Abstract
Description
The present invention relates to an electron-emitting device and a manufacturing method thereof, and more particularly to an electron-emitting device using a carbon-based material and a manufacturing method thereof.
In recent years, carbon-based materials such as carbon nanotubes (hereinafter sometimes abbreviated as CNT) and carbon nanofibers have attracted attention as electron-emitting devices, and research and development have been conducted.
Among them, the CNT has a shape of a nanometer size and a micron size in length, a large aspect ratio and a small radius of curvature at the tip, so that a high electric field strength is obtained, and in addition, it is robust. It has excellent properties as an electron-emitting device. For this reason, it has attracted much attention compared to other carbon-based materials.
Since the CNT in the electron-emitting device using CNT actually has a structure in which CNT fibers are gathered, the CNT used in the electron-emitting device is hereinafter referred to as a CNT bundle.
Examples of research on carbon-based materials such as CNT bundles include
As described above, by patterning the CNT bundle, there are effects such as a reduction of the striking voltage and an increase in the electric field strength. On the other hand, the patterning impairs the stability against the impact on the CNT bundle. That is, the mechanical strength decreases.
The electron-emitting device undergoes processes such as washing (washing with water or an organic solvent) and drying (spin drying, air drying, etc.) in the production process, but when a patterned CNT bundle is used, it is mechanical. Since the strength is lowered, there arises a problem that the CNT bundle is inclined and peels off from the substrate. In addition, the orientation is lost when the CNT bundle is tilted.
In addition, when the electron-emitting device is used for, for example, an FED (Field Emission Display) or the like, the same problem is caused by an external impact during use.
The present invention has been made in view of the above problems, and it is a solution to provide a stable electron-emitting device having a high mechanical strength and a method for producing the same while maintaining the effect of patterning a carbon-based material. The present invention relates to a method for manufacturing any of the electron-emitting devices.
The invention according to claim 12 relates to the method of manufacturing an electron-emitting device according to any one of claims 7 to 11, wherein the carbon-based material is a carbon nanotube bundle.
The invention according to claim 13 is a metal thin film in which the catalyst layer is made of any metal of Ni, Fe, Co, Mn, Pt, Cr or Pd, an alloy thin film containing any one or more of these metals, The present invention also relates to a method for producing an electron-emitting device according to claim 12, wherein the fine particle is one or more of these metals.
The invention according to claim 14 is characterized in that the catalyst layer is a metal thin film made of Fe, an aluminum thin film is formed on the substrate, and the catalyst layer is formed on the aluminum thin film. The present invention relates to a method for manufacturing the electron-emitting device.
The invention according to claim 15 relates to the method of manufacturing an electron-emitting device according to any one of claims 12 to 14, wherein a carbon-based thin film mainly having an sp 3 structure is used instead of the insulating thin film.
According to the first aspect of the invention, since the catalyst layer is formed with a gap, the carbon-based material is also selectively formed only on the catalyst metal formed with the gap. Therefore, the electric field intensity on the surface of the patterned carbon-based material can be increased, and an excellent electron-emitting device capable of obtaining a high electric field intensity can be obtained.
In addition, the carbon-based material is formed with a gap to reduce the mechanical strength of the carbon-based material, but the insulating thin film is formed so as to fill the gap in the carbon-based material. The functional thin film plays a role of supporting the carbon-based material, and the mechanical strength is improved. Therefore, it is possible to prevent the carbon-based material from being inclined or peeled off from the substrate during the manufacturing process or use. Further, the collapse of orientation due to the tilting of the carbon-based material can be prevented.
According to the second aspect of the present invention, the upper surface of the carbon-based material and the upper surface of the insulating thin film are on the same plane, in other words, the structure is flattened, so that the mechanical property of the carbon-based material is increased. Strength is further improved. In addition, the electron-emitting device is excellent in terms of reliability and stability.
According to the invention of
According to the invention of
According to the fifth aspect of the present invention, since the catalyst layer made of Fe is formed on the aluminum thin film, by controlling the film thickness of the aluminum thin film, the temperature raising process performed immediately before the film formation of the carbon nanotube bundle Later catalyst particle size can be controlled. Thereby, an electron-emitting device in which the density and diameter of the carbon nanotubes are controlled is obtained.
According to the invention of
According to the invention of claim 7, by forming the catalyst layer with a gap, the carbon-based material can also be selectively formed only on the catalyst metal formed with a gap. Therefore, the electric field strength on the surface of the patterned carbon-based material can be increased.
Moreover, although the mechanical strength of the carbon-based material is reduced by forming the carbon-based material with a gap, the insulating thin film is formed by forming the insulating thin film so as to fill the gap of the carbon-based material. Since it plays a role of supporting the carbon-based material, the mechanical strength is improved, and peeling from the substrate during the manufacturing process or use can be prevented.
According to the invention according to
In addition, when a carbon-based material is formed on the catalyst layer, depending on the type of catalyst, a so-called chip growth mode in which ultrafine catalyst particles exist above the carbon-based material is formed, and a catalytic metal that becomes an impurity is deposited at the tip of the carbon-based material However, the catalyst ultrafine particles can also be removed by removing the upper part of the carbon-based material by polishing or the like. If the ultrafine catalyst particles are present above the carbon-based material, the concentration of the electric field at the tip of the carbon-based material is hindered, but the ultrafine catalyst particles can be removed together with the upper portion of the carbon-based material, thereby preventing the concentration of the electric field. Thus, an excellent electron-emitting device is obtained.
According to the ninth aspect of the present invention, when an insulating thin film is formed by a method having a high film forming speed such as a thermal CVD method, the insulating thin film may be formed up to the upper surface of the carbon-based material. Even in such a case, by removing the insulating thin film so that the upper surface of the carbon-based material is exposed, an excellent electron-emitting device in which the electric field is efficiently concentrated on the tip of the carbon-based material can be obtained. In addition, since the upper surface of the carbon-based material and the upper surface of the insulating thin film are on the same plane, the mechanical strength of the carbon-based material is improved, and at the same time, highly reliable and stable electrons. An emission element can be obtained.
According to the invention of
In addition, the plasma CVD method can form a thin film at an appropriate deposition rate even with a very slow reaction material that is impossible with the thermal CVD method. Furthermore, it can synthesize materials with different thermal decomposition temperatures in various composition ratios. Is also possible.
According to the invention of claim 11, the structure is fixed before being taken out to the atmosphere by performing the steps of forming the carbon-based material and forming the insulating thin film in the gap between the carbon-based materials without taking it into the atmosphere. Therefore, it is possible to prevent the carbon-based material from being inclined in the step of taking out to the atmosphere, and the mechanical strength in the subsequent manufacturing steps can be improved.
According to the invention of claim 12, since the carbon-based material is a carbon nanotube bundle, an electron-emitting device having high electric field strength can be obtained.
According to the invention of claim 13, the catalyst layer is a metal thin film made of any one of Ni, Fe, Co, Mn, Pt, Cr or Pd, and an alloy thin film containing any one or more of these metals. Alternatively, a carbon nanotube bundle can be efficiently formed by using ultrafine particles made of at least one of these metals.
According to the fourteenth aspect of the present invention, by forming Fe as a catalyst layer on the aluminum thin film with a gap, the thickness of the aluminum thin film is controlled, so that the ascending performed immediately before the film formation of the carbon nanotube bundle is performed. The catalyst particle size after the heat treatment can be controlled. Thereby, the density and diameter of the carbon nanotube can be controlled.
According to the invention of claim 15, when the carbon-based material is a carbon nanotube bundle, a carbon-based thin film mainly having an sp 3 structure can be used instead of the insulating thin film. By changing the film formation conditions from the formation of the nanotube bundle, the film formation can be performed in the same processing chamber. Therefore, an insulating thin film can be easily formed without taking the carbon-based material into the atmosphere, and mechanical strength in the subsequent manufacturing process can be improved.

In the first embodiment, since the carbon material upper surface and the insulating thin film upper surface are on the same plane, the structure is preferable from the viewpoint of the reliability and stability of the electron-emitting device.
In the first embodiment, the upper surface of the carbon-based material and the upper surface of the insulating thin film are on the same plane. However, the present invention has other structures as long as the upper surface of the carbon-based material is exposed. Of course, this structure is also included. For example, as shown in FIG. 3, the structure of the second embodiment in which the upper surface of the carbon-based material insulating thin film protrudes from the surface of the insulating
Next, a method for manufacturing the electron-emitting device 100 according to the first embodiment will be described below with reference to FIG.

Next, as shown in FIG. 2B, a carbon-based
Moreover, when using Fe as the
The formation of the carbon-based
FIG. 4 is a conceptual diagram showing an apparatus (plasma CVD apparatus) 200 for forming a carbon-based material by plasma CVD.
In the
When forming a carbon nanotube bundle by the plasma CVD method, it is preferable to use a hydrocarbon gas or a combination of a hydrocarbon gas and a hydrogen gas as a raw material gas. Here, as the hydrocarbon gas, methane (CH 4), ethane (C 2 H 6), propane (C 3 H 8), butane (C 4 H 10), ethylene (C 2 H 4), acetylene (C Examples include hydrocarbon gases such as 2 H 2 ), mixed gases thereof, and gases obtained by vaporizing methanol, ethanol, acetone, benzene, toluene, xylene, naphthalene, and the like. In order to stabilize the discharge and promote plasma dissociation, a dilution gas such as helium (He) or argon (Ar) may be mixed, or a doping gas such as nitrogen or ammonia may be mixed. May be.
In the

Conventionally, a thermal CVD method is generally used to form a carbon-based material. However, since the thermal CVD method decomposes the source gas by a thermal decomposition reaction, for example, when a carbon nanotube bundle is formed, the substrate temperature is as high as 600 to 800 ° C. Therefore, when a glass substrate or the like is used, distortion due to heat has occurred.
On the other hand, in the plasma CVD method, since a film is formed through a plasma excited state, a dense thin film can be formed at a lower temperature than the thermal CVD method using a thermal decomposition reaction of a source gas. Therefore, even when a carbon nanotube bundle is formed, the substrate temperature can be suppressed to about 500 to 600 ° C., and a glass substrate or the like can be suitably used.
In addition, the plasma CVD method can form a thin film at an appropriate deposition rate even with a very slow reaction material that is impossible with the thermal CVD method. Furthermore, it can synthesize materials with different thermal decomposition temperatures in various composition ratios. It has the feature that it is possible.
As described above, since the carbon-based
However, the mechanical strength decreases due to the carbon-based
Therefore, as shown in FIG. 2C, the insulating
At this time, the formation of the carbon-based
When the carbon-based
However, at the present stage, the tips of the carbon-based
Therefore, as shown in FIG. 2D, the carbon-based
In addition, polishing can be given as a method for planarizing the structure. Depending on the type of the catalyst, the so-called chip growth mode in which the ultrafine catalyst particles are present at the tip of the carbonaceous material can be removed, but by performing polishing, the ultrafine catalyst particles at the tip of the carbonaceous material can be removed. The tip of the carbon-based material can be opened. Thereby, good electron emission characteristics can be obtained. As a polishing method, in addition to mechanical polishing using an abrasive, chemical mechanical polishing (CMP) using slurry or the like may be used.
In addition, as a method for planarizing the structure, there is also etching. For example, when the carbon-based
It is also possible to form the insulating
In this example, the carbon-based material was patterned by patterning the catalyst layer before forming the carbon-based material. However, the catalyst layer was formed on the entire surface of the substrate, and the carbon-based material was formed thereon. The carbon-based material may be patterned by forming a film and then etching.
In the first embodiment, etching is performed so that the upper surfaces of the carbon-based
