Abstract
ゲルマニウム基板洗浄水の製造装置1は、超純水Wが貯留した超純水貯槽2とこの超純水貯槽2に付設された洗浄水供給管3とを備える。超純水貯槽2には、図示しない超純水製造装置から連続する超純水供給管4が連通しているとともに、その底部には図示しない酸素ガス供給源から連続する酸素供給管5が連通している。また、洗浄水供給管3は、図示しない開閉機構を備えており、その途中には超純水W中の溶存酸素(DO)を計測するDO計6が接続しているとともに、このDO計6の下流側にはアルカリ剤としてのアンモニア水貯槽(図示せず)から連続するアルカリ注入管7が接続していて、洗浄水供給管3の末端から洗浄水W1を基板洗浄機に供給可能となっている。かかるゲルマニウム基板洗浄水の製造装置によれば、簡便な構造でゲルマニウム層が露出した基板表面の洗浄水を製造可能である。
Description
本発明は、ゲルマニウム層が露出した基板表面を洗浄するための洗浄水を製造する装置に関する。
シリコンを用いた半導体デバイスの微細化は極限に達しつつあり、かつ、消費電力の削減も大きな課題となっている。そこで、シリコンに代わる半導体材料として、シリコンよりも移動度が高いゲルマニウム(Ge)が注目されている。このような半導体材料は、清浄度を保つため洗浄を行う必要がある。例えば、半導体材料であるシリコン製の半導体基板の洗浄には、一般に過酸化水素水とアンモニアの混合液を用いて、混合液中の過酸化水素水による酸化によってシリコン酸化層を形成し、このシリコン酸化層を当該混合液中のアンモニア水によって微量にエッチングしている。
ところが、ゲルマニウム層が露出した基板(以下、単にゲルマニウム基板とする場合がある)を過酸化水素水とアンモニアの混合液で洗浄すると、過酸化水素水による酸化によってゲルマニウム層の表面に厚いゲルマニウム酸化物が生じ、この酸化物が水に溶解するため、ゲルマニウム層に許容できないレベルのロス(膜減り)が生じる、という問題点があった。そこで、このようなゲルマニウム基板の洗浄におけるゲルマニウム基板のロスを防止可能な洗浄水として、アンモニアとオゾン水の混合水を用いることが提案されている(特許文献1)。このアンモニアとオゾン水の混合水でゲルマニウム基板を洗浄すると、オゾン水が酸化剤として作用して、ゲルマニウム層の表面を酸化し、生成した酸化ゲルマニウムを水に溶解しながら、表面の不純物を除去することができる。この際オゾン水がゲルマニウムの酸化速度を適度に維持し、ゲルマニウム層のロスを抑制することができる。
しかしながら、特許文献1に記載されたゲルマニウム層が露出した基板表面を洗浄するための洗浄水は、超純水にオゾンを溶解してオゾン水を作る装置が必要であり、また余剰のオゾンガスも処理しなければならないため、装置構成が複雑でコスト的な負担が大きい、という問題点があった。このため、ゲルマニウム層が露出した基板表面を洗浄するための洗浄水をより簡便な構成で製造可能な装置が望まれていた。
本発明は上記課題に鑑みてなされたものであり、簡便な構造でゲルマニウム層が露出した基板表面の洗浄水を製造可能なゲルマニウム基板洗浄水の製造装置を提供することを目的とする。
上記目的に鑑み、本発明はゲルマニウム層が露出した基板の洗浄水を製造する装置であって、超純水に酸素を供給して溶存酸素1ppm以上とする酸素供給機構と、該超純水のpHを7以上に調整するアルカリ添加手段とを備える、ゲルマニウム基板洗浄水の製造装置を提供する(発明1)。
かかる発明(発明1)によれば、ゲルマニウム層が露出した基板表面のゲルマニウム層のロスの少ない洗浄水を簡便な構造で製造することができる。これは以下のような理由による。すなわちゲルマニウム層が露出した基板の表面を酸化するには、酸化性の高い過酸化水素水やオゾン水である必要はなく、微量の酸素で十分であり、超純水に酸素供給機構から酸素を供給して酸素を溶解するとともに、アルカリを添加してpH7以上とすればよいことを本発明者らは見出した。このように超純水に微量酸素を溶解することにより、この溶存酸素が酸化剤として作用し、ゲルマニウムの酸化速度を適度に維持して酸化ゲルマニウムを生成することができ、さらにpHを7以上とすることにより、生成した酸化ゲルマニウムを洗浄水に溶解しながら、表面の不純物を除去することができる。
上記発明(発明1)においては、前記酸素供給機構が、洗浄水供給管が付設された超純水貯槽に設けられており、前記アルカリ添加手段が、前記洗浄水供給管に設けられていることが好ましい(発明2)。
かかる発明(発明2)によれば、超純水槽に貯留した超純水に酸素供給手段から酸素を供給して溶存酸素1ppm以上とし、洗浄水供給管から供給してその途中でアルカリ添加手段からアルカリ剤を添加してpH7以上とすることにより、簡便な構造で効率よくゲルマニウム基板洗浄水を製造することができる。
上記発明(発明1)においては、前記酸素供給機構及び前記アルカリ添加手段が、超純水供給源に接続した洗浄水供給管に設けられていることが好ましい(発明3)。
かかる発明(発明3)によれば、超純水供給源に接続した洗浄水供給管から超純水を供給する途中で、超純水に酸素供給手段から酸素を供給して溶存酸素1ppm以上とするとともにアルカリ添加手段からアルカリ剤を添加してpH7以上とすることにより、簡便な構造で効率よくゲルマニウム基板洗浄水を製造することができる。
上記発明(発明1~3)においては、前記酸素供給機構が溶存酸素濃度を4~8ppmとするものであることが好ましい(発明4)。
かかる発明(発明4)によれば、pHが7以上の洗浄水により溶解するに好適な厚さの酸化ゲルマニウム層を形成することができる。
上記発明(発明1~4)においては、前記アルカリ添加手段が、前記洗浄水のpHを8~13に調整するものであることが好ましい(発明5)。
かかる発明(発明5)によれば、溶存酸素により形成された酸化ゲルマニウム層を好適に溶解することができる。
上記発明(発明1~5)においては、前記酸素供給機構が酸素もしくは空気の直接注入装置、またはガス溶解膜であることが好ましい(発明6)。
かかる発明(発明6)によれば、簡単な構造で超純水の溶存酸素を1ppm以上、特に4~8ppmとすることができる。
本発明のゲルマニウム基板洗浄水の製造装置によれば、酸素供給機構とアルカリ添加手段とを設けるだけで、ゲルマニウム層が露出した基板の表面に酸化皮膜を形成して、この生成した酸化ゲルマニウムを溶解することで、ゲルマニウム基板表面の不純物を除去することが可能な洗浄水を製造することが可能となる。
以下、本発明のゲルマニウム基板洗浄水の製造装置の第一の実施形態について、図1を参照にして詳細に説明する。
〔ゲルマニウム基板洗浄水の製造装置〕
図1は本発明の第一の実施形態によるゲルマニウム基板洗浄水の製造装置を示しており、図1において製造装置1は、超純水Wを貯留した超純水貯槽2とこの超純水貯槽2に付設された洗浄水供給管3とを備える。超純水貯槽2には、図示しない超純水製造装置から連続する超純水供給管4が連通しているとともに、その底部には図示しない酸素ガス供給源から連続する酸素供給管5が連通している。また、洗浄水供給管3は、図示しない開閉機構を備えており、その途中には超純水W中の溶存酸素(DO)を計測するDO計6が接続しているとともに、このDO計6の下流側にはアルカリ剤としてのアンモニア水貯槽(図示せず)から連続するアルカリ注入管7が接続していて、洗浄水供給管3の末端から洗浄水W1を基板洗浄機に供給可能となっている。なお、符号8は酸素を溶解した超純水Wを基板洗浄機に供給するためのポンプである。

<超純水>
本実施形態において、原水となる超純水Wとしては、例えば、抵抗率:18.1MΩ・cm以上、微粒子:粒径50nm以上で1000個/L以下、生菌:1個/L以下、TOC(Total Organic Carbon):1μg/L以下、全シリコン:0.1μg/L以下、金属類:1ng/L以下、イオン類:10ng/L以下、過酸化水素;30μg/L以下、水温:25±2℃のものが好適である。
本実施形態において、原水となる超純水Wとしては、例えば、抵抗率:18.1MΩ・cm以上、微粒子:粒径50nm以上で1000個/L以下、生菌:1個/L以下、TOC(Total Organic Carbon):1μg/L以下、全シリコン:0.1μg/L以下、金属類:1ng/L以下、イオン類:10ng/L以下、過酸化水素;30μg/L以下、水温:25±2℃のものが好適である。
<酸素ガス供給源>
本実施形態において、酸素ガス供給源としては、酸素ガス、もしくは酸素ガスを含有する空気を供給するものを用いることができるが、この供給されるガスに微細な塵や水溶性のガス成分などが含まれていると上述した超純水Wの水質が低下し、得られる洗浄水W1による洗浄効果が低下するため、高純度酸素ガス、またはクリーンルーム内の空気などの高清浄度の空気を好適に用いることができる。
本実施形態において、酸素ガス供給源としては、酸素ガス、もしくは酸素ガスを含有する空気を供給するものを用いることができるが、この供給されるガスに微細な塵や水溶性のガス成分などが含まれていると上述した超純水Wの水質が低下し、得られる洗浄水W1による洗浄効果が低下するため、高純度酸素ガス、またはクリーンルーム内の空気などの高清浄度の空気を好適に用いることができる。
<アルカリ剤>
本実施形態においては、アルカリ剤としてアンモニア水を用いる。このアンモニア水も不純物が含まれると上述した超純水Wの水質が低下し、得られる洗浄水W1による洗浄効果が低下するため、電子工業用の高純度品を好適に用いることができる。

<ゲルマニウム基板>
本実施形態において、洗浄対象となるゲルマニウム基板は、ゲルマニウム層が露出していれば、ゲルマニウム(Ge)単体からなる基板に限らず、シリコン(Si)基板上にGeまたはSi/Geをエピ成長させた基板を含む。このようなゲルマニウム基板は、表面に微粒子が付着しているので、これを洗浄して除去する必要がある。この微粒子としては、主にシリカ粒子であり、このシリカ粒子としてはゼータ電位の異なるSiO2,Si3N4がある。また、アルミナやポリスチレンラテックス(PSL)も微粒子として付着している。
本実施形態において、洗浄対象となるゲルマニウム基板は、ゲルマニウム層が露出していれば、ゲルマニウム(Ge)単体からなる基板に限らず、シリコン(Si)基板上にGeまたはSi/Geをエピ成長させた基板を含む。このようなゲルマニウム基板は、表面に微粒子が付着しているので、これを洗浄して除去する必要がある。この微粒子としては、主にシリカ粒子であり、このシリカ粒子としてはゼータ電位の異なるSiO2,Si3N4がある。また、アルミナやポリスチレンラテックス(PSL)も微粒子として付着している。
〔ゲルマニウム基板洗浄水の製造方法〕
上述したような構成を有する本実施形態のゲルマニウム基板洗浄水の製造装置を用いた洗浄水の製造方法について以下説明する。
上述したような構成を有する本実施形態のゲルマニウム基板洗浄水の製造装置を用いた洗浄水の製造方法について以下説明する。
まず、原水としての超純水Wを超純水供給管4から超純水貯槽2に貯留したら、酸素供給管5から酸素ガスを供給して、超純水Wに酸素を溶解させる。この状態を所定時間維持した後、洗浄水供給管3を開成して、酸素ガスが溶解した超純水Wを供給する。このときDO計6により超純水Wの溶存酸素濃度を計測し、溶存酸素(DO)が所定の溶存酸素濃度、すなわち溶存酸素濃度1ppm以上(25℃、以下同じ)であれば、そのまま超純水Wの供給を継続する。超純水Wの溶存酸素濃度が1ppm未満では、ゲルマニウム基板の表面に十分な酸化膜を形成することができず、もって十分な微粒子除去効果が得られない。この酸化皮膜の形成による微粒子除去効果は、溶存酸素濃度が高いほど向上するので4ppm以上であるのが好ましい。なお、溶存酸素濃度の上限については、通常の環境下(例えば温度25℃)では8ppm程度が飽和量であることから8ppm以下程度である。一方、所定の溶存酸素濃度未満であれば、洗浄水供給管3を閉鎖して、酸素ガスが溶解した超純水Wの供給を停止するとともに酸素ガスの供給を継続することにより、溶存酸素濃度1ppm以上、好ましくは4~8ppmに制御する。
続いて、アルカリ注入管7からアンモニア水を供給することでpHを7以上として洗浄水W1を調整する。このアンモニア水の供給量は、洗浄水供給管3に供給される超純水Wの流量とアンモニア水の濃度と所望とするpHとから適宜決定すればよい。洗浄水W1のpHが7未満では、ゲルマニウム基板の表面に形成された酸化膜を除去することができず、もって十分な微粒子除去効果が得られない。特に酸化皮膜を溶解して除去するためには、pHを8以上に調整することが好ましい。なお、pHの上限については、高すぎるとゲルマニウム基板のロスが大きくなることから13以下程度とすればよい。なお、洗浄水供給管3のアルカリ注入管7の接続部より下流側にpH計(図示せず)を設け、このpH計の測定値に応じてアルカリ注入管7からのアンモニア水の供給量を制御可能とすることで、洗浄水W1のpHを7以上、好ましくは8~13、特にpH10.5~12の範囲に制御することが好ましい。
上述したようにして得られる洗浄水W1は、ゲルマニウム基板を洗浄した際にゲルマニウムのロスを抑制しつつ、表面に付着している微粒子を効率よく除去することができる。
次に本発明のゲルマニウム基板洗浄水の製造装置の第二の実施形態について、図2を参照にして詳細に説明する。
〔ゲルマニウム基板洗浄水の製造装置〕
図2は本発明の第二の実施形態によるゲルマニウム基板洗浄水の製造装置を示しており、図2において製造装置11は、図示しない超純水製造装置から超純水Wが供給される洗浄水供給管12と、この洗浄水供給管12には図示しない酸素ガス供給源から連続する酸素供給管13が連通している。また、洗浄水供給管12の途中には超純水W中の溶存酸素(DO)を計測するDO計14が接続しているとともに、このDO計14の下流側にはアルカリ剤としてのアンモニア水貯槽(図示せず)から連続するアルカリ注入管15が接続していて、洗浄水供給管12の末端から洗浄水W1を基板洗浄機に供給可能となっている。
図2は本発明の第二の実施形態によるゲルマニウム基板洗浄水の製造装置を示しており、図2において製造装置11は、図示しない超純水製造装置から超純水Wが供給される洗浄水供給管12と、この洗浄水供給管12には図示しない酸素ガス供給源から連続する酸素供給管13が連通している。また、洗浄水供給管12の途中には超純水W中の溶存酸素(DO)を計測するDO計14が接続しているとともに、このDO計14の下流側にはアルカリ剤としてのアンモニア水貯槽(図示せず)から連続するアルカリ注入管15が接続していて、洗浄水供給管12の末端から洗浄水W1を基板洗浄機に供給可能となっている。
このような第二実施形態において、原水となる超純水W、酸素ガス供給源、アルカリ剤及び洗浄対象となるゲルマニウム基板としては、上述した第一の実施形態と同様のものを用いることができる。
〔ゲルマニウム基板洗浄水の製造方法〕
上述したような構成を有する本実施形態のゲルマニウム基板洗浄水の製造装置を用いた洗浄水の製造方法について以下説明する。

まず、図示しない超純水製造装置から原水としての超純水Wを洗浄水供給管12に供給したら、酸素供給管13から酸素ガスを供給して、超純水Wに酸素を溶解させる。このときDO計14により超純水Wの溶存酸素濃度を計測し、溶存酸素(DO)が所定の溶存酸素濃度、すなわち溶存酸素濃度1ppm以上であれば、そのまま超純水Wの供給を継続する一方、所定の溶存酸素濃度未満であれば、酸素ガス供給源からの酸素供給量を増加させる。これにより溶存酸素濃度を1ppm以上、好ましくは4~8ppmに制御する。
続いて、アルカリ注入管15からアンモニア水を供給することでpHを7以上として洗浄水W1を調整する。このアンモニア水の供給量は、洗浄水供給管12に供給される超純水Wの流量とアンモニア水の濃度と所望とするpHとから適宜決定すればよい。pHが7未満では、ゲルマニウム基板の表面に形成された酸化膜を除去することができず、もって十分な微粒子除去効果が得られない。特に酸化皮膜を溶解して除去するためには、pHを8以上に調整することが好ましい。なお、pHの上限については、高すぎるとゲルマニウム基板のロスが大きくなることから13以下程度とすればよい。なお、酸素供給管13のアルカリ注入管15の接続部より下流側にpH計(図示せず)を設け、このpH計の測定値に応じてアルカリ注入管7からのアンモニア水の供給量を制御可能とすることで、洗浄水W1のpHを7以上、好ましくは8~13、特にpH10.5~12の範囲に制御することが好ましい。
上述したようにして得られる洗浄水W1は、ゲルマニウム基板を洗浄した際にゲルマニウムのロスを抑制しつつ、表面に付着している微粒子を効率よく除去することができる。
上述したような第一及び第二の実施形態においては、超純水供給管4及び酸素供給管13の前段に超純水W中の過酸化水素を除去する機構を設けることができる。この過酸化水素除去機構としては、カラムに白金族金属を担持した樹脂を充填したものを用いることができる。ここで、白金族金属としては、ルテニウム、ロジウム、パラジウム、オスミウム、イリジウム及び白金を挙げることができる。これらの白金族金属は、1種を単独で用いることができ、2種以上を組み合わせて用いることもでき、さらには2種以上の合金として用いることもでき、あるいは天然に産出される混合物の精製品を単体に分離することなく用いることもできる。これらの中で白金、パラジウム、白金/パラジウム合金の単独又はこれらの2種以上の混合物は、触媒活性が強いので好適に用いることができる。また、これらの金属のナノオーダーの微粒子も特に好適に用いることができる。
また白金族金属を担持させる担体樹脂としては、イオン交換樹脂を用いることができる。これらの中で、アニオン交換樹脂を特に好適に用いることができる。白金系金属は、負に帯電しているので、アニオン交換樹脂に安定に担持されて剥離しにくいものとなる。アニオン交換樹脂の交換基は、OH形であることが好ましい。OH形アニオン交換樹脂は、樹脂表面がアルカリ性となり、過酸化水素の分解を促進する。
このように超純水W中の過酸化水素を除去することにより、ゲルマニウム基板の酸化皮膜の形成傾向を過酸化水素による酸化傾向を排除することができるので、酸素供給管5及び酸素供給管13から供給される酸素による溶存酸素濃度を正確に制御することで、ゲルマニウム基板の酸化皮膜の形成傾向を正確に制御することができ、表面に付着している微粒子を効率良く除去することができる。
以上、本発明について添付図面を参照して説明してきたが、本発明は上記実施形態に限らず種々の変更実施が可能である。例えば、酸素供給管5,13及びアルカリ注入管7,15の位置は、場合によっては前後逆転してもよい。また、酸素供給管5,13の代わりにガス溶解膜装置を設けて、超純水Wに酸素を溶解する構造としてもよい。
以下の具体的実施例により本発明をさらに詳細に説明する。
(ゲルマニウム層の減少量確認試験)
[実施例1、2及び比較例1]
300mmΦのシリコン基板上にゲルマニウムをエピ成長させたゲルマニウム(Ge)膜付きウエハから20mm×20mmの角形の試験片を切り出した。この試験片を窒素雰囲気中でオゾン濃度1ppmのオゾン水で1分間洗浄した後、フッ酸(HF)0.75重量%、塩酸(HCl)0.35重量%の混合液で30秒洗浄して前処理を行った。
[実施例1、2及び比較例1]
300mmΦのシリコン基板上にゲルマニウムをエピ成長させたゲルマニウム(Ge)膜付きウエハから20mm×20mmの角形の試験片を切り出した。この試験片を窒素雰囲気中でオゾン濃度1ppmのオゾン水で1分間洗浄した後、フッ酸(HF)0.75重量%、塩酸(HCl)0.35重量%の混合液で30秒洗浄して前処理を行った。
また、図1に示すような装置により、超純水W(25℃、以下同じ)を原水として酸素供給管5から高純度酸素を供給するとともにアルカリ注入管7からアンモニア水を供給してpH11で溶存酸素濃度4ppmの洗浄水W1(実施例1)及び8ppmの洗浄水W1(実施例2)をそれぞれ製造した。そして、これらの洗浄水W1に前処理後の試験片を浸漬した際の試験片におけるGe膜のロス(減少)量を測定した。結果を図3に示す。
また、比較のために実施例1において、酸素供給管5を有しない装置により超純水Wを原水としてpH11の溶存酸素濃度(10ppb未満)の洗浄水W1(比較例1)に浸漬した際のGe膜のロス(減少)量を測定した。結果を図3に合わせて示す。
さらに、これら実施例1、2及び比較例1の結果に基づき、それぞれの洗浄水W1に10分間浸漬後の洗浄水W1の溶存酸素濃度と試験片におけるGe膜のロス(減少)量との関係を図4に示す。
[比較例2,3]
実施例1において、前処理後の試験片を超純水にアンモニア水を添加してpH10としたオゾン水(オゾン濃度1ppm)による洗浄水W1(比較例2)及びアンモニア水を添加してpH11としたオゾン水(オゾン濃度1ppm)による洗浄水W1(比較例3)に浸漬した際のGe膜のロス(減少)量を測定した。結果を図3にあわせて示す。
実施例1において、前処理後の試験片を超純水にアンモニア水を添加してpH10としたオゾン水(オゾン濃度1ppm)による洗浄水W1(比較例2)及びアンモニア水を添加してpH11としたオゾン水(オゾン濃度1ppm)による洗浄水W1(比較例3)に浸漬した際のGe膜のロス(減少)量を測定した。結果を図3にあわせて示す。
図3及び図4から明らかなように、本発明の洗浄装置で製造した実施例1及び実施例2の洗浄水W1では、pH10のオゾン水による比較例2の洗浄水W1と同等のGe膜のロス(減少)量であった。これに対し、pH11のオゾン水による比較例3の洗浄水W1では、Ge膜のロス(減少)量が多い一方、溶存酸素濃度が低い比較例1ではGe膜のエッチング効果がほとんどなかった。これらのことから、pH11で溶存酸素濃度が4ppm、8ppmの洗浄水W1であれば、従来例である比較例2と同等のエッチング効果を発揮することができ、本発明の洗浄装置で従来の装置を代替可能であることが確認できた。
(洗浄水のpHとゲルマニウム膜の減少量の相関性確認試験)
[実施例3,4]
300mmΦのシリコン基板上ゲルマニウムをエピ成長させたゲルマニウム(Ge)膜付きウエハから20mm×20mmの角形の試験片を切り出した。この試験片を窒素雰囲気中でオゾン濃度1ppmのオゾン水で1分間洗浄した後、フッ酸(HF)0.75重量%、塩酸(HCl)0.35重量%の混合液で30秒洗浄して前処理を行った。
[実施例3,4]
300mmΦのシリコン基板上ゲルマニウムをエピ成長させたゲルマニウム(Ge)膜付きウエハから20mm×20mmの角形の試験片を切り出した。この試験片を窒素雰囲気中でオゾン濃度1ppmのオゾン水で1分間洗浄した後、フッ酸(HF)0.75重量%、塩酸(HCl)0.35重量%の混合液で30秒洗浄して前処理を行った。
また、図1に示すような装置により、超純水Wを原水として酸素供給管5から高純度酸素を供給するとともにアルカリ注入管7からアンモニア水を供給して溶存酸素濃度8ppm(飽和溶存酸素濃度)でpH10.5の洗浄水W1(実施例3)及びpH11の洗浄水W1(実施例4)をそれぞれ製造した。そして、これらの洗浄水W1に前処理後の試験片を浸漬した際の試験片におけるGe膜のロス(減少)量を測定した。結果を比較例2,3の結果とともに図5に示す。
図5から明らかなように本発明の洗浄装置で製造した実施例3及び実施例4の洗浄水W1では、pH10のオゾン水による比較例2の洗浄水W1と同等のGe膜のロス(減少)量であった。これに対し、pH11のオゾン水による比較例3の洗浄水W1では、Ge膜のロス(減少)量が多かった。これらのことから、pH10.5及びpH11で溶存酸素濃度が8ppmの洗浄水W1であれば、従来例である比較例2と同等のエッチング効果を発揮することができることが確認できた。
(ゲルマニウム表面の微粒子除去率量確認試験)
[実施例5~7及び比較例4]
300mmΦのシリコン基板上にゲルマニウムをエピ成長させたゲルマニウム(Ge)膜付きウエハから20mm×20mmの角形の試験片を切り出した。この試験片を窒素雰囲気中でオゾン濃度1ppmのオゾン水で1分間洗浄した後、フッ酸(HF)0.75重量%、塩酸(HCl)0.35重量%の混合液で30秒洗浄して前処理を行い、スピン乾燥後、この試験片に付着したSi3N4微粒子数を計測した。このときの微粒子数をN0とする。
[実施例5~7及び比較例4]
300mmΦのシリコン基板上にゲルマニウムをエピ成長させたゲルマニウム(Ge)膜付きウエハから20mm×20mmの角形の試験片を切り出した。この試験片を窒素雰囲気中でオゾン濃度1ppmのオゾン水で1分間洗浄した後、フッ酸(HF)0.75重量%、塩酸(HCl)0.35重量%の混合液で30秒洗浄して前処理を行い、スピン乾燥後、この試験片に付着したSi3N4微粒子数を計測した。このときの微粒子数をN0とする。
次にこの前処理後の試験片を20~30nmのSi3N4微粒子の含有水で汚染させ、付着した微粒子数を計測した。このときの微粒子数をN1とする。
この前処理後の試験片を図1に示すような装置により、超純水Wを原水とし酸素供給管5から高純度酸素を供給するとともにアルカリ注入管7からアンモニア水を供給してpH10.5で溶存酸素濃度2ppmの洗浄水W1(実施例5)、4ppmの洗浄水W1(実施例6)及び8ppmの洗浄水W1の洗浄水W1(実施例7)をそれぞれ製造した。そして、これらの洗浄水W1で前処理後の試験片を10秒、30秒及び1分洗浄した後の試験片に付着したSi3N4微粒子数をそれぞれ計測した。このときの微粒子数をN2とする。また、これらの洗浄水W1で1分間洗浄した後のGe膜のロス(減少)量をそれぞれ測定した。
これらの微粒子数の計測値に基づき微粒子除去率((N1-N2)/(N1-N0)×100)をそれぞれ算出した結果を図6に示す。また、1分間洗浄後のGe膜のロス(減少)量と微粒子除去率との関係を図7に示す。
また、比較のために実施例5において、酸素供給管5を有しない装置により超純水Wを原水としてpH11の溶存酸素濃度(10ppb未満)の洗浄水W1(比較例4)で洗浄した際の微粒子除去率と、1分間洗浄した後のGe膜のロス(減少)量と微粒子除去率との関係を同様に算出した結果を図6及び図7にあわせて示す。
[比較例5]
実施例5において、前処理後の試験片を超純水Wにアンモニア水を添加してpH10.5としたオゾン水(オゾン濃度1ppm)による洗浄水W1(比較例5)で洗浄した際の微粒子除去率と、1分間洗浄した後のGe膜のロス(減少)量と微粒子除去率との関係を同様に算出した結果を図6及び図7にあわせて示す。
実施例5において、前処理後の試験片を超純水Wにアンモニア水を添加してpH10.5としたオゾン水(オゾン濃度1ppm)による洗浄水W1(比較例5)で洗浄した際の微粒子除去率と、1分間洗浄した後のGe膜のロス(減少)量と微粒子除去率との関係を同様に算出した結果を図6及び図7にあわせて示す。
図6及び図7から明らかなように本発明の洗浄装置で製造した実施例6及び実施例7の洗浄水では、pH10.5のオゾン水による比較例5と同等の90%以上のSi3N4微粒子除去率を示し、溶存酸素濃度2ppmの実施例6でも高い除去率を示した。これに対し、溶存酸素濃度が低い比較例4ではSi3N4微粒子除去率も低かった。これは酸化ゲルマニウムの形成が少なく、エッチング効果が不十分なためであると考えられる。また、図7に示すGe膜のロス(減少)量と微粒子除去率との関係から、Ge膜のロス(減少)量をコントロールすることにより、酸化ゲルマニウムの生成とエッチングにより微粒子汚染を制御することができることが明らかであり、本発明の装置は簡単な構造でこれを実現できるものであることがわかった。

Claims (6)
- ゲルマニウム層が露出した基板の洗浄水を製造する装置であって、
超純水に酸素を供給して溶存酸素1ppm以上とする酸素供給機構と、
該超純水のpHを7以上に調整するアルカリ添加手段と
を備える、ゲルマニウム基板洗浄水の製造装置。 - 前記酸素供給機構が、洗浄水供給管が付設された超純水貯槽に設けられており、前記アルカリ添加手段が、前記洗浄水供給管に設けられている、請求項1に記載のゲルマニウム基板洗浄水の製造装置。
- 前記酸素供給機構及び前記アルカリ添加手段が、超純水供給源に接続した洗浄水供給管に設けられている、請求項1に記載のゲルマニウム基板洗浄水の製造装置。
- 前記酸素供給機構が溶存酸素濃度を4~8ppmとするものである、請求項1~3のいずれか一項に記載のゲルマニウム基板洗浄水の製造装置。
- 前記アルカリ添加手段が、前記洗浄水のpHを8~13に調整するものである、請求項1~4のいずれか一項に記載のゲルマニウム基板洗浄水の製造装置。
- 前記酸素供給機構が酸素もしくは空気の直接注入装置、またはガス溶解膜である、請求項1~5のいずれか一項に記載のゲルマニウム基板洗浄水の製造装置。
