Claims (1)
- 半導体ウエハーの洗浄やエツチングに用いられ
る循環フイルタリング式オーバーフロー槽におい
て、液の流入部と流出部がそれぞれ槽の反対方向
の縁の液面部に設けてあり、かつ流入部が流出部
より高い位置にあり落差を有しており、さらに槽
の側面が傾斜していると同時に底面の隅が曲面に
なつていることを特徴とする半導体装置の製造装
置。
