タンタルスパッタリングターゲット中の不純物は、半導体集積回路においてデバイス特性を劣化させる原因になるので、できるだけ高純度のものが好ましい。このため、本発明に係るタンタルスパッタリングターゲットは純度が99.99質量%以上(4N以上)であることが好ましく、99.995質量%以上であることがより好ましい。例示的には本発明に係るタンタルスパッタリングターゲットの純度は99.99質量%~99.9999質量%とすることができる。本発明において、純度が99.99質量%以上とは、グロー放電質量分析法(GDMS)にて組成分析したときの、Na、Al、Si、K、Ti、Cr、Mn、Fe、Co、Ni、Cu、Zn、Zrの合計値が100質量ppm以下であることを意味する。
後述するKAM値及び{100}面の配向面積率を制御しながら、タンタルスパッタリングターゲットのビッカース硬さを所定範囲に制御することで、膜厚均一性を向上させることができる。ビッカース硬さのみを制御しても膜厚均一性を向上させる効果はほとんど見られない。KAM値及び{100}面の配向面積率の適切な制御と組み合わせることで膜厚均一性が有意に向上する。
KAM(Kerner Average Misorientation)値は、結晶粒内における隣接測定点間の方位差を表し、EBSP(Electron Back Scattering Pattern)測定における結晶方位解析により、EBSP装置に付属している解析ソフトを用いることで結晶粒内の方位差を測定することで、算出可能である。本発明者の検討結果によれば、KAM値はある程度までは大きくなるほど膜厚均一性に寄与するが、あるところから急激に膜厚均一性が悪化する。

・0~5°の方位差を測定(方位差が5°以上の場合はすべて5°として扱う。)
膜厚均一性を高める上では、タンタルスパッタリングターゲットのスパッタリング面に垂直な断面を観察したときに、スパッタリング面の法線方向へ{100}面が配向する結晶粒の割合が大きいことも重要である。具体的には、スパッタリング面に垂直な断面をEBSP測定したとき、スパッタリング面の法線方向に対する方位差が15°以内で配向した{100}面の配向面積率の平均値が20%以上であることが好ましく、25%以上であることがより好ましく、30%以上であることが更により好ましい。理論によって本発明が限定されることを意図しないが、{100}面の配向面積率を制御することによって膜厚均一性が向上する理由は以下のように推察される。体心立方構造を有するタンタルは、原子の最密方向は<111>であり、スパッタ面とこの最密方向の関係が成膜速度の制御に重要になる。圧延面法線方向(ND)に対して{100}面が配向している場合、スパッタ面の法線方向に対する最密方向の角度が大きく(広角に)なるため、ウエハ面内で部分的に膜が厚くなる箇所が減少し、膜厚均一性の良好な薄膜を形成することができる。ただし、本発明者の検討結果によれば、{100}面の配向面積率は大きくなるほど膜厚均一性に寄与するが、40%付近を過ぎると結晶粒が潰れて形を維持できなくなり、急激に膜厚均一性が悪化する。このため、{100}面の配向面積率は40%以下であることが好ましい。

スパッタリング面に平行な方向(幅方向)の長さ=2mm
スパッタリング面に垂直な方向(厚み方向)の長さ=全厚み
・観察面の事前処理:研磨紙(#2000相当)で磨き、さらに研磨液を使用してバフ研磨して鏡面に仕上げ、得られた研磨面についてフッ酸、硝酸、塩酸の混合液で処理の条件で組織を現出

膜厚均一性を高める上では、スパッタリング面に垂直な断面で観察した結晶粒のアスペクト比の平均値が2.0以上であることが好ましい。ここで、結晶粒のアスペクト比というのは各結晶粒について板厚方向(スパッタリング面に垂直な方向)の結晶粒の長さに対する面内方向(スパッタリング面に平行な方向)の結晶粒の長さの比のことを指す。各結晶粒の板厚方向の長さは、断面観察時の各結晶粒における板厚方向の長さの最大値として定義される。また、各結晶粒の面内方向の長さは、断面観察時の各結晶粒における面内方向の長さの最大値として定義される。よって、結晶粒のアスペクト比が2.0以上であるというのは結晶粒が厚み方向(スパッタリング面の法線方向)につぶれた形状を有しており、結晶粒に比較的大きな歪みが生成していることを表す。理論によって本発明が限定されることを意図しないが、この歪みがハイパワースパッタ時の成膜速度の抑制に寄与しているものと考えられる。
本発明に係るタンタルスパッタリングターゲットは例示的には以下の手順で製造可能である。まず、高純度のタンタル原料、例えば純度が99.99質量%以上(4N以上)のタンタル原料を用意し、これを溶解鋳造してインゴットを作製する。その後、このインゴットを冷間で締め鍛造してビレットとし、これを適当なサイズに切断した後、熱処理(好ましくは750~1300℃)を行う。さらに、一次冷間鍛造及び一次熱処理(好ましくは750~1300℃)を順に行い、さらに二次冷間鍛造した後、2分割し、二次熱処理(好ましくは950~1100℃)を行う。本発明は上記の工程に制限されるものではなく、鍛造組織の調整のために、鍛造回数や熱処理の温度は適宜選択して実施することができる。
純度99.997質量%のタンタル原料を電子ビーム溶解し、鋳造して長さ1000mm、直径195mmφのインゴットを作製した。次に、このインゴットを冷間で締め鍛造し、直径150mmφとした後に必要長さで切断し、ビレットを得た。次に、1250℃の温度で熱処理し、再び冷間で一次鍛造し、1000℃で熱処理し、次いで冷間で二次鍛造を行い、2分割し、再度1000℃で熱処理した。
800℃での熱処理と仕上げ機械加工の間に更に表1に記載の全体圧下率及びワンパス当たりの圧下率の条件で最終冷間圧延を行ったこと以外は例1と同様の製造手順で厚さ6.35mm、450mmφの円盤状タンタルスパッタリングターゲットを作製した。なお、最終の冷間圧延時の最終パスは端数調整したために、表1に記載のワンパス条件よりも小さくなる。
上述した製造工程によって得られた各試験例のタンタルスパッタリングターゲットについて、サンプリングしてグロー放電質量分析法(GDMS)にて組成分析したところ、何れの試験例に係るタンタルスパッタリングターゲットにおいても、99.995質量%以上の純度を保持していた。
上述した製造工程によって得られた各試験例のタンタルスパッタリングターゲットについて、スパッタリング面のビッカース硬さを、JIS Z2244:2009に準拠して、MATSUZAWA社製型式MMT-X7を用いて200kg荷重の測定条件で求めた。ビッカース硬さの測定は各ターゲットについてスパッタリング面の中心部から周縁部まで径方向に等間隔で5箇所ずつ実施し、その平均値を測定値とした。結果を表1に示す。
上述した製造工程によって得られた各試験例のタンタルスパッタリングターゲットについて、スパッタリング面に垂直な方向に切断し、その断面を研磨紙(#2000相当)で磨き、さらに研磨液(株式会社フジミインコーポレーテッド製、POLIPLA #700)(以下、「ポリプラ液」という)を使用してバフ研磨して鏡面に仕上げ、得られた研磨面についてフッ酸、硝酸、塩酸の混合液で処理を行ってスパッタリング面に垂直な断面の組織を現出させた。次いで、スパッタリング面に垂直な断面(幅方向:2mm、厚み方向:全厚み)をEBSP装置(JSM-7001FTTLS型 電界放出電子顕微鏡/結晶方位解析装置 OIM6.0-CCD/BS)を用いて先述した測定条件で観察し、局所角度方位差(KAM値)を求めた。各ターゲットについて図1に示す5箇所の断面に対してKAM値を測定し、その平均値を求めた。結果を表1に示す。
上述した製造工程によって得られた各試験例のタンタルスパッタリングターゲットについて、スパッタリング面に垂直な方向に切断し、その断面を研磨紙(#2000相当)で磨き、さらにポリプラ液を使用してバフ研磨して鏡面に仕上げ、得られた研磨面についてフッ酸、硝酸、塩酸の混合液で処理を行ってスパッタリング面に垂直な断面の組織を現出させた。次いで、スパッタリング面に垂直な断面(幅方向:2mm、厚み方向:全厚み)をEBSP装置(JSM-7001FTTLS型 電界放出電子顕微鏡/結晶方位解析装置 OIM6.0-CCD/BS)を用いて先述した測定条件で観察し、スパッタリング面の法線方向に対する方位差が15°以内で配向した{100}面の配向面積率を求めた。各ターゲットについて図1に示す5箇所の断面に対して{100}面の配向面積率を測定し、その平均値を求めた。結果を表1に示す。
上述した製造工程によって得られた各試験例のタンタルスパッタリングターゲットについて、スパッタリング面に垂直な方向に切断し、その断面を研磨紙(#2000相当)で磨き、さらにポリプラ液を使用してバフ研磨して鏡面に仕上げ、得られた研磨面についてフッ酸、硝酸、塩酸の混合液で処理を行ってスパッタリング面に垂直な断面の組織を現出させた。次いで、スパッタリング面に垂直な断面を光学顕微鏡装置(Nikon社製型式 ECLIPSE MA200)によって先述した測定条件にて観察し、20個の結晶粒のアスペクト比を測定し、その平均値を求めた。結果を表1に示す。
次に、各試験例に係るスパッタリングターゲットを使用してスパッタリングを実施し、得られたスパッタ膜の膜厚均一性を評価した。膜厚均一性は、各ターゲットライフ毎(各ウエハ毎)の膜厚変動率(標準偏差/平均値×100)の「平均値」を用いて評価した。ターゲットライフは、スパッタリング時の電力と総スパッタリング時間との積算で表すことができる。例えば、15kWの電力において、100時間スパッタリングした場合のターゲットライフは1500kWhとなる。
試験番号1~3のタンタルスパッタリングターゲットに対して、試験番号4~7のタンタルスパッタリングターゲットは膜厚均一性が向上したことが分かる。これは、試験番号4~7においては、ビッカース硬さ、KAM値、及び{100}面の配向面積率のすべてが適切な値に制御されたことによる。試験番号4~7の中でも、結晶粒アスペクト比を好適化した試験番号6及び7は特に膜厚均一性が優れていた。
Claims (5)
- 純度が99.99質量%以上、スパッタリング面のビッカース硬さの平均値が85~110Hvであり、且つ、次の(1)~(2)のうち両方の条件を満たすタンタルスパッタリングターゲット。
(1)スパッタリング面に垂直な断面をEBSP測定したとき、局所角度方位差(KAM値)の平均値が0.2°~2.8°である。
(2)スパッタリング面に垂直な断面をEBSP測定したとき、スパッタリング面の法線方向に対する方位差が15°以内で配向した{100}面の配向面積率の平均値が20%以上である。 - スパッタリング面に垂直な断面で観察した結晶粒のアスペクト比の平均値が2.0以上である請求項1に記載のタンタルスパッタリングターゲット。
- 前記局所角度方位差(KAM値)の平均値が1.0°~2.5°である請求項1又は2に記載のタンタルスパッタリングターゲット。
- スパッタリング面に垂直な断面をEBSP測定したとき、スパッタリング面の法線方向に対する方位差が15°以内で配向した{100}面の配向面積率の平均値が30%以上である請求項1~3のいずれか一項に記載のタンタルスパッタリングターゲット。
- 請求項1~4のいずれか一項に記載のタンタルスパッタリングターゲットをスパッタすることを含む成膜方法。
