【発明の属する技術分野】
本発明は太陽光発電などに使用される光電変換装置とその製造方法に関し、特に粒状結晶半導体を用いた光電変換装置とその製造方法に関する。

【従来の技術】
従来の粒状結晶半導体を用いた光電変換装置を図3〜図6に示す。例えば図3に示すように、第1のアルミニウム箔9に開口を形成し、その開口にp型の上にn型表皮部8を持つシリコン球2を挿着し、このシリコン球2の裏側のn型表皮部8を除去し、第1のアルミニウム箔9の裏面側に酸化物絶縁層3を形成し、シリコン球2の裏側の酸化物絶縁層3を除去し、シリコン球2と第2のアルミニウム箔7とを接合する光電変換装置が開示されている(例えば特開昭61−124179号公報参照)。

また、図4に示すように、基板1上に低融点金属層10を形成し、この低融点金属層10上に第1導電型の粒状結晶半導体2を配設し、この粒状結晶半導体2上に第2導電型のアモルファス半導体層6を上記低融点金属層10との間に絶縁層3を介して形成する光電変換装置が開示されている(例えば特許第2641800号公報参照)。

また、図5に示すように、基板1上に高融点金属層11と低融点金属層10と半導体微小結晶粒12とを堆積し、半導体微小結晶粒12を融解させて飽和させた上で徐々に冷却して半導体を液相エビタキシャル成長させることによって多結晶薄膜12を形成する方法が開示されている(例えば特公平8−34177号公報参照)。

また、図6に示すように、シート状のモジュール基板1上に複数の第1導電型の球状半導体16を導電ぺースト14によって接着された状態で熱可塑性透明柔軟樹脂17中に埋設し、球状半導体16の表面領域に不純物を熱拡散あるいはイオン注入によってドープすることで第2導電型の表面層4を形成する方法が開示されている(例えば特開2001−230429号公報参照)。

【発明が解決しようとする課題】
しかしながら、図3に示すような光電変換装置では、第1のアルミニウム箔9に開口を形成し、その開口にシリコン球2を押し込んでシリコン球2を第1のアルミニウム箔9に接合させる必要があるため、シリコン球2の球径に均一性が要求され、高コストになるという問題があった。また、接合させるときの処理温度がアルミニウムとシリコンとの共晶温度である577℃以下であるため、接合が不安定になるという問題があった。

また、図4に示すような光電変換装置によれば、第1導電型の粒状結晶半導体2上に第2導電型のアモルファス半導体層6を設けるため、安定なpn接合を形成するにはアモルファス半導体層6を形成する前に粒状結晶半導体2の表面を十分にエッチングおよび洗浄する必要があった。また、アモルファス半導体層6の光吸収が大きいことに起因して膜厚を薄くしなければならず、アモルファス半導体層6の膜厚が薄い場合、欠陥に対する許容度も小さくなり、洗浄工程や製造環境の管理を厳しくする必要があり、その結果、高コストになるという問題があった。

また、図5に示すような光電変換装置によれば、低融点金属層10が第1導電型の液相エピタキシャル多結晶層12中に混入するために性能が落ち、また絶縁体がないために上部電極5と下部電極11との間にリークが発生するという問題があった。

また、図6に示すような光電変換装置によれば、第1導電型の球状半導体16の導電性ペースト14との接合部には高濃度層が存在しないため、光子により励起された電子の障壁、いわゆるバックフィールド効果を得ることができず、光電変換効率が低下することが判明した。

また絶縁体として耐熱性の有機無機複合材料を用いた場合、CVD成膜工程において粒状結晶半導体と有機無機複合材料とのエッチング速度差により発生する両者の界面での段差を防ぐため、アルコキシシランの加水分解物の添加が有効であるが、絶縁層に発生するクラックを完全には防止できないことが判明した。

本発明は上記従来技術の問題点に鑑みてなされたものであり、その目的は、低コストで高性能な信頼性の高い光電変換装置とその製造方法を提供することにある。

【課題を解決するための手段】
上記目的を達成するために、請求項1に係る光電変換装置は、一方の電極となる基板上に一導電型を呈する粒状結晶半導体を多数配設して基板と接合し、この粒状結晶半導体間に絶縁体を充填してこの粒状結晶半導体上に逆導電型を呈する半導体層を設けるとともに、この逆導電型を呈する半導体層に他方の電極を接続して設けた光電変換装置において、前記絶縁体がSiを含有する有機無機複合材料、およびアルコキシシランの加水分解物と無機フィラーとの混合体から成ることを特徴とする。

本発明の光電変換装置によれば、基板上に粒状結晶半導体を多数配置して加熱して両者の溶融した合金部によって接合し、この多数の粒状結晶半導体の間に絶縁体を充填した構造において、絶縁体が露出している基板の全面を欠陥なく覆い、なお且つ絶縁体にSiを含有する有機無機複合材料とアルコキシシランの加水分解物と無機フィラーとから成る混合体を用いることで、絶縁体におけるクラック発生を極力防止することができ、従来の光電変換装置と比較して製造マージンが大きく、低コストの製造が可能となる。つまり、粒状結晶半導体をより低い粒径精度で製造すればよく、絶縁体によって正電極と負電極の分離を確実に行うことができ、その結果低コストの製造が可能となる。

【発明の実施の形態】
以下、図面に基づいて本発明を詳細に説明する。
図1は、請求項1に係る光電変換装置の一実施形態を示す図である。図1において、1は基板、2は粒状結晶半導体、3は絶縁体、4は粒状結晶半導体2とは逆の導電型を呈する半導体層、5は導電層、15は基板1と粒状結晶半導体2との合金層である。

基板1はアルミニウムの融点以上の融点を有する金属やセラミックを下地基板とし、例えば鉄、ステンレス、インバー、Fe−Co−Ni系低熱膨張率合金等の鉄合金、ニッケル、アルミナ等のセラミックが用いられる。そして、基板1上にアルミニウムから成る電極層1’を形成した構成とし、アルミニウムから成る層1’にはさらに第2の添加元素としてシリコン、マグネシウム、マンガン、クロム、チタン、ニッケル、亜鉛、銀、銅から選ばれた1種もしくは複数種の元素を添加してもよく、結晶半導体粒子2の接合時の溶融過多を防止することができる。アルミニウムから成る層1’の膜厚は20μm以上とすることが望ましい。20μm未満では結晶半導体粒子2との接合を行う際に膜厚が不足して十分な接合ができにくくなる。

この基板1は、図2に示すように、アルミニウム基板を単体で用いてもよい。この場合、基板1の表層部に、基板1と結晶半導体粒子2とを加熱して接合する際に、基板材料とシリコンとの合金層15が生成する。

基板1上には、図1に示すように、第一導電型の結晶半導体粒子2を多数配設する。この結晶半導体粒子2は、例えばSiにp型を呈するB、Al、Ga等、またはn型を呈するP、As等が微量元素含まれているものである。結晶半導体粒子2の形状としては多角形を持つもの、曲面を持つもの等があり、粒径分布としては均一、不均一を問わないが、均一の場合は粒径を揃えるための工程が必要になるため、より安価にするためには不均一な方が有利である。さらに凸曲面を持つことによって光の光線角度の依存性も小さい。

結晶半導体粒子2の粒径としては、0.2〜1.0mmがよく、1.0mmを越えると切削部も含めた従来の結晶板型の光電変換装置のシリコン使用量と変わらなくなり、結晶半導体粒子を用いるメリットがなくなる。また、0.2mmよりも小さいと基板1へのアッセンブルがしにくくなるという別の問題が発生する。より好適にはシリコン使用量の関係から0.2〜0.6mmがよい。

多数の結晶半導体粒子2を基板1上に配設する方法としては、結晶半導体粒子2を基板1の表面に接着して固定する働きを持つ接合助層を形成した後、その上から結晶半導体粒子2を散布し、余分な結晶半導体粒子2を落とすことによって、結晶半導体粒子2を粒径の大小によらずに安定して密に配置し、その後、一定の荷重を結晶半導体粒子2上に掛けて、基板1のアルミニウムと結晶半導体粒子2のシリコンとの共晶温度577℃以上に加熱することによって、接合助層を焼飛させながら基板と結晶半導体粒子の合金層15を介して基板1と結晶半導体粒子2を接合させる。

上述した接合助層の材質としては250℃以上で、基板1と結晶半導体粒子2との接合温度以下で焼飛するものであればよく、酸化雰囲気で処理する場合には、例えばブチラール樹脂、メチルセルロース、エチルセルロース、ポリビニルアルコール(PVA)、ポリエチレングリコール(PEG)等の樹脂を溶媒で溶解させた有機系の樹脂が上げられ、スクリーン印刷法、ドクターブレード法、スプレー法、ディッピング法等の形成方法で基板1の表面上に10〜100μmの厚みに塗布して形成する。

なお、合金層15に接触している第1導電型の領域では、基板1の材料であるアルミニウムが拡散してp+層を形成している。しかしながら、単に導電性拡散領域を形成するのであれば、AlとSiとの共晶温度である577℃以下でもできるが、基板1と粒状結晶半導体2の接合が弱いために基板1から粒状結晶半導体2が離脱し、太陽電池としての構造を維持できなくなる。

で表される有機官能基を有するアルコキシシランの単一化合物または混合物をアンモニア等の塩基性触媒を用いて作製される加水分解物であることが望ましい。塩基性触媒を用いると加水分解物が無数の3次元の球状粒子になり、絶縁層全体に高分散してフィラーとしての働きをするが、酸性触媒を用いて作製された加水分解物は分子が直線状で互いに絡み合って巨大なネットワークを作り、クラック等の欠陥を発生させるために好ましくない。アルコキシシランに対する加水分解用の水の量はモル比で0.5〜2が望ましく、0.01〜5%アンモニア水として加えるのがよい。また、その際反応を均一に進めるためにイソプロピルアルコール等のアルコールを加えてもよい。

絶縁体3の形成性と、表面強度、耐薬品性、耐侯性、密着性を同時に満足するためには、Siを含有する有機無機複合材料とアルコキシシランの加水分解物と無機フィラーとの混合体において、Siを含有する有機無機複合材料に対するアルコキシシランの加水分解物の重量比が0.005〜0.3であることが望ましく、好適には0.01〜0.2、より好適には0.015〜0.1がよい。無機フィラーの含有重量比はSiを含有する有機無機複合材料に対し0.005〜0.30がよい。0.005より少ないと絶縁体におけるクラック発生防止の効果が少なくなり、逆に0.3より多いと結晶半導体粒子2の隙間に充填されにくく、絶縁性が劣化するという別の問題が発生する。より好適には0.05〜0.1が望ましい。

無機フィラーの平均粒径は0.1〜10μmであることが望ましい。平均粒径が0.1μmより小さくなると凝集が起こりやすく、結晶半導体粒子2の隙間への充填性等の成形性が悪くなり、逆に平均粒径が10μmより大きくても成形性が悪化して絶縁不良の問題が発生する。より好適には無機フィラーの平均粒径は1〜8μmが望ましい。

撥液性を有する皮膜としては、長鎖のアルキル基やパーフルオロアルキル基を有する化合物などを用いることができ、特にフッ素系シランカップリング剤、パーフルオロシリコーン、パーフルオロポリシラザンが有効である。

ポリシロキサンまたはポリシロキサンとポリカルボシランとの混合物を有機溶剤に溶かした溶液、およびアルコキシシランの加水分解物と無機フィラーとの混合物からなる溶液を基板1上に塗布した後の硬化のための熱処理温度は、250〜400℃が望ましい。熱処理温度が250℃より低いと、CVD等により粒状結晶半導体2上に逆導電型を呈する半導体層4を設ける際、絶縁体3が加熱されることでガスが発生し、半導体層4の特性を劣化させる。逆に、熱処理温度が400℃を越えると、絶縁体3中の有機成分が激しく揮散しはじめるためにクラックが入り、かつ褐色〜黒色に着色して透光性が失われる。

粒状結晶半導体2に直接照射されなかった光も有効利用するためには、絶縁体3の400〜800nmの波長の光に対する透過率は70%以上とすることが必要である。

絶縁体3の厚みは1〜250μmが望ましい。厚みが1μm以下になると、絶縁性が不安定になってリーク電流が流れやすくなるし、逆に厚みが250μmを越えると、クラックが発生し易くなって耐侯性や密着性等が劣化する。

絶縁体3の硬度は鉛筆硬度でHB〜4Hが望ましい。鉛筆硬度でHBより低いと耐薬品性等が低くなり、例えばCVD等により粒状結晶半導体2上に逆導電型を呈する半導体層4を設ける際、絶縁体3が破壊されるし、逆に鉛筆硬度で4Hより大きくなると、絶縁体3を形成するときにクラックが発生し、変換効率が低下する。

半導体層4は例えばSiから成り、気相成長法等で例えばシラン化合物の気相にn型を呈するリン系化合物の気相、またはp型を呈するホウ素系化合物の気相を微量導入して形成する。膜質としては結晶質、非晶質、結晶質と非晶質とが混在するのいずれでもよいが、光線透過率を考慮すると結晶質または結晶質と非晶質とが混在するものがよく、光線透過率については、粒状結晶半導体2がない部分で入射光の一部が半導体層4を透過し、下部の基板1で反射して粒状結晶半導体2に照射されることで、光電変換装置全体に照射される光エネルギーを効率よく粒状結晶半導体2に照射することが可能となる。

導電性については、層4中の微量元素の濃度は高くてもよく、例えば1×1016〜1021atm/cm3台程度である。

さらに、半導体層4は粒状結晶半導体2の表面に沿って形成し、粒状結晶半導体2の凸曲面形状に沿って形成することが望ましい。粒状結晶半導体2の凸曲面状の表面に沿って形成することによってpn接合の面積を広く稼ぐことができ、粒状結晶半導体2の内部で生成したキャリアを効率よく収集することが可能となる。なお、その外郭にn型を呈するP、As等、またはp型を呈するB、Al、Ga等が微量含まれている粒状結晶半導体2を用いる場合には、半導体層4はなくてもよく、その上に導電層5を形成してもよい。

導電層5はスパッタリング法や気相成長法等の成膜方法あるいは塗布焼成等によって形成し、SnO2、In2O3、ITO、ZnO、TiO2等から選ばれる1種または複数の酸化物系膜、またはTi、Pt、Au等から選ばれる1種または複数の金属系膜を形成する。なお、このような導電層5は透明であることが必要であり、粒状結晶半導体2がない部分で入射光の一部が導電層5を透過し、下部の基板1で反射して粒状結晶半導体2に照射されることで、光電変換装置全体に照射される光エネルギーを効率よく粒状結晶半導体2に照射することが可能となる。

透明導電層5は膜厚を選べば反射防止膜としての効果も期待できる。さらに、導電層5は半導体層4あるいは粒状結晶半導体2の表面に沿って形成し、粒状結晶半導体2の凸曲面形状に沿って形成することが望ましい。粒状結晶半導体2の凸曲面状の表面に沿って形成することによってpn接合の面積を広く稼ぐことができ、粒状結晶半導体2の内部で生成したキャリアを効率よく収集することが可能となる。

半導体層4あるいは導電層5上に保護層(不図示)を形成してもよい。このような保護層としては透明誘電体の特性を持つものがよく、CVD法やPVD法等で例えば酸化珪素、酸化セシウム、酸化アルミニウム、窒化珪素、酸化チタン、SiO2−TiO2、酸化タンタル、酸化イットリウム等を単一組成または複数組成で単層または組み合わせて半導体層4または導電層5上に形成する。保護層は、光の入射面に接しているために、透明性が必要であり、また半導体層4または導電層5と外部との間のリークを防止するために、誘電体であることが必要である。なお、保護層の膜厚を最適化すれば反射防止膜としての機能も期待できる。

また、直列抵抗値を低くするために、半導体層4または導電層5の上に一定間隔のフィンガーやバスバーといったパターン電極(不図示)を設けて直接的または間接的に半導体層4と接続し、変換効率を向上させることも可能である。

【実施例】
次に、本発明の光電変換装置の実施例を説明する。
〔実施例〕
アルミニウム合金をステンレス基材上に50μmの厚みで冷間圧着で形成した基板1に、接合助層としてブチラール樹脂を有機溶媒で溶解させた溶液を、ドクターブレードを用いて50μmの厚みに塗布した。その上に直径0.3〜0.5mmのp型シリコン粒子2を数回散布して接合助層にp型シリコン粒子2を十分に接着させ、その後基板1を傾けて余分なp型シリコン粒子2を取り除いた。その後、p型シリコン粒子2が動かないように一定の荷重をかけて押し付けた状態で、大気中の630℃で10分間加熱処理してp型シリコン粒子2をアルミニウム合金に接合させた(接合部15)。

その上にフッ素系撥液剤を塗布して室温で乾燥させた。予めポリシロキサンとポリカルボシランとキシレンを重量比で4:1:5に混合した溶液に、テトラエトキシシランとイソプロピルアルコールと0.5%のアンモニアを含有する水を1:2:1のモル比で混合して作製したテトラエトキシシランの加水分解物の溶液を、その加水分解物の固形分がポリシロキサンとポリカルボシランに対し4:1:0.5の重量比になるように添加して混合溶液を作製した。さらにその混合液中にガラスフィラーをポリシロキサンとポリカルボシランに対し4:1:0.05の重量比になるように混合した。ガラスフィラーとしては平均粒径2.2μm、光屈折率1.5のSiO2、B2O3、ZnO、Al2O3を主成分とするガラスを用いた。その混合溶液を前述のp型シリコン粒子2に覆い被さる程度に塗布して室温で乾燥させた後、330℃で30分間加熱処理した。得られた透明なポリシロキサン−ポリカルボシラン−テトラエトキシシランの加水分解物−無機フィラーの混合体から成る絶縁体3は、p型シリコン粒子2が密集している部分では約150μm、密集していない部分で約10μmの厚みがあった。

また、ガラス基板上に上記と同じ条件で作製したポリシロキサン−ポリカルボシラン−テトラエトキシシランの加水分解物−無機フィラーの複合体から成る絶縁体3は、鉛筆硬度が2Hであり、400〜800nmの波長の光に対する透過率は80%以上であった。p型シリコン粒子2の上部表面をクリーニングするために、前述のp型シリコン粒子2間を絶縁体3で充填した基板1を弗酸硝酸混合液(HF:HNO3=1:20)に1分間浸漬して純水で十分洗浄した。

次に、シランガスと微量のP化合物からなる混合ガスを用いたプラズマCVD法により、p型シリコン粒子2上に厚み50nmのn型結晶質シリコンと非晶質シリコンとの混晶の半導体層4を成膜し、その上にスパッタリング法によって厚み100nmのITO膜5を作製した。

フィンガーおよびバスバーからなるパターン電極を設けた後、光電変換率を測定したところ、9.4%と比較的高い値が得られた。また、この試料に対し−40℃〜90℃の温度サイクル試験500サイクルを行ったところ、絶縁体3にクラック、剥がれ等は発生せず、光電変換率も9.3%と特性劣化はほとんど見られなかった。

【発明の効果】
以上のように、請求項1に係る光電変換装置によれば、基板上に接合した粒状結晶半導体間に充填する絶縁体が、Siを含有する有機無機複合材料、およびアルコキシシランの加水分解物と無機フィラーとの混合体から成ることから、粒状結晶半導体間を埋め、クラック、剥がれ等の欠陥の発生を防止し、安定した信頼性を有する良好な絶縁体を形成でき、よって信頼性の高い光電変換装置を提供することができる。

また、請求項15に係る光電変換装置の製造方法によれば、基板上に接続した粒状結晶半導体上に撥液性を有する皮膜を形成した後に、Siを含有する有機無機複合材料を有機溶剤に溶かした溶液、およびアルコキシシランの加水分解物と無機フィラーとの混合物からなる溶液を塗布して熱処理することによって粒状結晶半導体間に絶縁体を充填することから、粒状結晶半導体間を埋め、クラック、剥がれ等の欠陥の発生を防止し、安定した信頼性を有する良好な絶縁体を形成でき、よって信頼性の高い光電変換装置を容易に製造することができる。

TECHNICAL FIELD OF THE INVENTION
The present invention relates to a photoelectric conversion device used for photovoltaic power generation and the like and a method for manufacturing the same, and more particularly, to a photoelectric conversion device using a granular crystal semiconductor and a method for manufacturing the same.

When a heat-resistant organic-inorganic composite material is used as the insulator, a step at an interface between the granular crystal semiconductor and the organic-inorganic composite material caused by a difference in etching rate in the CVD film forming step is prevented. It was found that the addition of a hydrolyzate was effective, but it was not possible to completely prevent cracks generated in the insulating layer.

The present invention has been made in view of the above-mentioned problems of the related art, and an object of the present invention is to provide a low-cost, high-performance, highly reliable photoelectric conversion device and a method of manufacturing the same.

According to the photoelectric conversion device of the present invention, in a structure in which a large number of granular crystal semiconductors are arranged on a substrate, heated and joined by a molten alloy portion of both, and an insulator is filled between the numerous granular crystal semiconductors. By using a mixture of an organic-inorganic composite material containing Si, a hydrolyzate of alkoxysilane, and an inorganic filler, the insulator covers the entire surface of the substrate on which the insulator is exposed, without defects. The generation of cracks in the body can be prevented as much as possible, and the production margin is larger than that of the conventional photoelectric conversion device, and low-cost production is possible. That is, it is only necessary to manufacture the granular crystal semiconductor with a lower particle size accuracy, and the positive electrode and the negative electrode can be reliably separated by the insulator. As a result, low-cost manufacturing is possible.
