を印加した場合7においては、超電導電流が流れ、スイ
ッチング動作が行われる。その理由は次のとおりである
。ゲートの負電圧を印加することにより、ゲート近傍の
半導体層のバンドが上方に曲げられ、ホール濃度が高く
なる。ソースおよびドレイン電極から半導体層にしみ出
す超電導電子の広がる距離はホール濃度すなわち超電導
電子の濃度に依存して長くなり、各電極からしみ出した

Claims (1)
トランジスタにおいて、ゲート電極材を構成する元素の
一部が酸化物系超電導材料に含まれることにより、酸化
物系超電導材料の一部が電気的に絶縁体特性化および半
導体特性化されてなり、上記絶縁体特性化された部分お
よび半導体特性化された部分を上記超電導トランジスタ
の絶縁膜および半導体層として用いたことを特徴とする
酸化物超電導トランジスタ装置。 2、上記酸化物系超電導材料が、Y−Ba−Cu酸化物
、Bi−Sr−Ca−Cu酸化物あるいはTl−Ba−
Ca−Cu酸化物であることを特徴とする請求項1記載
の酸化物超電導トランジスタ装置。 3、上記ゲート電極材を形成する元素として、Pt、I
r、Rh、Pd、Ag、Ti、ZrおよびHfのうちの
少なくとも一者を用いたことを特徴とする請求項1また
は2記載の酸化物超電導トランジスタ装置。 4、上記ゲート電極材を形成する元素として、Siおよ
びGeのうちの少なくとも一者を用いたことを特徴とす
る請求項1または2記載の酸化物超電導トランジスタ装
置。 5、ソース電極およびドレイン電極となるべき上記酸化
物系超電導材料の膜、および、これらの間を接続する半
導体膜が同一平面上に配列されてなることを特徴とする
