Abstract
Description
The present invention relates to an ion implantation apparatus that performs ion implantation by irradiating a substrate to be processed with a band-shaped ion beam.
2. Description of the Related Art Today, ion implantation using an ion implantation apparatus is actively performed on a glass substrate or a semiconductor substrate used in a flat display device using a liquid crystal system or an organic LED. In particular, in order to perform ion implantation efficiently and accurately on a large substrate, a band-like ion beam is used in which the width of the ion beam irradiated with respect to the width of the substrate is wide and the current density distribution is controlled to a desired distribution. It is demanded.
By using a band-shaped ion beam whose beam width is wider than the width of the substrate, the region in the width direction of the substrate can be processed at a time, and at this time, it moves in a direction perpendicular to the width direction of the substrate. By doing so, it becomes possible to ion-implant the entire substrate at a time, which increases efficiency.
On the other hand, since the band-shaped ion beam processes the same position in the width direction of the substrate in a direction orthogonal to the width direction, if the current density distribution of the band-shaped ion beam is not uniform in the width direction, the ions are unevenly formed on the substrate. The implanted portion appears as a line, and accurate ion implantation processing cannot be performed. For this reason, it is desired to accurately adjust the band-like ion beam so as to obtain a desired current density distribution.
Patent Document 1 below describes an ion implantation apparatus that scans an ion beam with respect to a sample by shaping a band-shaped ion beam and moving a sample that is an object to be irradiated with respect to the ion beam, as described above. ing. In this apparatus, a vertically long band-shaped ion beam is generated by an ion source, the band-shaped ion beam generated from the ion source is passed through a passage of a mass analyzing magnet, and thereafter an ion species having a mass number in a desired range. Ion implantation is performed by irradiating the sample with an ion beam that has passed through a slit that blocks only ion species having a mass number other than that. At that time, the sample is moved in a direction perpendicular to the long longitudinal direction of the band-shaped ion beam, and ion implantation of the sample is performed.
A position detector for examining the distribution of the ion beam is also provided.
Similarly, the following Patent Document 2 describes the following ion implantation apparatus. That is, in this apparatus, a large-area ion beam having a vertically long cross section is generated in a magnetically shielded ion source, and the ion beam is uniformly formed so as to form a large central angle of nearly 90 degrees in the short side direction by a window frame type magnet. Then, unnecessary ions are removed through a slit plate having a vertically long aperture, and a sample that translates in the direction of the short side of the beam is irradiated with the ion beam.
Further, Patent Document 3 below describes the following ion implantation apparatus. That is, in the apparatus, a sheet-like ion beam containing a desired ion species and wider than the short side width of the substrate is generated from the ion source, and the sheet-like ion beam is applied to the sheet surface by a mass separation magnet. The desired ion species are selected and derived by bending in an orthogonal direction. At this time, the desired ion species are selected and passed in cooperation with the mass separation magnet using a separation slit. Thereafter, the substrate is reciprocated in a direction substantially orthogonal to the sheet surface of the ion beam within the irradiation region of the ion beam that has passed through the separation slit to perform ion implantation.
However, in Patent Documents 1 to 3, the current density distribution of this ion beam is measured using the position detector for examining the distribution of the band ion beam described in Patent Document 1, and the band ion beam There is a problem that even if the current density distribution is adjusted, it is not always possible to adjust with high accuracy.
That is, the above adjustment is performed by bending a part of the band-like ion beam to be small in the plane of the band-like ion beam to compensate for the current density of the part having a low current density. In order to bend a part of the belt-like ion beam in the plane of the belt-like ion beam, an electric field or a magnetic field is used in the region of the part of the ion beam. At this time, for example, in the case of an electric field, the electric field has a gradient in the direction in the plane of the band ion beam, and in the case of a magnetic field, the magnetic field needs to have a magnetic field component perpendicular to the plane of the band ion beam. However, since the band-like ion beam at this time has a thickness and the electric and magnetic fields are three-dimensionally distributed, the thickness of the band-like ion beam is not affected by the influence of the electric field and magnetic field components not required for the bending. It becomes uniform. For this reason, the separation performance when selecting the desired ion species with the separation slit is lowered, and furthermore, only the part of the band-like ion beam to be bent is erroneously removed by the separation slit, so that Ion implantation is performed with an ion beam having a non-uniform current density distribution on a sample. Thus, a part of the belt-like ion beam cannot be bent with high accuracy in a desired direction.
In recent years, when ion implantation is performed, control of the ion beam implantation angle and temperature management are further required. However, the uneven thickness of the band-like ion beam makes this management even more difficult.
Accordingly, in order to solve the above-described problems, the present invention bends a part of the belt-like ion beam to be small in the plane of the belt-like ion beam and adjusts the current density distribution accurately. It is an object to provide an ion implantation apparatus that can be adjusted.
In order to achieve the above object, the present invention provides an ion implantation apparatus that performs ion implantation by irradiating a substrate to be processed with a band-shaped ion beam having a beam width wider than the lateral width of the substrate to be processed. A beam shaping unit that shapes the generated ion beam into a band ion beam, a processing unit that irradiates the substrate to be processed with the band ion beam, and a direction of the beam width of the band ion beam; A mass separation magnet that bends the traveling direction of the belt-like ion beam so as to have a curvature in the thickness direction of the belt-like ion beam perpendicular to each other, and the total value of the current density in the beam thickness direction of the belt-like ion beam is the beam width. An adjustment unit that adjusts the current density distribution of the band ion beam expressed by the distribution in the direction of A beam transport section for reducing the thickness in the thickness direction and converging the band-shaped ion beam, and then moving the band-shaped ion beam to the processing section, and the thickness of the band-shaped ion beam is The current density distribution of the band ion beam is adjusted in a region near the convergence position of the band ion beam, which is thinner than the thickness of the band ion beam when passing through the mass separation magnet. The ion implantation apparatus is characterized in that the adjustment unit is arranged.
At that time, the mass separation magnet is provided with a separation slit for converging the band-like ion beam in the thickness direction and allowing predetermined ion particles to pass through the convergence position.
It is preferable that the adjustment unit is provided at a position overlapping with or adjacent to the position of the separation slit.
In addition, the adjustment unit is configured by a magnet having a pair on both sides in the thickness direction of the band-shaped ion beam and a plurality of pairs provided in the width direction, and the separation slit is a non-magnetic material. It is preferable that it is comprised.
Alternatively, the adjustment unit is composed of electrodes that are paired on both sides in the thickness direction of the band-shaped ion beam and are provided with a plurality of pairs along the width direction, and are adjacent to the position of the separation slit. It is also preferable that the adjustment unit includes an electric field shield that shields an electric field formed by the electrodes on the side of the adjacent separation slit.
The beam shaping unit includes a plurality of ion sources that generate the band-shaped ion beam, and the plurality of the ion beams generated from these ion sources are converged at one point in the thickness direction of the ion beam. It is also preferable that the ion source is arranged, and the adjustment unit is arranged so as to adjust the current density distribution of the ion beam in a region near the position where the ion beam converges at one point.
In the ion implantation apparatus of the present invention, the band-shaped ion beam is converged by reducing the thickness in the thickness direction of the band-shaped ion beam, and then the substrate ion beam is irradiated with the band-shaped ion beam. At this time, in the region in the vicinity of the ion beam convergence position where the thickness of the band ion beam is thinner than the thickness of the band ion beam passing through the mass separation magnet, the adjustment unit has a current density of the ion beam. Adjust the distribution. For this reason, the magnetic field component and electric field component acting on the thin band ion beam have a substantially constant value in the thickness direction of the ion beam, and the value is the beam thickness of the band ion beam. It is close to the value at the center position in the vertical direction. For this reason, each part in the beam thickness direction in the belt-like ion beam is bent at the same angle in the same direction under the action of a constant magnetic field. Therefore, it is possible to adjust the current density distribution of the ion beam with high accuracy, for example, a uniform current density distribution. In addition, since the current density distribution of the ion beam is adjusted in the region where the ion beam is thin, the electric field and magnetic field components that are not necessary for bending the ion beam are small. For this reason, the nonuniformity of the thickness of a strip | belt-shaped ion beam falls compared with the past.
Hereinafter, an ion implantation apparatus of the present invention will be described in detail based on a preferred embodiment shown in the accompanying drawings.

The

The cross-sectional shape of the ion beam thus generated is such that the beam thickness, which is the length between the ion beam ends 25c, 25d, is smaller than the beam width, which is the length between the ion beam ends 25a, 25b, That is, it forms a belt shape. The beam width of the ion beam is shaped to have a beam width wider than the lateral width of the processing substrate.
Since the ion beam is a flow of particles having a positive charge, as shown in FIG. 1, the

Here, the current density of the ion beam is an integrated value obtained by integrating the current density along the thickness direction of the
In the present invention, the current density distribution may be a non-uniform desired distribution in addition to the uniform distribution. For example, in order to intentionally change the ion implantation amount depending on the location in accordance with the non-uniformity of the thin film formed on the

The
In addition to adjusting the
A separation slit 50 is provided between the
Of the
In the separation slit 50, when the ion particles collide, a part of the material of the separation slit 5 receives the collision energy of the ion particles and physically scatters as particles, and also scatters as gas by vaporization by heat. At this time, since the
The separation slit 50 needs to be a non-magnetic material so as not to affect the magnetic field created by the
As will be described later, when the
Furthermore, the opening width of the slit in the thickness direction of the
The

Further, as shown in FIG. 2, the

A
The
The number of Faraday cups 64 may be increased as necessary. To increase measurement accuracy, the number of Faraday cups 64 may be increased and is independent of the number of installed
In addition to the configuration in which a plurality of Faraday cups 64 are arranged as shown in FIGS. 1 and 2, a single Faraday cup is moved in the beam width direction of the

Each of the Faraday cups 64 shown in FIGS. 1 and 2 is connected to a measuring

In such an
On the other hand, since the
Thus, in the present invention, since the thickness of the

On the other hand, the
