Description
The present invention relates to a photoelectric conversion device used for photovoltaic power generation, and more particularly to a photoelectric conversion device using a granular semiconductor made of silicon or the like.
A conventional photoelectric conversion device using a granular semiconductor is shown in FIGS. For example, as shown in FIG. 2, an opening is formed in the
Further, as shown in FIG. 3, a low melting
Further, as shown in FIG. 4, a high melting
In addition, as shown in FIG. 5, a plurality of first conductivity type
In addition, as illustrated in FIG. 6, a large number of
However, in the conventional photoelectric conversion device of FIG. 2, it is necessary to form an opening in the
3 includes the second conductive type
Further, the photoelectric conversion device of FIG. 4 deteriorates in performance because the low melting
In the photoelectric conversion device of FIG. 5, since there is no high concentration layer at the junction between the first conductive type
Further, in the photoelectric conversion device of FIG. 6, in order to electrically connect the

Accordingly, the present invention has been made in view of the above-described problems of the prior art, and an object thereof is to provide a low-cost, high-performance and highly reliable photoelectric conversion device and photovoltaic device.
The photoelectric conversion device of the present invention is obtained from a sintered body in which a granular semiconductor exhibiting one conductivity type is sintered on a conductive substrate serving as one electrode via a grain boundary bonding layer having a higher impurity concentration than the granular semiconductor. A porous semiconductor layer and a semiconductor layer exhibiting a reverse conductivity type are laminated, the other electrode is connected to the semiconductor layer, and a collector electrode made of conductive particles is formed on the other electrode. In addition, the average particle size of the conductive particles is larger than the average particle size of the granular semiconductor .
The photoelectric conversion device of the present invention is preferably characterized in that a part of the semiconductor layer enters a gap inside the porous semiconductor layer.
Moreover, the photoelectric conversion device of the present invention is preferably characterized in that the grain boundary bonding layer has a melting point lower than that of the granular semiconductor.
In the photoelectric conversion device of the present invention, preferably, the semiconductor layer is made of an amorphous semiconductor.
The photovoltaic power generation device of the present invention is characterized in that the photoelectric conversion device of the present invention is used as a power generation means, and the generated power of the power generation means is supplied to a load.
The photoelectric conversion device of the present invention is a porous substrate comprising a sintered body through a grain boundary bonding layer in which a granular semiconductor exhibiting one conductivity type has a higher impurity concentration than the granular semiconductor on a conductive substrate serving as one electrode. The semiconductor layer and the semiconductor layer exhibiting the reverse conductivity type are stacked, and the other electrode is connected to the semiconductor layer, so that the resistance in the vicinity of the grain boundary of the granular semiconductor can be reduced, resulting in high conversion efficiency. Can be achieved.
In addition, since the porous semiconductor layer is composed of a sintered body in which a large number of granular semiconductors are interposed via a grain boundary joining layer, the porous semiconductor layer has a porous body shape in which a large number of granular semiconductors are aggregated three-dimensionally. Therefore, the granular semiconductor can be disposed without any gap with respect to the incident light, and the surface area contributing to photoelectric conversion is increased, which is advantageous in achieving high conversion efficiency.
Furthermore, it is not necessary to use a granular semiconductor having a highly accurate particle size, shape, uniformity, etc., and to accurately dispose the granular semiconductor on a conductive substrate, so that material reduction and drastic process simplification can be achieved. Therefore, it is advantageous in achieving cost reduction of the photoelectric conversion device.
The photoelectric conversion device of the present invention preferably contributes to the photoelectric conversion in the photoelectric conversion part composed of the porous semiconductor layer and the semiconductor layer because a part of the semiconductor layer enters the gap inside the porous semiconductor layer. In order to achieve high conversion efficiency, the surface area increases dramatically, and the porous semiconductor layer consists of a three-dimensional aggregate of granular semiconductors that is effective in trapping and absorbing incident light such as sunlight almost completely. Is very advantageous.
The photoelectric conversion device of the present invention preferably has a melting point lower than that of the granular semiconductor, so that the bonding between the granular semiconductors can be easily performed at a low temperature. Can be used, and the process temperature can be lowered. Therefore, downsizing and power saving of the manufacturing apparatus can be achieved, and cost reduction of the photoelectric conversion apparatus can be achieved. Moreover, since the heat history to each member which comprises a photoelectric conversion apparatus can be reduced with a low-temperature process, it is advantageous also in achieving high reliability of a photoelectric conversion apparatus.
In the photoelectric conversion device of the present invention, preferably, since the semiconductor layer is made of an amorphous semiconductor, a semiconductor layer exhibiting a reverse conductivity type can be formed at a low temperature, and a thermal history to each member constituting the photoelectric conversion device can be reduced. Therefore, it is advantageous in achieving high reliability of the photoelectric conversion device.
In addition, when crystalline silicon (c-Si) is used as a granular semiconductor exhibiting one conductivity type and amorphous silicon (a-Si) is used as a semiconductor layer exhibiting a reverse conductivity type, a sharp heterojunction between the granular semiconductor and the semiconductor layer is caused. Thus, recombination of carriers can be suppressed, and high conversion efficiency of the photoelectric conversion device can be achieved.
Further, intrinsic amorphous silicon (i-type a-Si) is used as a semiconductor layer exhibiting high resistance between a granular semiconductor having one conductivity type made of crystalline silicon and a semiconductor layer having reverse conductivity type made of amorphous silicon. By inserting, dopant interdiffusion can be suppressed and carrier recombination can be reduced. In addition, since the carrier separation effect can be enhanced, high conversion efficiency of the photoelectric conversion device can be achieved.
In the photoelectric conversion device of the present invention, preferably, a collector electrode made of conductive particles is formed on the other electrode, and the average particle size of the conductive particles is larger than the average particle size of the granular semiconductor. The conductive particles do not pass through the pores (gap) inside the porous semiconductor layer formed from the granular semiconductor, so that a conduction path between the pores is not formed between one electrode and the other electrode. It becomes. Therefore, a short circuit between one electrode and the other electrode is suppressed, which is advantageous in achieving cost reduction of the photoelectric conversion device.
Since the photovoltaic device of the present invention uses the photoelectric conversion device of the present invention as a power generation means and supplies the generated power of the power generation means to a load, a highly efficient and durable photovoltaic power generation device is reduced. Can be provided at cost.

Further, the
The shape of the
The average grain size of the
The
Here, FIG. 8 shows an example of a method for forming the
Next, as shown in FIG. 8B, an
Next, as shown in FIG. 8C, the temperature near the eutectic temperature (eg, 577 ° C.) of the
Here, for example, when p-type silicon is used as the
Here, the formation of the
Thereafter, as shown in FIG. 8 (d), the remaining
Next, as shown in FIG. 8E, the
Further, the
Further, the
In the case where the
In the photoelectric conversion device of the present invention, as shown in FIG. 8 (e), a part of the
Further, an intrinsic semiconductor layer (not shown) may be inserted between the
The
Further, the
If the film thickness of the

Alternatively, the

An efficient and durable photovoltaic device can be provided at low cost.
Embodiments of the photoelectric conversion device of the present invention will be described below with reference to FIGS.
Granular p-type silicon is formed as the
Next, as shown in FIG. 8A, an aluminum layer, which is a p-
Next, as shown in FIG. 8B, one
As shown in FIG. 8C, the
Next, as shown in FIG. 8D, the
Next, as shown in FIG. 8E, an i-type amorphous silicon layer is deposited on the surface of the
Next, as shown in FIG. 1, as the
Finally, as shown in FIG. 1, a silver paste is formed as a conductive paste for forming the
