Abstract
Description
本発明は、感光性ペースト及びそれを用いて形成した焼成物パターンに関し、特にプラズマディスプレイパネル(以下、「PDP」と略称する)の各種パターンの形成に有用な感光性ペーストに関するものである。 The present invention relates to a photosensitive paste and a fired product pattern formed using the same, and more particularly to a photosensitive paste useful for forming various patterns of a plasma display panel (hereinafter referred to as “PDP”).
A PDP is a flat display that displays images and information using light emission by plasma discharge, and is classified into a DC type and an AC type according to a panel structure and a driving method.
The principle of color display by PDP is that plasma discharge is generated in the cell space (discharge space) between the opposing electrodes formed on the front glass substrate and the rear glass substrate separated by ribs (partition walls), and each cell space. The phosphor formed on the inner surface of the rear glass substrate is excited by ultraviolet rays generated by the discharge of a gas such as He or Xe enclosed therein, and three primary colors of visible light are generated. Each cell space is defined by grid-like ribs in the DC type PDP, and is defined by ribs arranged in parallel to the substrate surface in the AC type PDP. Made by ribs. Hereinafter, it will be briefly described with reference to the accompanying drawings.
FIG. 1 partially shows a structural example of a surface discharge type PDP having a three-electrode structure for full color display. On the lower surface of the front glass substrate 1, a large number of a pair of
On the other hand, on the rear glass substrate 11, striped ribs (partitions) 12 partitioning the discharge space and a large number of address electrodes (data electrodes) 13 arranged in each discharge space are arranged in a predetermined pitch. Yes. Further, phosphor films of three colors of red (14a), blue (14b), and green (14c) are regularly arranged on the inner surface of each discharge space, and in full color display, red, blue as described above. The three primary colors of phosphor films 14a, 14b, and 14c constitute one pixel.
Further, on both sides of the pair of
In the PDP having the above structure, an alternating pulse voltage is applied between the pair of
Further, in the PDP having the above structure, the ultraviolet rays generated by the discharge excite the phosphor films 14a, 14b and 14c of the rear substrate 11, and the generated visible light is viewed through the transparent electrodes 3a and 3b of the front substrate 1. It has become.
このような構造のPDPにおいて、前記ストライプ状のブラックマトリックス10や各種電極等のパターン形成は、フォトグラフィー法により、感光性ペーストを塗布し、パターンマスクを通して露光した後、現像し、次いで焼成する方法で行われている(特許文献1参照)。
In the PDP having such a structure, pattern formation of the stripe-shaped
しかしながら、上述したパターン形成における現像工程において、現像時間が短い等の現像条件が適切でないと現像残渣が残る等の点で問題がある。
これに対し従来、上記問題を解決するために、ペーストの未露光部が現像除去される時間(以下、「ブレイクポイント」という)を長めに設定する工夫がなされていた。
However, in the development process in the pattern formation described above, there is a problem in that a development residue remains if development conditions such as a short development time are not appropriate.
On the other hand, conventionally, in order to solve the above-described problem, a contrivance has been made to set a longer time for developing and removing the unexposed portion of the paste (hereinafter referred to as “break point”).
しかしながら、現像時間を長めに設定すると、耐現像性の限界から、露光によって光硬化したパターンとして残すべきラインに欠けが生じてしまうという新たな問題が生じる。 However, if the development time is set longer, there is a new problem that a line to be left as a pattern photocured by exposure is missing due to the development resistance limit.
そこで本発明は、このような従来技術が抱える課題を解決するためになされたものであり、その主たる目的は、パターンの形成条件に影響されること無く,しかも現像時間が長いなどの厳しい現像条件であっても,優れたラインのパターニング性を確保し得る感光性ペースト、及びそれを用いて形成した焼成物パターンを提供することにある。 Therefore, the present invention has been made to solve such problems of the prior art, and its main purpose is to avoid severe development conditions such as long development time without being affected by pattern formation conditions. Even so, it is an object of the present invention to provide a photosensitive paste capable of ensuring excellent line patterning properties and a fired product pattern formed using the same.

本発明の感光性ペーストは、カップリング剤とアルキルアンモニウム塩類を組み合わせて用いた点に特徴があり、これにより、耐現像性が向上し、ひいては優れたラインのパターニング性を得ることができる。
即ち、パターンの形成条件に影響されることなく、しかも現像時間が長い等の厳しい現像条件であっても、優れたラインのパターニング性を確保し得る感光性ペーストを提供することができる。
The photosensitive paste of the present invention is characterized in that a coupling agent and an alkylammonium salt are used in combination, whereby the development resistance is improved, and as a result, excellent line patterning properties can be obtained.
That is, it is possible to provide a photosensitive paste that is not affected by the pattern formation conditions and can ensure excellent line patternability even under severe development conditions such as a long development time.
以下、本発明の感光性ペーストの各成分について説明する。
まず、上記無機微粒子(A)について説明する。
本発明の感光性ペーストをバス電極やブラックマトリックスに用いる導電性ペーストや黒色ペーストとして処方する場合、用いる無機微粒子(A)としては、例えば導電性微粒子、黒色導電性微粒子、黒色無機微粒子、ならびにこれらの無機微粒子とガラス粉末の混合物が挙げられる。
Hereinafter, each component of the photosensitive paste of the present invention will be described.
First, the inorganic fine particles (A) will be described.
When the photosensitive paste of the present invention is formulated as a conductive paste or black paste used for a bus electrode or a black matrix, examples of the inorganic fine particles (A) used include conductive fine particles, black conductive fine particles, black inorganic fine particles, and these And a mixture of inorganic fine particles and glass powder.
導電性微粒子としては、金、銀、銅、ルテニウム、パラジウム、白金、アルミニウム、ニッケル、錫、鉛、亜鉛、鉄、イリジウム、オスミウム、ロジウム、タングステン、モリブデン等やこれらの合金の他、酸化錫、酸化インジウム、ITOなどが挙げられ、これらは、単独で又は2種類以上を組み合わせて用いることができる。 Examples of conductive fine particles include gold, silver, copper, ruthenium, palladium, platinum, aluminum, nickel, tin, lead, zinc, iron, iridium, osmium, rhodium, tungsten, molybdenum, and alloys thereof, as well as tin oxide, Indium oxide, ITO, etc. are mentioned, These can be used individually or in combination of 2 or more types.
These conductive fine particles can be in the form of spheres, blocks, flakes, dendrites or the like, but it is preferable to use spheres in consideration of optical properties and dispersibility. The average particle size is preferably 20 μm or less, preferably 5 μm or less from the viewpoint of resolution. In order to prevent the conductive fine particles from being oxidized, to improve the dispersibility in the composition and to stabilize the developability, it is particularly preferable to treat Ag, Ni, and Al with a fatty acid. Examples of the fatty acid include oleic acid, linoleic acid, linolenic acid, and stearic acid.
黒色導電性微粒子としては、PDP用電極作成工程においては500〜600℃という高温焼成を伴うため、高温での色調や導電性の安定性を有するものである必要があり、例えばルテニウム酸化物やルテニウム化合物、銅−クロム系黒色複合酸化物、銅−鉄系黒色複合酸化物等が好適に用いられる。特にルテニウム酸化物又はルテニウム化合物は、高温での色調や導電性の安定性に極めてすぐれていることから最適である。 Since the black conductive fine particles are accompanied by high-temperature firing of 500 to 600 ° C. in the electrode preparation process for PDP, it is necessary to have a color tone at high temperature and stability of conductivity, for example, ruthenium oxide or ruthenium. A compound, a copper-chromium black composite oxide, a copper-iron black composite oxide, or the like is preferably used. In particular, ruthenium oxide or ruthenium compound is optimal because it is extremely excellent in color tone and conductivity stability at high temperatures.
このような導電性微粒子や黒色導電性微粒子の配合量は、後述する有機バインダー(B)100質量部当り25〜1,000質量部となる割合が適当である。導電性微粒子や黒色導電性微粒子の配合量が25質量部未満の場合、導体回路の線幅収縮や断線を生じ易くなり、一方、1,000質量部を超えて多量に配合すると、光の透過を損ない、組成物の充分な光硬化性が得られ難くなる。 The blending amount of such conductive fine particles and black conductive fine particles is suitably a ratio of 25 to 1,000 parts by mass per 100 parts by mass of the organic binder (B) described later. When the blending amount of the conductive fine particles and the black conductive fine particles is less than 25 parts by mass, the line width of the conductor circuit is likely to be shrunk or disconnected. On the other hand, when the compounding amount exceeds 1,000 parts by mass, the light is transmitted. It is difficult to obtain sufficient photocurability of the composition.
As the black inorganic fine particles, an inorganic pigment having color tone stability at a high temperature can be used because it is accompanied by high-temperature firing at 450 to 600 ° C. in the PDP substrate manufacturing process. Specific examples include oxides and composite oxides such as Cr, Co, Cu, Ni, Fe, Mn, Al, La, and Sr, but are not limited to these. More than one species can be used in combination. In particular, in the present invention, copper-chromium black composite oxide, copper-iron black composite oxide, cobalt tetroxide, and the like, the black film formed after firing becomes dense and excellent in color tone, Preferably used.
As such black inorganic fine particles, it is desirable to use fine particles having an average particle diameter of 2 μm or less, preferably 0.01 μm or more and 1 μm or less. The reason is that if the average particle size is 2 μm or less, a fired film excellent in dense blackness can be formed without impairing adhesion or the like even if added in a small amount. On the other hand, when the average particle size of the black inorganic fine particles is larger than 2 μm, the denseness of the fired film is deteriorated and the blackness of the fired film is likely to be lowered.
Moreover, the compounding quantity of black inorganic fine particles is 5-400 mass parts per 100 mass parts of organic binders (B), Preferably the range of 20-200 mass parts is suitable. The reason for this is that if the blending amount of the black inorganic fine particles is less than the above range, sufficient blackness cannot be obtained after firing. On the other hand, if the blending amount exceeds the above range, the light transmittance is deteriorated and the cost is reduced. It is because it becomes high and is not preferable.
なお、焼成後の皮膜の強度、基板への密着性向上のために、後述するようなガラス粉末を上述した導電性微粒子、黒色導電性微粒子、黒色無機微粒子100質量部に対し1〜500質量部の範囲で配合することができる。 In addition, in order to improve the strength of the film after firing and the adhesion to the substrate, the glass powder as described later is 1 to 500 parts by mass with respect to 100 parts by mass of the conductive fine particles, black conductive fine particles, and black inorganic fine particles described above. It can mix | blend in the range.
When the photosensitive paste of the present invention is formulated as a glass paste or the like, as the inorganic fine particles (A) to be used, low melting point glass powder having a softening point of 300 to 600 ° C. is used, and lead oxide, bismuth oxide, zinc oxide or oxidized What has lithium as a main component can be used conveniently. Further, as the low melting point glass powder, those having a glass transition temperature of 300 to 550 ° C. are preferably used, and those having an average particle diameter of 10 μm or less, preferably 2.5 μm or less are preferable from the viewpoint of resolution. .
The blending amount of the glass powder is also suitably a ratio of 10 to 1,000 parts by mass per 100 parts by mass of the organic binder (B) described later.
次に、有機バインダー(B)としては、具体的にはそれ自体がエチレン性不飽和二重結合を有するカルボキシル基含有感光性樹脂およびエチレン性不飽和二重結合を有さないカルボキシル基含有樹脂のいずれも使用可能である。 Next, as the organic binder (B), specifically, a carboxyl group-containing photosensitive resin itself having an ethylenically unsaturated double bond and a carboxyl group-containing resin having no ethylenically unsaturated double bond are used. Either can be used.
The carboxyl group-containing photosensitive resin and the carboxyl group-containing resin may be used alone or as a mixture, but in any case, they may be blended in a proportion of 10 to 80% by mass of the total amount of the composition. preferable. When the blending amount of these polymers is less than the above range, the distribution of the resin in the film to be formed tends to be non-uniform, and it is difficult to obtain sufficient photocurability and photocuring depth, and selective exposure and development. Makes patterning difficult. On the other hand, if it is more than the above range, it is not preferable because the pattern during baking and the shrinkage of the line width are likely to occur.
The carboxyl group-containing photosensitive resin and the carboxyl group-containing resin each have a weight average molecular weight of 1,000 to 100,000, preferably 5,000 to 70,000, and an acid value of 50 to 250 mgKOH / g, and In the case of a carboxyl group-containing photosensitive resin, those having a double bond equivalent of 350 to 2,000, preferably 400 to 1,500 can be suitably used. When the molecular weight of the resin is lower than 1,000, the adhesion of the film during development is adversely affected. On the other hand, when the molecular weight is higher than 100,000, development defects are liable to occur. On the other hand, when the acid value is lower than 50 mgKOH / g, the solubility in an alkaline aqueous solution is insufficient, and development failure tends to occur. Part) is not preferable. Further, in the case of a carboxyl group-containing photosensitive resin, if the double bond equivalent of the photosensitive resin is less than 350, a residue is likely to remain at the time of baking, whereas if it is greater than 2,000, a work margin at the time of development. Is narrow, and a high exposure amount is required at the time of photocuring.
Next, the photopolymerizable monomer (C) in the photosensitive paste of the present invention is used for promoting the photocurability of the composition and improving the developability.
Examples of the photopolymerizable monomer (C) include 2-hydroxyethyl acrylate, 2-hydroxypropyl acrylate, diethylene glycol diacrylate, triethylene glycol diacrylate, polyethylene glycol diacrylate, polyurethane diacrylate, trimethylolpropane triacrylate, Pentaerythritol triacrylate, pentaerythritol tetraacrylate, trimethylolpropane ethylene oxide modified triacrylate, trimethylolpropane propylene oxide modified triacrylate, dipentaerythritol pentaacrylate, dipentaerythritol hexaacrylate, and each methacrylate corresponding to the above acrylate; phthalate Acid, adipic acid, maleic acid, Examples include mono-, di-, tri- or higher polyesters of polybasic acids such as conic acid, succinic acid, trimellitic acid, terephthalic acid, and hydroxyalkyl (meth) acrylate, but are limited to specific ones. These may be used alone or in combination of two or more. Among these photopolymerizable monomers, polyfunctional monomers having two or more acryloyl groups or methacryloyl groups in one molecule are preferable.
このような光重合性モノマー(C)の配合量は、前記有機バインダー(カルボキシル基含有感光性樹脂及び/又はカルボキシル基含有樹脂)(B)100質量部当り20〜100質量部が適当である。光重合性モノマー(C)の配合量が上記範囲よりも少ない場合、組成物の充分な光硬化性が得られ難くなり、一方、上記範囲を超えて多量になると、皮膜の深部に比べて表面部の光硬化が早くなるため硬化むらを生じ易くなる。 The amount of such a photopolymerizable monomer (C) is suitably 20 to 100 parts by mass per 100 parts by mass of the organic binder (carboxyl group-containing photosensitive resin and / or carboxyl group-containing resin) (B). When the blending amount of the photopolymerizable monomer (C) is less than the above range, it is difficult to obtain sufficient photocurability of the composition. On the other hand, when the amount exceeds the above range, the surface is larger than the deep part of the film. Since the photo-curing of the part is accelerated, uneven curing is likely to occur.

△:ライン形状に欠けは無いが若干ヨレがある。
×:ライン形状に欠けがある。
(Evaluation method of line shape)
The line shape of the formed black layer pattern was observed with a microscope, and it was evaluated whether or not the line was missing. The evaluation criteria for the line shape are as follows.
○: The line shape is satisfactory without any chipping.
Δ: There is no chipping in the line shape, but there is some twist.
X: There is a chip in the line shape.
これらの評価結果を、表2、3、4に示す。 These evaluation results are shown in Tables 2, 3, and 4.
表2に示す結果から明らかなように、現像時間を長めに設定しても欠けが無く良好なライン形状を得るためには、ペースト中に、カップリング剤とアルキルアンモニウム塩類を組み合わせて配合する必要があることが確認できた。 As is clear from the results shown in Table 2, it is necessary to combine a coupling agent and an alkylammonium salt in the paste in order to obtain a good line shape without chipping even if the development time is set longer. It was confirmed that there is.
表3に示す結果から明らかなように、カップリング剤とアンモニウム塩の配合量が多い程、厳しい現像条件下でもライン形状が良好であることが確認できた。 As is clear from the results shown in Table 3, it was confirmed that the greater the blending amount of the coupling agent and the ammonium salt, the better the line shape even under severe development conditions.
表4に示す結果から明らかなように、本発明によれば、パターン形成方法が厳しくなってもラインに欠けが生じないことが確認できた。 As apparent from the results shown in Table 4, according to the present invention, it was confirmed that the line was not chipped even when the pattern forming method was severe.
なお、上記評価用ペーストについて、焼成後のライン形状、密着性を評価したが、いずれも問題はなかった。これらの評価方法は、焼成後のライン形状については、焼成まで終了したパターンを顕微鏡観察し、ラインに不規則なばらつきがなく、ヨレ等がないかどうかで評価した。また密着性は、セロハン粘着テープによるピーリングを行い、パターンの剥離がないかどうかで評価した。 In addition, although the line shape after baking and adhesiveness were evaluated about the said paste for evaluation, all had no problem. In these evaluation methods, the line shape after firing was evaluated by observing the pattern that had been completed up to firing under a microscope, and whether there was no irregular variation in the line, and there was no twist or the like. The adhesion was evaluated by peeling with a cellophane pressure-sensitive adhesive tape and checking for pattern peeling.
