上記実施例1,2と比べると、流体透過性が80slmと低下することが認められた。これはシリカガラスからなる柱状部が変形し、隙間(流体透過部)が小さくなったためである。したがって、適切な隙間(流体透過部)を形成するためには、シリカガラスからなる柱状部のOH基濃度は100wt・ppm以下が望ましいことが確認された。

そして、シリカガラス無垢棒(柱状部)とシリカガラスパイプを8:2の割合で混在させ、直径200mmの樹脂型にセットした。
ここにTEOS、塩酸、純水からなるスラリーを流し込みこれを1200℃で焼成したところ曲げ強度で45MPaのシリカ通気体が得られた。またこのシリカ通気体の流体透過性は、150slm(1atom、0℃における1分間の流量)であった。

この吸着体をチャンバー内にセットし、上部にフッ素系のガスを流して熱処理を行った。その際、吸着板下部より光を照射することで石英ガラスとガスの反応の様子を確認することができた。
