의 내측의 코너부에서 완전히 접착되지 못하고 들떠 있는 점착 테이프에 제1 가압 부재로부터 기체를 분사하여 2회째의 부착 처리를 행하고 있다(특허문헌 1을 참조).After completion of the adhesion of the adhesive tape, a gas is blown from the first pressing member to the floating adhesive tape that is not completely adhered at the corner portion inside the annular convex portion, and the second adhesion treatment is performed (see Patent Document 1).
In the conventional adhesive tape applying method, the adhesive tape can be brought into close contact with the corner portion inside the annular convex portion. However, as time passed after the adhesive tape was attached, a problem occurred that the adhesive tape peeled from the corner portion toward the wafer center.
This invention is made | formed in view of such a situation, The semiconductor which can adhere | attach an adhesive tape efficiently to the back surface of the semiconductor wafer in which the annular convex part was formed in the back surface, and can suppress that the adhesive tape peels from the back surface of a semiconductor wafer. It is a main object to provide a mounting method of a wafer and a mounting apparatus of a semiconductor wafer.
In order to achieve the above object, the present invention has the following configuration.
That is, as a mounting method of a semiconductor wafer which mounts a semiconductor wafer in a ring frame via the support adhesive tape,
The semiconductor wafer has an annular convex portion on the outer periphery of the back surface,
In the state where the adhesive tape attached to the ring frame and the back surface of the semiconductor wafer are opposed to each other, the semiconductor wafer is held by a holding table provided on one side of the pair of housings, and the adhesive tape is bitten by both housings. Forming a chamber,
상기 점착 테이프에 의해 구획된 하우징 내의 2개의 공간에 차압을 발생시킴과 함께, 그 점착 테이프를 가열하면서 요입 만곡시켜서 반도체 웨이퍼의 이면에 부착하는 제1 부착 과정과,Generating a differential pressure in the two spaces in the housing partitioned by the adhesive tape, firstly attaching the pressure sensitive adhesive tape to the back surface of the semiconductor wafer while heating the adhesive tape;
상기 챔버에서의 차압 및 가열을 해소시킨 후에, 점착 테이프를 재가열하면서 점착 테이프를 부착하는 제2 부착 과정A second attachment process of attaching the adhesive tape while reheating the adhesive tape after releasing the differential pressure and heating in the chamber;
Characterized in having a.
(Action and effect) According to the said method, it heats and softens the adhesive tape. By generating the differential pressure in the two spaces in the chamber in this state, the pressure-sensitive adhesive tape can be bent and curved toward the back surface of the wafer. That is, it sticks, extending | stretching an adhesive tape radially toward the outer periphery from the center of a semiconductor wafer. Therefore, the curling of air at the adhesive interface of an adhesive tape and a semiconductor wafer can be suppressed.
In addition, with the concave curvature of the pressure-sensitive adhesive tape, the tension acting on the pressure-sensitive adhesive tape increases as it faces the outer circumference of the semiconductor wafer. Therefore, the adhesive tape affixed to the semiconductor wafer in the 1st adhesion process contacted or partially contacted in the whole surface in the corner part of the inner side of the annular convex part, and its vicinity, and is not fully stuck.
Thereafter, when the pressure difference is released by returning the inside of the chamber to the atmospheric state, the tensile stress accumulated in the adhesive tape due to the tension at the time of attachment acts on the adhesive tape and peels off from the corner with the passage of time. . The cause of peeling in the 1st adhesion process is at least one of the elongation of the adhesive tape which mainly made elastic deformation by tension, and the adhesive which did not soften enough.
However, by reheating the adhesive tape in the second attaching process after the first attaching process, at least one of the strain mainly subjected to plastic deformation and the softening of the pressure sensitive adhesive can be exerted on the adhesive tape near the corners. It can suppress that an adhesive tape peels from the inside.
Further, in the above method, after the adhesive tape is exposed to the room temperature atmosphere while being transported out of the chamber of the first attaching process and conveying the semiconductor wafers to different holding tables, the adhesive tapes are heated on the holding table. It is preferable to perform a second attaching process for attaching the.
According to this method, since an adhesive tape is exposed to the atmosphere of room temperature in the conveyance process to another holding table, the base material of an adhesive tape is cooled slightly and it hardens. Therefore, the adhesive tape of the part in close contact with a semiconductor wafer becomes easy to adhere.
Moreover, this invention takes the following structures, in order to achieve such an objective.
That is, as a mounting apparatus of a semiconductor wafer which mounts a semiconductor wafer in a ring frame via the support adhesive tape,
이면 외주에 환상 볼록부를 갖는 상기 반도체 웨이퍼를 보유 지지하는 제1 보유 지지 테이블과,A first holding table for holding the semiconductor wafer having an annular convex portion on a back outer periphery;
상기 점착 테이프가 부착된 링 프레임을 보유 지지하는 프레임 보유 지지부와,A frame holding part for holding a ring frame to which the adhesive tape is attached;
상기 제1 보유 지지 테이블을 수납함과 함께, 링 프레임에 부착된 점착 테이프를 무는 한 쌍의 하우징을 포함하는 챔버와,A chamber including a pair of housings for accommodating the first holding table and for pulling adhesive tape attached to a ring frame;
상기 챔버 내의 점착 테이프를 가열하는 제1 가열기와,A first heater for heating the adhesive tape in the chamber;
상기 점착 테이프에 의해 구획된 챔버 내의 2개의 공간에 차압을 발생시켜서, 가열되어 있는 점착 테이프를 요입 만곡시키면서 반도체 웨이퍼의 이면에 부착시키는 제어부를 포함하는 제1 부착 기구와,A first attachment mechanism including a control unit for generating a differential pressure in two spaces within the chamber partitioned by the adhesive tape and attaching the heated adhesive tape to the back surface of the semiconductor wafer while indenting and curving;
상기 제1 부착 기구로 점착 테이프에 반도체 웨이퍼를 부착하여 이루어지는 마운트 프레임을 보유 지지하는 제2 보유 지지 테이블과,A second holding table for holding a mount frame formed by attaching a semiconductor wafer to an adhesive tape with the first attaching mechanism;
상기 제2 보유 지지 테이블 상에서 점착 테이프를 재가열하는 제2 가열기와,A second heater for reheating the adhesive tape on the second holding table;
A conveying mechanism for conveying the mount frame from the first attaching mechanism to the second holding table
Characterized in having a.
(Action and effect) According to this structure, an adhesive tape can be affixed on the whole back surface of a semiconductor wafer by a 1st attachment mechanism. Thereafter, the adhesive tape that extends from the vicinity of the corner portion inside the annular convex portion to the corner portion of the semiconductor wafer already mounted on the ring frame on the second holding table is reheated. In other words, only a portion that is not completely adhered to the semiconductor wafer can be adhered to the wafer. Therefore, the said method can be implemented preferably.
Moreover, in the said structure, the 1st attachment mechanism is a tape supply part which supplies the adhesive tape of the magnitude | size which coats a ring frame,
상기 링 프레임과 하우징의 한쪽 접합부에 점착 테이프를 부착하는 테이프 부착 기구와,A tape attachment mechanism for attaching an adhesive tape to one joint portion of the ring frame and the housing;
상기 링 프레임 상에서 점착 테이프를 절단하는 절단 기구와,A cutting mechanism for cutting the adhesive tape on the ring frame;
원형으로 오려내진 점착 테이프를 박리하는 박리 기구와,A peeling mechanism for peeling off the adhesive tape cut into a circle;
Tape recovery part which collects the said adhesive tape after peeling
It is preferable to have a.
According to this structure, the adhesive tape can be cut | disconnected in the process of sticking the adhesive tape to the back surface of a semiconductor wafer in a chamber. Therefore, the adhesion time of the adhesive tape can be shortened.
According to the mounting method of the semiconductor wafer of this invention, and the mounting apparatus of a semiconductor wafer, it turns out that the adhesive tape for support adhered to the back surface of the semiconductor wafer in which the annular convex part was formed in the outer periphery of the back surface is peeled from the inner corner part of the annular convex part.
As shown in FIGS. 1 to 3, the semiconductor wafer W (hereinafter, simply referred to as “wafer W”) is backgrinded in a state where the protective tape PT is attached to the surface on which the pattern is formed and the surface is protected. The back surface is ground (back-grinded) leaving the outer peripheral part about 2 mm in the radial direction. That is, while the flat recessed part b was formed in the back surface, what was processed to the shape which the annular convex part r remained along the outer periphery is used. For example, it is processed so that the depth d of the flat recess b may be several hundred micrometers, and the wafer thickness t of a grinding area may be several tens of micrometers. Therefore, the annular convex part r formed in the outer periphery of a back surface functions as an annular rib which raises the rigidity of the wafer W, and suppresses the bending deformation of the wafer W in handling or other processing processes.

When attachment of the adhesive tape T to the ring frame f is completed, as shown in FIG. 21, the

The
When both

In addition, while the adhesive tape T is attached to the wafer W in the
Since the first sticking of the adhesive tape T to the wafer W and the cutting of the adhesive tape T are completed at the time when the
When peeling of the adhesive tape T is completed and the
The mount frame MF that has reached the unloading position is transferred from the
The wafer W is subjected to a second attachment process by reheating by the
When the labeling is completed, the second holding table 8 moves to the carrying out position on the rectangular portion A side. When the second holding table 8 reaches the carrying out position, the
The above-described operation of mounting the wafer W on the ring frame f via the adhesive tape T is completed. Thereafter, the above process is repeated until the mount frame MF reaches a predetermined number.
The comparative example which performed the 1st adhesion process without heating an adhesive tape by the
As for the used wafer W, the 200 mm thing which formed the annular convex part r in the back surface was used as mentioned above. Moreover, the protective tape PT is attached to the surface of the wafer W. As shown in FIG. Nitto Denko Co., Ltd. WS-01 was used for the adhesive tape. The attachment condition in this embodiment used differential pressure and heating in the
The peeling result of the adhesive tape which arises after sticking the adhesive tape T on the said conditions is shown in FIG. That is, the peeling which generate | occur | produced from completion of the adhesion process until 72 hours passed at room temperature was measured. In addition, peeling was measured as the distance of the space |
As a result of the measurement, immediately after the adhesion, the voids generated in the present example and the comparative example without adhesion of the adhesive tape were 0.05 mm. However, in the comparative example, peeling of the adhesive tape T expands with time and reaches 0.6 mm after the final 72 hours.
On the other hand, in the present Example, peeling converges after 48 hours and becomes 0.3 mm. Therefore, compared with the comparative example, 50% is improved.
As described above, according to this embodiment, by performing the second attachment treatment while reheating the second holding table, the adhesive tape T which is not completely adhered in the vicinity of the corner portion inside the annular convex portion r is softened and adhered. Can be. Therefore, it can suppress that adhesive tape T peels from a corner part and expands after an adhesion process.
In addition, the relaxation of the adhesive tape T was measured after performing 3 experiments on the same conditions, respectively. Specifically, as shown in FIG. 27, the ring frame f of the mount frame MF was loaded, and the distance sagging downward due to the weight of the wafer W was measured as the relaxation of the adhesive tape. Specifically, the reference distance without relaxation was defined as H1, and the distance of H2 which was further lowered from the H1 was added and calculated. In addition, the measurement was performed in the center of the wafer W.
The result is shown in FIG. That is, the relaxation average in the case of performing one time of the adhesion treatment only by the differential pressure without heating of the comparative example was 3.7 mm. On the other hand, the relaxation average in the case of performing two times of adhesion treatments according to the differential pressure, heating and reheating of the present example was 1.3 mm. That is, by performing 2 times of sticking processes like this Example, the relaxation of the adhesive tape T which occurred at the time of 1st sticking was improved by the heating at the time of 2nd sticking. That is, in the relaxation caused by being elastically deformed by being bitten by a pair of upper and lower housings, the elastic deformation was returned to near the original state by heating. Therefore, by improving the relaxation, it is possible to divide into chips with high accuracy in the dicing processing of the subsequent steps.
In addition, in the apparatus of this embodiment, since the first and second attachment treatments are performed at different positions, the treatment can be performed more efficiently than the treatment at the same one place.
In addition, this invention can also be implemented with the following forms.
