Claims (1)
- 半導体ウエーハを収納したウエーハキヤリアを
内部に入れてエツチングするためのエツチング槽
と、前記エツチング槽の底部に設け且つ前記ウエ
ーハキヤリアの軸方向に垂直な面の周辺から前記
ウエーハキヤリアの底部中央に向けてエツチング
液を噴射させるノズルと、前記エツチング槽内の
エツチング液を吸引し加圧して前記ノズルに供給
する循環系とを備えたことを特徴とするウエツト
エツチング装置。
