本発明は、カーボンナノチューブの製造方法、カーボンナノチューブデバイスおよび電気二重層キャパシタに関する。

【従来の技術】
一般に、チューブの直径が数μm以上の細長い形状の繊維状炭素材料は、カーボンファイバと呼ばれている。カーボンナノチューブと呼ばれるチューブ状炭素材料は、1991年に発見され、カーボンファイバよりも細い1μm以下のチューブ径を有する。狭義には、カーボンの6角網目の面が軸とほぼ平行である炭素材料がカーボンナノチューブと呼ばれている。狭義のカーボンナノチューブをさらに分類すると、6角網目のチューブが1枚だけのカーボンナノチューブは、シングルウォールナノチューブ(SWNT)と呼ばれ、6角網目が多層であるカーボンナノチューブはマルチウォールナノチューブ(MWNT)と呼ばれている。

本明細書において、カーボンナノチューブとは、直径1μm以下のチューブ状の炭素材料をいい、チューブ内が中空である場合だけでなく、チューブ内が詰まっている場合も含み、さらにチューブの周囲にアモルファス的な炭素(結晶性の乱れを有する炭素)が存在す場合も含む。

上記のカーボンナノチューブの製造方法には、アーク放電法、レーザー蒸発法および熱分解法(または熱CVD(化学的蒸着)法)の3種類がある。以下、3種類の製造方法について説明する。

(アーク放電法)
アーク放電法では、1991年、飯島らが、アーク放電における陰極堆積物中の炭素物質の電子顕微鏡観察により、MWNTを発見した。その後、希ガス圧力を500Torr以上にするなどの工夫から、現在ではMWNTの高効率合成法がほぼ確立している。

また、SWNTは、1993年、飯島およびBethuneらによって、独立に、同時に報告された。飯島らはFe(鉄)微粒子が共存したアーク炭素すす中で初めてSWNTを見出し、BethuneらはCo(コバルト)共存下でSWNTの作製に成功している。一方、1996年、Bernierらは、Niを含んだカーボンロッド中にさらにY(イットリウム)を添加することにより、SWNTの収率が著しく増大することを明らかにした。彼らは、原子比でNi(ニッケル)1%およびY4%を含んだカーボンロッドのアーク放電から得られる陰極堆積物の先端部にSWNTが大量に生成していることを見出した。その後、その際に生じる炭素すす中にも極めて収率よくカーボンナノチューブが生成していることが明らかになった。

(レーザ蒸発法)
レーザ蒸発法は、1996年、Smalleyらのグループにより高収率合成法として明らかにされた。このレーザ蒸発法では、まず、石英管中にCoまたはNiを分散させたカーボンロッドを設置し、石英管中にAr(アルゴン)を約500Torrに満たし、全体を約1200℃に加熱する。そして、石英管の上流側の端からNd(ネオジム):YAGレーザを集光してカーボンロッドを加熱蒸発させる。それにより、石英管の下流側にカーボンナノチューブが堆積する。

(熱分解法(熱CVD法))
熱分解法は、電気炉により加熱された反応容器中にエチレン、アセチレン、ベンゼン等の炭化水素ガスをキャリアガスとともに導入し、熱分解された炭素を容器中または基板上に分散された触媒金属の存在下でチューブ状に形成するものである。以下、熱分解法を用いた従来のカーボンナノチューブの製造方法について説明する。

熱分解法を用いたMWNTの作製法として、アルミナ微粒子に硝酸鉄等を含浸させた触媒を用いて直径3.5〜70nmの炭素フィブリルを生成させる方法が提案されている(特許文献1参照)。

本発明は、熱分解法で基板上にカーボンナノチューブを形成するものであるが、以下に触媒金属を基板上に準備し、カーボンナノチューブを形成する従来の作製法について示す。

従来の第1の製造方法として、耐熱性の基体上に金属Pd(パラジウム)微粒子を分散させて炭素ガス中で熱処理する方法が提案されている(特許文献2参照)。この方法では、表面酸化膜を形成したシリコン基板を使用し、有機溶剤で洗浄した後、有機Pd錯体溶液をスピンナーコートし、大気中で300℃、12分間熱処理する。続いて、N2(98vol1%)+H2(2vol%)の混合ガス気流中で、185℃、10分間の熱処理を行う。その表面にはφ5nm程度の金属Pdが分散していたとされている。気相成長炭素繊維(カーボンナノチューブ)の形成はAr(99vol%)+C2H4(1vol%)の混合ガスとN2 とを1:9で混合した気流中で、700℃、10分間熱処理を行う。

従来の第2の製造方法として、硝酸鉄(Fe(NO3)3)を用いた方法が提案されている(非特許文献1参照)。この方法では、硝酸鉄をエタノールに分散させた溶液をスピンコートで5〜10nmの厚さに塗布し、700℃の真空中熱処理で微粒子を固定し、カーボンナノチューブの形成前に窒素ガス中で還元処理して触媒を活性化させる。アルミニウムを基板に使用し、金属基板上へのカーボンナノチューブの形成に成功したと記載されている。

従来の第3の製造方法として、Cu、Cr、AgおよびAuのうちの1種とFe、CoおよびNiのうち1種とを同時スパッタリングする方法が提案されている(特許文献3参照)。この方法では、基体として清浄したサファイヤ基板またはSiウエハ基板を使用している。基板上にRFスパッタリング法によりCoを100nm成膜し、さらにCu、Cr、AgおよびAuのうちの1種とFe、CoおよびNiのうち1種とを同時スパッタリングすることにより触媒微粒子の分散膜を作製している。この分散膜は水素4%、ヘリウム96%の雰囲気中で600℃で20分間アニールすると、基体表面に数〜数十nmのFe、CoまたはNiの触媒微粒子がCu、Cr、AgまたはAuの超微粒子支持膜中または表面にかなり高密度に分散された超微粒子分散膜が得られるとされている。

しかしながら、上記の従来の第1および第2の製造方法では、工程が複雑となり、かつスピンコート法で溶液を塗布する必要があるため、カーボンナノチューブの大面積化が困難である。

また、上記の従来の第3の製造方法では、2元の同時スパッタリングという複雑なプロセスが必要となる。そのため、カーボンナノチューブの量産化および大面積化が困難である。

本発明の目的は、簡単なプロセスでカーボンナノチューブを形成することができるとともに量産化および大面積化が可能なカーボンナノチューブの製造方法、それを用いたカーボンナノチューブデバイスおよび電気二重層キャパシタを提供することである。

【課題を解決するための手段および発明の効果】
本発明に係るカーボンナノチューブの製造方法は、少なくとも一面側にカーボンナノチューブの成長を促進する作用を有する触媒金属からなる第1の金属層を含む基板を用い、基板の第1の金属層上にチタンを主成分とする非触媒金属からなる第2の金属層を形成し、炭化水素ガスを原料ガスとして含む雰囲気中で熱分解法により基板上にカーボンナノチューブを成長させるものである。

本発明に係るカーボンナノチューブの製造方法においては、少なくとも一面側に触媒金属からなる第1の金属層を含む基板を用い、その基板の第1の金属層上にチタンを主成分とする非触媒金属からなる第2の金属層を形成する。この状態で、炭化水素ガスを原料ガスとして含む雰囲気中で熱分解法を行うと、非触媒金属からなる第2の金属層上にカーボンナノチューブを形成することができる。これは、熱により第1の金属層の触媒金属が第2の金属層の非触媒金属と反応しまたは第2の金属層中に拡散することにより第2の金属層の表面に触媒金属の微粒子が形成されたことによるものと考えられる。

このように、簡単なプロセスによりカーボンナノチューブを第2の金属層上に形成することができる。したがって、カーボンナノチューブの量産化および大面積化が可能となる。

【発明の実施の形態】
(1)第1の実施の形態
図1は本発明の第1の実施の形態に係るカーボンナノチューブの製造方法を説明するための模式的断面図である。図1を参照しながら第1の実施の形態に係るカーボンナノチューブの製造方法を説明する。

まず、触媒金属からなる触媒金属基板1上に、電子ビーム蒸着法、スパッタリング法等の成膜法によりTi(チタン)を主成分とする非触媒金属層2を形成する。それにより、触媒金属基板1および非触媒金属層2の積層構造からなる基板100が形成される。

触媒金属は、Ni(ニッケル)、Co(コバルト)またはFe(鉄)であることが好ましい。また、触媒金属は、Y(イットリウム)、Rh(ロジウム)、Pd(パラジウム)、Pt(白金)、La(ランタン)、Ce(セリウム)、Pr(プラセオジウム)、Nd(ネオジム)、Gd(ガドリニウム)、Tb(テルビウム)、Dy(ジスプロシウム)、Ho(ホルミウム)、Er(エルビウム)またはLu(ルテチウム)であってもよい。あるいは、触媒金属は、Ni、Co、Fe、Y、Rh、Pd、Pt、La、Ce、Pr、Nd、Gd、Tb、Dy、Ho、ErおよびLuのうち2種以上の金属を含んでもよい。

非触媒金属層2は、Ti単体からなってもよく、Tiを主成分として他の金属元素を含んでもよい。非触媒金属層2の膜厚は、50Å以上400Å以下であることが好ましい。この場合、カーボンナノチューブを非触媒金属層2上に形成することができる。また、非触媒金属層2の膜厚が100Å以上200Å以下であることがより好ましい。この場合、カーボンナノチューブを非触媒金属層2の全面に均一に形成することができる。

(2)第2の実施の形態

(5)第5の実施の形態
第1〜第3の実施の形態に係る製造方法により製造されるカーボンナノチューブは、電気二重層キャパシタの電極に限らず、電気化学デバイス等の種々のカーボンナノチューブデバイスの電極として用いることができる。

本実施の形態に係るカーボンナノチューブデバイスは、第1〜第3のいずれかの実施の形態に係る方法により製造されたカーボンナノチューブを水電解用電極または触媒電極として備える。

この場合、水電解用電極または触媒電極としては、図1、図2または図3に示した基板100上に形成されたカーボンナノチューブを用いることができる。あるいは、図1、図2または図3の基板100からカーボンナノチューブを酸等により分離し、カーボンナノチューブを独立して水電解用電極または触媒電極として用いてもよい。

【実施例】
(実施例1)
実施例1では、触媒金属基板1としてNi基板、Fe基板、Co基板およびSUS(ステンレス)基板を用い、第1の実施の形態の方法で次のようにしてカーボンナノチューブを形成した。SUS基板は、Fe中にCrを18%およびNiを8%を含有する。

触媒金属基板1をアセトンで超音波洗浄し、窒素ガンにより乾燥させた。触媒金属基板1を電子ビーム蒸着装置の容器内にセットし、10−4Pa以下に真空引きした。ターゲットとしてTiを使用し、各触媒金属基板1上に非触媒金属層2として膜厚100ÅのTi膜を形成した。

触媒金属基板1およびTi膜の積層構造を有する基板100を熱CVD装置にセットし、5×10−2Pa以下に真空引きした。その後、ヒータにより50℃/分で700℃まで昇温し、基板100を約1時間700℃で保持した。容器内にHeで20%に希釈されたアセチレンガスを15sccmで導入し、容器内の圧力を1000Paとした。この状態で基板10を1時間保持し、各基板100上にカーボンナノチューブを形成した。

その後、ヒータの電源を遮断し、基板100を自然冷却させた。基板100が室温まで冷却された後、基板100を容器から取り出した。

また、比較例として、触媒金属基板1の代わりにTa(タンタル)基板およびW(タングステン)基板を用い、実施例1と同様の方法でカーボンナノチューブの形成を試みた。
