Description
The present invention relates to a wiring board on which an electronic component is mounted, and more particularly to a wiring board including a wiring layer that is electrically connected to an electrode of an electronic component.
As a wiring substrate for mounting an electronic component (for example, a semiconductor element), a substrate including an insulating base and a wiring conductor is known. A wiring board having such a configuration is disclosed in Patent Document 1, for example.
FIG. 3 is a cross-sectional view schematically showing the structure of a
However, in the
In particular, in recent years, since electronic components are being mounted at high density, the bonding area between the
The present invention has been conceived under such circumstances, and it is an object of the present invention to provide a wiring board having excellent long-term reliability of electrical and mechanical connection of electronic components to a wiring conductor. To do.
The method for manufacturing a wiring board according to the present invention includes a step of preparing an insulating substrate having a wiring layer, a step of depositing a first plating layer made of nickel or a nickel alloy on the wiring layer, and the first plating. A step of depositing on the layer a second plating layer made of a metal material having a higher standard electrode potential than the nickel or nickel alloy of the first plating layer; and corrosion of the nickel or nickel alloy of the first plating layer At least the second plating is performed by immersing the insulating substrate on which the first plating layer and the second plating layer are sequentially deposited in a cleaning solution containing thiourea as a corrosion inhibitor for reducing the speed. A step of adsorbing the thiourea to the nickel component of the first plating layer on the outer edge of the layer and depositing a corrosion-inhibiting layer containing the thiourea.
A method for manufacturing a wiring board according to the present invention, the corrosion-inhibiting layer, is characterized in that you applied over the surface of the insulating substrate adjacent to the outer edge from said outer edge portion of the second plating layer.
The method for manufacturing a wiring board according to the present invention includes the step of adsorbing the corrosion-inhibiting layer containing thiourea by adsorbing the thiourea to at least the nickel component of the first plating layer at the outer edge of the second plating layer. I have. Therefore, in the method for manufacturing the wiring board, for example, a water component contained in a cleaning agent or the like acts on the vicinity of the outer edge of the second plating layer (a portion where the thickness of the second plating layer becomes relatively thin). However, corrosion (ionization of constituent components) of the first plating layer is suppressed by the corrosion inhibitor of the corrosion suppression layer. Therefore, in the manufacturing method of the present wiring board, it is possible to suppress the constituent components of the first plating layer from being eluted from the vicinity of the outer edge portion of the second plating layer due to corrosion, so that the eluted components are deposited on the second plating layer. Can be suppressed. In particular, the vicinity of the outer edge of the second plating layer is a region where the first plating layer and the second plating layer are poorly attached and plating defects (such as pinholes) are relatively likely to occur. On the other hand, by providing the corrosion suppression layer preferentially, the elution of the constituent components of the first plating layer can be effectively suppressed.
From the above, in this method of manufacturing a wiring board , precipitation of constituent components of the first plating layer is eluted and is prevented from being deposited on the second plating layer, so that a decrease in solder wettability is suppressed. In addition, it is possible to improve the long-term reliability of the electrical and mechanical connection of the electronic component to the wiring layer and the yield when the electronic component is mounted.
When the corrosion inhibiting layer is applied from the outer edge of the second plating layer to the surface of the insulating base adjacent to the outer edge, the second plating is applied at the boundary between the outermost edge of the second plating layer and the surface of the insulating base. It can suppress more effectively that the component of a 1st plating layer precipitates on a layer. Therefore, in the method for manufacturing the wiring board , it is possible to further improve the long-term reliability of the electrical and mechanical connection of the electronic component to the wiring conductor and the yield when the electronic component is mounted.
Since nickel or a nickel alloy is used as the metal material for the first plating layer and thiourea is used as the corrosion inhibitor for the corrosion suppression layer, thiourea is highly adsorbed to the nickel component. by adsorbing the nickel component of the layer, it is possible to suppress the elution of the nickel component in effective. Therefore, in the manufacturing method of the present wiring board, electrical and long-term reliability of the mechanical connection of an electronic component for wiring conductors, as well as the improvement in yield at the time of mounting the electronic components may FIG Rukoto. Note that nickel or a nickel alloy employed as the metal material of the first plating layer has excellent adhesion to the material constituting the wiring layer (for example, tungsten) and the material constituting the second plating layer (for example, gold). because you are, Ru can improve the deposition strength of the second plating layer for wiring layer.

The
Here, an example of the formation method of the
The
Here, an example of a method of forming the
The
Here, the thiourea is described an example of a method of forming the including
The wiring board X has a
Further, in the wiring board X, since the
Furthermore, in the wiring board X, when nickel or a nickel alloy is used as the metal material of the
From the above, in the wiring board X, the precipitation of the constituent components of the

By performing such cleaning, the residue can be removed, so that the solder wettability can be further improved.

Although specific embodiments of the present invention have been described above, the present invention is not limited to these embodiments, and various modifications can be made without departing from the spirit of the invention.
